Abstract
Description
The present invention relates to a light irradiation apparatus suitable for optically cleaning the surface of a substrate such as a wafer or a glass substrate in a manufacturing process of a semiconductor element or a flat panel display.
In the manufacturing process of semiconductor elements, flat panel displays such as liquid crystal display devices, solar cells, etc., the surface of the substrate is generally washed to form a thin film with high adhesion to a substrate such as a silicon wafer or glass substrate. By processing, contaminants such as organic substances present on the surface of the substrate are removed, and as a method of cleaning the surface of the substrate, there is a dry cleaning method that does not use water, an organic solvent, or the like. Widely used. In this dry cleaning method, the surface of the object to be processed is irradiated with excimer light from an excimer lamp and radical oxygen, ozone, etc. generated by the irradiation of the excimer light is applied to the surface of the object to be processed. An optical cleaning method for cleaning is known.
A light irradiation apparatus used for such a light cleaning method comprises a lamp house having an ultraviolet transmissive window made of, for example, synthetic quartz glass, and an excimer lamp that radiates ultraviolet light housed in the lamp house. Is known (see Patent Document 1).
In this light irradiation apparatus, in order to prevent the ultraviolet light emitted from the excimer lamp from being absorbed by the gas in the lamp house before reaching the ultraviolet light transmission window of the lamp house, nitrogen gas is contained in the lamp house. Filling with an inert gas such as circulates. Therefore, it is necessary to provide the light irradiation apparatus with a circulation mechanism for circulating the inert gas, which increases the manufacturing cost of the light irradiation apparatus, and also uses an inert gas such as nitrogen gas when the light irradiation apparatus is used. Therefore, there is a problem that the processing cost of the cleaning process of the irradiated object is increased.
Recently, therefore, an excimer lamp having a high ultraviolet radiation intensity has been developed. As a result, even if the ultraviolet light from the excimer lamp is absorbed by the gas in the lamp house, the excimer lamp has a sufficient intensity against the irradiated object. Since it is possible to irradiate ultraviolet rays, a light irradiator that irradiates the irradiated object with ultraviolet rays from an excimer lamp while introducing the atmosphere into the lamp house and exhausting it from the exhaust port of the lamp house has been proposed. (See Patent Document 2).
According to such a light irradiation apparatus, it is not necessary to provide a circulation mechanism for circulating an inert gas and an expensive ultraviolet ray transmission window, and therefore, the manufacturing cost of the light irradiation apparatus can be reduced. In addition, since it is not necessary to use an inert gas such as nitrogen gas when using the light irradiation apparatus, it is possible to reduce the processing cost of the cleaning process of the irradiated object.
However, in the above-described light irradiation apparatus, contaminants such as organic matter attached to the irradiated object and contaminants such as AMC (Airborne Molecular Continentals) contained in the atmosphere introduced into the lamp house are excimer lamps. The reaction product is deposited on the inner wall surface of the lamp house after being activated by the ultraviolet rays from the lamp house, and then separates from the inner wall surface of the lamp house and adheres to the irradiated object. It has been found that there is a problem that it is difficult to reliably achieve the treatment. This phenomenon is different from that in which particles contaminate the irradiated object.
The present invention has been made on the basis of the circumstances as described above, and its purpose is to irradiate reaction products of pollutants such as organic substances adhering to the irradiated object and pollutants contained in the atmosphere. It is an object of the present invention to provide a light irradiation apparatus that can prevent or suppress adhesion to an object, and can reliably achieve a required light cleaning process.

According to the light irradiation device of the present invention, the excimer lamp is provided with light shielding means for shielding the emitted light so that the emitted light is not irradiated onto the wall surface forming the gas flow path in the lamp house. As a result of preventing or suppressing light from the excimer lamp from being radiated to the atmosphere flowing through the gas flow passage in the lamp house, contaminants such as organic substances adhering to the irradiated object and the lamp house are introduced into the lamp house. Since it is possible to prevent or suppress the reaction with pollutants contained in the atmosphere, it is possible to prevent or suppress the reaction product from adhering to the irradiated object. It is possible to reliably achieve the light cleaning process.

Moreover, the sealing pressure of the excimer gas is, for example, 10 to 100 kPa.
The

As the
In the above light irradiation apparatus, a high frequency electric field is applied between one

Then, the ultraviolet light L from the
In the above, it is preferable that the separation distance between the
Moreover, the irradiation time of the ultraviolet-ray L with respect to the to-be-irradiated object W is 0.5-2.0 second, for example. Further, the flow rate of the atmosphere A introduced from the
According to the above-described light irradiation device, the ultraviolet ray L generated in the discharge space S in the
