【発明の属する技術分野】
本発明は、カラー液晶ディスプレイ(LCD)のカラーフィルター等を製造する際、露光処理後の基板に現像処理を施すための現像処理装置に関する。

【従来の技術】
カラー液晶ディスプレイ(LCD)のカラーフィルターの製造においては、ガラス製の矩形の基板に、4色(レッド、グリーン、ブルー、およびブラック)の色彩レジストを塗布し、これを露光し、これを現像処理するという、いわゆるフォトリソグラフィー技術によりカラーフィルターを形成している。

このようなカラーフィルターのフォトリソグラフィー工程においては、各色彩レジスト毎に塗布処理および露光・現像処理を行っている。すなわち、例えば、基板が洗浄された後、レジスト塗布ユニットに搬入され、まず、レッドの色彩レジストを塗布して、このレッドの色彩レジストを露光し、引き続き現像処理し、次いで、グリーンの色彩レジストを塗布して、グリーンの色彩レジストを露光し、引き続き現像処理し、その後、ブルー、ブラックに関しても同様に行っている。

ところで、このようなカラーフィルター用の基板を現像するに際しては、現像処理ユニットにおいては、矩形の基板がスピンチャックに装着され、現像液供給ノズルから現像液が供給されて、基板の全面に塗布され、所定時間静止されて現像処理が進行される。その後、基板がスピンチャックにより回転されて現像液が振り切られ、次いで、リンス液供給ノズルから純水等のリンス液が吐出されて基板上に残存する現像液が洗い流される。その後、スピンチャックが高速で回転され、基板上に残存するリンス液が振り切られて基板が乾燥され、これにより、一連の現像処理が終了する。

【発明が解決しようとする課題】
このようなカラーフィルター用基板の現像処理においては、レジストの種類が、例えばLCD基板の回路パターンのレジスト等と異なり、特殊な顔料を含んでいる。そのため、現像液を基板に塗布し、現像処理が終了した後、現像液とレジストとの反応が終了した後に基板上に残存するレジストを除去する際に、従来のリンス液供給ノズルから吐出する比較的低圧のリンス液では、基板上のレジスト液を確実に除去することができないという問題点がある。

本発明はかる事情に鑑みてなされたものであり、基板上に残存したレジストを確実に除去することができる現像処理装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明の第1の観点によれば、露光処理後の基板に現像液を塗布して現像処理を行う現像処理装置であって、基板に現像液を供給して塗布し、基板上で現像処理するための現像液供給ノズルと、基板の現像処理後に、リンス液を高圧で基板に噴射するリンス液噴射ノズルと、このリンス液噴射ノズルによるリンス液の噴射の際、基板上にリンス液の膜を形成するリンス液膜形成手段とを具備し、前記リンス液膜形成手段は、前記リンス液噴射ノズルの側方を囲うとともに基板との間に所定隙間をおいて配置され、リンス液噴射ノズルから噴射されたリンス液を一時的に貯留しながら基板上にリンス液の膜を形成するカバーを有し、前記カバーと基板との所定隙間は、基板上にリンス液の膜を形成できるとともに、リンス液の圧力を所定以上に維持できる隙間に設定されていることを特徴とする現像処理装置が提供される。

本発明の第2の観点によれば、露光処理後の基板に現像液を塗布して現像処理を行う現像処理装置であって、基板に現像液を供給して塗布し、基板上で現像処理するための現像液供給ノズルと、基板の現像処理後に、リンス液を高圧で基板に噴射するリンス液噴射ノズルと、このリンス液噴射ノズルによるリンス液の噴射の際、基板上にリンス液の膜を形成するリンス液膜形成手段と、前記リンス液噴射ノズルによるリンス液の噴射後、所定圧力以下でリンス液を基板に吐出するリンス液吐出ノズルとを具備することを特徴とする現 像処理装置が提供される。

