Claims (3)

半導体装置の製造方法において、
活性化処理により第1の金属層上に活性化面を形成した後、実装用金属が拡散し難い第2の金属層を前記活性化面上に形成したベース基板を準備する工程と、
前記第2の金属層上にパターニングされたレジストマスク層を形成する工程と、
前記レジストマスク層から露出した前記第2の金属層上に前記第2の金属層の酸化膜を介して実装用金属層を形成する工程と、
前記実装用金属層上に電鋳により複数の半導体素子搭載部及び電極端子部を形成する工程と、
前記レジストマスク層を除去する工程と、
前記半導体措置搭載部に半導体素子を搭載し、半導体素子と前記電極端子部とを電気的に接続する工程と、
前記半導体素子搭載部、半導体素子及び電極端子部を樹脂封止し、樹脂封止体を形成する工程と、
前記第2の金属層を含むベース基板を剥離除去する工程と、
を順次経ることを特徴とする半導体装置の製造方法。
