Abstract
Description
The present invention comprises a polyether polyol resin having a high glass transition temperature containing a specific amount of an aromatic structure and an alicyclic structure in the main chain, the polyether polyol resin and epoxy resin, a resin curing agent and a curing accelerator as essential components. The present invention relates to a curable resin composition and a cured product of the curable resin composition.
Epoxy resins are widely used in paints, civil engineering, and electrical applications. In particular, bisphenol A type high molecular weight epoxy resins can be used as base resins for paint varnishes, base resins for film molding, and epoxy resin varnishes. It is used to adjust fluidity and improve toughness when added to hardened products. The resin called bisphenol A type high molecular weight type phenoxy resin is a base resin for paint varnish, a base for film molding. It is used as a resin or for the purpose of improving toughness and adhesiveness when added to an epoxy resin varnish to adjust fluidity or to obtain a cured product. Moreover, what has a bromine atom in frame | skeleton may be mix | blended with a thermoplastic resin and used as a flame retardant.
In particular, for printed wiring boards used in electrical and electronic equipment, as the equipment becomes smaller, lighter, and more functional, the number of layers is increased, the density is increased, the thickness is reduced, the weight is reduced, the reliability is increased, and molding processing is performed. Therefore, there is a demand for a high-performance epoxy resin suitable for a new multilayer printed wiring board manufacturing method such as a build-up method that can meet these requirements.
Conventionally, bromine-containing epoxy resins having a tetrabromobisphenol A structure have been mainly used as resins for multilayer electrical laminates, but materials that do not contain halogens are being demanded in consideration of recent environmental issues. In response to this, the use of a bisphenol A type epoxy resin or a polyfunctional type epoxy resin has been proposed. However, few are satisfactory in heat resistance, moldability or electrical characteristics.
On the other hand, printed wiring boards used in electrical and electronic equipment have shifted to multilayer printed wiring boards as equipment has become smaller, lighter, and more functional, and more multilayered, denser, and thinner. Therefore, weight reduction, high reliability, and moldability have been demanded. The use of a bisphenol A type epoxy resin or a polyfunctional type epoxy resin as a resin for meeting these demands has been proposed, but there are few that can be satisfied in terms of heat resistance, moldability or electrical characteristics.
Under these circumstances, high molecular weight epoxy resins having excellent film forming properties, adhesive properties, and flexibility have attracted attention. However, conventional bisphenol A type polymer epoxy resins and tetraboromobisphenols are required to impart flame retardancy. A brominated high molecular weight epoxy resin copolymerized with A cannot satisfy the requirements of heat resistance, adhesiveness, and low hygroscopicity, or is not preferable from the consideration of the environment.
In response to the above demand, a high heat resistance high molecular weight epoxy resin and the like have also been developed (Patent Document 1). However, although the requirement for a high glass transition temperature (Tg) is satisfied, the requirement for low hygroscopicity is not satisfied. Further, when the resin has a high Tg, there is a problem that the solubility in a solvent is deteriorated.
In response to the demand for low hygroscopicity, an oligomer epoxy resin is obtained using bis (4-hydroxyphenyl) -3,3,5-trimethylcyclohexane as a raw material as an epoxy resin having an aromatic structure and an alicyclic structure in the main chain. , There are proposals to use (Patent Document 2, Patent Document 3, Patent Document 4). However, these resins are relatively low molecular weight oligomer epoxy resins and are different from polyether polyol resins having a number average molecular weight of 9000 or more.
The present invention provides a cured product having a glass transition temperature higher than that of conventional epoxy resins, excellent solubility in solvents, adhesion, and film-forming properties, and excellent balance of heat resistance and electrical properties. It is an object of the present invention to provide a polyether polyol resin that can be used for electrical and electronic fields, adhesive applications, and the like, and a cured product of the high molecular weight resin.

Usually, when a biphenyl skeleton, a naphthalene skeleton, a bisphenol S skeleton, or the like is incorporated in order to increase the Tg of the polyether polyol resin, the Tg increases, but the solubility in a solvent tends to be extremely poor. However, the polyether polyol resin in the present invention contains 10 to 25% by mass of the alicyclic structure in a rigid skeleton containing an aromatic structure, so that it has an unprecedented high Tg, and yet has a high Tg. It has the excellent feature of being excellent in dissolution.
Moreover, the resin composition which mix | blended the polyether polyol resin of this invention gives highly heat-resistant hardened | cured material. Since the composition gives a cured product having a good balance between electric properties and adhesiveness, it can be advantageously used not only in the electric / electronic field but also in the pressure-sensitive adhesive / adhesive field. Especially for printed wiring board laminates, build-up insulation layers, flexible printed wiring boards, metal core laminates, and other adhesives, resist inks, liquid semiconductor encapsulants, underfill materials, die bonding materials, or electrical / electronic applications. Can be advantageously used in applications as an adhesion improver or a flexibility imparting agent.
