本発明は、規則的パターン、特に光学的な規則的パターンの欠陥を検査する装置に関するものである。

【従来の技術】
従来、光学的な規則的パターンの欠陥を検査する欠陥検査装置としては、検査すべき規則的パターンを移送しながら2次元のカメラやラインセンサカメラによって規則的パターンを撮像し、得られた規則的パターンの画像をメモリに蓄えた後、各規則的パターンの画像を比較処理して欠陥の検査を行う装置が知られている。

また、検査すべき規則的パターンをCCD(Charge Coupled Device)ラインセンサで撮像してパターンに対応した画像を得ると共に、その画像を規則的パターンの1周期の画素(絵素)の整数倍に相当する画素分だけ遅延させ、更に画像信号の1周期ごとの画素情報と比較して各周期におけるパターンを認識するようにした欠陥検査装置(特開昭55−74409号;「繰り返しパターンの欠陥検査方式」参照)や、検査すべき規則的パターンをパターンの配列方向に移送しながらCCDラインセンサで撮像してその繰り返し周期ごとの画素数の総和に対応した信号を取得し、この1周期分の総画素数に対応した信号を標準の画素数に対応した信号と比較することにより欠陥の有無を判別するようにした欠陥検査装置(特開昭55−87431号;「繰り返しパターンの欠陥検査方式」参照)が提案されている。

【発明が解決しようとする課題】
しかしながら、2次元のカメラを用いた欠陥検査装置においては、画像蓄積処理を行ってから比較処理を行うという2段階の処理を要するため、検査に長時間を要するという問題があった。また、撮像のためには規則的パターンの移送を一時停止しなくてはならないため、そのための機構が必要となり、また、2次元でデータを取得するためには光源や搬送機等の装置も大きくせざるを得ないので、装置全体が大型化すると共にコストがかかるという問題があった。

また、ラインセンサカメラを用いた欠陥検査装置においては、市販のラインセンサカメラではダイナミックレンジが十分に高いとはいえないため、微小な規則的パターンの欠陥を検出する装置としては十分なものとならないという問題があった。

また、CCDラインセンサカメラを用いた装置では、撮像対象が規則的パターンであることから規則的パターンとCCDチップとの間で干渉縞(モアレ)が発生し、これにより欠陥の誤認率が高くなるという問題があった。

また、上記特開昭55−74409号の「繰り返しパターンの欠陥検査方式」では、画素ごとに比較を行っているため、入力系に混在するノイズの影響を受け易く、このノイズを欠陥と誤認識し易いという問題があった。また、規則的パターンとCCDチップとの間で発生する干渉縞の影響を受けた場合にも、欠陥と誤認識し易いという問題があった。

こうした誤認識を回避しようとして、ノイズ等を軽減させるために平滑処理等を行った場合、疑似欠陥の誤認識は減少するが、欠陥の不認識を起こし易くなる。また、撮像時間を長くしてノイズを減少させた場合も、疑似欠陥の誤認識は減少するが、欠陥検出時間が長くなる。しかも、検査ライン速度を撮像時間に合わせて遅くしなければならなくため、ライン速度を遅くできない場合には実現することができない。

また、上記特開昭55−87431号の「繰り返しパターンの欠陥検査方式」では、規則的パターンの画素数の総和が対象となるため、規則的パターン中に部分的張りのあるようなプラスの欠陥と部分的欠けのあるようなマイナスの欠陥とが同時に存在する場合には、欠陥の検出が難しいという問題があった。

本発明は、上記の事情に鑑みなされたもので、規則的パターンの欠陥を詳細かつ精度良く検出することのできる装置を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、本発明の規則的パターンの欠陥検査装置は、被検査物上において所定方向に沿って所定の繰り返し周期で配列されている複数の規則的パターンの欠陥を検査する装置であって、(a)この規則的パターンを撮像し、この規則的パターンの画像情報を取得する撮像部と、(b)この画像情報に基いて、画像上において規則的パターンの繰り返し周期の整数倍の周期で規則的パターンの配列方向に沿って配列された3個の領域の画像濃度S1、S2及びS3を取得し、これらの画像濃度S1、S2及びS3を比較することで規則的パターンの欠陥を検出する欠陥検出部とを備えている。

欠陥検出部は、画像濃度S1、S2及びS3を用いて、2×S2−S1−S3の演算を行い、この演算結果に基づいて規則的パターンの欠陥を検出するものであると良い。この欠陥検出部は、上記演算により生じる疑似欠陥信号を除去して欠陥を検出するものであるとさらに良い。

