Abstract
Description

熱力学的に限界効率に達するペロブスカイト太陽電池を提供するために、デバイスのスタックは、電子的および光学的に同時に最適化されなければならない。開回路電圧(Voc)およびフィルファクターの損失を低減するための電子最適化は大きく注目されるが、短絡電流密度(Jsc)を増加させるための光学最適化はいくらか無視されている。単接合セルは、通常、層厚さの暴力最適化によって最適化され得る。しかし、多接合デバイスにおける層の多数のせいで、複雑な光学モデリングは、光吸収およびそれゆえ効率を最大化することが要求される[Horantner et al., ACS Energy Letters 2, no. 10 (2017): 2506-13]。

本発明の利点は、いくつかの特定の具体例を参照して本明細書中以下に記載される。
光学およびデバイスモデリング
我々は、光学モデル(一般化した伝達マトリクス法)[Charalambos C. Katsidis and Dimitrios I. Siapkas, Applied Optics 41, no. 19 (2002): 3978]および詳細平衡ベースデバイスモデル[Kristofer Tvingstedt et al., Scientific Reports 4 (2014): 1-7]を実施して率一致中間層の影響をシミュレートした。伝達マトリクス法は、太陽電池スタックなどの任意の層状媒質における電磁波伝搬を計算するためのマクスウェル方程式の再計算である。モデルは干渉を完全に説明する。それは、光学定数および層の厚さを使用して、セルの外部量子効果(EQE(λ))として処理される吸収率A(λ)を計算する。次いで、我々は詳細平衡(最先端を仮定して、直列抵抗Rs、シャント抵抗Rsh、理想係数nidおよび電界発光外部量子効果EQEEL)を用いてJV曲線を計算し、それゆえデバイス性能を完全に決定した。
2つの反射(図2a)が破壊的に干渉し得る場合、中間層は最もよく働く。激しく不一致のITO中間層を用いたとしても、正しい厚さが選択される場合、EQEにおけるディップは低減され得る。不幸にも、この最適厚さは、ITO中間層について150-200nmの間に収まる。これは、インジウムのコストおよび希少性のせいで、製造および材料使用の視点から理想よりも厚い。さらに、この最適ITO厚さ未満でさえ、依然として顕著な反射がある。より実用的な厚さ-100~120nm-は、反射を最大にする領域において厳密に低下する。従って、ITOは中間層としての使用に光学的に適さない。それは、全ての厚さで反射を悪化させるよう働くのみである。実際、タンデムは、ITO層が0nmまで縮小される場合に最小を反映すると見なされる。これは、もちろん、その存在が電荷再結合または溶媒障壁として作用することのいずれかを可能にするために要求される場合、非現実的な厚さである。溶媒障壁機能性のために、ITO層は、おそらく厚さが100nmの範囲にあるべきであろう。
率一致中間層は、ITOが有する問題に悩まされない。ntop(λ)およびnbot(λ)をそれぞれ上部および下部吸収材の屈折率とする。次いで
我々の計算が示した(図4)ように、高い屈折率n(850nm)>2.0を有する再結合層は、PCEを1つの1%絶対増加させることを与え得る。
高い屈折率(n>2.0)、ここで下部セルは(650-1100nm)を吸収する。
650-1100nmの間での低い吸収係数(α<103cm-1)。ワイドバンドギャップ半導体が適している。
低い抵抗率(<500Ωcm)(電子および正孔の低い損失再結合を可能にする)
を満足する必要がある。
Nb:TiO2は、有望な高屈折率中間層である。Nb:TiO2/ITO混合物はまた、屈折率を調整するため、およびまた電子接触を改善するために使用され得、ここでITOの有利な電子特性はTiO2の光学特性と組み合わされ得る。我々は、Nb:TiO2/ITO混合した中間層を有するタンデムの性能を計算する(図5)。100nmの厚さで、60/40 Nb:TiO2/ITO混合再結合層は、0.8%の絶対PCE利得を与える。
実験室で測定した(lab-measured)PCEは、現実世界においてセルの性能について不完全な光景を描く。実験室測定は、典型的にはシミュレートされた直接入射AM1.5スペクトル下で行われる。セルはまた、このような条件下での性能について最適化される。しかしながら、太陽光のスペクトル組成は、場所、時間、雲量、湿度および粉塵に応じて非常に著しく変化し得る。さらに、入射の角度は、日および年を通じて変化する。曇りまたは霧の日には、入射光の大部分は拡散し、全ての角度からパネルに衝突する。直接入射で、TiO2率一致スタックは、ITOスタックに対して1.1%(絶対)の利得を示す。電力変換効率の改善は、全範囲の入射角にわたって見られる(図6)。これは、散光がときどき支配し得る英国のような曇りの場所において特に重要である。
原則として、タンデムセル層についてのこれらの最適厚さは、伝達マトリクスベースの光学モデルを用いて計算され得る。実際には、この正確な最適は、製造の間に厚さのランダムな変動があるので、達成され得ない。この効果は、実際のセルが最適よりも低い効率を有することを引き起こす。モデリングは、率一致セルが厚さ変動に対して不一致のセルよりも不感受性が高いことを示す。これは、相当する増加を生じる。
80nm NbTiO2フィルムを、4% NbドープしたTiO2標的からのスパッタコーティングによって、シリコン基板およびガラス基板上に形成した。基板を、堆積前に以下のように清掃した。
シリコン:アセトンおよびIPA中で連続してリンスし、そして送風乾燥した。

