Abstract
Description
第1封止樹脂層形成用の作製例1〜10の各第1樹脂膜を、次のようにして作製した。まず、表1および表2に示す配合処方で各成分を混合し、組成物(ワニス)を調製した(表1と表2において、組成を表す各数値の単位は、相対的な「質量部」である)。次に、表面がシリコーン離型処理されている厚さ50μmのポリエチレンテレフタレートフィルム(PETフィルム)上に、組成物を塗布して塗膜を形成した。次に、この塗膜を、120℃で2分間、加熱乾燥し、PETフィルム上に厚さ50μmの第1樹脂膜を作製した(形成された第1樹脂膜はBステージの状態にある)。
第2封止樹脂層形成用の作製例11〜13の各第2樹脂膜を、次のようにして作製した。まず、表2に示す配合処方で各成分を混合し、組成物(ワニス)を調製した。次に、表面がシリコーン離型処理されている厚さ50μmのPETフィルム上に、組成物を塗布して塗膜を形成した。次に、この塗膜を、120℃で2分間、加熱乾燥し、PETフィルム上に厚さ50μmの樹脂膜を形成した(形成された樹脂膜はBステージの状態にある)。そして、同一組成のワニスから以上のようにして形成された厚さ50μmの樹脂膜2枚を貼り合わせて、厚さ100μmの第2樹脂膜を作製した。
エポキシ樹脂:新日鐵化学社製の「YSLV−80XY」(ビスフェノールF型エポキシ樹脂,高分子量エポキシ樹脂,エポキシ当量200g/eq.,常温で固体,軟化点80℃)
フェノール樹脂:群栄化学社製の「LVR−8210DL」(ノボラック型フェノール樹脂,潜在性硬化剤,水酸基当量104g/eq.,常温で固体,軟化点60℃)
アクリル樹脂:根上工業社製の「HME−2006M」(カルボキシル基含有のアクリル樹脂,酸価32mgKOH/g,重量平均分子量129万、ガラス転移温度(Tg)−13.9℃,固形分濃度20質量%のメチルエチルケトン溶液)
シランカップリング剤:信越化学社製の「KBM−403」(3−グリシドキシプロピルトリメトキシシラン)
層状ケイ酸塩化合物:ホージュン社製の「エスベンNX」(表面がジメチルジステアリルアンモニウムで変性された有機化ベントナイト)
無機充填材F1:デンカ株式会社製の「FB−8SM」(球状シリカ粒子、平均粒子径7.0μm,表面処理なし)
無機充填材F2:アドマテックス社製の「SC220G−SMJ」(シリカ粒子,平均粒径0.5μm)を3−メタクリロキシプロピルトリメトキシシラン(信越化学社製の「KBM−503」)で表面処理したもの(表面処理に用いたシランカップリング剤は、シリカ粒子100質量部に対して1質量部)
硬化促進剤:四国化成工業社製の「2PHZ−PW」(2−フェニル−4,5−ジヒドロキシメチルイミダゾール)
溶媒:メチルエチルケトン(MEK)
カーボンブラック:三菱化学社製の#20,平均粒子径50nm
実施例1〜14および比較例1〜7の各封止用樹脂シートを作製した。具体的には、表3〜5に示す組合せで第1樹脂膜(第1封止樹脂層)および第2樹脂膜(第2封止樹脂層)を貼り合わせることによって、厚さ150μmの封止用樹脂シートを作製した。
実施例1〜14および比較例1〜7の各封止用樹脂シートについて、硬化後の第1封止樹脂層の第1線膨張係数Z1(ppm/℃)と、硬化後の第2封止樹脂層の第2線膨張係数Z2(ppm/℃)とを、次のようにして調べた(上述のように、第1および第2線膨張係数は、それぞれ、25℃からガラス転移温度までの温度範囲における平均線膨張係数である)。
熱機械測定装置(TMA):TMA(ティー・エイ・インスツルメント・ジャパン社製
サンプルサイズ:4.5mm×20mm
モード:引張モード
昇温速度:5℃/分
測定温度範囲:25℃から260℃
実施例1〜14および比較例1〜7の各封止用樹脂シートについて、電子部品チップの本体部が空隙を介して基材に対向する状態で当該基材に実装されている電子部品チップを封止して硬化した状態での、基材とチップ本体部との間の空隙への進入長さを測定した。
実施例1〜14および比較例1〜7の各封止用樹脂シートについて、硬化後の反りの程度を調べた。具体的には、まず、90mm×90mm×厚さ150μmのサイズの42アロイ板と、当該42アロイ板の厚さ方向一方面の全体に貼り合わされた封止用樹脂シートとを備える積層体サンプルを、150℃で1時間加熱し、その後、25℃で1時間静置した。そして、積層体サンプルの42アロイ板を下側にして積層体サンプルが載置される載置面と、積層体サンプルの縁端との間の距離の最大値を、反り量として測定した。
実施例1〜14および比較例1〜7の各封止用樹脂シートについて、第1封止樹脂層の第1線膨張係数Z1と第2封止樹脂層の第2線膨張係数Z2とが共に20ppm/℃以下である場合に、封止樹脂材として信頼性が“良”である(即ち、同シートを用いて得られる電子部品チップ樹脂封止体において、電子部品チップ表面からの封止樹脂の剥離などを充分に抑制して高い信頼性を得るのに適する)と評価し、第1線膨張係数Z1および第2線膨張係数Z2の少なくとも一方が20ppm/℃超である場合を、封止樹脂材として信頼性が“不良”であると評価した。その評価結果を表3〜5に示す。

Claims (5)
- 第1封止樹脂層と第2封止樹脂層とを厚さ方向に順に備える封止用樹脂シートであって、
前記第1封止樹脂層は、層状ケイ酸塩化合物および第1無機充填材を含有し、当該第1封止樹脂層における前記層状ケイ酸塩化合物の含有割合は、1.2質量%以上5.5質量%以下であり、当該第1封止樹脂層における前記第1無機充填材の含有割合は、81質量%以上であり、
前記第2封止樹脂層は、第2無機充填材を含有し、当該第2封止樹脂層における前記第2無機充填材の含有割合は、75質量%以上であることを特徴とする、封止用樹脂シート。 - 前記第1封止樹脂層が、硬化後において20ppm/℃以下の第1線膨張係数を有し、且つ、前記第2封止樹脂層が、硬化後において20ppm/℃以下の第2線膨張係数を有することを特徴とする、請求項1に記載の封止用樹脂シート。
- 前記第1線膨張係数に対する前記第2線膨張係数の比率が、0.68以上1.47以下であることを特徴とする、請求項2に記載の封止用樹脂シート。
- 前記第1封止樹脂層および前記第2封止樹脂層が、50℃以上130℃以下の軟化点を有するエポキシ樹脂を含有することを特徴とする、請求項1から3のいずれか一つに記載の封止用樹脂シート。
- 前記第1封止樹脂層および前記第2封止樹脂層が、前記エポキシ樹脂とともにフェノール樹脂を含有することを特徴とする、請求項4に記載の封止用樹脂シート。