本発明の欠陥検査装置は、(c)被検査物を所定方向に沿って移動させる搬送ステージをさらに備えていると良い。このとき、搬送ステージは被検査物を継続的に移動させるものであり、撮像部は上記画像情報を所定の時間間隔で欠陥検出部に送出するものであっても良い。また、搬送ステージは被検査物を継続的に移動させるものであり、撮像部は被検査物が所定距離を移動するごとに上記画像情報を欠陥検出部に送出するものであっても良い。

本発明の欠陥検査装置が備える撮像部は、所定方向に沿った1次元の画像情報を取得するものであっても良い。このとき、欠陥検出部は、規則的パターンの配列方向と直交する方向に沿った複数ラインの1次元画像情報を同時に処理することにより、冒頭で述べた3個の領域であってこの複数ラインにわたるものの画像濃度を比較するものであると良い。

この撮像部の第1の態様としては、▲1▼規則的パターンの配列方向に延びた発光部を有するライン光源であってこの発光部から出射する検査光を被検査物に照射するものと、▲2▼所定方向に延びる受光部を有する1次元撮像素子であって検査光のうち被検査物を透過したものを受光するものとを備えるものが考えられる。このとき、1次元撮像素子の配置を調整する手段をさらに備えていると好適である。また、第2の態様としては、▲1▼被検査物に検査光を照射するとともにこの検査光を規則的パターンの配列方向に沿って走査する光源と、▲2▼規則的パターンの配列方向に沿って延びる受光面を有する光検出手段であって検査光のうち被検査物を透過したものを受光するものとを備えるものが考えられる。

【作用】
本発明の欠陥検査装置は、上述したような周期で配列された3個の領域の画像濃度S1、S2及びS3を比較し、これによって画像上の規則的パターンのうちこれらの領域の近傍に位置する第1、第2及び第3のパターンを比較する。この比較により欠陥の検出が行われる。この比較は、例えば、2×S2−S1−S3の演算を行うことで達成され、この場合は第2のパターンの欠陥が検出される。上記領域と同様に配列された別の3個の領域の画像濃度について同様の比較を繰り返すことで、これらの領域と同一周期で配列された様々な3個のパターンについて比較を行うことができる。

3個のパターンを比較することで、欠陥の有無のみならず、欠陥の種類、位置、大きさ等を検出することが容易になる。例えば、2×S2−S1−S3の演算を行った場合、この演算値の符号から欠陥の種類が検出される。これにより、被検査物の規則的パターンにプラスの欠陥(張り欠陥)とマイナスの欠陥(欠け欠陥)とが同時に存在してもそれぞれを識別し、検出することが可能である。欠陥の位置は、欠陥が検出されたときの第2の領域がどのパターンについての画像濃度を表しているかに応じて求まる。欠陥の大きさは、パターン全体を包含する領域同士の画像濃度を比較した場合は上記演算値の絶対値から、また、画像上のパターンを複数に分割した領域同士の画像濃度を比較した場合は、一つのパターンについて欠陥が検出された領域の数から求められる。

本発明の欠陥検査装置のうち演算により生じる疑似欠陥信号を除去して欠陥を検出するものによれば、疑似欠陥が真の欠陥であると誤認されることが防止されるので、検出精度の高い欠陥検査が行われる。

本発明の欠陥検査装置のうち搬送ステージを備えるものは、規則的パターンを有する被検査物をこの搬送ステージによって継続的に移動させながら撮像を行う。これにより取得された画像情報は順次に欠陥検出部へ送出され、欠陥検出部はこの画像情報に基づいて欠陥を検出する。したがって、この装置によれば、効率良く欠陥が検出される。ここで、撮像部が所定の時間間隔で画像情報を送出する場合は、高速で画像情報を取得することができる。また、撮像部が、被検査物が所定距離を移動するごとに画像情報を欠陥検出部に送出する場合は、搬送ステージによる被検査物の移動速度が時間的に不均一な場合でも、一定の距離間隔で画像のサンプリングを行うことができる。

以下、添付図面を参照しながら本発明の実施例を詳細に説明する。なお、図面の説明において同一の要素には同一の符号を付し、重複する説明を省略する。また、図面の寸法比率は説明のものと必ずしも一致していない。

図1は、本実施例に係る規則的パターンの欠陥検査装置の構成を示す概略図である。この装置は、被検査物10上において、所定方向に沿って所定の繰り返し周期で配列された規則的パターンの欠陥を検査するものである。

複数の被検査物10は、規則的パターンの配列方向と直交する方向、即ち図中の矢印で示す搬送方向に沿って一定の間隔をおいて搬送用の1軸ステージ12上に搭載されている。この1軸ステージ12は、被検査物10を図1の搬送方向に沿って所定の速度で継続的に移動させるものである。1軸ステージ12は、ステージコントローラ14を介して制御部16に接続されており、このステージコントローラ14によって搬送速度等が調整されるようになっている。また、1軸ステージ12にはエンコーダ48が付設されており、このエンコーダ48は制御部16に接続されていて、被検査物10の移動距離を表示するデータ信号を制御部16に出力するようになっている。

