Description
The present invention relates to a method for manufacturing a semiconductor element having a convex portion and forming a desired film or layer other than the top surface of the convex portion. The present invention is particularly effective as a method for manufacturing a semiconductor laser having a ridge structure.
FIG. 4 is a process diagram showing a method for manufacturing a semiconductor element having a convex portion and forming a desired film or layer other than the top surface of the convex portion. For example, in the case where the insulating film 3 is formed other than the top surface (1RS) of the ridge having the ridge (convex portion) 1R, the following is performed.
FIG. As in A, the remaining surface of the semiconductor element wafer 1 is etched using the ridge forming mask 2 while leaving the ridge 1R at a desired position of the semiconductor element wafer 1. Thereafter, when the ridge forming mask 2 is removed, FIG. As in B, the ridge 1R is exposed. Next, the insulating film 3 is formed on the entire surface of the semiconductor element wafer 1 including the side surface of the ridge 1R. At this time, the top surface of the ridge 1R is also covered with the insulating film 3 (FIG. 4.C).
Next, FIG. As in D, a photoresist (before curing) 4 is applied to the entire surface of the semiconductor element wafer 1. Thereafter, the photoresist (before curing) 4 is photocured except for the upper portion S of the ridge 1R to form a resist mask 4M, and when the uncured photoresist is removed, FIG. Like E, the upper part of the ridge 1R in the insulating film 3 is exposed.
Next, if the exposed insulating film 3 on the ridge 1R is removed by wet etching, for example, FIG. As in F, the top surface 1RS of the ridge is exposed. Thereafter, if the resist mask 4M is removed, FIG. The semiconductor element 100 in which the top surface 1RS of the ridge is exposed as in G and the other part is covered with the insulating film 3 is obtained.
In the method shown in FIG. 4, the portion without the resist mask 4M must be accurately formed at the position above the ridge. However, after the semiconductor layer is epitaxially formed, such as a group III nitride compound semiconductor, for example. The positioning of the resist mask 4M may not always be easy, such as a wafer having a warp. When the group III nitride compound semiconductor laser is formed on the sapphire substrate, the resist mask 4M is 0.2 to a maximum of the ridge in each element inside one wafer with respect to the ridge having a width of 1 to 5 μm. May shift by 0.5μm. At this time, a ridge of the resist mask 4M is formed on the ridge, and the insulating film 3 cannot be sufficiently removed. Then, there is a problem that an electrode that should be formed on the entire surface of the ridge top surface 1RS that is completely exposed cannot contact the entire surface of the ridge top surface 1RS, and the contact area becomes small.
In the techniques described in Patent Documents 1 and 2, the top surface of the ridge is exposed by etching after curing by utilizing the fact that the photoresist and the spin-on glass are thin at the top of the ridge. There is a possibility that the insulating film on the side surface of the element may be removed by etching, which may cause a short circuit of the element during electrode formation. The technique described in Patent Document 3 is a technique in which the insulating film on the top surface of the ridge is lifted off together with the photoresist previously formed on the top surface of the ridge. At the time of the lift-off, the insulating film on the side surface of the ridge is There is a risk that it will be destroyed and the device will short circuit.
In order to solve the above problems, an object of the present invention is to provide a technique in which the top surface of a ridge is exposed by a simpler method and the surface of another element is covered with a desired film or layer.
According to the means of claim 1 , the step of forming the convex portion of the semiconductor element by etching using the second mask made of SiO 2 formed by vapor deposition, and the surface of the semiconductor element having the convex portion on the entire surface, without excluding the second mask surface of the top surface top of the convex portion, and forming by CVD insulating film made of SiO 2, of SiO 2 of the top surface top of the convex portion of the semiconductor element A step of forming a first mask on the remaining surface of the semiconductor element so that the surface of the insulating film formed is not covered, and a portion of the insulating film made of SiO 2 and the second portion not covered with the first mask And removing the mask by etching to expose the top surface of the convex portion of the semiconductor element.
Further, according to the means described in claim 2, which is formed by vapor deposition, by etching using a second mask made of SiO 2, forming a convex portion of the semiconductor element, a semiconductor element having a convex portion the entire surface of, without excluding the second mask surface of the top surface top of the convex portion, and forming by CVD insulating film made of SiO 2, formed of SiO 2 of the top surface top of the convex portion Utilizing the step of forming the first mask so that the remaining surface of the semiconductor element is thicker than the surface of the insulating film and the thickness of the first mask on the remaining surface of the semiconductor element being thick Removing the first mask on the surface of the insulating film made of SiO 2 above the top surface of the convex portion while maintaining the state in which the remaining surface of the semiconductor element is covered with the first mask; insulating film and the second mask consisting of SiO 2 uncovered portion 1 of the mask , Is removed by etching, characterized by a step of exposing the protrusion top surface of the semiconductor element.
