水晶ウエハ10の片側面に所定深さhの深溝38を形成したならば、他側面の金属マスク30bを用いて水晶ウエハ10の他側の面をプラズマエッチングする。この水晶ウエハ10の他側面からのエッチングは、図2(4)に示したように、圧電振動片形成領域18に貫通した外形溝42が形成されるまで行なう。このエッチングの場合においても、水晶ウエハ10の他側面のウエハ周縁部20には、貫通溝28に対応した浅い溝44が形成される。したがって、水晶ウエハ10の両側の面に設けた金属膜30の貫通溝28は、対応した位置でないところに設けるほうが水晶ウエハ10の強度の低下を小さくすることができる。なお、発明者の実験によると、金属膜30に形成した貫通溝28の幅を2μm以下にすると、大きなマイクロローディング効果が得られることが確認された。すなわち、水晶ウエハ10に幅が25μm、深さ50μmの溝を形成した場合、金属膜30の貫通溝28の幅を5μm以下にすると、水晶ウエハ10には深さ10μm程度の浅い溝しか形成されなかった。
