Abstract
【解決手段】本シリコン単結晶引上げ用石英ルツボは、シリコン融液と接する透明層とこの外周にある多数の気泡を含む不透明層を有し、液面より上方の透明層及び不透明層の厚さ方向のシリコン単結晶引上げ前後での線膨張率が各々0.001〜0.005%、5〜15%である。

Claims (2)
- 石英ルツボ中の多結晶シリコンを溶融したシリコン融液の液面に種結晶を付け、この種結晶を引上げることでシリコン単結晶を製造するシリコン単結晶引上げ用石英ルツボであって、前記シリコン融液と接する透明層とこの外周にある多数の気泡を含む不透明層を有し、前記液面より上方の透明層及び不透明層の厚さ方向のシリコン単結晶引上げ前後での線膨張率が各々0.001〜0.005%、5〜15%であることを特徴とするシリコン単結晶引上げ用石英ルツボ。
- 前記透明層の少なくとも内表面から0.2mmの範囲の内表層には、気泡径100μmを超える気泡は存在せず、気泡径50〜100μmの気泡が10個/mm3以下であることを特徴とする請求項1に記載のシリコン単結晶引上げ用石英ルツボ。