Further, according to the means described in claim 3, the first mask is characterized in that it is a photoresist. According to a fourth aspect of the present invention , the first mask made of photoresist is spin-coated so as not to cover the surface of the insulating film made of SiO 2 above the top surface of the convex portion of the semiconductor element. It is characterized by being photocured after being applied.
According to a fifth aspect of the present invention, the semiconductor element is a laser having a light emitting portion having a ridge structure. Further, according to the means described in claim 6 , the semiconductor element has a layer made of at least a group III nitride compound semiconductor.
To begin with, the surface of the etchable film (for example, an insulating film such as made of SiO 2) a first mask for, the top surface top of the convex portion of the semiconductor element, etchable film (for example, an insulating film such as made of SiO 2) by forming such is not covered, only the top surface top of the convex portion of the semiconductor element without passing through the other steps, etching the etchable layer (for example, an insulating film, etc.) is Ru can be easily.
Further, if the second mask used for forming the convex portion such as the ridge can be etched under the same conditions as the film that can be etched, the insulating film or the like can be etched without removing the second mask. film is formed, after forming the first mask, by etching the etchable layer and the second mask at a time, it is possible to omit the step of removing only the second mask (claims 1 ).
Alternatively, even if the thin film of the first mask is formed on the surface of the second mask of the convex portion such as the ridge, even if the entire wafer is ashed to remove the thin film of the first mask, other than the ridge The first mask formed on the surface of the semiconductor element is not completely removed. Using this, it may be removed first thin film mask surface of the second mask of the protrusions such as ridges, in this case it is easy to further process control (claim 2).
A liquid photoresist is preferably used for the first mask, and is applied by spin coating so that the surface of the top surface of the convex portion of the semiconductor element is not covered with an etchable film (such as an insulating film). it be capable of, the first mask can be easily formed by photocuring (claims 3, 4).
The present invention is useful when an insulating film made of SiO 2 is formed as an etchable film ( claims 1 and 2 ). The etchable insulating film and the second mask for forming the ridge can be easily removed by wet etching when SiO 2 is used. At this time, if the etchable SiO 2 insulating film is made stronger by CVD and the second mask made of SiO 2 forming the ridge is formed by vapor deposition so that the etching is easy, As shown, since the second mask for forming the ridge can be etched more quickly, the wet etching of the SiO 2 insulating film can also be processed quickly ( claims 1 and 2 ).
The present invention is particularly effective for a semiconductor laser ( Claim 5 ), and is particularly effective for a semiconductor device having a Group III nitride compound semiconductor layer in which alignment of a resist mask is difficult over the entire wafer ( Claim 6 ).
Hereafter, the principal part of this invention is demonstrated using figures. The present invention is not limited to the following examples.
FIG. 1 is a process diagram illustrating a method of manufacturing a semiconductor device having a ridge according to a specific embodiment of the present invention. As in FIG. 4, in FIG. 1, “semiconductor element wafer 1” represents a semiconductor element formed on a substrate. Further, FIG. 1 shows a diagram in which only one element (only one convex portion or ridge) is formed. However, a wafer on which a large number of elements are formed, and also a large number of convex portions or ridges. The “semiconductor element wafer 1” is represented by the wafer on which is formed. In a wafer on which a large number of convex portions or ridges are formed, the large number of convex portions or ridges are separated and independent for each element, and the uncured photoresist can easily move between the surface of each element. And
FIG. Similarly to A, etching is performed using a mask (second mask) 2 in order to form a ridge in the semiconductor element wafer 1 on which the semiconductor element layer is formed. The semiconductor element wafer 1 is formed, for example, by laminating a group III nitride compound semiconductor layer on a sapphire substrate, the mask 2 is made of SiO 2 , formed by a vapor deposition method, formed at a desired position by etching, and has a thickness of 0.1-1 μm. The etching method is, for example, reactive ion etching. Thus, a ridge 1R having a height of 0.1 to 0.7 μm and a width of 1 to 10 μm is formed (FIG. 1.A).
Then, without removing the mask 2 made of SiO 2, an insulating film (etchable layer) 3 made of SiO 2 by CVD. The insulating film 3 made of SiO 2 is also formed on the side surface and the top surface of the ridge 1R and has a thickness of 0.05 to 0.3 μm (FIG. 1.B).
