Abstract
Description
3色は同一である。典型的には、この熱は、基板の底部を介して、発光デバイスに付着されたヒートシンクへと移送される。熱放射又は対流による放散量は、一般に、このタイプの応用において非常に低い。こうして、熱が半透明光混合素子を通過する必要がある。半透明光混合素子が少なくとも10W/mKの特定の熱伝導性を有するような発光デバイスを提供することにより、結果としてのヒートシンクと色変換素子との間の温度差が小さくなる。このことによる利点は、色変換素子の温度急冷(temperature quenching)のリスク無しに、レーザーダイオードの電力を増大し得ることである。変形的に、半透明光混合素子の面積を減少し得る。その理由は、色変換素子内の温度差が、レーザーダイオードの電力、半透明光混合素子の面積及び半透明光混合素子の熱伝導性の間の比に依存するからである。
そのような発光素子が用いられて、高輝度の白色光を生成でき、上述した遠隔発光応用のためにその光を細いファイバー内に効率的に結合することができる。

Claims (15)
- 発光デバイスであって:
基板と;
該基板の上に配置された半透明光混合素子と;
該半透明光混合素子の頂部に配置された色変換素子であり、前記半透明光混合素子からの光が当該色変換素子に結合されるように配置された色変換素子と;
第1色の光を前記半透明光混合素子へと放出するレーザーダイオードと;
を含み、
前記色変換素子が、前記第1色の光の一部を第2色へと変換し、前記第1色の光を前記第2色の光に混合して第3色の光を生成し、該第3色の光を放出し;
前記半透明光混合素子が10毎ケルビン毎メートルワット、W/mKを越える熱伝導性を有する;
ことを特徴とする発光デバイス。 - 請求項1に記載の発光デバイスであり、
前記半透明光混合素子がサファイア、アルミニウムオキシナイトライド、イットリウムオキサイド、イットリウムアルミニウムガーネット又はマグネシウムフルオライドから作られている、
発光デバイス。 - 請求項1又は2に記載の発光デバイスであり、
前記色変換素子が、2W/mm2以上の電力密度に耐えるように適合されている、
発光デバイス。 - 請求項1乃至3のうち何れか1項に記載の発光デバイスであり、
前記基板が共通基板であり、該共通基板の上に前記レーザーダイオード及び前記色変換素子が配置されている、
発光デバイス。 - 請求項1乃至4のうち何れか1項に記載の発光デバイスであり、
前記レーザーダイオードが、前記色変換素子に近接して配置されている、
発光デバイス。 - 請求項1乃至5のうち何れか1項に記載の発光デバイスであり、
前記色変換素子及び/又は前記半透明光混合素子が反射性被覆を含む、
発光デバイス。 - 請求項1乃至6のうち何れか1項に記載の発光デバイスであり、
前記レーザーダイオードが、前記第1色の光を前記半透明光混合素子の側部のサブ部分に放出し、
前記半透明光混合素子には、前記サブ部分を除き、全側部の上に反射性被覆が設けられている、
発光デバイス。 - 請求項1乃至7のうち何れか1項に記載の発光デバイスであり、
前記レーザーダイオードが、光を前記基板の表面に沿って前記半透明光混合素子に放出するように構成され、
前記色変換素子は、前記基板の表面に実質的に垂直な方向に光を放出するように配置されている、
発光デバイス。 - 請求項1乃至8のうち何れか1項に記載の発光デバイスであり、さらに、
前記レーザーダイオードと前記半透明光混合素子との間に配置された半透明導波管素子であり、前記レーザーダイオードが前記第1色の光を当該半透明導波管素子を介して前記半透明光混合素子に放出するように構成された、半透明導波管素子を、
含む発光デバイス。 - 請求項1乃至9のうち何れか1項に記載の発光デバイスであり、さらに、
前記レーザーダイオードと前記半透明光混合素子との間に配置されたレンズを、
含む発光デバイス。 - 請求項1乃至10のうち何れか1項に記載の発光デバイスであり、さらに、
第4色の光を前記半透明光混合素子へ放出するように構成された追加的レーザーダイオードを、
含み、
前記色変換素子が、前記第1色、前記第2色及び前記第4色の光を混合して、第5色の光を生成し、該第5色の光を放出する、
発光デバイス。 - 請求項9に従属する請求項11に記載の発光デバイスであり、
前記追加的レーザーダイオードが前記第4色の光を当該半透明導波管素子を介して前記半透明光混合素子に放出するように構成された、
発光デバイス。 - 請求項11又は12に記載の発光デバイスであり、
前記追加的レーザーダイオードが前記レーザーダイオードに隣接して配置されている、
発光デバイス。 - 請求項11乃至13のうち何れか1項に記載の発光デバイスであり、さらに、
前記色変換素子から放出される前記第5色を制御するために、前記レーザーダイオード及び前記追加的レーザーダイオードの光放出電力を個々的に制御するためのコントローラー、
含む発光デバイス。 - 請求項1乃至14のうち何れか1項に記載の発光デバイスを含むフラッシュモジュール。
