Claims (10)
- 定盤と、
前記定盤上に装着される研磨パッドと、
研磨対象を収容するキャリアと、
少なくとも1つのノズルを含むスラリー供給部とを含み、
前記キャリアが前記定盤の中心から前記定盤の末端に至る軌跡で振動運動をし、
前記スラリー供給部は、前記キャリアの振動運動と同一の軌跡および速度で振動運動する、
研磨装置。 - 前記キャリアの平面は円形状であり、前記スラリー供給部の平面は円弧形状であり、
前記スラリー供給部が前記キャリアの周りの形状に対応する形態である、
請求項1に記載の研磨装置。 - 前記スラリー供給部の曲率半径が4inch~30inchであり、
前記キャリアの直径が100mm~400mmである、
請求項2に記載の研磨装置。 - 前記研磨パッドが研磨面を備えた研磨層を含み、
前記研磨面が前記研磨層の厚さより小さい深さを有する少なくとも1つのグルーブを含み、
前記グルーブの深さが100μm~1500μmであり、
前記グルーブの幅が100μm~1000μmである、
請求項1に記載の研磨装置。 - 前記研磨パッドが研磨面を備えた研磨層を含み、
前記研磨面が前記研磨層の厚さより小さい深さを有するグルーブを2以上含み、
隣接した2つのグルーブの間のピッチ(pitch)が2mm~70mmである、
請求項1に記載の研磨装置。 - 前記研磨パッドが研磨面を備えた研磨層を含み、
前記研磨層がウレタン系プレポリマーを含む予備組成物の硬化物を含み、
前記予備組成物中のイソシアネート基の含有量(NCO%)が5重量%~11重量%である、
請求項1に記載の研磨装置。 - 研磨パッドを定盤上に装着するステップと、
研磨対象をキャリアに装着するステップと、
前記研磨パッドの研磨面と前記研磨対象の被研磨面とが当接するように配置した後、加圧条件下で前記定盤と前記キャリアをそれぞれ回転させて前記研磨対象を研磨させるステップと、
少なくとも1つのノズルを含むスラリー供給部から前記研磨パッドの研磨面上にスラリーを供給するステップと、を含み、
前記研磨対象が半導体基板を含み、
前記キャリアが前記定盤の中心から前記定盤の末端に至る軌跡で振動運動をし、
前記スラリー供給部は、前記キャリアの振動運動と同一の軌跡および速度で振動運動する、
半導体素子の製造方法。 - 前記スラリー供給部は、複数のノズルを含み、
各ノズルを介したスラリーの注入量が0ml/分~1,000ml/分の範囲で独立して調節される、
