本発明は、基板収納容器から複数枚の基板を取り出す、あるいは基板収納容器に複数枚の基板を収納するために基板収納容器内の基板の収納状態を把握する技術に関する。

【従来の技術】
従来、この種の装置を備えた基板処理装置として、例えば、特開平3−297156号公報に開示されたものがある。

この基板処理装置では、複数枚の基板を収納するためのカセットとして、オープンカセットと呼ばれるものが使用されている。このオープンカセット(以下、単に「カセット」と呼ぶ)の前側には、基板を取り出し・収納するための開口が設けられ、また、カセットの奥側には、前記開口よりも小さな開口が設けられている。また、カセットの内壁には、基板をほぼ水平に保持するための溝が多段に刻まれている。基板は、この溝に1枚ずつ収められ、その結果、複数枚の基板がカセットに収納される。

基板処理装置は、カセット内の特定の溝から取り出した基板に所定の処理を行い、再び、この基板を特定の溝に収納するために、カセット内の基板の収納状態を予め把握する。この基板の収納状態の把握は、載置部に設けられた検出手段によって行われる。この検出手段は、カセットを前後から挟むように対向配置された投光素子と受光素子とで構成された透過型センサである。この透過型センサは、投光素子と受光素子との間で行われる光の伝送が遮断される否かによって、基板の有無を検出するものである。この透過型センサをカセット内の最上段の溝から最下段の溝にまで上下方向に移動させることで、カセットの各溝内に収納された基板の有無、すなわち、カセット内の基板の収納状態を把握している。

【発明が解決しようとする課題】
しかしながら、近年の基板の大型化に伴って、この基板を収納するカセットについて、新たな規格が取り決められている。この規格に準じたカセットは、FOUP(Front Open Unified Pod)カセットと呼ばれている。このFOUPカセットは、基板の取り出し・収納するための単一の開口だけが設けられていて、この開口に着脱可能な蓋が取付けられた構成となっている。基板の取り出し・収納時に、FOUPカセットは、蓋が外され、開口が開けられた状態で使用されるが、単一の開口だけしか備えていないので、従来のようにカセットを前後から挟む透過型センサによっては、カセットの各溝に収納された基板の有無を検出することができないという問題がある。

本発明は、このような事情に鑑みてなされたものであって、基板収納容器内の基板の収納状態を把握することができる基板検出方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、このような目的を達成するために、次のような構成をとる。
すなわち、請求項1に記載の発明は、基板の取り出し・収納するための開口と、前記開口に取り付けられる蓋とを有する基板収納容器に基板をほぼ水平に収納し、前記基板収納容器を載置する載置部と基板に所定の処理を施す処理部とが隔壁で隔てられており、前記隔壁に前記基板収納容器から基板の取り出し・収納を行なうための通過口が設けられており、前記通過口がシャッター部材で開閉される基板処理装置に用いられる基板検出方法であって、前記開口に蓋を取り付けた状態で前記基板収納容器を前記載置部に載置する過程と、前記載置部に載置された基板収納容器の蓋をシャッター部材が保持する過程と、前記シャッター部材が蓋を保持した状態で後退・下降移動して、基板収納容器の蓋を開ける過程と、開放された前記隔壁の通過口および前記基板収納容器の開口を通じて、前記シャッター部材と一体に昇降させる検出手段で基板収納容器内の基板の有無を検出する過程とを備えたことを特徴とする。

【発明の実施の形態】
以下、図面を参照して本発明の実施例を説明する。
図1は本発明の実施例に係る基板処理装置の要部の概略構成を示す平面図である。図2はその側面図である。なお、この実施例の基板処理装置は、FOUP(Front Open Unified Pod)カセットと呼ばれている、基板を取り出し・収納するための開口に蓋が取り付けられているカセットに対応した基板処理装置である。

この基板処理装置は、図1に示すように、基板Wをカセット1から取り出して、この基板Wに所定の処理を施す処理部20と、カセット1を載置する載置部3とが隔壁12で隔てられて構成されている。載置部3には、カセット1を載置する複数個(本実施例では4個)のカセットステージ2が設けられている。

図3に示すように、FOUPカセット1(以下、「カセット1」と呼ぶ)は、基板Wを収納するための容器1aと、この容器1aに備える開口1cに着脱可能に嵌め込まれる蓋1bとで構成されている。容器1aの内壁には、多段の溝1dが対向して設けられている。各溝1dには、基板Wがほぼ水平に保持された状態で収納されている。蓋1bには、容器1aの開口1cに嵌め込まれた際に、蓋1bを容器1aに固定する固定機構1eが埋設されている。この固定機構1eは、基端部にラックが刻設された2本のロック部材1fと、ラックに噛み合う回転自在なピニオン1gとで構成される。後述するシャッター部材5に備えているロック機構6によって、蓋1bの中央付近にあるピニオン1gを回転させることで、ロック部材1fを上昇させて、蓋1bを容器1aの開口1cに固定している。

