そして本発明の効果は、表1の条件のもと、図2に示す方法で確かめられた。即ち、研磨パッド4の上にドレッシング圧力をかけたパッドコンディショナーPを載せ、夫々を矢印の方向に回転させながら研磨した。パッドコンディショナーPの寿命及び性能の安定性の指標であるドレスレート(パッドを加工する速度)の低下率と、パッドの平坦度を測定し表2に記載した。尚、比較例は、図1における高密度砥粒層のみとした場合であり、比較例の結果も表2に併記した。

図4は、ドレッシングレートの測定方法の説明図である。研磨パッドを図2に示す方法で研磨し、測定器を取り付けた状態を図4に示す。コンディショナーの回転軸8にコンディショナーPを取り付けるための治具9からダイヤルゲージの触子10を介して、ダイヤルゲージの変化を読み取り、その測定値をドレッシング時間で除した値とし表2に示した。本発明品の実施例は、10時間後のドレスレートの低下率が6%であった。ところが、比較例は、10時間後のドレスレートの低下率が19%であった。また、パッドの平坦度は、10時間のドレッシング後にパッドの半径に沿って等間隔でパッド厚さをマイクロメータで測定し、それらの最大値と最小値との差を平坦度とした。実施例の場合1.3μmであったが、比較例の場合は、3.2μmとなった。
