(ハ)不純物が窒素であり、表面層12の方が炭化珪素単結晶11よりも窒素濃度が低くなっているものを用いており、これにより、表面層12として自身に圧縮応力が作用することにより炭化珪素単結晶11に引張応力が働くようにすることができる。
(ニ)表面層12の厚さt1が100μm以上、2mm以下であり、クラックの発生防止および炭化珪素単結晶11での歪の発生抑制という観点から好ましいものとなる。
(ホ)表面層12の厚さt1が、炭化珪素単結晶11の直径Dの0.1%〜20%であり、クラックの発生防止および炭化珪素単結晶11での歪の発生抑制という観点から好ましいものとなる。
(ヘ)炭化珪素インゴットの製造方法として、成長終期において成長雰囲気中の窒素濃度を減少させ、それまで成長した炭化珪素単結晶11の表面に、窒素濃度の低い炭化珪素結晶よりなる表面層12を形成するようにした。これによって連続成長という簡便な手法にて表面層12を形成することができる。
