【発明の属する技術分野】
本発明はLSI、超LSIなどの半導体用デバイスまたは液晶表示用デバイスの製造においてリソグラフィーを行う際に、パターンが描かれた露光原版等のゴミよけとして使用されるリソグラフィー用のペリクルを収納するための容器に関するものである。

【従来の技術】
LSI、超LSIなどの半導体用デバイスまたは液晶表示用デバイスの製造においては、シリコンウエーハなどの半導体ウエーハまたは液晶用原版上に露光原版(本明細書中ではフォトマスク、レチクル等を総称した意味で用いる)を配置し、この露光原版に光を照射してこれを透過した光によりパターンを転写すること、すなわちリソグラフィーが行われている。

しかしながら、このような工程において露光原版に異物(ゴミ)が付着していると、この異物が光を吸収したり光を曲げてしまうため、半導体ウエーハや液晶用原版上に転写されるパターンが変形したり、エッジががさついたものとなるほか、白地が黒く汚れたりして、寸法、品質、外観などが損なわれ、その結果、半導体用デバイスや液晶表示用デバイスの性能や製造歩留りの低下をもたらすといった問題が生じる。

このような問題を回避するため、通常、リソグラフィーは、クリーンルーム内で行われる。しかしながら、クリーンルーム内でも露光原版を完全に清浄に保つことは困難である。そこで、露光原版の表面に異物等が付着しないように、露光用の光を良く透過させるペリクルを装着する方法が採られている。
このようにペリクルを装着した場合、異物(ゴミ)は露光原版の表面には直接付着せずにペリクル膜上に付着する。したがって、リソグラフィー時に焦点を露光原版のパターン上に合わせておけば、このような異物(ゴミ)の存在は転写とは無関係となり、上述した問題が生じることはない。

このようなペリクルは、その目的上それ自身に異物が付着してはならない。したがって、通常、ペリクルの輸送や保管に際しては、ペリクルにゴミ等の異物が付着しないようにペリクル収納容器に収納される。
このようなペリクル収納容器としては、図5に示されるように、容器本体1と蓋体2とこの容器本体1と蓋体2とを固定するクリップ3とから概略構成されてなるものが提案されている(実公平6−45965号公報)。
なお、ここでこのペリクル収納容器に収納されるペリクルについて簡単に説明すると、図5および図6に示すようにペリクル21は、ペリクル枠22と、このペリクル枠22の上端面に張設されたペリクル膜23と、ペリクル枠22の下端面に設けられ、ペリクル枠22を露光原版に接着するための粘着層24と、この粘着層24を保護するライナー25とから構成されるものである。

上記容器本体1は、図7および図8に示すように、略正方形の板状のものであり、その外周には蓋体2と嵌着しクリップ3により固定される嵌着凸部4が形成された嵌着部5が設けられている。この嵌着部5の内側には、このペリクル収納容器に収納されるペリクル21のペリクル枠22が載置される長方形の載置台6が嵌着部5より一段高い位置に形成されている。なお、ペリクル枠22は、載置台6上にその下端面、すなわち露光原版に接着される側が接触するように載置される。
このように載置台6を高い位置に設け、ペリクル21を高い位置に保持することにより、異物等は載置台6周囲の嵌着部5に集まることから、ペリクル21に異物等が付着する機会が少なくなる。

上記載置台6の外周には、その四隅近傍にそれぞれ2カ所、計8カ所位置決め部7が設けられている。この8個の位置決め部7により、載置台6に載置されたペリクル枠22は位置決めされ、水平方向の動きが固定される。すなわち、位置決め部7がペリクル枠22の外側もしくはライナー25の外側から接触することにより、ペリクル21の水平方向の移動を不可能としているのである。
図5および図6は、このような容器本体1に蓋体2が嵌着された状態を示すものである。

上記蓋体2は、その外周に蓋体嵌着部8が設けられており、この蓋体嵌着部8の最外周には前記容器本体1の嵌着凸部4と嵌着しクリップ3により固定される嵌着凹部9が設けられている。この蓋体嵌着部8の内側には、収納されるペリクル21のペリクル枠22上端面と接触し、前記載置台6との間にペリクル枠22を挟持することにより、ペリクル枠22を固定し、鉛直方向移動不能とする固定部10が一段高い位置に形成されている。
ここで、ペリクル枠22上端面とは、ペリクル膜23が張設される側のペリクル枠22の端面をいう。
この固定部10が載置台6との間にペリクル枠22を挟持する点については、図6にさらに詳しく示されている。
上記固定部10のさらに内側の部分は、収納されたペリクル21のペリクル膜23と接触しないようにさらに一段高く形成されている。