本発明の第3の観点によれば、露光処理後の基板に現像液を塗布して現像処理を行う現像処理装置であって、基板に現像液を供給して塗布し、基板上で現像処理するための現像液供給ノズルと、基板の現像処理後に、リンス液を高圧で基板に噴射するリンス液噴射ノズルと、このリンス液噴射ノズルによるリンス液の噴射の際、基板上にリンス液の膜を形成するリンス液膜形成手段とを具備し、前記リンス液噴射ノズルは、前記リンス液の膜を泡立てる窒素バブリング手段を有することを特徴とする現像処理装置が提供される。

このように、リンス液を高圧で噴射する際、基板上にリンス液の膜を形成するように構成されているので、リンス液の膜の緩衝作用により高圧のリンス液による基板の損傷を回避しつつ基板上に残存したレジストを確実に除去することができる。すなわち、リンス液を単に高圧で噴射する場合には、高圧のリンス液が基板上の回路パターン等に損傷を与えるおそれがあるが、基板上にリンス液の膜を形成しながらリンス液を噴射しているため、噴射するリンス液の圧力およびリンス液の膜の厚さを調整すれば、基板に損傷を与えることなく基板上に残存したレジストを確実に除去することが可能となる。

【発明の実施の形態】
以下、本発明の実施の形態を添付図面を参照して詳細に説明する。
図1は、本発明が適用されるLCDのカラーフィルターの塗布・現像処理システムを示す平面図である。

この塗布・現像処理システムは、複数の基板Gを収容するカセットCを載置するカセットステーション1と、基板Gにレジスト塗布および現像を含む一連の処理を施すための複数の処理ユニットを備えた処理部2と、露光装置(図示せず)との間で基板Gの受け渡しを行うためのインターフェース部3とを備えており、処理部2の両端にそれぞれカセットステーション1およびインターフェース部3が配置されている。

カセットステーション1は、カセットCと処理部2との間で基板Gの搬送を行うための搬送機構10を備えている。そして、カセットステーション1においてカセットCの搬入出が行われる。また、搬送機構10はカセットの配列方向に沿って設けられた搬送路10a上を移動可能な搬送アーム11を備え、この搬送アーム11によりカセットCと処理部2との間で基板Gの搬送が行われる。

処理部2は、前段部2aと中段部2bと後段部2cとに分かれており、それぞれ中央に搬送路12、13、14を有し、これら搬送路の両側に各処理ユニットが配設されている。そして、これらの間には、中継部15、16が設けられている。

上記主搬送装置17は、搬送機構10のアーム11との間で基板Gの受け渡しを行うとともに、前段部2aの各処理ユニットに対する基板Gの搬入・搬出、さらには中継部15との間で基板Gの受け渡しを行う機能を有している。また、主搬送装置18は中継部15との間で基板Gの受け渡しを行うとともに、中段部2bの各処理ユニットに対する基板Gの搬入・搬出、さらには中継部16との間の基板Gの受け渡しを行う機能を有している。さらに、主搬送装置19は中継部16との間で基板Gの受け渡しを行うとともに、後段部2cの各処理ユニットに対する基板Gの搬入・搬出、さらにはインターフェース部3との間の基板Gの受け渡しを行う機能を有している。なお、中継部15、16は冷却プレートとしても機能する。

インターフェース部3は、処理部2との間で基板を受け渡しする際に一時的に基板を保持するエクステンション36と、さらにその両側に設けられた、バッファーカセットを配置する2つのバッファーステージ37と、これらと露光装置(図示せず)との間の基板Gの搬入出を行う搬送機構38とを備えている。搬送機構38はエクステンション36およびバッファステージ37の配列方向に沿って設けられた搬送路38a上を移動可能な搬送アーム39を備え、この搬送アーム39により処理部2と露光装置との間で基板Gの搬送が行われる。
このように各処理ユニットを集約して一体化することにより、省スペース化および処理の効率化を図ることができる。

