Abstract
Description
The present invention relates to a method for manufacturing a flexible printed wiring board.
Conventionally, a subtractive method has been widely used for forming flexible printed wiring boards. However, in recent years, with the downsizing, high-density packaging, and high performance (speeding up) of electronic devices, there is a strong demand for higher density of the wiring board, that is, higher definition of the wiring pattern, and the subtractive method can cope with it. The current situation is disappearing. Therefore, it has become common to use a semi-additive method that can form a higher-definition wiring pattern.
In forming a flexible printed wiring board using the semi-additive method, a step of forming a thin base metal layer by sputtering or the like on an insulating substrate, a step of laminating a resist layer on the surface of the base metal layer, and then a resist layer A step of forming a resist pattern for plating, a step of forming a wiring pattern by electrolytic plating, a step of removing the resist pattern, and a step of removing unnecessary portions of the underlying metal layer by etching. Is common.
Furthermore, the process of forming the resist pattern for plating generally involves exposing and developing the resist layer, washing the resist layer with water, and then drying and thermosetting.
In the process of forming such a resist pattern, particularly when an alkali development type resist layer is used, a residue (so-called skirting) is generated on the underlying metal layer after exposure and development of the resist layer. There is a problem that the adhesion of the plating is reduced and the wiring pattern is easily peeled off.
Therefore, there is a problem of suppressing and removing residues generated on the base metal layer after exposure and development of the resist layer.
For example,
The
However, it is intended only for the purpose of removing the resist itself, and not for the purpose of suppressing or removing residues generated on the underlying metal layer after exposure and development of the resist layer.
Conventionally, there is a method of removing a residue generated on a base metal layer by using a plasma treatment, but there is a problem that a process time is increased due to an increase in the number of processes, and manufacturing efficiency is poor.
Therefore, the present invention solves the above-mentioned conventional problems, and manufactures a flexible printed wiring board capable of effectively and effectively suppressing and removing residues generated on the underlying metal layer after exposure and development of the resist layer with a simple configuration. It is an object to provide a method.
The method for producing a flexible printed wiring board according to the present invention is a method for producing a flexible printed wiring board for forming a wiring circuit on an insulating substrate, wherein a base metal layer forming step for forming a base metal layer on the insulating substrate, A resist layer laminating step for laminating an alkali development resist layer on the surface of the base metal layer formed in the base metal layer forming step, and an alkali developer for the resist layer laminated in the resist layer laminating step A resist pattern forming step for forming a resist pattern, a wiring pattern forming step for forming a wiring pattern by electrolytic plating on the underlying metal layer exposed in the groove of the resist pattern formed by the resist pattern forming step, and the resist Removing the resist layer, and removing the underlying metal layer exposed by the resist layer removing step The resist pattern forming step includes at least a development treatment using the alkali developer, and a rinsing treatment in which the groove of the resist pattern is rinsed with rinsing water, and acid electrolyzed water. The first feature is that it is provided with a combination of acid electrolyzed water treatment that is washed in step (b).
According to the first aspect of the present invention, there is provided a method for manufacturing a flexible printed wiring board for forming a wiring circuit on an insulating substrate, the base metal layer forming step for forming a base metal layer on the insulating substrate, A resist layer laminating step for laminating an alkali development resist layer on the surface of the base metal layer formed in the base metal layer forming step, and an alkali developer for the resist layer laminated in the resist layer laminating step A resist pattern forming step for forming a resist pattern, a wiring pattern forming step for forming a wiring pattern by electrolytic plating on the underlying metal layer exposed in the groove of the resist pattern formed by the resist pattern forming step, and the resist A resist layer removing step for removing the layer, and a base metal layer removing for removing the base metal layer exposed by the resist layer removing step In the resist pattern forming step, at least after the development processing using the alkaline developer, the groove of the resist pattern is washed with water with water and acid washed with acid electrolyzed water. Since the electrolyzed water treatment is provided in combination, the base metal layer can be formed on the insulating substrate by the base metal layer forming step. Further, an alkali development type resist layer can be laminated on the surface of the base metal layer by the resist layer lamination step. Moreover, a resist pattern can be formed using an alkali developing solution by a resist pattern formation process. Moreover, a wiring pattern can be formed by electrolytic plating on the base metal layer exposed in the groove of the resist pattern by the wiring pattern forming step. Further, the resist layer can be removed by the resist layer removing step. Moreover, the base metal layer exposed by the resist layer removal process can be removed by the base metal layer removal process.
Further, in the resist pattern forming step, after the development process using an alkali developer, the groove of the resist pattern is provided with a combination of a water washing process of washing with water and an acid electrolyzed water process of washing with acid electrolyzed water. Thus, after the exposure and development of the resist layer, a residue generated on the underlying metal layer (mainly due to residual alkali components in the developer and due to resist re-adhesion. The former is referred to as a development residue hereinafter. The latter is used as a resist residue.) Can be efficiently and effectively suppressed and removed. Therefore, it is possible to prevent a decrease in plating adhesion during electrolytic plating accompanying the generation of residues. Therefore, it is possible to form a flexible printed wiring board manufacturing method that can form a good wiring circuit and can obtain high reliability and productivity.
Further, in the method for producing a flexible printed wiring board of the present invention, in addition to the first feature of the present invention, the acid electrolyzed water is composed of an aqueous solution containing hypochlorous acid as a main component. The second feature is that the effective chlorine concentration of chlorous acid is 5 ppm to 500 ppm.
According to the second feature of the present invention, in addition to the function and effect of the first feature of the present invention, the acid electrolyzed water is composed of an aqueous solution containing hypochlorous acid as a main component. Since the effective chlorine concentration of the hypochlorous acid is 5 ppm to 500 ppm, it is effective to suppress and remove residues generated on the base metal layer after exposure and development of the resist layer, particularly resist residues that are organic matter. Can be disassembled. Therefore, the residue generated on the base metal layer can be suppressed and removed more efficiently and effectively. Therefore, it can be set as the manufacturing method of the flexible printed wiring board which can obtain much higher reliability and productivity.

