【発明の属する技術分野】
本発明は、液状エポキシ樹脂組成物を用いて半導体装置を製造する方法、及びこの方法によって製造される半導体装置に関するものである。

【従来の技術】
液状エポキシ樹脂組成物を用いて半導体装置を製造する場合には、COB(chip on board)においてポッティング法やスクリーン印刷法を使用するのが一般的である。

すなわち、ポッティング法で半導体装置を製造するにあたっては、例えば図4のようにして行うことができる。まず半導体チップ4をワイヤボンディング方式などで配線基板5に搭載する。そして、シリンジ7から液状エポキシ樹脂組成物1を滴下して、半導体チップ4を被覆するように液状エポキシ樹脂組成物1を配線基板5に塗布した後、これを硬化させて半導体チップ4を封止するというものである。また、上記ポッティング法において図5のように予め半導体チップ4を囲むような形で配線基板5に封止枠10を形成しておき、この封止枠10の内側に液状エポキシ樹脂組成物1を滴下することによって、液状エポキシ樹脂組成物1が配線基板5の外へ流れ出ないようにしているものもある。

しかし、図4のようなポッティング法にあっては、配線基板5上に滴下された液状エポキシ樹脂組成物1は凸曲面を有する形状で硬化しやすく、外形寸法が規格化された半導体装置の製造には不向きであるという問題がある。また、図5のような封止枠10を用いるポッティング法にあっては、封止枠10の内側に滴下された液状エポキシ樹脂組成物1の表面が平坦化されるまでに長時間を要したり、平坦化される前に硬化したりするおそれがあり、この場合も規格化された半導体装置の製造には不向きである。しかも上記いずれのポッティング法にあっても、ボイド(気泡)を混入しやすいという問題もある。

一方、スクリーン印刷法で半導体装置を製造するにあたっては、例えば図6のようにして行うことができる。まず半導体チップ4をワイヤボンディング方式などで配線基板5に搭載する。ここで、9は半導体チップ4と配線基板5とを結線するワイヤである。次に半導体チップ4を搭載した配線基板5を基板受けトレー11にセットする。このとき基板受けトレー11の周囲には、配線基板5の厚さとほぼ同じ高さ寸法の枠片12が設けられており、配線基板5の上面と枠片12の上面とはほぼ面一となっている。次に、配線基板5の上面から枠片12の上面にかけて金属製のマスク13を載置してセットする。マスク13には開口部14が形成してあり、この開口部14の内側の下側に半導体チップ4が位置するように、マスク13は配線基板5の上にセットされている。次に、開口部14を挟んでマスク13の両側の上にシリンジ7から液状エポキシ樹脂組成物1を滴下して供給した後に、基板受けトレー11をバキュームチャンバー15内へ移動させる。

そして、バキュームチャンバー15内の空気を排出し、バキュームチャンバー15内を減圧した後に、スキージ16を図6(b)の矢印のようにマスク13の上面に沿って移動させ、マスク13の上に供給されている一方の液状エポキシ樹脂組成物1をスキージ16で擦り付けてマスク13の開口部14を通して液状エポキシ樹脂組成物1を配線基板5に印刷塗布する。さらに図6(c)のようにスキージ16を往復駆動させ、マスク13の上に供給されている他方の液状エポキシ樹脂組成物1をスキージ16で擦り付けることによって、印刷を少なくとも2回繰り返して行うようにしている。このようにして液状エポキシ樹脂組成物1を印刷した後に、バキュームチャンバー15内を常圧に戻し、基板受けトレー11をバキュームチャンバー15から取り出す。

その後、図6(d)のように配線基板5の上からマスク13を取り外し、液状エポキシ樹脂組成物1を硬化させる工程へ配線基板5を送り出すことによって、配線基板5に半導体チップ4を実装・封止した半導体装置に仕上げることができるものである。