1軸ステージ12の下方には、規則的パターンの配列方向に沿って延びる1次元のライン光源18が設置され、所定の速度で移動する被検査物10に対し、検査ビーム光を下方から照射するようになっている。本実施例では、ライン光源18として日本ピー・アイ株式会社製の伝送ライトを用いたが、直流点灯の蛍光灯等を用いることもできる。

次に、本実施例の欠陥検査装置の動作、及び本実施例の装置を用いた欠陥検査方法について説明する。

まず、検査を開始するに先立って、検査条件の設定を行う。初めに、ラインセンサカメラ60の向きの補正を行う。これは、図6に示すように、ラインセンサカメラ60に付設されている回転ステージ61を駆動させ、規則的パターンの配列方向とラインセンサカメラ60の走査方向とが一致するようにラインセンサカメラ60の向きを補正するものである。具体的には、まず、検査すべき規則的パターンと同一の疑似パターンを作成し、その疑似パターン上に規則的パターンと平行で規則的パターンより若干大きめの目印孔を作成しておく。次いで、1軸ステージ12により規則的パターンを疑似パターンの目印孔の位置へ移動させて画像データを取得し、このデータから求められる疑似パターン上の目印孔の濃度が全て同一となるように回転ステージを駆動させて、位置合わせを行う。

次いで、ラインセンサカメラ60の高さの調整を行う。具体的には、規則的パターンの繰り返し周期がラインセンサカメラ60の画素の整数倍となるように高さを調整する。このためには、まず、幅が既知でコントラストが鮮明な治具をラインセンサカメラ60で撮像し、データを取得する。そしてこのデータを欠陥検出回路28のLUT28eで2値化し、幅を計測して1画素の長さの実寸値を算出する。なお、LUT28eは、制御部16によって検査条件の設定用に書き替えられており、検査時においてデータの3値化を行う場合とは設定が異なっている。この後、制御部16は、ラインセンサ・コントローラ66にデータを送り、規則的パターンの繰り返し周期が1画素の長さの整数倍となるように高さ調整用ステージ64を駆動させてラインセンサカメラ60の高さを調整する。なお、このときのラインセンサカメラ60の高さは制御部16によって記憶されるため、次回に同一の規則的パターンを検査する際には、ラインセンサカメラ60はその高さ位置に自動的に移動するようになる。なお、本実施例では、規則的パターンの繰り返し周期がラインセンサカメラ60の3画素分の長さとなるように設定する。

次いで、ラインセンサカメラ60のフォーカス制御を行う。具体的には、レンズフォーカス・コントローラ62によりレンズ58の位置を調整してラインセンサカメラ60がジャストフォーカスよりも微小量デフォーカスとなるように調節する。デフォーカス量はラインセンサカメラ60に取り込まれた光波形データに基づいて制御部16により設定される。レンズフォーカス・コントローラ62は、このデフォーカス量に応じてレンズ58の位置を調整する。

ラインセンサカメラ60を微小量デフォーカスとすることで、規則的パターンとラインセンサカメラ60との間に発生する干渉縞(モアレ)を除去あるいは抑制することができる。この干渉縞はジャストフォーカス時において強く現れ、デフォーカス時においては弱くなるので、意識的にラインセンサカメラ60を微小量デフォーカスとすれば、干渉縞が除去あるいは抑制される。干渉縞が画像データに含まれていると、干渉縞の濃度変位が欠陥と誤認され、検査精度が低下する可能性があるが、上記のようにして干渉縞を除去あるいは抑制すれば欠陥検査の精度を高めることができる。レンズ58のフォーカス位置は、制御部16によって記憶されるため、次回に同一の規則的パターンを検査する際には、レンズ58はその位置に自動的に移動するようになる。なお、干渉縞の影響が生じないような規則的パターンやアナログフィルタ回路60bで干渉縞の影響をほぼ完全に除去できるような規則的パターンを検査する場合は、ラインセンサカメラ60を微少量デフォーカスに調節しなくても良い。

次いで、ラインセンサカメラ60のシェーディング補正データを取得する。具体的には、ライン光源18を点灯させシャッタ56を開いた状態でシェーディング補正回路28a及び暗電流補正回路28bをスルーにし、加算器28cにより、データを安定させるために設定された回数分の加算平均を行う。得られたデータは、制御部16に送出されるが、制御部16は、このデータからシェーディング補正データを作成し、これをシェーディングデータメモリ68(図5)に送出して記憶させる。