カセットステージ2には、カセット1が載置されたことを検出するために、反射センサなどの図示しないカセット検出手段がカセット1の載置面に設けられている。また、カセットステージ2は、その下方に設けられたカセット駆動機構4によって、隔壁12方向(Y方向)に進退移動可能に構成されている。

上述したカセットステージ2の前進駆動によって、カセット1の蓋1bは、シャッター部材5の凸部5aに近接する位置にまで移動されるので、蓋1bに備えられたロック機構1eのピニオン1gが、連結部材6aに連結接続される。この状態で、シャッター部材5に備えられたロック機構6は、電動モータを回転させて、蓋1bと容器1aとのロックを解除することで、容器1aから蓋1bを離脱可能とする。

また、上述した支持板部5bには、下方へ延びた「L」字型のアーム5cが設けられている(図2参照)。シャッター部材5は、このアーム5cの基端部に取り付けたシャッター駆動機構7によって、進退および昇降駆動とされる。

シャッター駆動機構7は、シャッター部材5をZ方向に昇降させる昇降機構7aと、Y方向に進退させる進退機構7bとで構成されている。昇降機構7aは、アーム5cの基端部に螺合する螺軸を電動モータによって駆動する、いわゆる螺子送り機構によって構成されている。また、昇降機構7aの上部には、エンコーダ13aが設けられていて、電動モータの回転量を検出することによって、シャッター部材5のZ方向の位置を検出するようになっている。進退機構7bは、昇降機構7aをY方向に進退させる螺子送り機構で構成されている。昇降機構7aおよび進退機構7bによって、シャッター部材5は、進退および昇降可能となる。以下、図5(a)、(b)を参照してシャッター部材5の動作を具体的に説明する。

図5(a)に示すように、カセットステージ2(図2参照)に載置されたカセット1は、カセット駆動機構4(図2参照)によって前進駆動される。このとき、シャッター部材5は、通過口12aを塞いでいる。図5(b)に示すように、カセット1がシャッター部材5に近接する位置にまで移動してくると、シャッター部材5は、ロック機構6(図4参照)によって、カセット1の蓋1bのロックを解除するとともに、この蓋1bを保持する。次に、シャッター部材5は、シャッター駆動機構7によって後退駆動された後、カセット1からの基板Wの取り出し、収納の邪魔にならない退避位置にまで下降駆動される。このカセット1の全ての基板Wの処理が終了するまで退避位置で待機する。カセット1の全ての基板Wの処理が終了すると、シャッター部材5は、上昇駆動された後、前進駆動されて、通過口12aを塞ぐとともに、カセット1に蓋1bを取り付ける。

上述したシャッター部材5には、さらに図4に示したように、支持部材5bの上部に投光素子部10aと受光素子部10bとで構成される反射型センサ10が取り付けられている。この投光素子部10aと受光素子部10bとは、シャッター部材5が下降する際に、カセット1の溝1dに収納される基板Wの端面上の点Pに向くように取り付けられている。したがって、この投光素子部10aから投光された光は、カセット1の溝1dに収納された基板Wの端面上の点Pで反射し、この反射光が受光素子部10bで受光され、電気信号に変換される。つまり、受光素子部10bで電気信号が発生するか否かを検出することで、溝1d内に収納される基板Wの有無を知ることができる。

図6に示すように、反射型センサ10は、データ収集部11に繋がれている。データ収集部11は、反射型センサ10の受光素子部10bで受光された反射光に基づいて光電変換された電気信号を収集する。データ収集部11では、シャッター部材5の下降駆動している間、電気信号の収集を行う。位置検出部13は、シャッター駆動機構7の昇降機構7aに取り付けられたエンコーダ13aから送られる電動モータの回転量信号に基づいて、シャッター部材5に取り付けられた反射型センサ10の位置を検出する。処理部14は、位置検出部13によって検出された反射型センサ10の位置と、データ収集部11に集められた電気信号とからカセット1内の各溝における基板Wの有無を求めるとともに、メモリ15にカセット1の各溝位置における基板Wの有無を記憶する。

具体的には、シャッター部材5の下降、すなわち反射型センサ10の下降が始まると、データ収集部11は、反射型センサ10の投光素子部10aから光を投光するとともに、受光素子部10bで発生する電気信号の収集を開始する。まず、反射型センサ10の下降によって、反射型センサ10がカセット1の最上段の溝1dの正面位置に来たときには、この最上段の溝1dに基板Wが収納されている場合、その基板Wの端面上で、投光素子部10aから投光された光が反射する。受光素子部10bでは、受光された反射光が光電変換されて電気信号が発生する。さらに、反射型センサ10は下降するので、次に、反射型センサ10がカセット1内の2段目の溝1dの正面位置に来たときには、2段目の溝1dに基板Wが収納されていない場合、受光素子部10bでは反射光が受光されず、電気信号は発生しない。データ収集部11は、反射型センサの下降が終了するまで、これらの電気信号の収集し続ける。このデータ収集部11で収集される電気信号と時間経過との関係を示す模式図を図7(a)に示す。図中、符号70は、基板Wが検出された場合の各信号を示す。