The polyether polyol resin of the present invention preferably contains 35 to 55% by mass of aromatic structure and 8 to 25% by mass of alicyclic structure in the main chain, more preferably 40 to 50% by mass of aromatic structure. It is good to contain 10-20 mass% of alicyclic structures. Further, when the number average molecular weight of the polyether polyol resin is 9,000 or less, the molecular weight is not sufficient to form a film, and when it is 40,000 or more, the resin is difficult to handle due to high viscosity, which is not preferable. . More preferably, the number average amount is in the range of 10,000 to 30,000 from the viewpoint of film formation and resin handling.
The polyether polyol resin represented by the general formula (1) of the present invention is not sufficiently high in molecular weight when the component exceeding n = 20 is 65% or less, and the film forming ability is low. When the component exceeding n = 20 is 65% by mass or more, the molecular weight is increased and the film forming ability is exhibited. More preferably, the component exceeding n = 20 is 70% by mass or more.
The polyether polyol resin of the present invention can take an epoxy-terminated or phenol-terminated or mixed chemical form, but preferably has an epoxy group from the viewpoint of curing reaction, and its epoxy equivalent is 7,000. ~ 100,000 / equivalent. When the amount is less than 7,000 g / equivalent, the reactivity is sufficient, but the molecular weight as a polyether polyol resin is too low to obtain film formability, and when it exceeds 100,000 g / equivalent, there are almost no epoxy groups. Substantially no curing reactivity can be expected.
The polyether polyol resin containing 35 to 55% by mass of the aromatic structure and 8 to 25% by mass of the alicyclic structure in the main chain of the present invention can be produced using a general method for producing a polyether polyol resin. For example, it can be obtained by combining a dihydric phenol compound having an aromatic structure and an alicyclic structure with a bifunctional epoxy resin and subjecting it to a heat addition reaction in the presence of a catalyst.
The dihydric phenol compound to be used is not particularly limited as long as it has an aromatic structure and an alicyclic structure, but bis (4-hydroxyphenyl) -3,3,5-trimethylcyclohexane is particularly preferably used. it can. The purity of bis (4-hydroxyphenyl) -3,3,5-trimethylcyclohexane used is preferably 96% or more, and preferably 98% or more. A purity of 96% or less is not preferable because the molecular weight is not sufficiently increased.
The divalent phenol compound that can be used in combination may be any compound as long as two hydroxyl groups are bonded to an aromatic ring. The equivalent ratio during the reaction of the bifunctional epoxy resin (X) and the divalent phenol (Y) in the present invention is preferably epoxy group: phenolic hydroxyl group = 1: 0.90 to 1.10. Even if this equivalent ratio is less than 0.90 or greater than 1.10, it cannot be sufficiently increased in molecular weight. Although depending on the reaction conditions, when the epoxy group: phenolic hydroxyl group is less than 1: 1, the terminal is an epoxy group, and when the epoxy group: phenolic hydroxyl group is greater than 1: 1, the terminal is a phenolic hydroxyl group. The probability of becoming higher.

In order to impart flame retardancy, non-halogen type P-based, N-based, silicon-based flame retardants, and the like may be added. These resin compositions can be used for new printed wiring boards such as multilayer printed wiring boards, build-up printed wiring boards, and multilayer flexible printed wiring boards.
As shown in FIG. 1, the build-up printed wiring board is a film (insulating layer) of 40 to 90 μm or a film with copper foil (copper foil: 9 to 9) on an inner circuit board in which glass prepregs are laminated. 18 μm) is a multilayer printed wiring board. Generally, a circuit forming process includes a laminating press process, a drilling (laser or drill) process, and a desmear / plating process. And if it has the same performance as a conventional laminated board, both the mounting area and the weight are about 1/4, which is an excellent method for reducing the size and weight.
A normal bisphenol A type high molecular weight epoxy resin has a glass transition temperature (Tg) of 97 ° C., a brominated bisphenol A type high molecular weight epoxy resin has a temperature of 125 ° C., and the polyether polyol resin of the present invention depends on the components. High heat resistance at 155 ° C. and low hygroscopicity. Therefore, when it is set as a 40-90 micrometer film (insulation layer) used with a buildup printed wiring board, it is very useful. Moreover, since the polyether polyol resin of the present invention does not substantially contain halogen, it is effective for development into a non-halogen type.
