Abstract
【解決手段】フォトダイオードに所定の順方向電圧と所定の時間印加した後、紫外線などの受光によるフォトダイオードの短絡光電流もしくはほぼ短絡光電流と見做せるような微小逆方向電圧を印加して光電流を計測するようにして、これらの短絡光電流から紫外線などの受光の量を計測する駆動方法で、順方向印加駆動回路と短絡電流の検出回路を有する光検出装置で、紫外線などの受光による短絡電流を計測する。

Claims (5)
- 被測定光を照射して、受光の量を計測するためのフォトダイオードの駆動方法において、該フォトダイオードに所定の順方向電圧を所定の時間印加した後、受光による該フォトダイオードの短絡光電流もしくは暗電流が無視できる程度の所定の微小逆方向電圧印加時における電流を計測するようにして、該短絡光電流もしくは該所定の微小逆方向電圧印加時における光電流の大きさから受光の量を計測するようにしたことを特徴とするフォトダイオードの駆動方法。
- フォトダイオードに所定の順方向電圧印加とその後の短絡光電流もしくは所定の微小逆方向電圧印加時における光電流の計測を繰り返し行うようにした請求項1記載のフォトダイオードの駆動方法。
- 被測定光を照射して、受光の量を計測するためのフォトダイオードを用いた光検出装置において、順方向印加駆動回路と短絡光電流もしくは所定の微小逆方向電圧印加時における光電流の検出回路を具備し、該フォトダイオードに所定の順方向電圧を所定の時間印加した後、受光による該フォトダイオードの短絡光電流もしくは暗電流が無視できる程度の所定の微小逆方向電圧印加時における電流から受光の量を計測するようにしたことを特徴とする光検出装置。
- フォトダイオードに酸化亜鉛を用いた請求項3記載の光検出装置。
- フォトダイオードとして、pn接合、ヘテロ接合もしくはショットキ接合ダイオードを用いた請求項3乃至4のいずれかに記載の光検出装置。