上記のようなスクリーン印刷法にあっては、印刷が減圧雰囲気下で行われるために、スキージ16で液状エポキシ樹脂組成物1を擦り付けて印刷を行う際に空気が液状エポキシ樹脂組成物1に巻き込まれるようなことがなくなり、液状エポキシ樹脂組成物1中にボイド17が混入するようなことがなくなるものである。ところが、印刷後、配線基板5の上からマスク13を取り外す際に、マスク13の開口部14の内周面に接している液状エポキシ樹脂組成物1がマスク13に引きずられることによって、配線基板5上に印刷された液状エポキシ樹脂組成物1の形状が崩れてしまうという問題がある。

以上のように、ポッティング法やスクリーン印刷法にあっては、半導体チップ4を封止する液状エポキシ樹脂組成物1の硬化物の寸法精度が悪いため、規格化された半導体装置を製造するのは困難である。

また最近、CSP(chip size package)等の半導体装置を製造するにあたって、大面積を有する配線基板5に多数の半導体チップ4を搭載してからポッティング法で封止した後、半導体チップ4ごとに配線基板5を切断して個片化するという手法が取られている。この場合には、図5のように封止枠10が用いられるが、既述のように封止枠10の内側に滴下された液状エポキシ樹脂組成物1の表面が平坦化されるまでに長時間を要したり、平坦化される前に硬化したり、ボイドを混入したりするおそれがある。特に、平坦化される前に硬化してしまうと、配線基板5に反りが生じ、半導体チップ4ごとに個片化することによって得られた半導体装置にも反りが残って半田付けによる実装時において接続性に問題が生じると共に、半導体装置の厚さにバラツキも生じるものである。

このように半導体装置の寸法精度が悪いと、最終的に組み立てられる製品において、予め半導体装置の寸法精度の悪さを打ち消すだけの厚さのマージンを余分に加えておかなければならない。つまり、半導体装置の寸法精度の悪さは、昨今の電子機器の軽薄短小化の流れに反して、最終組立製品の厚さを薄くする際の障害となるものである。

【発明が解決しようとする課題】
本発明は上記の点に鑑みてなされたものであり、液状エポキシ樹脂組成物を用いて、寸法精度に優れ、かつボイドのない半導体装置を製造する方法、及びこの方法によって製造される、寸法精度が高く、かつボイドのない半導体装置を提供することを目的とするものである。

【課題を解決するための手段】
本発明の請求項1に係る半導体装置の製造方法は、25℃で液状であるエポキシ樹脂組成物1として、エポキシ樹脂、硬化剤、無機充填材を必須成分とし、無機充填材の含有量がエポキシ樹脂組成物1全量に対して40〜90質量%であり、25℃におけるチクソ指数が1.0〜2.5であり、100℃における最低粘度が100Pa・s以下であり、かつ、硬化物のガラス転移温度(Tg)が145℃以上となる液状エポキシ樹脂組成物1を用い、予め加熱しておいた一対の金型2,3のうち一方の金型2に半導体チップ4が搭載された配線基板5として有機基板をセットすると共に、半導体チップ4を被覆するように上記液状エポキシ樹脂組成物1を配線基板5に塗布した後、これに他方の金型3を被せて加圧保持することを特徴とするものである。

【発明の実施の形態】
以下、本発明の実施の形態を説明する。

本発明において25℃で液状であるエポキシ樹脂組成物1は、エポキシ樹脂、硬化剤、無機充填材を必須成分とするものである。

エポキシ樹脂としては、25℃で液状であるものであれば、特に限定されるものではないが、例えば、ビスフェノールA型エポキシ樹脂やビスフェノールF型エポキシ樹脂などを用いることができる。

また硬化剤としては、特に限定されるものではないが、例えば、メチルヘキサヒドロ無水フタル酸などの酸無水物系硬化剤を用いることができる。エポキシ樹脂と硬化剤の配合モル比は0.8〜1.3が好ましい。0.8よりも小さい場合、すなわち硬化剤が過多の場合は硬化が速くなり取り扱い性が悪くなるおそれがあり、逆に1.3よりも大きい場合、すなわちエポキシ樹脂が過多の場合は硬化が不十分となり、耐湿性などの信頼性の低下につながるおそれがある。