- 電荷再結合層材料が波長λAで屈折率n(λA)を有し、第1光活性材料が波長λAで屈折率n1(λA)を有し、かつ第2光活性材料が波長λAで屈折率n2(λA)を有し、ここでn1(λA)がn(λA)よりも小さく、かつn2(λA)がn(λA)よりも大きく、かつここでλAがλと同じかまたは異なる500 nm~1200 nmの波長である、請求項1に記載の多接合デバイス。
- λAおよびλが同じ波長である、請求項2~4のいずれか1項に記載の多接合デバイス。
- 電荷再結合層材料の波長λでの屈折率n(λ)が3.5未満であり、必要に応じて3以下であり、かつより詳細には2.5以下である、先行する請求項のいずれか1項に記載の多接合デバイス。
- 電荷再結合層材料が半透明であり、必要に応じてここで該電荷再結合層材料がスペクトルの可視~近赤外範囲において約50 %以上である平均光透過性を有する、先行する請求項のいずれか1項に記載の多接合デバイス。
- 電荷再結合層材料がワイドバンドギャップ半導体を含む、先行する請求項のいずれか1項に記載の多接合デバイス。
- 第1光活性材料がバンドギャップEg1を有し、かつ第2光活性材料がバンドギャップEg2を有し、ここでEg1がEg2よりも大きい、先行する請求項のいずれか1項に記載の多接合デバイス。
- 第1光活性材料がバンドギャップEg1を有し、かつ電荷再結合層材料がバンドギャップEgを有し、ここでEgがEg1よりも大きい、先行する請求項のいずれか1項に記載の多接合デバイス。
- 電荷再結合層材料がバンドギャップEgを有し、第1光活性材料がバンドギャップEg1を有し、かつ第2光活性材料がバンドギャップEg2を有し、ここでEgがEg1よりも大きく、かつEg1がEg2よりも大きく、必要に応じてここでEgが少なくとも2.0 eVであり、より詳細にはここでEgが少なくとも3.0 eVであり、かつEg1が2.0 eV以下である、先行する請求項のいずれか1項に記載の多接合デバイス。
- 電荷再結合層が少なくとも5 nmの厚さ、必要に応じて20~300 nmの厚さ、より詳細には50~200 nmの厚さ、または75~150 nmの厚さを有する、先行する請求項のいずれか1項に記載の多接合デバイス。
- 波長λが500~1100 nmの波長であり、必要に応じて600~1200 nmの波長であり、必要に応じて600~1000 nmの波長であり、より詳細には800 nm~1000 nmの波長である、例えば、850 nmの波長である、先行する請求項のいずれか1項に記載の多接合デバイス。
- 第1および第2光活性材料の一方が請求項1で定義した少なくとも1つのA/M/X材料を含み、かつ第1および第2光活性材料の他方がA/M/X材料以外の光活性半導体である化合物を含み、
好ましくは第1光活性材料が請求項1で定義した少なくとも1つの結晶性A/M/X材料を含み、かつ第2光活性材料がA/M/X材料以外の光活性半導体である化合物を含む、先行する請求項のいずれか1項に記載の多接合デバイス。 - 光活性半導体である化合物がカルコゲニドアニオンを含む、請求項15に記載の多接合デバイス。
- 光活性半導体化合物が、銅亜鉛スズカルコゲニド、アンチモンカルコゲニド、ビスマスカルコゲニド、銅インジウムガリウムカルコゲニド、カドミウムカルコゲニド、鉄カルコゲニドおよび鉛カルコゲニドから選ばれ;
必要に応じて光活性半導体化合物が、セレン化銅インジウムガリウム(CIGS)、硫化銅インジウム(CIS)、硫化セレン化銅インジウム(CIG(S)Se)、テルル化カドミウム(CdTe)、テルル化セレン化カドミウム(CdTexSe1-x、ここで0<x<1)、テルル化硫化カドミウム(CdTexS1-x、ここで0<x<1)、硫化銅亜鉛スズ(CZTS)、セレン化銅亜鉛スズ(CZTSe)、硫化セレン化銅亜鉛スズ(CZTSSe)、硫化アンチモン、セレン化アンチモン、硫化ビスマス、セレン化ビスマス、硫化鉄、硫化鉛、セレン化鉛、硫化カドミウム、およびセレン化カドミウムから選ばれ;

