しかしながら、特許文献1に記載の技術では、高価な真空装置を用いてガラス基板の被加工面に成膜する必要があり、特許文献2記載の技術では、形成するパターンと同サイズの圧子を用意する必要があるため高精細のパターン形成には不向きである。
ところで、ガラス基板のパターン加工自体は、特許文献1にも記載されているように、ガラス基板上に所定形状のマスクを形成し、かかるマスクを介して湿式エッチング処理を行う方法でも可能である。しかしながら、この加工方法には、特許文献1に記載の課題に加えて、以下のような問題がある。

ガラス基板10としてボロシリケートガラス(ショット社製 テンパックス フロート)基板を用意した。
ボロシリケートガラス基板に第1の研磨工程として酸化セリウムを主成分とする研磨剤と硬質ポリシャ(ウレタンパッド)の研磨パッドによる研磨を用った。次いで、第2の研磨工程として酸化セリウムを主成分とする研磨剤と軟質ポリシャ(スウェードタイプ)の研磨パッドによる研磨を行った。
次に、研磨工程が終了した後、研磨後のボロシリケートガラス基板に対して洗剤、純水洗浄を行い、イソプロピルアルコール蒸気中で乾燥させた。
次に、乾燥処理後のボロシリケートガラス基板に、マスク材膜11AとしてCr膜をスパッタリングで成膜した。その後、Cr膜上にレジストを塗布し、リソグラフィー法を用いてレジストパターン12を形成した。
次に、レジストパターン12をマスクとする硝酸第2セリウムアンモニウム溶液を用いた湿式エッチング処理により、Cr膜をパターニングし、最終的なガラス基板エッチング用のエッチングマスク11を得た。
次に、フッ酸を主成分とするエッチング液を用いた浸漬処理(湿式エッチング処理)を行った。このエッチング処理により、深さ60μm、開口幅150μmの溝状の凹部10bを、エッチングマスク11の開口部11aに対応する位置のボロシリケートガラス基板表面に形成した。その後、エッチングマスク11及びレジストパターン12をボロシリケートガラス基板から剥離した。
ここで図3は、実施例1で得られる凹部10bの形状を説明するための図である。図3(c)は実施例1で形成した溝状の凹部10bの概略斜視図であり、図3(a)、図3(b)は、形成した凹部10bをSEM観察した断面画像のトレース図である。図3(a)、(b)に示すように、本実施例の加工方法によれば、形成した凹部10bのエッヂ部10cにおいて、ガラス基板表面から15μm程度の深さまで緩やかな順テーパー形状の断面形状が得られている。

比較例1は、ガラス基板の被加工面を研磨する第1工程S1を行わない以外は、実施例1と同様の加工条件で凹部を形成した場合の例であり、研磨工程の有無による加工形状の変化を検証したものである。
比較例1では、まず、実施例1で用いたのと同等のボロシリケートガラス(ショット社製 テンパックス フロート)基板をガラス基板110として用意した。
次に、研磨工程を行わずに、ポロシリケートガラス基板に対して洗剤、純水洗浄を行い、イソプロピルアルコール蒸気中で乾燥させた。
次に、乾燥処理後のボロシリケートガラス基板に、マスク材膜となるCr膜をスパッタリングで成膜した。Cr膜上にレジストを塗布し、リソグラフィー法を用いてレジストパターンを形成した。
次に、レジストパターンをマスクとし、Cr膜を硝酸第2セリウムアンモニウム溶液でエッチングしたものを最終的なガラス基板エッチング用のエッチングマスクとして形成した。
次に、上記エッチングマスクをマスクとし、フッ酸を主成分とするエッチング液に浸漬する処理(湿式エッチング処理)により、図4(a)に示すように、深さ60μm、開口幅150μmの凹部110bを形成した。その後、エッチングマスク及びレジストパターンをボロシリケートガラス基板から剥離した。
図4(a)及び図4(b)に示すように、比較例1の凹部110bでは、開口端側のエッヂ部110cにおいて、凹部110bの内側に向かって延びる長さ1.5μm程度のオーバーハング状の逆テーパー形状が発生することが確認された。

比較例2は、ガラス基板の種類及び形成する凹部の形状を異ならせた場合の加工例である。なお、本例でも比較例1と同様にガラス基板の被加工面を研磨する第1工程S1は行っていない。
比較例2では、まず、ガラス基板120として、無アルカリガラス(コーニング社製 1737)基板を用意した。
次に、研磨工程を行わずに、無アルカリガラス基板に対して洗剤、純水洗浄を行い、次いでイソプロピルアルコール蒸気中で乾燥させた。
次に、乾燥処理後の無アルカリガラス基板に、マスク材膜となるCr膜をスパッタリングで成膜した。Cr膜上にレジストを塗布し、リソグラフィー法を用いてレジストパターンを形成した。
次に、レジストパターンをマスクとし、Cr膜を硝酸第2セリウムアンモニウム溶液でエッチングしたものを最終的なガラス基板エッチング用のエッチングマスクとして形成した。
次に、エッチングマスクをマスクとし、フッ酸を主成分とするエッチング液に浸漬する処理(湿式エッチング処理)により、図5(a)に示すように、深さ40μm、開口幅100μmの凹部120bを形成した。その後、エッチングマスク及びレジストパターンを無アルカリガラス基板から剥離した。
図5(a)及び図5(b)に示すように、比較例2の凹部120bでも、開口端側のエッヂ部120cにおいて、凹部120b内に向かって延びる長さ350nm程度のオーバーハング状の逆テーパー形状が発生することが確認された。