さらに無機充填材としては、特に限定されるものではないが、例えば、シリカ、アルミナ、炭酸カルシウムなどを用いることができる。ただし、無機充填材の含有量は液状エポキシ樹脂組成物1全量に対して40〜90質量%である。無機充填材の含有量が40質量%未満であると、半導体装置6の信頼性を高く得ることができない。具体的には、半導体装置6を実装基板(マザーボード)に実装するための後工程であるリフロー半田付けの際に、パッケージクラックやワイヤ断線が不良モードとして現れたり、あるいは温度サイクル試験などの寿命試験において十分な性能を得ることが困難となる。逆に無機充填材の含有量が90質量%を超えると、半導体装置6の製造工程において液状エポキシ樹脂組成物1の粘度が極めて高くなることによって、作業性が低下したり、液状エポキシ樹脂組成物1が内部にボイドを混入したまま硬化するおそれが高まるものである。

上記必須成分のほか、硬化促進剤や添加剤を用いることができる。すなわち硬化促進剤としては、特に限定されるものではないが、例えば、イミダゾール類などを用いることができる。硬化促進剤はエポキシ樹脂100質量部に対して0.2〜5質量部配合するのが好ましく、1〜3質量部配合するのがより好ましい。また添加剤としては、特に限定されるものではないが、例えば、シリコーンパウダー、消泡剤、カップリング剤などを用いることができる。

そして、上記のエポキシ樹脂、硬化剤、無機充填材その他の成分を配合し、これをミキサーやブレンダー等で均一に混合した後に、ロールで混練することによって、25℃で液状であるエポキシ樹脂組成物1を調製することができる。

上記のようにして調製した液状エポキシ樹脂組成物1はチキソトロピーを示す。すなわち、上記液状エポキシ樹脂組成物1は放置しておくと流動性をもたないゲルとなるが、機械的外力を加えることによって可逆的にゾルに変わり流動性を示す。このように上記液状エポキシ樹脂組成物1は常に一定の流動性を示すものではないが、100℃における最低粘度が100Pa・s以下(実質上の下限は1Pa・s)となっている。そうすると、内部にボイドを混入させることなく、後述する金型3のキャビティ18全域にスムーズに充填させることができ、未充填の発生を防止することができるものである。しかし、100℃における最低粘度が100Pa・sを超えると、液状エポキシ樹脂組成物1が内部にボイドを混入したまま硬化したり、金型3のキャビティ18全域に液状エポキシ樹脂組成物1を充填することができず、未充填が発生するおそれが高まるものである。

ここで、上記液状エポキシ樹脂組成物1の中でも、25℃におけるチクソ指数(チキソトロピー指数)が1.0〜2.5であるものを用いる。その理由は、後述するように予め加熱しておいた金型3のキャビティ18に液状エポキシ樹脂組成物1をスムーズに充填することができ、ボイドの混入を防止することができると共にバリの発生を抑制することができるからである。25℃におけるチクソ指数が1.0未満であると、流動性が高すぎて、後述する金型3のキャビティ18に必要量の液状エポキシ樹脂組成物1を保持することができずに加圧不足となったり、バリが著しく発生するおそれがある。逆に25℃におけるチクソ指数が2.5を超えると、未充填が発生するおそれがある。なお、例えば、粒径0.1μm以下の無機充填剤(日本アエロジル(株)製「AEROSIL200」など)を適量添加することによって、25℃におけるチクソ指数を容易に1.0〜2.5に調整することができる。