このようなペリクル収納容器へのペリクル21の収納については、まず容器本体1の載置台6上の位置決め部7により位置決めされる位置にペリクル21を載置する。これにより位置決め部7がライナー25の外側から接触することによりペリクル21の水平方向の動きを固定する。次いで、容器本体1の嵌着凸部4に蓋体2の嵌着凹部9を嵌着させ、クリップ3により固定することにより、載置台6と固定部10との間にペリクル枠22を挟持することができ、ペリクル21の鉛直方向の移動も固定することができる。これにより、ペリクル収納容器内にペリクル21を固定して収納できることから、例えば輸送に際してもペリクル21とペリクル収納容器の各部とが擦れ合って異物等を発生することがほとんどない。

【発明が解決しようとする課題】
一方、このようなペリクル収納容器からペリクル21を取り出す方法としては、位置決め部7の間からペリクル21に直接手をかけて取り出す方法等がなされていたが、これでは手等に付着した異物がペリクル膜23に付着したり、過大な力が加わりペリクル21が歪んだりする可能性があり好ましくない。したがって、これに代わる方法として治具を用いて取り出す方法等が考えられる。この治具(以下、ペリクル取り出し用治具とする。)を用いてペリクル収納容器からペリクル21を取り出す場合でも、ペリクル膜23に異物が付着しないように細心の注意を払う必要がある。このような観点から、ペリクル取り出し用治具を用いてペリクル21を取り出す際に、この治具がペリクル21を把持する最も良い場所は、ペリクル枠22の外周であるとされている。

しかしながら、従来のペリクル収納容器においては、ペリクル21が載置される載置台6の周囲にはペリクル21の水平方向の動きを固定する位置決め部7が設けられており、この結果、図5および図6に示すように、ペリクル枠22の外周には位置決め部7が存在することになる。したがって、ペリクル取り出し治具によりペリクル枠22外周を把持しようとしても、位置決め部7がペリクル枠22外周に点在することから、位置決め部7が邪魔して治具がペリクル枠22外周を把持することができない。
このような位置決め部7に当たらないような治具を考えることは可能であるが、構造が複雑となる点、ペリクル収納容器の位置決め部7の位置が異なればそれに応じた治具が必要となる点、外周を把持する場合でも位置決め部7に接触しない様に把持しなければならず、また接触した場合には破損による異物が発生する点等の種々の問題があった。

本発明は上記問題点に鑑みてなされたもので、位置決め部7の位置等を考慮せずにペリクル取り出し用治具を設計・製造でき、かつその治具を用いてペリクル21を取り出す場合でも、位置決め部7との接触に対して注意する必要のないペリクル収納容器を提供することを主目的とするものである。

【課題を解決するための手段】
上記目的を達成するために、本発明は請求項1において、収納されるペリクルのペリクル枠の下端面が接するようにペリクル枠が載置される載置台を有する容器本体と、前記載置台に載置されたペリクル枠の上端面に接することにより載置台との間でペリクル枠を挟持する固定部を有する蓋体とからなるペリクル収納容器において、載置台に載置されたペリクル枠の外側にペリクルの位置決め部を設けず、前記ペリクル枠の内側からペリクルを固定するように前記載置台のペリクル枠の内周に沿った部分に、もしくはペリクル枠にライナーが設けられている場合は前記載置台のライナーの内側に沿った部分に凸部を設けるようにした。

このように、ペリクル枠の内側からペリクルを固定するように前記載置台の内側に凸部を設けることにより、ペリクル枠の内側からペリクルの位置決めを行い、ペリクルを固定しその水平方向の移動を不能としている。したがって、ペリクル枠の外側に位置決め部を設けなくてもペリクルの水平方向の移動を固定することができることから、位置決め部の位置等を考慮せずにペリクル取り出し治具を設計・製造でき、またこの治具を用いてペリクルを取り出す場合でも、位置決め部との接触に対して注意する必要がない。さらに、このペリクル取り出し治具と位置決め部が接触することにより生ずる異物の発生等のおそれもない。

この場合、請求項2に記載するように、凸部が載置台より最大0.5〜5mm高く形成されていることが好ましい。
0.5mm以上であれば、ペリクルの位置決めが容易に行うことができ、また水平方向の移動を固定するという効果を十分奏し得るからであり、5mm以下であれば、凸部がペリクル膜に接触する可能性がほとんどないからである。

