The present invention relates to a small piezoelectric device used in car electronics products, portable electronic devices, and the like, and a manufacturing method thereof, and particularly relates to a small piezoelectric device that is highly reliable and excellent in productivity and a manufacturing method thereof.
In recent years, demand for portable electronic devices typified by mobile phones and wearable devices is increasing. A crystal resonator is indispensable for such portable electronic devices, and the demand for a crystal resonator that oscillates with high accuracy is increasing.
Furthermore, in the automobile field, with the advancement of ITS (Intelligent Transport System), efforts to digitize automobiles and IT (information and communication technology) are becoming active. In such efforts, the importance of acceleration sensors, angular velocity sensors, and the like has further increased, and the demand for piezoelectric devices used for these, particularly vibration-type piezoelectric devices that oscillate with high accuracy, has increased.
Below, the structure and the manufacturing method which were conventionally used about the quartz vibrator with the most demand among vibration type piezoelectric devices are shown (for example, refer patent document 1).

In the
On the other hand, a method of changing the shape of the vicinity of the
In the
In addition, according to the conventional method for manufacturing the
8 (i), it is difficult to apply the
However, when the
In order to improve the defect due to the short circuit between the
However, in this case, this means that the external shape of the
An object of the present invention is to provide a piezoelectric device having a small size and excellent productivity, and further to providing a piezoelectric device having high performance reliability. Another object of the present invention is to provide a method for manufacturing a small and highly reliable piezoelectric device with excellent productivity.
In order to solve the above problems, in the piezoelectric device of the present invention, a planar electrode is formed on one plane of a piezoelectric element piece made of a piezoelectric material, and a multi-plane electrode is continuously formed on another plane different from the one plane and a plane. In the piezoelectric device formed as described above, the planar electrode and the polyhedral electrode are formed of different materials.
Furthermore, it is desirable that the material constituting the planar electrode is insoluble in the substance that dissolves the material constituting the polyhedral electrode.
Further, the piezoelectric element piece is preferably made of quartz.
In the method for manufacturing a piezoelectric device of the present invention, a planar electrode is formed on one plane of a piezoelectric element piece made of a piezoelectric material, and a multi-plane electrode is continuously formed on another plane different from the one plane and a plane. In the method of manufacturing a piezoelectric device, a step of forming a mask pattern in the shape of a piezoelectric element piece made of a material constituting a planar electrode on the plane of a wafer made of a piezoelectric material, and a shape of the planar electrode on the mask pattern Forming a resist pattern shaped like, forming a piezoelectric element piece by processing a wafer by an etching method, processing the mask pattern into a planar electrode using the resist pattern as a mask, planar electrode and piezoelectric A process of forming a conductive film made of the material constituting the multi-sided electrode so as to cover the element piece, and processing the conductive film by an etching method It is characterized by having a step of forming a multi electrode.
Furthermore, it is desirable that the material constituting the planar electrode is insoluble in the etching solution in the step of forming the multi-surface electrode.
Furthermore, it is desirable that the material constituting the resist pattern is insoluble in the etching solution in the step of forming the piezoelectric element piece.
Furthermore, the wafer is preferably made of quartz.
(Function)
In the above means of the present invention, first, a mask pattern is formed on the wafer in the shape of the outer shape of the piezoelectric element piece. The mask pattern serves as a mask when the wafer is processed by an etching method, and is processed again as a planar electrode formed on the piezoelectric element in a subsequent process. Therefore, it is desirable to select a material that is insoluble in the etching solution used when etching the wafer and has a low electric resistance.
In the piezoelectric device manufacturing method of the present invention, after forming this mask pattern, a resist pattern is formed on the mask pattern. This resist pattern has the shape of a planar electrode, and serves as a mask in the process of forming the planar electrode by etching the mask pattern performed thereafter. Therefore, since the patterning accuracy of the resist pattern greatly affects the patterning accuracy of the planar electrode, if the resist pattern can be patterned with high accuracy, defects such as short-circuiting and disconnection of the planar electrode can be almost eliminated.