さらに、上記液状エポキシ樹脂組成物1の中でも、150℃におけるゲル化時間(ゲルタイム)が15〜210秒であるものを用いるのが好ましい。その理由は、後述するように予め加熱しておいた一対の金型2,3による加圧保持の時間を短縮することができ、優れた作業性を得ることができるからである。150℃におけるゲル化時間が15秒未満であると、一対の金型2,3で加圧する以前に硬化が過度に進行し、未充填が発生するおそれがある。逆に150℃におけるゲル化時間が210秒を超えると、液状エポキシ樹脂組成物1の硬化が不十分となるため、離型性に問題が生じると共に硬化物の機械的強度を高く得ることができないおそれがある。そのため、一対の金型2,3で加圧保持する時間を著しく長くしたり、金型温度を著しく高くしたりする必要があり、生産性に影響を与えることとなる。なお、例えば、イミダゾール類などの硬化促進剤の含有量を適宜に増減することによって、150℃におけるゲル化時間を容易に15〜210秒に調整することができる。

また半導体チップ4を搭載する配線基板5としては、有機基板を用いる。有機基板としては、特に限定されるものではないが、例えば、ポリイミド等のフィルムをベース材料に用いたフレキシブル基板や、FR−4等のグレードのガラスエポキシ基板などを用いることができる。ここで、配線基板5として上記のような有機基板を用いる場合には、液状エポキシ樹脂組成物1としては、硬化物のガラス転移温度(Tg)が145℃以上(実質上の上限は230℃)となるものを用いる。その理由は、室温からリフロー半田付け時の高温までの温度領域(25〜250℃)において、液状エポキシ樹脂組成物1の硬化物と有機基板との熱膨張量の差を著しく小さくすることができ、両者の熱膨張差による応力を十分に緩和することが可能となり、半導体装置6において剥離や反りの発生を大幅に低減することができるからである。Tgが145℃未満であると、Tg以上(145℃未満)の温度領域において、液状エポキシ樹脂組成物1の硬化物と有機基板との熱膨張量の差が大きくなり、熱応力により、剥離や反りが発生するおそれがある。有機基板として特にFR−4等のガラスエポキシ基板を用いた場合に、上記のような問題が生じる可能性が高まるものである。なお、例えば、エポキシ樹脂としてビフェニル型やナフタレン型のものを用いることによって、液状エポキシ樹脂組成物1の硬化物のTgを容易に145℃以上に調整することができる。

そして、本発明に係る半導体装置6は、上記のように調製した液状エポキシ樹脂組成物1を用い、次のような方法で製造することができる。まず、半導体チップ4をワイヤボンディング方式やフリップチップボンディング方式などで配線基板5に搭載する。

次に、予め120〜180℃に加熱しておいた一対の金型2,3のうち一方の金型(以下「下金型」ともいう)2に上記配線基板5をセットする。具体的には図1(a)に示すように、下金型2の平坦な上面20に半導体チップ4を上向きにして配線基板5を載置することによって、下金型2に配線基板5をセットしてある。そして、シリンジ7から液状エポキシ樹脂組成物1を滴下することによって、半導体チップ4を被覆するように液状エポキシ樹脂組成物1を配線基板5に塗布する。

その後、図1(b)に示すように、他方の金型(以下「上金型」ともいう)3を下金型2に被せる。このように具体的には、一対の金型2,3は上下方向において対向する上金型3と下金型2とからなり、両金型2,3は近接・離間自在に形成されている。また、上金型3において下金型2と対向する面には、底面19が平坦なキャビティ18が設けられており、上金型3と下金型2とを近接させて型締めしたときにキャビティ18の底面19と下金型の上面20とが平行になるようにしてある。さらにこのとき、キャビティ18の底面19と下金型2の上面20との距離が、規格化された半導体装置6の厚さと等しくなるようにしてある。なお、図1(b)に示すように、下金型2にセットした配線基板5に離型シート8を被せた後に上金型3を被せるようにしてあると、型開き時において成形品である半導体装置6を上金型3のキャビティ18から容易に取り外すことができるものである。

