以上のように構成された基板処理装置1を用いたウェーハWの処理方法について以下に説明する。
先ず、図示しない搬送機構を用いて、ウェーハW1枚を支持体21の支持ピン27上に載置する。次に、駆動装置23を作動させることによりシャフト22を介して支持体21を回転させ、噴射ノズル25から回転するウェーハWの上面に処理液を滴下する。この噴射ノズル25は、図示しない移動手段によって、ウェーハWの半径方向に直線的に、あるいはウェーハWの中心を通る円弧を描くように往復運動させて処理液を噴射させる。これによって、ウェーハW上の処理液の均一化が図られる。さらに、ウェーハW表面に滴下された処理液は、遠心力によってウェーハW上で外周方向に流れ、外周端部から吹き飛ばされる。このウェーハWは、回転中に横方向へ移動しようとするが、この移動は規制ピン28によって阻止される。