このように構成される塗布・現像処理システムにおいては、カセットC内の基板Gが、処理部2に搬送され、処理部2では、まず、前段部2aの洗浄ユニット(SCR)21a,21bでスクラバー洗浄が施され、加熱処理ユニット(HP)26の一つで加熱乾燥された後、冷却ユニット(COL)27の一つで冷却される。

その後、基板Gは中段部2bに搬送され、レジスト塗布処理ユニット(CT)22で所定の色彩レジストが塗布され、乾燥処理ユニット40により乾燥処理されて、エッジリムーバー(ER)23で基板Gの周縁の余分な色彩レジストが除去される。その後、基板Gは、中段部2bの中の加熱処理ユニット(HP)の一つでプリベーク処理され、ユニット29または30の下段の冷却ユニット(COL)で冷却される。

その後、基板Gは中継部16から主搬送装置19にてインターフェース部3を介して露光装置に搬送されてそこで所定のパターンが露光される。そして、基板Gは再びインターフェース部3を介して搬入され、現像処理ユニット(DEV)24a,24b,24cのいずれかで現像処理される。現像処理された基板Gは、後段部2cのいずれかの加熱処理ユニット(HP)にてポストベーク処理が施された後、冷却ユニット(COL)にて冷却される。

このような各色彩毎の一連の処理が予め設定されたレシピに従って実行される。例えば、レッドの塗布・露光・現像処理が終了した基板Gは、順次グリーン、ブルー、ブラックの塗布・露光・現像処理が施されるが、後述するように、塗布処理ユニット(CT)22において異なる色彩のノズルを用いる他は、各色彩ともほぼ同様に処理される。完成したカラーフィルターの基板は、主搬送装置19,18,17および搬送機構10によってカセットステーション1上の所定のカセットに収容される。

次に、図2ないし図4を参照しつつ、本実施の形態に係る現像処理ユニット(DEV)24a,24b,24cについて説明する。図2は、本実施の形態に係る現像処理ユニット(DEV)の平面図、図3はその断面図、図4は、図2および図3に示した現像処理ユニット(DEV)に装着されたリンス液噴射ノズルの断面図、図5は、図4のノズルを一部切り欠いて示す斜視図である。

図2、図3に示すように、現像処理ユニット(DEV)24a,24b,24cにおいては、基板Gを吸着保持する水平回転可能なスピンチャック41が設けられ、このスピンチャック41により保持された基板Gを包囲する円筒形状のインナーカップ42が設けられ、このインナーカップ42の外周囲を取り囲むように円筒形状のアウターカップ43が設けられている。このアウターカップ43の外側に、全体を覆うシンク52が設けられている。

このアウターカップ43の一側には、現像液用ノズルアーム44が設けられ、この現像液用ノズルアーム44の下側には、現像液を吐出する複数の吐出口53aを有する現像液供給ノズル53が設けられている。このノズルアーム44は、ガイドレール45に沿って、ベルト駆動等の駆動機構(図示略)により基板Gを横切って移動するように構成され、これにより、現像液の塗布時には、ノズルアーム44は、基板Gの中心に停止し、回転している基板G上に、現像液供給ノズル53の下面に設けられた複数の現像液吐出口53aから現像液を吐出するようになっている。

アウターカップ43の他側には、純水等のリンス液を高圧で噴射するノズルを移動させるための高圧リンス液用ノズルアーム46が設けられている。このノズルアーム46の下側には、図4および図5に示すような、高圧でリンス液を噴射するリンス液噴射ノズル47が設けられている。このリンス液噴射ノズル47は、基板Gの幅方向に沿って延在するノズルヘッド48aと、ノズルヘッド48aの下側に設けられた複数の噴射部48bとを有している。そして、噴射部48bから、所定圧力(例えば、15kg/cm2)以上の高圧で、かつ所定流量(例えば、15l/min)でリンス液を噴射する。これにより、後述するように、現像処理が終了した後に基板G上に現像液と反応した後の余分なレジストが残存していたとしても、高圧で噴射したリンス液により除去することができる。

