Abstract
Description
The present invention relates to a plasma processing apparatus and a plasma processing method in which plasma processing such as plasma film formation and plasma etching is performed on an object to be processed such as a semiconductor wafer.
Generally, in order to manufacture a semiconductor integrated circuit, various processes such as a film formation process, an etching process, an oxidation process, a diffusion process, a modification process, and a natural oxide film removal process are performed on a semiconductor wafer made of a silicon substrate or the like. Is done. When these processes are performed by a so-called batch type processing apparatus disclosed in
このような成膜方法は一般的にはALD(Atomic Layer Deposition)と称されている。
Recently, there has been a strong demand for further integration and miniaturization of semiconductor integrated circuits, and in addition to improving the characteristics of circuit elements, the thermal history in the manufacturing process of semiconductor integrated circuits is also reduced. It is hoped that. Under such circumstances, even in a vertical type, so-called batch type vertical processing apparatus, the target processing is possible without exposing the wafer to such a high temperature. There is known a method of repeatedly forming a film one to several layers at the atomic level or one to several layers at the molecular level while supplying (
Here, as a conventional film forming method, a case where a silicon nitride film (SiN) is formed using dichlorosilane (hereinafter also referred to as “DCS”) which is a silane-based gas and NH 3 gas which is a nitriding gas will be described. . FIG. 9 is a schematic configuration diagram showing a conventional general vertical film forming apparatus, and FIG. 10 is a graph showing the relationship between each gas supply sequence and the operation of the exhaust valve. As shown in FIG. 9, a plurality of semiconductor wafers W supported in multiple stages on a
When a silicon nitride film is formed using such a film forming apparatus, as shown in FIG. 10, DCS gas and NH 3 gas are supplied alternately at different timings, and the raw material is supplied when DCS gas is supplied. The gas is adsorbed on the wafer surface, and this is nitrided when NH 3 gas is supplied in the next process to form a silicon nitride film having a very thin atomic level or molecular level so that deposition is repeated. It has become.
In this case, when supplying the DCS gas as the raw material gas, the pressure in the
In the film forming apparatus as described above, relatively good step coverage can be obtained, and the in-plane and inter-surface uniformity of the film thickness can be increased. However, recently, due to the characteristics of film types used in semiconductor integrated circuits, there is a demand for further lowering the temperature during process processing such as film formation temperature. For this reason, even in a vertical batch processing apparatus. A plasma processing apparatus has been proposed in which a desired reaction can be obtained even when the wafer temperature is low by receiving plasma assistance (for example, Japanese Patent Laid-Open No. 2006-49809).
In this plasma processing apparatus, a plasma chamber for forming plasma is provided in the side portion of the
By the way, in the plasma processing apparatus, in general, the pressure in the processing container is set so that the in-plane uniformity and the inter-surface uniformity of the film thickness deposited on the wafer are both high, In the above-described conventional plasma processing apparatus, the pressure in the plasma chamber is low because the pressure in the processing chamber (wafer storage region) containing the wafer and the plasma chamber in which plasma is formed is substantially the same. As a result, there is a problem that the plasma density is lowered and the plasma generation efficiency is remarkably lowered. Further, since the pressure in the plasma chamber is low, there has been a problem that the quartz wall that partitions the plasma chamber is sputtered by plasma ions accelerated by an electric field.
Therefore, it is conceivable to increase the supply amount of NH 3 gas, which is a plasma gas, in order to increase the pressure in the plasma chamber, but both are in a state where the conductance of the gas between the plasma chamber and the processing vessel is very large. Since they are communicated, the pressure in the plasma chamber cannot be increased so much, or the pressure in the processing vessel may increase excessively and the in-plane and inter-surface uniformity of the film thickness may be deteriorated. Further, in this case, there is a problem that the amount of NH 3 gas to be supplied is considerably increased and the running cost is significantly increased.
In addition, it is conceivable to partition the wafer storage area for storing the wafer in the processing chamber and the plasma chamber with a partition plate in which gas holes are formed. In this case, plasma for supplying gas to the plasma chamber is also conceivable. The gas nozzle must be arranged so as to be introduced into the plasma chamber after passing through the inside of the processing container. As a result, a large opening for introducing the plasma gas nozzle must be provided in the above-described partition plate, and in this case as well, it is not possible to sufficiently partition the wafer accommodation region and the plasma chamber.
The present invention has been devised to pay attention to the above problems and to effectively solve them. An object of the present invention is to generate a plasma efficiently by generating a pressure difference between the plasma chamber and the inside of a processing container containing an object to be processed without increasing the supply amount of the plasma gas. Another object of the present invention is to provide a plasma processing apparatus and a plasma processing method capable of maintaining high uniformity of both the inter-surface uniformity and the in-plane uniformity of the plasma processing on the object to be processed.
According to a first aspect of the present invention, there is provided a plasma processing apparatus for performing predetermined plasma processing on an object to be processed by active species generated by plasma, and a vertical cylindrical processing container that is evacuated, A holding means for holding a plurality of objects to be processed and accommodating them in the processing vessel, a plasma chamber provided along the length of the side wall of the processing vessel for generating plasma, and the plasma chamber A plasma gas supply means having a plasma gas dispersion nozzle portion that can be inserted into and removed from the plasma chamber without passing through the processing chamber in order to supply the plasma gas, and plasma in the plasma chamber And a plasma forming means for standing up, and a partition between the processing chamber and the plasma chamber, and a gas containing active species is passed through the processing chamber A partition plate sexual species gas holes are formed, a plasma processing apparatus characterized by comprising a.
As described above, the partition plate in which the active species gas holes are formed is provided so as to partition between the inside of the processing container accommodating the object to be processed and the plasma chamber, and the plasma chamber passes through the processing container. Since the gas dispersion nozzle part for plasma is provided so that it can be inserted / removed without causing the gas to flow, the gas containing the active species is generated while generating a pressure difference that causes the pressure in the plasma chamber to be higher than the pressure in the processing vessel. The flow from the plasma chamber to the inside of the processing vessel can be optimized, so that the pressure in the plasma chamber can be optimized accordingly, and without increasing the supply amount of plasma gas, It is possible to generate a plasma efficiently by generating a pressure difference between the two, and to maintain both the uniformity between the surfaces of the plasma treatment and the uniformity within the surface of the workpiece. In addition, since the pressure in the plasma chamber can be maintained high, it is possible to suppress sputtering of the wall surfaces defining the plasma chamber by plasma ions.

