メタルマスク1に形成する十字マーク6(十字マークの設置場所に関係のない一般的な説明の場合には符号6で示す)の形成手段は特に限定するものではないが、好ましくはハーフエッチングで形成する。この十字マーク6は、図9に示すように、ガラススケール25の基準ライン27の線幅よりも広い線幅となるように形成されており、図9(c)に示すように、十字マーク6に縦横の基準ライン27が正しく重なった状態を撮像してモニター30に拡大して表示した時、基準ライン27の両側に十字マーク6の線が現れ、これを目視により或いは画像処理することにより認識できるようにしている。十字マーク6の線幅としては、基準ライン27の線幅を20μmとした時に、50μm程度に選定すればよい。また十字マーク6の長さは、モニター30での目視或いは画像処理で認識できる長さがあればよく、例えば、250μm程度でよい。

図1〜図3において、ガラススケール保持昇降手段24はガラススケール25を、その下方に張られているメタルマスク1に平行になるように且つガラススケール25に形成している基準ライン27がメタルマスク1に面する側となるように、保持している。更に、このガラススケール保持昇降手段24は、ガラススケール25をメタルマスク1の上方に離れた待機位置(図2に示す位置)とメタルマスク1の上面に近接した計測位置(図3に示す位置)に昇降させる機能を備えている。ここで、ガラススケール25を計測位置に降下させた時、そのガラススケール25がメタルマスク1に接触してトラブルを生じることがないよう、非接触な位置とするが、ガラススケール25の基準ライン27とメタルマスク1の十字マーク6を撮像手段26で撮像可能なように、極力近づけておくことが好ましい。このため、計測位置に降下したガラススケール25とメタルマスク1の間隔は50〜200μm程度に、好ましくは50〜100μm程度に設定しておく。

撮像手段26は、ガラススケール25の基準ライン27とメタルマスク1の十字マーク6を撮像可能なものであり、この実施の形態ではCCDカメラが用いられている。CCDカメラ26は、4箇所の十字マーク6a、6b、6c、6dに対応するガラススケール25の基準ライン27の交差点(図8に示す領域A、B、C、Dの交差点)を撮像することができる位置にそれぞれ設けられており、且つ、その焦点深度は、メタルマスク1の十字マーク6と計測位置にあるガラススケール25の基準ライン27を同時に撮像できるように定められている。

次に、上記構成のアラインメント装置10によるアラインメント動作を説明する。ガラススケール25を保持している移動台23がX、Y、θステージ12の上方を外れた待機位置にある状態で、複数のテンションユニット13のフレーム支え20にフレーム3を保持させ、次いで、その上にメタルマスク1を乗せ、その4辺を複数のテンションユニット13のクランプ17で把持させる。この状態が図4に示す状態である。この際、複数の位置決めピン(図示せず)を用いてフレーム3に対してメタルマスク1を位置決めしておく。次に、移動台23がX、Y、θステージ12の上方に移動してきて、所定位置に停止する(図2参照)。次に、各クランプ17に連結している駆動手段(エアシリンダ)18に加圧エアを送って各クランプ17をメタルマスク1から離れる方向に移動させ、メタルマスク1に多数のクランプによって縦横両方向に小さいテンションを加え、メタルマスク1を張った状態とする。その後、位置決めピンを外してメタルマスク1に大きいテンションを支障なく加えることができるようにする。なお、メタルマスク1から位置決めピンを外しても、フレーム3に対するメタルマスク1の位置はあまり変動することはなく、メタルマスク1のフレーム3に対する所望の位置決め精度は保たれる。

次に、ガラススケール保持昇降装置24がガラススケール25をメタルマスク1の上面に近接した計測位置に降下させ、その位置に停止させる。次いで、CCDカメラ26で撮像を開始し、モニター30に画像を表示する。オペレータはそれを確認しながら、X、Y、θステージ12を調整してメタルマスク1の位置をX方向、Y方向、θ方向に移動させ、メタルマスク1の十字マーク6a、6b、6c、6dを、ガラススケール25の基準ライン27の対応する交差点に粗位置決めする。粗位置決めした後は、X、Y、θステージ12をその位置に固定し、モニター30で確認しながら、メタルマスク1にテンションを加えている複数のテンションユニット13の駆動手段18の駆動力を個々に調整してメタルマスク1に加えるテンションを調整し、各十字マーク6a、6b、6c、6dを対応する基準ライン27の交差点に一致させてゆく。そして、全部の十字マーク6a、6b、6c、6dが対応する基準ライン27の交差点に一致すると、メタルマスク1に形成されている複数のマスク部2がそれぞれ所定の位置に位置決めされたこととなる。また、メタルマスク1はゆがみやたるみのない平坦な状態で且つマスク部2の多数の開口部が平行に引き揃えられた状態となる。すなわち、メタルマスク位置アラインメントが完成する。

