兼用膜6は、多層反射膜2を保護する保護膜と、吸収体層5の露光転写パターン形成の際に行われるエッチングに対して耐性を有して、下層へのダメージを防止する緩衝膜とを兼ねた単層の膜である。このため、兼用膜6は、高い選択性を有する必要がある。すなわち、吸収体層5を所定のガス条件でエッチングする際に、吸収体層5はエッチングされ易いが、その下層に位置する兼用膜6としてはエッチングされにくいようなものが選択される。そして、このような条件から、兼用膜6には、炭素を主成分とする薄膜が選択され、ダイヤモンド薄膜やダイヤモンド状カーボン薄膜が好適である。ダイヤモンド薄膜としては、非単結晶ダイヤモンド薄膜、特に多結晶ダイヤモンド薄膜が望ましく、エッチングに対する選択性をより向上させることができる。また、ダイヤモンド状カーボン薄膜は、不純物、例えば、窒素、硼素、硫黄およびシリコンからなる群から選ばれた少なくとも1種をドープしたものが望ましい。尚、これら不純物の原料ガスとしては、窒素、アンモニア、ジボラン、硫化水素、シランなどを用いることができる。このように、不純物をドープすることで、導電性の向上など、各不純物の物性に応じた特性を付与することが可能である。窒素、硼素、硫黄、シリコンのいずれかを不純物としてドープした場合には、いずれの不純物も応力調整と低抵抗化に寄与するが、特に窒素、硼素及び硫黄は低抵抗化に、シリコンは応力調整に大きな効果が得られる。