高圧リンス液用ノズルアーム46は、現像液用ノズルアーム44と同様に、ガイドレール45に沿って、ベルト駆動等の駆動機構(図示略)により基板Gを横切って移動するように構成され、これにより、リンス液の噴射時には、ノズルアーム46は、リンス液噴射ノズル47の噴射部48bからリンス液を高圧で噴射した状態で、静止した基板G上をスキャンするようになっている。

このようなカバー50が設けられているため、リンス液噴射ノズル47の噴射部48bから基板Gに向けてリンス液を高圧で噴射する際、リンス液を一時的に貯留しつつ基板G上にリンス液の膜を形成することができる。このリンス液の膜は、後述するように、噴射されたリンス液に対する緩衝作用を有し、基板Gの回路パターン等への損傷を防止することができる。

上記高圧リンス液用ノズルアーム46とアウターカップ43との間には、比較的低圧で純水等のリンス液を吐出するためのリンス液吐出ノズル(図示略)を先端部に有する低圧リンス液用ノズルアーム51が枢軸51aの廻りに回動自在に設けられている。ノズルアーム51の先端のリンス液吐出ノズルは、例えば、上記リンス液噴射ノズル47により高圧でリンス液を噴射した後、比較的低圧でリンス液を吐出して、洗浄の仕上げをする役割を果たす。また、このリンス液の吐出時には、ノズルアーム51は、枢軸51aの廻りに回動して、リンス液吐出ノズルを基板Gの中心に位置させ、回転する基板Gに対してリンス液吐出ノズルからリンス液を吐出するようになっている。

図3に示すように、インナーカップ42およびアウターカップ43は、連結部材60により連結されており、図示しない昇降機構により一体的に昇降可能となっている。インナーカップ42およびアウターカップ43は、いずれもその上端部が内側に向かって傾斜しており、現像液またはリンス液が外部へ飛散することが防止可能となっている。なお、開口径が最も小さいインナーカップ42の上端部分においても、基板Gを水平にした状態で挿入可能な大きさとなっている。また、アウターカップ43の上端位置はインナーカップ42の上端位置よりも高く構成されており、スピンチャック41の回転の調整により、後述するように、現像液とリンス液との分離回収が可能となっている。

インナーカップ42の下方には、現像液の塗布および振り切りの際、インナーカップ42の内壁またはその内側を通って下方に流された現像液を貯留して排出する現像液用受け皿55が、インナーカップ42の底部を覆うように設けられており、この受け皿55には排出口56が設けられている。そして、排出口56には排出管56aが連結されている。また、現像液用受け皿55は、現像液を排出口56に集めるように傾斜されている。

アウターカップ43の下方には、リンス液の吐出および振り切りの際、アウターカップ43の内壁またはアウターカップ43とインナーカップ42との間を通って下方に流されたリンス液を貯留して排出するリンス液用受け皿57が、アウターカップ43の底部を覆うように設けられており、この受け皿57には排出口58が設けられている。そして排出口58には排出管58aが連結されている。また、リンス液用受け皿57は、リンス液を排出口58に集めるように傾斜されている。また、シンク52の底部には、この底部に貯留された現像液およびリンス液を排出するための排出口59が設けられている。

次に、以上のように構成された現像処理ユニット(DEV)24a,24b,24cにおける現像処理動作について説明する。
図1に示すように、露光処理された基板Gが主搬送装置19により、現像処理ユニット(DEV)24a,24b,24cのいずれかに搬入される。
現像処理ユニット(DEV)24a,24b,24cでは、図2に示すように、搬入された基板Gがスピンチャック41に吸着保持される。現像液用のノズルアーム44がガイドレール45に沿って基板Gの中心部に移動、停止し、基板Gがスピンチャック41により回転されながら、現像液用供給ノズル(図示略)の下面に設けられた複数の吐出口から現像液が吐出されて基板Gの全面に塗布され、現像処理が進行される。