その後は、メタルマスク1にテンションを加えた状態で、ガラススケール25を上方の待機位置に戻し、且つ移動台23もメタルマスク1の上方を外れた待機位置に戻し、メタルマスク1をフレーム3にレーザ等(図示せず)を用いてスポット溶接(図4の符号33参照)し、固定する。その後、メタルマスク1をクランプ17から外し、メタルマスク1の周縁部分を易切断線5を利用して除去する。以上により、図7に示すように、フレーム3にメタルマスク1を固定した構成の蒸着マスク装置8を製造できる。

得られた蒸着マスク装置8では、メタルマスク1がゆがみやたるみの無い状態で且つマスク部2の多数の開口部が正確に平行に揃った状態に保たれており、且つ各マスク部の位置も所定の寸法精度内に保たれている。かくして、この蒸着マスク装置8を用いて蒸着を行うことにより、微細なパターンの蒸着を多面付けで正確に行うことができる。

以上に本発明の好適な実施の形態を説明したが、本発明はこの実施の形態に限定されるものではなく、特許請求の範囲の記載の範囲内で適宜変更可能である。例えば、上記した実施の形態では、メタルマスク1に付加するテンション調整の際に、メタルマスク1の十字マーク6とガラススケール25の基準ライン27の交差点の重なりが一致しているか否かの判断をモニター30を目視して行なっているが、目視による代わりにCCDカメラ26からの信号を画像処理して判定する構成としてもよい。また、上記実施の形態では、CCDカメラ26を各十字マーク6に対応して設けているが、これに限らず、1個或いは2個のCCDカメラ26を用い、そのCCDカメラ26を撮像すべき位置に移動させて用いる方法を採っても良い。ただし、図示の実施の形態のように、各十字マーク6に対応してCCDカメラ26を設けておくと、全部の十字マーク6を監視しながらテンション調整を行なうことができ、テンション調整を容易に且つ敏速に行なうことができる利点が得られる。

更に、上記した実施の形態では、メタルマスク1に形成するアラインメント用マークとして十字マーク6を用いているが、アラインメント用マークは十字マークに限らず、ガラススケール25に形成する基準マーク(例えば、基準ライン27)に合わせて位置決め可能なものであれば任意であり、例えば、正方形のマークを用いてもよい。また、アラインメント用マークは、十字マークや正方形のマークのように、一つのマークで縦方向及び横方向の位置を示すことができるものに限らず、単に横方向の直線或いは縦方向の直線のように、縦方向の位置のみを示すもの或いは横方向の位置のみを示すものを、適当に組み合わせて用いてもよい。更に、上記した実施の形態では、ガラススケール25に、基準マークとして多数の基準ライン27を格子状に形成しているが、ガラススケール25に設ける基準ライン27はこのように多数設ける必要はなく、図8のA、B、C、Dの領域のみを通る基準ライン27を設けたものを用いても良く、更には、図8のA、B、C、Dの領域に十字マークを形成して基準マークとしてもよい。なお、図示したガラススケール25のように、多数の基準ライン27を格子状に形成したものを用いると、種々なサイズのメタルマスクに対応できる利点が得れらる。

更に、上記した実施の形態では、メタルマスク1の4箇所にアラインメント用マーク(十字マーク6)を形成しているが、アラインメント用マークの形成箇所は適宜増減可能であり、例えば、メタルマスクの縦方向のみ、或いは横方向のみの位置決めで十分な場合には、縦方向に離れた2箇所のみ、或いは横方向に離れた2箇所のみにアラインメント用マークを形成するように変更してもよい。