According to the plasma processing apparatus and the plasma processing method of the present invention, the following excellent operational effects can be exhibited.
A partition plate in which gas holes for active species are formed is provided so as to partition between the inside of the processing container containing the object to be processed and the plasma chamber, and the plasma chamber is inserted without passing through the processing container. Since the gas dispersion nozzle for plasma is removably provided, the gas containing active species is processed from the plasma chamber while creating a pressure difference that causes the pressure in the plasma chamber to be higher than the pressure in the processing vessel. The pressure in the plasma chamber can be optimized accordingly, so that the pressure between the plasma chamber and the inside of the processing container containing the object to be processed can be increased without increasing the supply amount of the plasma gas. By generating a difference, plasma can be generated efficiently, and both the uniformity between the surfaces of the plasma treatment and the uniformity within the surface can be maintained high.
In addition, since the pressure in the plasma chamber can be maintained high, it is possible to suppress sputtering of the wall surfaces defining the plasma chamber by plasma ions.

The
In this case, as described above, the
For this purpose, the opening rate of the active

Here, the mounting state of the plasma gas

That is, the plasma gas

Returning to FIG. 1, in the apparatus configuration as described above, supply of each gas, supply stop, gas flow rate control and high-frequency on / off control, pressure control by the
Next, a film formation method using plasma (so-called ALD film formation) performed using the plasma processing apparatus configured as described above will be described. As described above, the operation described below is performed based on the program stored in the

Specifically, NH 3 gas is injected in the horizontal direction from each
Both of the above gases are supplied with a DCS gas to cause the source gas to adhere to the wafer surface, and then supplied with NH 3 gas to nitride the source gas attached to the wafer surface to form a thin layered silicon nitride film The one-cycle process of forming is repeated a plurality of times. In this case, in the intermittent period between the supply operations of both gases, the N 2 gas is supplied as the purge gas using the second processing vessel gas supply means 42 to promote the discharge of the residual gas in the vessel. Note that, while the film forming process is being performed, the
As specific process conditions, the supply period of DCS gas that is an adsorption process is about 1 to 120 seconds, the supply period of NH 3 gas that is a reaction process (nitriding process) is about 1 to 120 seconds, and a purge period. The length of the intermittent period is about 1 to 30 seconds, but each of these times is merely an example and is not limited to this value. Usually, the film thickness formed in one cycle is about 0.5 to 1.1 mm / cycle, so if the target film thickness is 700 mm, for example, the process is repeated about 600 cycles.
The flow rate of DCS gas is in the range of 50 to 2000 sccm, for example, 1000 sccm (1 slm), and the flow rate of NH 3 gas as the process gas is in the range of 100 to 5000 sccm, for example, 3000 sccm. The process temperature is lower than that of the CVD film forming process, and specifically, is in the range of 250 to 700 ° C, preferably in the range of 350 to 600 ° C. When the process temperature is lower than 250 ° C., no reaction occurs and almost no film is deposited. When the process temperature is higher than 700 ° C., not only a deposited film is formed by CVD with poor film quality, but also The metal film already formed in the process will be thermally damaged.
Regarding the process pressure, the pressure (process pressure) in the
In this case, if the process pressure in the
On the other hand, the
As described above, the structure in which it is not necessary to provide the
Further, since the pressure in the

As is apparent from this graph, by supplying the gas from the plasma gas

<Relationship between NH 3 flow rate, plasma chamber pressure, and gas conductance>

FIG. 7 is a graph showing the relationship between the NH 3 flow rate, the pressure in the plasma chamber, and the gas conductance. Here, the pressure in the wafer storage region (inside the processing container 14) is maintained at 0.1 Torr and the temperature is maintained at 450 ° C.
FIG. 7B is a plot of part of the data in FIG. In FIG. 7A, the horizontal axis represents the NH 3 gas flow rate, and the vertical axis represents the plasma chamber pressure. In FIG. 7B, the horizontal axis represents conductance and the vertical axis represents plasma chamber pressure. In FIG. 7A, the curve E1 has a conductance of 15.2 × 10 −5 m 3 / sec, the curve E2 has a conductance of 9.26 × 10 −5 m 3 / sec, and the curve E3 has a conductance of 4 .96 × 10 −5 m 3 / sec. The open area ratio of the active
As shown in FIG. 7A, the plasma chamber pressure increases approximately linearly as the flow rate of NH 3 gas increases. In order to maintain the pressure in the plasma chamber within the range of 2 to 5 Torr, in the case of the curve E1, within the range of about 1.5 to about 6 slm, in the case of the curve E2, within the range of about 0.5 to 3 slm, In the case of the curve E3, it was confirmed that it was preferable to set each within the range of about 0.2 to 1.2 slm. Note that FIG. 7B plots the cases where the NH 3 flow rate in FIG. 7A is 2 slm and 4 slm as described above.