In the present invention, at the time of forming the resist pattern, the wafer has not yet been processed into a piezoelectric element piece and has a flat surface without a step. The formation of a resist pattern on a flat surface is not different from the patterning process generally performed in the LSI field, and if a patterning method by a photolithography method such as that performed in the LSI field is used, it is less than a micron. It is very easy to form a resist pattern with dimensional accuracy.
After the resist pattern is formed with high accuracy, when the wafer is processed by an etching method, it is processed according to the shape of the mask pattern, and a piezoelectric element piece having a predetermined shape is formed. In general, the etching method is finer and more accurate than the machining method, and is suitable for forming a small piezoelectric device (piezoelectric element piece) as intended in the present invention.
Thereafter, when the mask pattern is etched using the resist pattern as a mask, a fine planar electrode having excellent dimensional accuracy can be formed on one plane of a small piezoelectric element piece. As a result, even in a small piezoelectric device using a small piezoelectric element piece, the occurrence of defects such as a short circuit or disconnection in the planar electrode can be almost eliminated.
After the planar electrode is formed on the piezoelectric element piece, a conductive film is formed on the piezoelectric element piece and the planar electrode, and the conductive film is patterned by a conventionally used method to form a polyhedral electrode. The multi-sided electrode is continuously formed over the plane of the piezoelectric element piece and another surface (side surface) different from the plane.
The conventionally used method is to form a resist pattern by exposing and developing a photoresist resist applied to the entire surface of the piezoelectric element piece by an electrodeposition method, a spray coating method, an ink jet method or the like. In this method, the conductive film is etched using the pattern as a mask. In the case of this method, patterning is possible on any surface, whether it is a plane or a side surface of a piezoelectric element piece, and patterning can be reliably performed without disconnection even at a corner portion that is a boundary between the plane and the side surface. Is a feature.
The piezoelectric device of the present invention is characterized in that the material constituting the planar electrode is different from the material forming the polyhedral electrode. Specifically, it is a feature of the present invention that the material constituting the planar electrode is insoluble in the substance that dissolves the material constituting the polyhedral electrode. This is to prevent the planar electrode formed minutely and accurately from being attacked by the etching solution used in the step of forming the multi-faced electrode. By doing so, the planar electrode formed in the initial stage of the process is kept in a fine and highly accurate state until completion.
As described above, according to the present invention, the planar electrode that requires a fine and high-density arrangement and the multi-faced electrode that is required to be wired without disconnection on a difficult-to-form side are separated by a method suitable for each. Thus, a small and highly reliable piezoelectric device could be achieved.
According to the present invention, it is possible to provide a piezoelectric device that is small and excellent in productivity, and further, it is possible to provide a piezoelectric device having high performance reliability. In addition, it is possible to provide a method for manufacturing a small and highly reliable piezoelectric device with excellent productivity.

Further, it is electrically connected to the

Next, as shown in FIG. 7B, after applying a
The manufacturing method of the piezoelectric device of the present invention is different from the conventional manufacturing method in the subsequent steps. In the present invention, after forming a
Note that it is desirable to select a resist material suitable for forming a fine pattern as the

FIG. 4 is a diagram showing an example of a method for patterning a planar electrode in the piezoelectric device of the present invention. In the present embodiment, the
The patterning by the reduction exposure method used in this embodiment is merely an example of the patterning method suitable for the present invention. In addition to this, a method capable of performing very fine patterning such as an X-ray lithography method, an immersion lithography method, and a nanoimprint method capable of patterning in the nanometer order can be used for the manufacturing method of the present invention.
After the resist
As a matter of course, it is important that the resist
Next, as shown in FIG. 2D, the

Thereafter, the
FIG. 5 is a diagram showing an example of a patterning method for polyhedral electrodes in the piezoelectric device of the present invention. In this embodiment, the
Thereafter, as shown in FIG. 3I, the
Although Cr is also used for the
Finally, the resist
As described above, in the manufacturing method of the present invention, the
More specifically, the
Further, the present invention achieves miniaturization and improved reliability of the