その後、基板Gがスピンチャック41により回転されて現像液が振り切られる。この際にインナーカップ42およびアウターカップ43は、図3に示す上昇した位置に配置されており、スピンチャック41が、例えば50〜150rpmの比較的低速で1〜3sec回転される。したがって、振り切られた現像液はインナーカップ42の内壁またはその内側を通って現像液用受け皿55に至り、排出口56から排出管56aを介して、リンス液とは別に回収される。なお、現像処理の際に基板Gから飛散した現像液もインナーカップ42の内側を通って受け皿55に至る。

次いで、高圧リンス液用ノズルアーム46がガイドレール45に沿って静止した基板G上をスキャンしながら、その下側に設けられたリンス液噴射ノズル47の噴射部48bから高圧でリンス液を噴射させる。このようにリンス液を噴射させる際には、インナーカップ42およびアウターカップ43は下降した位置に配置される。

噴射部48bから基板Gに向けてリンス液を高圧で噴射する際、上述したカバー50が設けられているため、リンス液を一時的に貯留しながら基板G上にリンス液の膜を形成することができ、その後、隙間を介してリンス液を基板G上に流出することができる。なお、ノズルアーム46のスキャン開始時には、リンス液の膜が形成されていない虞れがあるが、スキャンを開始する基板Gの外周部は、製品にならない部分であり、スキャン開始後一定時間経過後には、リンス液の膜が十分に形成されているため、基板G上の製品になる部分に対して実質的に悪影響を及ぼさない。

このように、リンス液噴射ノズル47により、リンス液を所定圧力(例えば、15kg/cm2)以上の圧力で、かつ所定流量(例えば、15l/min)でリンス液を噴射しているため、現像処理が終了し、現像液とレジストとの反応が終了した後に、基板G上に反応後のレジストが残存していたとしても、高圧で噴射したリンス液により、残存したレジストを確実に除去することができるとともに、リンス液を高圧で噴射する際、カバー50により基板G上にリンス液の膜を形成しているので、その緩衝作用により、回路パターンの損傷等の基板Gに対する損傷を回避することができる。

また、リンス液の膜を形成するためのカバー50が、基板Gとの間に所定の隙間dを形成した状態で配置されているため、この隙間dを例えば2〜5mmの間で調整することにより、リンス液の膜の厚さを容易に調整することができる。したがって、リンス液の膜の厚さおよびリンス液の圧力を調整して、基板Gに対する損傷を防止しながら洗浄の最適化を図ることができる。

このようにして基板Gのリンスを行った後、スピンチャック41が高速で回転され、基板G上に残存するリンス液が振り切られる。この際に、上述したように、インナーカップ42およびアウターカップ43が下降した位置に配置され、スピンチャック41が、現像液の振り切りの際よりも高い回転数、例えば100〜200rpmで18sec回転され、インナーカップ42よりも高い位置にあるアウターカップ43の内壁またはインナーカップ42との間を通ってリンス液用受け皿57に至り、排出口58から排出管58aを介して、現像液とは別に回収される。なお、リンス液供給の際に基板Gから飛散したリンス液もアウターカップ43とインナーカップ42との間を通って受け皿57に至る。

その後、必要に応じて、ノズルアーム51が枢軸51aの廻りに回動されて、リンス液吐出ノズル(図示略)が基板Gの中心に位置され、回転する基板Gに対してリンス液が低圧で吐出される。これにより、高圧洗浄後における洗浄の仕上げがなされる。次いで、基板Gがスピンチャック41により高速で回転されて振り切り乾燥され、これにより、一連の現像処理が終了する。なお、この振り切りの際にも、高圧リンスの場合と同様にして受け皿57を介して現像液とは別に回収される。