さらに、請求項3に記載するように、凸部が載置台の高さから5度〜90度の角度で立ち上がるように形成されていることが好ましい。
5度より小さい場合は、ペリクルの位置決めが困難となる可能性があり、また水平移動を固定する効果を奏し難い場合もあるからである。一方、90度を越える角度とした場合は、ペリクル枠内側と凸部とが接触した場合に、凸部の頂部のみがペリクル枠内側と接触することになり、凸部もしくはペリクル枠の摩耗・損傷等により異物が生じる可能性があるからである。

さらにまた、請求項4に記載するように、凸部がペリクル枠の内側全周にわたって形成されていることが好ましい。
凸部をペリクル枠内側全周にわたって形成することにより、ペリクルの位置決めが容易となり、またペリクル枠もしくはライナーと凸部とが全周にわたって接触するため、接触圧が小さくなり、摩耗・損傷等により異物が発生する可能性が極めて低くなるからである。

【発明の実施の形態】
次に、本発明の実施の形態を図面を用いて説明するが、本発明はこれらに限定されるものではない。
図1〜図4は本発明のペリクル収納容器の一例を示すものであり、図1はその断面図、図2はその要部を拡大した拡大断面図、図3はこのペリクル収納容器の容器本体を示す平面図、図4はその断面図を示す。

本発明の一例であるこのペリクル収納容器は、従来技術の欄で説明した図5〜図8に示す従来のペリクル収納容器の位置決め部7の代わりに凸部11を設けたところに大きな特徴を有するものである。よって、他の部材で同一の部材がある場合には、同一の番号を付して説明する。
本発明に係るペリクル収納容器は、図1に示すように、容器本体1に蓋体2が嵌着してなるものであり、これら容器本体1と蓋体2とはクリップ3により固定されている。

上記容器本体1は、図3及び図4に示すように、嵌着凸部4を有する嵌着部5、載置台6および凸部11より構成されるものである。ここで嵌着部5および載置台6に関しては、載置台6の内側に凸部11が設けられた点以外は、上述した従来のペリクル収納容器と同様であるので説明を省略する。
上記凸部11は載置台6外周から所定の幅をおいてその内側に設けられたものである。ここで、この所定の幅とは載置台6の幅に相当し、これはペリクル枠22の幅(ペリクル枠22の内周面から外周面までの距離)もしくはライナー25の幅と同等かもしくはそれより大きいことが好ましい。

この凸部11は、載置台6の高さから60°の角度で立ち上がり、1mm上昇したところで載置台6と平行になるように形成されている。また、凸部11の外周は、載置台6上に載置されるペリクル21のペリクル枠22の内周もしくはライナー25の内周の位置に相当する部分に設けられている。この凸部11の外周により、ペリクル21の水平方向の位置決めをし、固定するためである。
なお、ペリクル枠22に粘着層24およびライナー25が設けられており、このライナー25がペリクル枠22の内側面より内側にはみ出している場合は、ライナー25により位置決めを行う必要がある。したがって、凸部11もこのライナー25の内周を基準として形成される。

ここで、凸部11の載置台6の高さからの立ち上がりの角度、すなわち載置台6の内周からその内側に向けて凸部11が徐々に高くなっていく角度に関しては、ペリクル枠22の水平方向の位置決めおよび固定が可能であれば特に制限されるものではないが、好ましい範囲として挙げるのであれば、5度から90度の範囲内である。
立ち上がり角度が5度より小さい場合は、ペリクル21の位置決めが困難となる可能性があり、また水平移動を不能とし、固定する効果を奏し難い場合もあるからである。一方、90度を越える角度とした場合は、ペリクル枠22内側と凸部11とが接触した場合に、凸部11の頂部のみがペリクル枠22内側と接触することになり、凸部11もしくはペリクル枠22の摩耗・損傷等により異物が生じる可能性があるからである。
特に好ましい立ち上がりの角度としては、45度〜75度の範囲内の角度である。

また、凸部11の載置台6からの最大高さであるが、これもペリクル枠22の水平方向の位置決めおよび固定が可能であれば特に制限されるものではない。しかしながら好ましい高さとして挙げるのであれば、凸部11が載置台6より0.5〜5mmの範囲内で高く形成されていることである。
0.5mm以上であれば、ペリクル21の位置決めが容易に行うことができ、また水平方向の移動を固定するという効果を十分奏し得るからであり、5mm以下であれば、凸部11がペリクル膜23に接触する可能性がほとんどないからである。特に好ましい高さとしては、0.5mm〜1.0mmの範囲内の高さである。