フォトレジスト4としては硬化前の粘度が低いもの、例えば100cP(=100mPa・s)以下、好ましくは30cP(=30mPa・s)以下、更に好ましくは10cP(=10mPa・s)以下とする。 Next, a photoresist 4 is applied by spin coating. The photoresist 4 has a low viscosity before curing, for example, 100 cP (= 100 mPa · s) or less, preferably 30 cP (= 30 mPa · s) or less, more preferably 10 cP (= 10 mPa · s) or less. At this time, the coating amount of the photoresist 4 and the spin coating conditions are set so that at least the insulating film 3 on the top surface S of the ridge 1R is not covered (FIG. 1.C). In addition, FIG. C shows a state in which the photoresist 4 is applied in an amount that reaches the outer edge of the insulating film 3 on the top surface of the ridge 1R. As can be easily understood, the amount of the photoresist 4 applied is the resist mask after curing. (First Mask) It is sufficient that the 4M ridges are not lower than the height of the top surface 1R of the ridge.
Next, the photoresist 4 is photocured to form a resist mask (first mask) 4M (FIG. 1.C). At this time, a photomask is not necessary, but use of the photomask as desired is not excluded from the present invention.
The hydrofluoric acid-based etchant Next, the second mask (second mask) made of an insulating film 3 and SiO 2 comprising SiO 2 is etched by a desired time, to expose the top surface 1RS ridge 1R (Figure 1.D). By removing this After resist mask (first mask) 4M, it has a ridge 1R, is exposed the top surface 1RS, semiconductor device 100 is that and other surface is covered with an insulating film 3 made of SiO 2 Is obtained (FIG. 1.E).
FIG. FIG. 2 shows a state in the middle of etching from the state of C. In this embodiment, since the insulating film 3 made of SiO 2 is formed by the CVD method, the mask 2 made of SiO 2 formed by the vapor deposition method has a higher wet etching rate, and the state shown in FIG. 2 is obtained. That is, the top surface 1RS of the ridge 1R starts to be exposed at a relatively fast stage, and the insulating film 3 made of SiO 2 at a position higher than the top surface 1RS of the ridge 1R is sequentially etched thereafter. As can be easily understood, if the top surface 1RS of the ridge 1R is completely exposed, even if the insulating film 3 made of SiO 2 at a position higher than the top surface 1RS of the ridge 1R remains, for example, for electrode formation There is no hindrance. That is, it can be understood that the present invention makes it very easy to set the etching conditions in order to completely expose the top surface 1RS of the ridge 1R.
In the first embodiment, the case where the resist mask (first mask) 4M is not formed at all on the mask (second mask) 2 made of SiO 2 is shown, but the thin film resist mask (first mask) 4M is formed. Even if it is done, the surface of the mask (second mask) 2 made of SiO 2 can be exposed by the following treatment. This is shown in FIG. FIG. 3 is a process diagram illustrating a method of manufacturing a semiconductor device having a ridge according to another specific embodiment of the present invention. FIG. 3 of the second embodiment. A and FIG. B is the same as FIG. A and FIG. B, same as FIG. The steps up to B are shown in FIG. It is the same as the process up to B. In addition, FIG. D, FIG. E and FIG. F in FIG. C, FIG. D and FIG. E, same as FIG. The processes after D are shown in FIG. It is the same as the process after C.
In this embodiment, FIG. Even if the photoresist 4 covers the insulating film 3 on the top surface S of the ridge 1R as in C, the photoresist 4 covering the insulating film 3 on the top surface S of the ridge 1R is cured. Even if the mask 4M is used, the surface of the insulating film 3 on the top surface S of the ridge 1R is exposed. That is, FIG. As shown in C, when the photoresist is cured to form the mask 4M, even if the mask 4M covers the insulating film 3 on the top surface S of the ridge 1R, the thickness of the mask 4M in this portion is equal to the ridge 1R. It is thinner than the thickness of the mask 4M except for the top surface upper portion S of. Therefore, after the photoresist is cured to form the mask 4M, the whole is ashed to remove the mask 4M covering the insulating film 3 on the top surface S of the ridge 1R. At this time, if the ashing time is adjusted, it is easy to make the surface of the mask 4M other than the ridge 1R at least higher than the top surface 1RS of the ridge 1R (FIG. 3.D). After this, FIG. When processing is performed in the same manner as in C and later, the semiconductor element 100 having the ridge 1R, the top surface 1RS of which is exposed, and the other surface covered with the insulating film 3 made of SiO 2 is obtained (FIG. 3). E, FIG. 3.F).