そして、上記のように下金型2に上金型3を被せて、0.1〜15MPa、150℃で3〜5分間加圧保持する。これによって液状エポキシ樹脂組成物1をキャビティ18の形状に硬化させることができるものである。その後、図1(d)に示すように、上金型3と下金型2とを離間させて型開きすることによって、成形品を取り出すと共に、この成形品を150℃で3時間アフターキュアーすることによって、図1(e)に示すような、配線基板5に半導体チップ4を実装・封止した半導体装置6を製造することができるものである。

このようにして製造された半導体装置6は、厚さのバラツキも反りもなく、寸法精度に優れている。その理由は、一対の金型2,3による加圧保持によって、液状エポキシ樹脂組成物1の成形を行っているからであるが、既述のように型締め時においてキャビティ18の底面19と下金型の上面20とを平行にし、かつ両者間の距離を規格化された半導体装置6の厚さと等しくすることによって、さらに寸法精度を高めることができるものである。

【実施例】
以下、本発明を実施例によって具体的に説明する。

(液状エポキシ樹脂組成物)
エポキシ樹脂として、ビスフェノールA型エポキシ樹脂であるジャパンエポキシレジン(株)製「エピコート828」を用いた。

また硬化剤として、メチルヘキサヒドロ無水フタル酸である新日本理化(株)製「MH700」を用いた。

また硬化促進剤として、イミダゾール類である旭化成エポキシ(株)製「HX3088」を用いた。

また無機充填材として、シリカである(株)トクヤマ製「シリカSE40」を用いた。

また添加剤として、シリコーンパウダーである東レ・ダウコーニング・シリコーン(株)製「トレフィルE601」を用いた。

そして、上記のエポキシ樹脂、硬化剤、無機充填材その他の成分を表1に示す配合量で配合し、これをミキサーで均一に混合した後に、ロールで混練することによって、25℃で液状であるエポキシ樹脂組成物1を調製した。

(成形品)
配線基板5として、有機基板と無機基板を用いた。有機基板としては、FR−4のガラスエポキシ基板である松下電工(株)製「R−1705」を用い、無機基板としては、アルミナ基板である京セラ(株)製「A−476」を用いた。

そして、実施例1〜3並びに比較例3及び4については、図1に示すように、予め150℃に加熱しておいた一対の金型2,3のうち下金型2に半導体チップ4が搭載された配線基板5をセットすると共に、半導体チップ4を被覆するように上記液状エポキシ樹脂組成物1を配線基板5に塗布した後、これに上金型3を被せて加圧保持することによって、成形品を得た。いずれの成形品についても150℃で3時間アフターキュアーした。なお、上記加圧保持の際の圧力及び時間は表1に示す通りである。

また比較例1については、図4に示すように、ポッティング法によって、成形品を得た。硬化条件は150℃で3時間とした。

(評価)
液状エポキシ樹脂組成物の25℃におけるチクソ指数はB型回転粘度計を用いて測定し、100℃おける最低粘度はレオメータを用いて測定し、150℃におけるゲルタイムはストロークキュア法により測定した。

また、成形品の25℃における曲げ弾性率と曲げ強度はJIS K6911に基づいて測定した。

また、成形品のTgはディラトメータを用いて測定した。

また、各成形品について半導体チップ4を封止した側と反対側の面において40mm□の対角線の断面を表面粗度計を用いて測定し、これに基づいて最大高さ(Rmax)を求めることによって、反りを評価した。Rmaxを表1に示す。

なお、Rmaxは、図2に示すように、断面曲線から基準長さLだけ抜き取った部分の平均線に平行な2直線で抜き取り部分をはさんだとき、この2直線の間隔を断面曲線の縦倍率の方向に測定して、この値をマイクロメートル(μm)で表したものをいう。

また、各成形品について半導体チップ4を封止した側の面において50mm×100mmの対角線の断面を表面粗度計を用いて測定し、これに基づいて十点平均粗さ(Rz)を求めることによって、厚さバラツキを評価した。Rzを表1に示す。

