スペーサ4は、シールリング3のゴム状弾性材料よりも剛性が大きく、しかも耐摩耗性に優れたPTFE等の合成樹脂材料からなるものであって、断面が矩形の棒状に成形され、各スペーサ装着溝13に半挿入状態で、不図示の接着剤あるいはボルト等を介して固定されている。すなわち、各スペーサ4は、シールリング3の外側(内部空間Sと反対側)に位置しており、スペーサ装着溝13からのスペーサ4の突出高さは、非圧縮時におけるシールリング3のシール装着溝12からの突出高さよりも低いものとなっている。そして、シールリング3にOリングを用いた図8の形態においては、シール装着溝12の溝底面123と、蓋体2の下面21aとの間でのシールリング3の圧縮量が前記最大圧縮率を超えず、かつチャンバ本体1と蓋体2の対向面11a,21aが金属接触しないように、前記溝底面123からスペーサ4の上面までの高さ(長さL)を、シールリング3の断面径の70%以上とすることが好ましい。
