Description
【発明の詳細な説明】 [概要] 化合物半導体を用いた半導体受光素子に関し、 反応速度を上げるためにn−InP増倍層の濃度を上げ
ても十分なガードリング耐圧を確保することができる半
導体受光素子を提供することを目的とし、 第1導電型の半導体基板上に、第1の禁制帯幅を有す
る第1導電型の第1化合物半導体層と、前記第1の禁制
帯幅より大きい第2の禁制帯幅を有する第1導電型の第
2化合物半導体層とが形成され、前記第2化合物半導体
層中に第2導電型の受光領域が形成され、この受光領域
の周囲に第2導電型のガードリングが形成された半導体
受光素子において、前記第2化合物半導体層は、不純物
濃度の低い第1の層と、不純物濃度の高い増倍層として
の第2の層と、不純物濃度の低い第3の層により構成さ
れ、前記受光領域は、前記第2の層と前記第3の層の界
面近傍に達する深さまで形成され、前記ガードリング
は、前記第1の層と前記第2の層の界面近傍に達する深
さまで形成されるように構成する。

[産業上の利用分野] 本発明は化合物半導体を用いた半導体受光素子に関す
る。

半導体受光素子は、光ファイバを用いた光通信システ
ムにおいて用いられているが、近年の光通信システムの
高度化に伴い、InP、InGaAs等の化合物半導体を材料と
して用いた半導体受光素子が重要視されている。特に、
受光感度のすぐれたInGaAsのAPD(Avalanche Photo−Di
ode)は、光通信システムにおける長距離幹線システム
における受光素子として注目されている。これらの化合
物半導体のAPDでは、APDとして動作するために重要な役
割を果たすガードリングの形成が難しく、素子特性の向
上及び製造歩留りの向上のためにすぐれた構造のガード
リングが要求されている。

高度化に伴い、InP、InGaAs等の化合物半導体を材料と
して用いた半導体受光素子が重要視されている。特に、
受光感度のすぐれたInGaAsのAPD(Avalanche Photo−Di
ode)は、光通信システムにおける長距離幹線システム
における受光素子として注目されている。これらの化合
物半導体のAPDでは、APDとして動作するために重要な役
割を果たすガードリングの形成が難しく、素子特性の向
上及び製造歩留りの向上のためにすぐれた構造のガード
リングが要求されている。
[従来の技術] 化合物半導体を用いた従来のAPDを第5図及び第6図
に示す。

第5図のAPDにおいては、n+−InP基板1上にn−InGa
As光吸収層2が形成され、このn−InGaAs光吸収層2上
にn−InGaAsP中間層3を介して濃度の異なるn−InP増
倍層4及びn-−InP層5が形成されている。このn-−InP
層5の中央には受光領域であるp+−InP領域6が形成さ
れ、このp+−InP領域6を取り囲むようにガードリング
7が形成されている。ガードリング7は中央の受光領域
のpn接合で必ずアバランシェ増倍が生ずるようにするた
めに設けられている。n-−InP層5上にはSiN膜のパッシ
ベーション膜8を介して、p+−InP領域6周囲にコンタ
クトするp電極9が形成されている。n電極10はn+−In
P基板1下面に形成されている。

を低下させて空乏層が横方向に広がり易くすることによ
り、ガードリング7周辺の接合の湾曲による電界の集中
を緩和し、ガードリング7の耐圧を上げてp+−InP領域
6との耐圧差が得られるようにしている。

第6図に示すAPDでは、ガードリング7周辺に、ガー

ことにより、ガードリング7周辺における電界集中をよ
り一層緩和するように工夫している。

[発明が解決しようとする課題] 一般に、APDの応答速度を上げるためには、n−InP増
倍層4の不純物濃度を上げる必要がある。しかしなが
ら、n−InP増倍層4の不純物濃度を上げるとガードリ
ング7の耐圧が低くなり、p+−InP領域6との十分な耐
圧差が確保できなくなるという問題があった。例えば、
n−InP増倍層4の不純物濃度を5×1016cm-3にする
と、ガードリング7の耐圧は50〜60Vに低下し、受光領
域であるp+−InP領域6の耐圧(約60V)との差がなくな
り、APDとして動作しなくなった。

本発明の目的は、応答速度を上げるためにn−InP増
倍層の濃度を上げても十分なガードリング耐圧を確保す
ることができる半導体受光素子を提供することにある。

[課題を解決するための手段] 上記目的は、第1導電型の半導体基板上に、第1の禁
制帯幅を有する第1導電型の第1化合物半導体層と、前
記第1の禁制帯幅より大きい第2の禁制帯幅を有する第
1導電型の第2化合物半導体層とが形成され、前記第2
化合物半導体層中に第2導電型の受光領域が形成され、
この受光領域の周囲に第2導電型のガードリングが形成
された半導体受光素子において、前記第2化合物半導体
層は、不純物濃度の低い第1の層と、不純物濃度の高い
増倍層としての第2の層と、不純物濃度の低い第3の層
により構成され、前記受光領域は、前記第2の層と前記
第3の層の界面近傍に達する深さまで形成され、前記ガ
ードリングは、前記第1の層と前記第2の層の界面近傍
に達する深さまで形成されていることを特徴とする半導
体受光素子によって達成される。

[作用] 本発明によれば、第2化合物半導体層が不純物濃度の
低い第1の層と不純物濃度の高い第2の層と不純物濃度
の低い第3の層により構成され、ガードリング層は第3
の層と第2の層を突抜けて第1の層と第2の層の界面近
傍に達する深さまで形成されているので、第2の層の不
純物濃度が高くなってもガードリング層の耐圧が低くな
ることなく、受光領域との十分な耐圧差を確保できる。

[実施例] 本発明の第1の実施例によるAPDを第1図を用いて説
明する。第5図に示す従来のAPDと同一の構成要素には
同一の符号を付して説明を省略又は簡略にする。

n+−InP基板1上に、5×1015cm-3の不純物濃度で厚
さ2μmのn−InGaAs光吸収層2が形成され、このn−

さ0.3μmのn−InGaAsP中間層3が形成されている。

×1015cm-3)厚さ1μmのn-−InP層5が形成されてい
る。

なることがわかる。例えば、距離dを0.2μm以下にす
れば、ガードリング7の耐圧は70V以上と、p+−InP領域
6の耐圧(約60V)より高くなる。

Claims (1)
- 【請求項1】第1導電型の半導体基板上に、第1の禁制
帯幅を有する第1導電型の第1化合物半導体層と、前記
第1の禁制帯幅より大きい第2の禁制帯幅を有する第1
導電型の第2化合物半導体層とが形成され、前記第2化
合物半導体層中に第2導電型の受光領域が形成され、こ
の受光領域の周囲に第2導電型のガードリングが形成さ
れた半導体受光素子において、 前記第2化合物半導体層は、不純物濃度の低い第1の層
と、不純物濃度の高い増倍層としての第2の層と、不純
物濃度の低い第3の層により構成され、 前記受光領域は、前記第2の層と前記第3の層の界面近
傍に達する深さまで形成され、 前記ガードリングは、前記第1の層と前記第2の層の界
面近傍に達する深さまで形成されていることを特徴とす
る半導体受光素子。