According to the third feature of the present invention, in addition to the function and effect of the first or second feature of the present invention, the acid electrolyzed water treatment is performed by immersing the groove of the resist pattern in the acid electrolyzed water. Dip treatment for cleaning and shower treatment for cleaning by dispersing and spraying the acid electrolyzed water into the grooves of the resist pattern, so that the residue generated on the base metal layer can be efficiently and effectively produced with a simple configuration. It can be suppressed and removed.
Moreover, in addition to any one of the first to third features of the present invention, the method for producing a flexible printed wiring board of the present invention has a fourth feature that the insulating substrate is made of polyimide.
According to the fourth aspect of the present invention, in addition to the function and effect of any one of the first to third aspects of the present invention, the insulating substrate is made of polyimide. In the insulating substrate made of polyimide, the residue generated on the base metal layer is efficiently removed even in the water washing process in which the groove of the resist pattern is washed with water only. Can be effectively suppressed and removed. Therefore, it is possible to prevent a decrease in plating adhesion during electrolytic plating accompanying the generation of residues.
Therefore, even when an insulating substrate made of polyimide is used, it is possible to form a flexible printed wiring board capable of forming a good wiring circuit and obtaining high reliability and productivity.
According to the method for producing a flexible printed wiring board of the present invention, a residue (so-called skirting) generated on a base metal layer is efficiently and effectively suppressed and removed after exposure and development of a resist layer with a simple configuration. be able to.

Next, the resist
More specifically, the surface of the resist
Then, the water washing process which wash | cleans the groove | channel 31a with water washing is performed using the water washing processing apparatus which is not shown in figure.
Thereafter, using an acid electrolyzed water treatment device (not shown), an acid electrolyzed water treatment for washing the groove 31a with the acid electrolyzed water is performed. More specifically, the groove 31a is cleaned by a dipping process in which the
Thereafter, using a water treatment apparatus (not shown), a water washing process for washing the groove 31a with water is performed.
Thereafter, the resist
As described above, as shown in FIG. 2, a resist
As the alkaline developer, an aqueous sodium carbonate solution can be used.
The washing water may be any water, such as tap water or ion exchange water, as long as it is usually used in the production process of the flexible printed wiring board.
Moreover, as acid electrolysis water, the aqueous solution which has hypochlorous acid as a main component can be used. Furthermore, the effective chlorine concentration of hypochlorous acid in the aqueous solution is desirably 5 ppm to 500 ppm, and more desirably 20 ppm to 100 ppm.
Further, the processing time in the dip processing is desirably 5 seconds to 500 seconds, and more desirably 15 seconds to 200 seconds.
In this manner, the groove 31a is washed and washed by combining the water washing process using the water rinse and the acid electrolyzed water process using the acid electrolyzed water, thereby generating on the underlying metal layer 11 exposed in the groove 31a. Residue can be efficiently and effectively suppressed and removed.
That is, as shown in FIG. 3, when an alkali development type resist layer is used as the resist
Therefore, in combination with water washing treatment, acid electrolysis water treatment using an aqueous solution containing hypochlorous acid as a main component is provided, so that neutralization removal of alkali components and decomposition removal of organic resist residues are efficient and effective. Can be done. At the same time, the oxide film generated on the underlying metal layer 11 exposed in the groove 31a can be efficiently and effectively removed.
Accordingly, it is possible to prevent a decrease in plating adhesion during electrolytic plating due to the generation of residues and oxide films, and a good wiring circuit can be formed. Therefore, it can be set as the manufacturing method of the flexible printed wiring board which can obtain high reliability and productivity.
Moreover, since it is a simple structure which only combines an acid electrolyzed water treatment with a water-washing process, it can be set as the manufacturing method of a flexible printed wiring board with sufficient manufacturing efficiency.
Further, when polyimide is used for the insulating

In this embodiment, the acid electrolyzed water treatment is performed by a dipping process in which the
For example, the acid electrolyzed water is dispersed and jetted into the groove 31a, whereby a shower process for cleaning the groove 31a can be performed.
By setting it as such a structure, compared with the case where a dip process is used, while being able to shorten processing time, the usage-amount of acid electrolyzed water can be decreased. Therefore, it can be set as the manufacturing method of a flexible printed wiring board with much higher manufacturing efficiency.
In this case, the shower pressure is desirably 0.01 MPa to 1.0 MPa, and more desirably 0.02 MPa to 0.50 MPa.
In addition, the treatment time in the shower treatment is desirably 5 seconds to 200 seconds, and more desirably 15 seconds to 100 seconds.