なお、十点平均粗さ(Rz)は、図3に示すように、断面曲線から基準長さLだけ抜き取った部分において、平均線に平行、かつ、断面曲線を横切らない直線から縦倍率の方向に測定した最高から5番目までの山頂の標高(R1,R3,R5,R7,R9)の平均値と最深から5番目までの谷底までの標高(R2,R4,R6,R8,R10)の平均値との差の値をマイクロメートル(μm)で表したものをいう。つまり、Rzは下記[式1]で表される。

また、軟X線観察装置を用いて、各成形品についてボイド・未充填の有無を確認した。ボイド・未充填がみられなかったものを「○」、ボイド・未充填がみられたものを「×」とし、結果を表1に示す。

そして、Rmaxが100μm以下、Rzが30μm以下、かつボイド・未充填がみられないものを「○」とし、Rmaxが100μmを超えるもの、Rzが30μmを超えるもの、ボイド・未充填がみられるものの少なくともいずれかに該当するものは「×」とすることによって、総合的な判定を行った。結果を表1に示す。

表1にみられるように、実施例1〜3の成形品はいずれも、寸法精度に優れ、かつボイドのない良品であることが確認される。

これに対して、比較例1〜4の成形品はいずれも、Rmaxが100μm以下ではあるが、ポッティング法を使用した比較例1の成形品にあっては、Rzが著しく大きく、寸法精度が悪い上にボイド等が発生することが確認される。またスクリーン印刷を使用した比較例2の成形品にあっても、比較例1と同様にRzが大きく、寸法精度が悪い上にボイド等が発生することが確認される。また、実施例1〜3と同様に一対の金型を使用して得られた比較例3及び4の成形品はいずれも、寸法精度に優れてはいるが、100℃における最低粘度が100Pa・sを超える液状エポキシ樹脂組成物を用いた比較例3にあっては、ボイド等が発生すること、さらに、25℃におけるチクソ指数が2.5を超える液状エポキシ樹脂組成物を用いた比較例4にあっても、ボイド等が発生することが確認される。

【発明の効果】
上記のように本発明の請求項1に係る半導体装置の製造方法は、25℃で液状であるエポキシ樹脂組成物として、エポキシ樹脂、硬化剤、無機充填材を必須成分とし、無機充填材の含有量がエポキシ樹脂組成物全量に対して40〜90質量%であり、かつ100℃における最低粘度が100Pa・s以下である液状エポキシ樹脂組成物を用いるので、内部にボイドを混入させることなく、金型のキャビティ全域にスムーズに充填させることができ、未充填の発生を防止することができるものであり、また、予め加熱しておいた一対の金型のうち一方の金型に半導体チップが搭載された配線基板をセットすると共に、半導体チップを被覆するように上記液状エポキシ樹脂組成物を配線基板に塗布した後、これに他方の金型を被せて加圧保持するので、厚さのバラツキも反りもなく、寸法精度に優れた半導体装置を製造することができるものである。
また請求項1の発明は、配線基板として有機基板を用いると共に、液状エポキシ樹脂組成物として25℃におけるチクソ指数が1.0〜2.5であるものを用いるので、金型のキャビティに液状エポキシ樹脂組成物をスムーズに充填することができ、ボイドの混入を防止することができると共にバリの発生を抑制することができるものである。
また請求項1の発明は、配線基板として有機基板を用いると共に、液状エポキシ樹脂組成物として硬化物のガラス転移温度(Tg)が145℃以上となるものを用いるので、室温からリフロー半田付け時の高温までの温度範囲において、上記硬化物と有機基板との熱膨張量の差を著しく小さくすることができ、両者の熱膨張差による応力を十分に緩和することが可能となり、半導体装置において剥離や反りの発生を大幅に低減することができるものである。

また請求項2の発明は、液状エポキシ樹脂組成物として150℃におけるゲル化時間が15〜210秒であるものを用いるので、一対の金型による加圧保持の時間を短縮することができ、優れた作業性を得ることができるものである。
