はんだバンプ形成基板の製造を行うのに際し、まず、原料はんだが配列された基板Wをチャンバ11内に入れてステージ13の載置面13tに載置する(S1:載置工程)。原料はんだが配列された基板Wがチャンバ11内のステージ13に載置されたら、原料はんだが配列された基板Wを覆うように、カバー16をステージ13の上に配置する(S2:覆い工程)。このとき、原料はんだ及び基板Wがカバー16に接触しないように、カバー16をステージ13上に配置する。また、基板Wに配列された各原料はんだとカバー16との最短距離が、それぞれ所定の距離になるようにする。ここでの所定の距離は、0.1mm〜20mmである。カバー16を配置したら、制御装置50は、ヒータ15をONにしてステージ13及び原料はんだを有する基板Wを、還元温度に加熱する(S3)。還元温度は、基板W上に配列された原料はんだの融点よりも低く、原料はんだ及び基板Wの酸化膜のギ酸Fによる還元処理を行うのに適した温度である。ヒータ15によってステージ13が加熱されると、ステージ13に接触しているカバー16にも熱が伝達し、カバー16も加熱されることとなる。そして、カバー16及びステージ13に囲まれた内部の空間も高温になる。

次に、制御装置50は、還元温度にステージ13の温度が上昇したら、制御弁19vを開けてチャンバ11内にギ酸ガスFを供給する(S4:還元ガス供給工程)。チャンバ11内にギ酸ガスFを供給することで、原料はんだや基板Wの表面等に形成されている酸化膜をギ酸Fによって還元する還元処理が行われる。このとき、基板Wに配列された各原料はんだとカバー16との最短距離が所定の距離になっているので、ギ酸ガスFによる酸化膜の還元速度を上昇させることができる。この還元速度の上昇は、原料はんだとカバー16との最短距離が所定の距離になることによって、基板Wまわりの空間が比較的小さくなって放熱が抑制されていることが寄与しているため及び/又はギ酸分子の酸化膜への衝突回数が増加することが寄与しているためと考えられる。ギ酸Fを用いて酸化膜の除去を行うことで、フラックスを用いなくて済み、後でフラックスを洗浄する工程を省略することができる。なお、ステージ13の温度が還元温度に上昇する前にチャンバ11内にギ酸ガスFを供給しても酸化膜の除去を行うことができる場合は、還元ガス供給工程(S4)を、還元温度に加熱する工程(S3)よりも前に又は還元温度に加熱する工程(S3)と並行して行うこととしてもよい。

ギ酸Fによる還元処理が完了したら、制御装置50は、ヒータ15の出力を上げて原料はんだの融点を超えた所定の温度である溶融温度までステージ13及び原料はんだ付き基板Wを加熱する(S5)。これにより、基板W上の原料はんだは、溶融して半球状となる。原料はんだが半球状となったら、制御装置50は、ヒータ15による加熱を停止すると共に、チャンバ11からギ酸ガスFを排出して、半球状のはんだを有する基板Wを冷却する(S6)。なお、還元温度に加熱する工程(S3)から、ヒータ15による加熱を停止する直前の溶融温度に加熱するまでは加熱を継続しており、この間は加熱工程に相当する。そして、ヒータ15による加熱を停止した後の冷却により、基板W上にある半球状のはんだが固化すると、完成したはんだバンプSが形成されることとなる。その後、はんだバンプSが形成された基板W(はんだ付製品の一形態であり、以下「製品P」という場合もある。)をチャンバ11から取り出す(S7)。これで、はんだバンプSを有する基板Wが得られることになるが、念のため、適切にはんだバンプSが形成されているか否かを判断する(S8)。はんだバンプSが形成されていない場合は、載置工程(S1)に戻り、再びはんだバンプSを形成するべく、上述のフローを行う。他方、はんだバンプSが形成された場合は、はんだバンプ形成基板(製品P)の製造を終了する。これで、一連の工程において、はんだバンプ形成基板(製品P)が製造されたこととなり、はんだバンプ形成基板(製品P)は後工程に送られる。引き続き別途はんだバンプ形成基板(製品P)を製造する場合は、上述のフローを繰り返す。
