Claims (13)
- ナットシェルオイルから誘導されるエポキシ樹脂が、総組成物の2〜30重量パーセントの範囲の量で存在する、請求項1または2に記載の熱界面材料。
- エポキシ化二量体脂肪酸が、総組成物の2〜30重量パーセントの範囲の量で存在する、請求項1または2に記載の熱界面材料。
- ナットシェルオイルから誘導されるエポキシ樹脂およびエポキシ化二量体脂肪酸が、エポキシ化二量体脂肪酸に対するエポキシ樹脂の重量比を1:1の状態で、総組成物の2〜30重量パーセントの範囲の量で存在する、請求項1または2に記載の熱界面材料。
- 可融性の金属粒子が、総組成物の40〜95重量パーセントの範囲の量で存在する、請求項1または2に記載の熱界面材料。
- 金属粒子がスズ、ビスマス、スズ:ビスマスの合金、インジウム、銀被覆窒化ホウ素、およびこれらの混合物から選択される、請求項6に記載の熱界面材料。
- スズ:ビスマスの合金がSn:Bi::48:52の重量比を有する、請求項7に記載の熱界面材料。
- InがSn:Bi合金に対して1:1の重量比で存在する、Inをさらに含有する請求項8に記載の熱界面材料。
- 半導体チップ、熱スプレッダ、およびそれらの間に請求項1または2に記載の熱界面材料を有するアッセンブリ。