一方、位置検出部13は、昇降機構7aに設けられているエンコーダ13aから送られてくる電動モータの回転量に基づいて、反射型センサ10の初期位置および下降量から反射型センサ10の位置を把握することができる。位置検出部13は、反射型センサ10がカセット1の各溝1dに対面する位置を通過している間の時間を検出する。この溝1dに対面する位置を通過する時間を示す模式図を図7(b)に示す。図中、符号71は、カセット1の溝1dに対面する位置を通過している間の時間を示す。符号72は、溝1dの番号を示す。この溝1dは、最初に通過する溝1dを「1」として、その後の溝は順番に「2」、「3」、・・・、「25」となっている。ここで、カセット1は、25枚の基板Wが収納できるので、溝1dの最後の番号は「25」となっている。

処理部14は、位置検出部13で検出される、各溝1dに対面する位置を通過する時間と、データ収集部11で集められた時間経過における基板Wの有無の情報とに基づいて、各溝1dの時間ごとに論理演算によって、各溝1dにおける基板Wの有無を求める。処理部14は、この結果をメモリ15に記憶する。このようにして、カセット1内の基板Wの収納状態を把握することができる。

基板搬送機構9は、基板Wを保持するアーム9aを備えている。この保持アーム9aは、図1に示すような「I」の字型の形状となっているが、例えば「U」の字型の形状であってもよい。このアーム9aは、基板Wの下面を点接触で支持する図示しない複数本の支持ピンを備え、搬送中の基板Wの脱落や位置ズレなどを防止するために基板Wの周辺に点接触する部材が設けられている。

基板搬送機構9は、次のように構成されている。図1、図2に示すように、アーム9aは、アーム支持台9bに配備された螺子送り機構によって、水平面内で進退移動可能に構成されている。次に、アーム支持台9bは、アーム回転台9cに内蔵された電動モータの出力軸に連結支持されている。この電動モータの回転によって、アーム9aは、水平面内で回転可能となる。さらに、アーム回転台9cは、螺子送り機構で構成された昇降機構9dによって、昇降可能に構成されている。また、昇降機構9dは、水平面内のX方向にスライド移動可能なスライド駆動機構9eに搭載されている。

上述した構成によって、アーム9aは、次のように動作する。スライド移動機構9eは、載置部3に載置された所定のカセット1に対向する位置にまでアーム9aをスライド移動させる。カセット1内の最上段の基板Wを取り出すために、アーム9aを上昇させ、さらにアーム9aを基板Wの下面にまで前進移動させ、アーム9aの上に基板Wを保持した後に、アーム9aを後退させて基板Wをカセット1から取り出す。スライド移動機構9eは、アーム9aを装置のほぼ中央付近にまで移動させて、処理部20の図示しない基板搬送ロボットに基板Wを受け渡す。処理部20での基板Wの処理が終了すると、基板搬送機構9は、処理部20の基板搬送ロボットから基板Wを受け取り、再びその基板Wを取り出したカセット1内に収納する。この処理をカセット1の全ての基板Wに対して行う。

カセット1の全ての基板Wの処理が終了し、カセット1に全ての基板Wが収納されると、シャッター部材5は、上昇駆動された後に前進駆動されて、通過口12aを塞ぎ、ロック機構6を動作させて、カセット1の容器1aに蓋1bを固定する。容器1aに蓋1bが固定されると、カセットステージ2は、カセット駆動機構4によって後退移動し、カセット取り上げ位置にまで移動する。

上述した基板処理装置は、シャッター部材5の上部に検出手段である反射型センサ10を取り付けて、シャッター部材5の下降とともに、カセット1の各溝1dに保持される基板の有無を検出するので、検出手段だけを昇降させるような駆動機構を必要としない。したがって、検出手段を取り付けることによる、装置の製造コストの上昇を最小限に抑えることができる。また、装置に備わっている構成を利用して検出手段を容易に取り付けることができる。

以下、この透過型センサ80および進退駆動機構81がシャッター部材5に取り付けられた場合の動作について説明する。シャッター部材5の下降によって、透過型センサ80が、カセット1の上端部の正面位置に来ると、進退駆動機構81は、電動モータ81aを駆動して、連結部材81cを前進させる。この連結部材81cと一体となって、投光部材80aと受光部材80bとがカセット1の側壁の内面と基板Wとの間に向かって前進する。進退駆動機構81は、投光部材80aと受光部材80bとの先端部が所定の位置にまで来ると、電動モータ81aの駆動を止める。この位置は、カセット1の溝1dに基板Wが有る場合に、基板Wによって透過型センサ80の光軸が遮断される位置である。透過型センサ80は、この位置を保持された状態で、シャッター部材5の下降にしたがって、順次カセット1の各溝1d内の基板Wの有無を検出していく。この基板Wの検出のタイミングは、反射型センサを使用した上記実施例の場合と同様である。