この凸部11は、図3および図4に示されるように、ペリクル21が載置台6に載置された際に、ペリクル枠22の内周もしくはライナー25の内側に沿った部分に相当する部分の全周にわたって形成されていてもよいが、これに限定されるものではなく、ペリクル21が位置決めされ水平方向に対して固定されるのであれば、その一部に形成されたものであってもよい。
また、図3および図4に示されるように、ペリクル枠22の内周もしくはライナー25の内側に沿った部分に相当する部分の内側全面にわたって凸部11が形成されてもよいが、これに限定されるものではなく、ペリクル枠22の内周もしくはライナー25の内側に沿った部分に相当する部分に凸部11が形成されていればその内側に関しては、ペリクル膜23に接するものでない限り、いかなる形状であってもよい。上記部分、すなわちペリクル枠22の内周もしくはライナー25の内側に沿った部分に相当する部分に凸部11が形成されていれば、ペリクル21の水平方向の位置決め・固定が可能だからである。
このような凸部11の他の例としては、例えば、図5〜図8に示す従来のペリクル収納容器の位置決め部7のような突起が、載置台6に載置されたペリクル枠22の内周もしくはライナー25の内側に沿った部分に相当する部分に複数個形成されたもの等を挙げることができる。

次に、上記容器本体1に嵌着する蓋体2について説明する。
この蓋体2は、容器本体1の嵌着凸部4と嵌合する嵌着凹部9を有する蓋体嵌着部8と、その内側に固定部10を有するものである。
この固定部10は、図2に示すように載置台6との間にペリクル枠22を挟持することによりペリクル21の鉛直方向の動きを固定するものである。したがって、固定部10は、蓋体2が容器本体1と嵌合した状態で、載置台6上方に位置し、少なくとも固定部10の内周が挟持するペリクル枠22の外周より内側となるように配置される必要がある。

そして、この固定部10と載置台6との間にペリクル枠22を挟持した際に、固定部10がペリクル膜23にかかるとペリクル膜23に不要な歪みや傷等を加えるおそれがあることから、固定部10の内周側は、ペリクル枠22内周の外側に位置するように配置されることが好ましい。
さらに、ペリクル枠22を安定に挟持するために、固定部10は載置台6と平行に形成されることが好ましい。

本発明のペリクル収納容器に用いられる材質としては、特に限定されるものではなく、一般に用いられている樹脂材料、金属等を用いることができる。
具体的には、ポリプロピレン、ポリエチレン、アクリロニトリル−ブタジエン−スチレン共重合体(ABS)、フェノール−ホルムアルデヒド樹脂(PFA)、ポリテトラフルオロエチレン(PTFE)、ポリメタクリル酸メチル(PMMA)等の樹脂材料、アルミ、アルミ合金、ステンレススチール等の金属等を挙げることができる。

次に、このような本発明に係るペリクル収納容器にペリクル21を収納する方法について説明する。
まず、容器本体1の載置台6上に収納するペリクル21を載置する。次いで、このペリクル21のペリクル枠22の内周、もしくは粘着層24およびライナー25が設けられている場合はこのライナー25の内側を凸部11に沿うようにすることによりペリクル21を位置決めして水平方向について固定する。

そして、蓋体2を嵌着凸部4と嵌着凹部9とが嵌合するように容器本体1上にかぶせる。これにより、蓋体2の固定部10は、図2に示すようにペリクル枠22の上端面に接することになる。
最後にクリップ3で容器本体1と蓋体2を固定することにより、固体部10および載置台6は、両者の間にペリクル枠22を挟持することになり、ペリクル21の鉛直方向の移動を不能とし、固定する。
このようにして、ペリクル21はペリクル収納容器内に水平方向および鉛直方向のいずれに対しても固定されて収納される。

【実施例】
以下、本発明を実施例と比較例とを挙げて説明する。
(実施例)
図1〜図4に示すペリクル収納容器を、容器本体1についてはABS、蓋体2についてはPMMA、そしてクリップ3についてはポリ塩化ビニル(PVC)を材質として用いて作成した。
このペリクル収納容器にペリクルを収納した後、治具Aおよび治具Bの2種類のペリクル取り出し治具を用い、実施例のペリクル収納容器からペリクルを取り出す実験を行った。