必要に応じて少なくとも1つの第1および第2結晶性A/M/X材料が異なる、請求項1~14のいずれか1項に記載の多接合デバイス。 - 電荷再結合層材料が金属酸化物、金属窒化物または金属硫化物を含み、
必要に応じて電荷再結合層中の該材料がTiO2、金属ドープしたTiO2、SrTiO3、BaTiO3、Cr2O3、CuCrO2、ZnS、ZrO2、TiN、AlNおよびGaNを含み、
より詳細には電荷再結合層中の該材料がTiO2または金属ドープしたTiO2を含む、先行する請求項のいずれか1項に記載の多接合デバイス。 - 電荷再結合層材料が(a)TiO2または金属ドープしたTiO2および(b)透明導電性酸化物を含み、
必要に応じて電荷再結合層材料が(a)および(b)の混合物を含み;
より詳細には透明導電性酸化物が酸化インジウムスズ(ITO)である、先行する請求項のいずれか1項に記載の多接合デバイス。 - TiO2または金属ドープしたTiO2が透明導電性酸化物およびTiO2または金属ドープしたTiO2の合計体積の少なくとも20体積%であり、
必要に応じて透明導電性酸化物およびTiO2または金属ドープしたTiO2の合計体積の少なくとも50体積%であり、
より詳細には透明導電性酸化物およびTiO2または金属ドープしたTiO2の合計体積の少なくとも80体積%である、請求項20に記載の多接合デバイス。 - 電荷再結合層材料がTiO2または金属ドープしたTiO2から実質的になるかまたはTiO2または金属ドープしたTiO2からなり、
好ましくは電荷再結合層材料が金属ドープしたTiO2から実質的になるかまたは金属ドープしたTiO2からなる、請求項1~19のいずれか1項に記載の多接合デバイス。 - 電荷再結合層材料が金属ドープしたTiO2を含み、ここで該金属が遷移金属であり、
必要に応じて該金属がTa、VおよびNbから選ばれ、
必要に応じて該金属がNbである、請求項19~22のいずれか1項に記載の多接合デバイス。 - 金属ドープしたTiO2中の金属が、金属ドープしたTiO2の総重量の少なくとも0.5重量%の量で存在し、
必要に応じて金属ドープしたTiO2中の金属が、金属ドープしたTiO2の総重量の1~10重量%の量で存在し、
必要に応じて金属ドープしたTiO2中の金属が、金属ドープしたTiO2の総重量の2~6重量%の量で存在する、請求項23に記載の多接合デバイス。 - TiO2がルチル相である、請求項19~24のいずれか1項に記載の多接合デバイス。
- [A]が少なくとも1つの有機カチオンを含む1つ以上のAカチオンを含む、先行する請求項のいずれか1項に記載の多接合デバイス。
- 各Aカチオンが:アルカリ金属カチオン;式[R1R2R3R4N]+のカチオン、式中、R1、R2、R3、R4のそれぞれは独立して水素、無置換または置換C1-20アルキル、および無置換または置換C6-12アリールから選ばれ、およびR1、R2、R3およびR4の少なくとも1つのは水素ではない;式[R5R6N=CH-NR7R8]+のカチオン、式中、R5、R6、R7およびR8のそれぞれは独立して水素、無置換または置換C1-20アルキル、および無置換または置換C6-12アリールから選ばれる;およびC1-10アルキルアンモニウム、C2-10アルケニルアンモニウム、C1-10アルキルイミニウム、C3-10シクロアルキルアンモニウムおよびC3-10シクロアルキルイミニウム、これらのそれぞれは、無置換であるかまたはアミノ、C1-6アルキルアミノ、イミノ、C1-6アルキルイミノ、C1-6アルキル、C2-6アルケニル、C3-6シクロアルキルおよびC6-12アリールから選ばれる1つ以上の置換基で置換されている;から選ばれ;

詳細にはSn2+、Pb2+、Cu2+、Ge2+、およびNi2+から選ばれ;および
より詳細にはSn2+およびPb2+から選ばれる、先行する請求項のいずれか1項に記載の多接合デバイス。 - 各Xアニオンがハライドであり、必要に応じて[X]が2つ以上の異なるハライドアニオンを含む、先行する請求項のいずれか1項に記載の多接合デバイス。
- 式[A]a[M]b[X]cの化合物が式[A][M][X]3の化合物であり、式中[A]、[M]および[X]が請求項1および25~29で定義した通りである、先行する請求項のいずれか1項に記載の多接合デバイス。
- 光活性領域がそれぞれ1つ以上の電荷輸送層をさらに含み、
必要に応じて各光活性領域が電子輸送(n-型)層および正孔輸送(p-型)層をさらに含み、
より詳細には各光活性領域が電子輸送(n-型)層と正孔輸送(p-型)層との間に配置された光活性材料の層を含む、先行する請求項のいずれか1項に記載の多接合デバイス。 - 光学スペーサー層をさらに含み、