(実験例1)
まず、ペリクル取り出し治具Aを用いた実験について説明する。
ペリクル取り出し治具Aは、図9および図10に示すように、治具本体31と把持アーム32とから概略構成されてなるもので、図9が把持アーム32が開いた状態を示し、図10が把持アーム32が閉じた状態、すなわち把持アーム32がペリクル枠21を把持した状態を示すものである。
上記治具本体31内部には左右にスライド可能な不図示のスライド機構が内蔵されており、これに把持アーム32が取り付けられている。上記スライド機構を作動させることにより、把持アーム32が左右に動きペリクル21のペリクル枠22外側を把持するようになっている。

このようなペリクル取り出し治具Aを用いて、上記実施例のペリクル収納容器に収納されたペリクルの取り出しを試みた。
図11に示すように、実施例のペリクル収納容器の容器本体1においては、収納されたペリクル21のペリクル枠22の外側に位置決め部等が存在しないことから、取り出し治具Aを用いて容易にペリクル21を取り出すことができた。

(実験例2)
次に、ペリクル取り出し治具Bを用いた実験について説明する。
ペリクル取り出し治具Bは、図12および図13に示すようにペリクル膜23とこの治具とが接触しないように設けられた開口部33を有する把持板34と、この把持板34のペリクル枠22の外周部に接触する部分に一カ所設けられたクランパー35とから概略構成されてなるものである。このクランパー35は、把持板34から突出する球形の突出部と、この突出部を外側に向けて押し出すバネ部とから構成されている。上記把持板34には取扱を容易にするための取手36が設けられている。
このペリクル取り出し治具Bは、図13に示すように把持板34をペリクル枠22にかぶせることにより、クランパー35が機能してクランパー35が取り付けられた把持板34の部分に対向する方向にペリクル枠22を押しつけてペリクル21を把持する機構となっている。

このようなペリクル取り出し治具Bを用いて、上記実施例のペリクル収納容器に収納されたペリクル21の取り出しを試みた。
図14に示すように、実施例のペリクル収納容器の容器本体1においては、収納されたペリクル21のペリクル枠22の外側に位置決め部等が存在しないことから、取り出し治具Bをペリクル21上方から嵌め込むことができ、これにより容易にペリクル21を取り出すことができた。

(比較例)
図5〜図8に示すペリクル収納容器を、実施例と同様の材質を用いて作成した。
この比較例のペリクル収納容器にペリクルを収納した後、治具Aおよび治具Bの2種類のペリクル取り出し治具を用いて比較例のペリクル収納容器からペリクルを取り出す実験を行った。

(実験例3)
図9および図10に示すペリクル取り出し治具Aを用いて比較例のペリクル収納容器からペリクル21を取り出す実験を行った。
図15に示すように、ペリクル取り出し治具Aの把持アーム32が位置決め部7に当たることから、ペリクル枠22を挟むことができない。したがって、このペリクル取り出し治具Aでは比較例のペリクル収納容器からペリクル21を取り出すことはできなかった。

(実験例4)
図12および図13に示すペリクル取り出し治具Bを用いて比較例の収納容器からペリクル21を取り出す実験を行った。
図16に示すように、ペリクル取り出し治具Bの把持板34は、位置決め部7が当たることから、ペリクル枠22に完全にかぶせることができない。このため、クランパー35が機能せずペリクル21を把持することができない。
したがって、このペリクル取り出し治具Bでも比較例のペリクル収納容器からペリクル21を取り出すことはできなかった。

なお、本発明は、上記実施形態に限定されるものではない。上記実施形態は、例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。

【発明の効果】
本発明は、収納されるペリクルのペリクル枠の下端面が接するようにペリクル枠が載置される載置台を有する容器本体と、前記載置台に載置されたペリクル枠の上端面に接することにより前記載置台との間でペリクル枠を挟持する固定部を有する蓋体とからなるペリクル収納容器において、前記載置台に載置されたペリクル枠の内側からペリクルを固定するように前記載置台の内側に凸部を有することを特徴とするペリクル収納容器である。

このため、ペリクル枠の内側からペリクルの位置決め、およびペリクルの固定を行うことができる。したがって、ペリクル枠の外側に位置決め部を設けなくてもペリクルの水平方向の移動を固定することができることから、位置決め部の位置等を考慮せずにペリクル取り出し治具を設計・製造でき、またこの治具を用いてペリクルを取り出す場合でも、位置決め部に当たらないように注意する必要がなく、さらにこのペリクル取り出し治具と位置決め部が接触することにより生ずる異物の発生等のおそれもないという効果を奏するものである。
