本発明は、高周波のシールドに用いる導電性テープに関する。

さらに、本発明は、堆積膜形成、エッチング等の、半導体デバイス、電子写真用感光体、画像入力用ラインセンサー、撮影デバイス、光起電力デバイス等の形成に用いる高周波処理方法に関する。

【従来の技術】
高周波を用い、半導体デバイス、電子写真用感光体、画像入力用ラインセンサー、撮影デバイス、光起電力デバイス、その他各種エレクトロニクス素子、光学素子等を作成する際、高周波が所定の空間から漏洩しないようにする必要がある。高周波の漏洩が生じると、所定の処理が実施されない場合が生じたり、あるいは、使用する高周波の周波数によっては、周囲の例えば計測器等に、悪影響(いわゆるノイズ)を及ぼす場合もある。そこで高周波が所定の空間から漏洩するのを防止するために、所定の空間を導電性の筐体、いわゆる高周波シールドで囲い、さらに、その高周波シールドを接地することが行われている。この様に、高周波シールドの形成、高周波シールドの接地を行うための方法が各種提案されている。

例えば、特公平7−91645号公報には、シールドを嵌め合いで押し付けて形成している。

また、特開2002−241940号公報には、シールドを溶接やネジ止めで形成している。

高周波の漏洩は、場合によっては僅かな隙間、あるいは、接触不良により生じるため、これらの方法は、加工精度が要求され、その結果、装置コストの上昇を余儀なくされる。さらに、精度良く装置が形成された結果、装置が堅牢となり、装置のフレキシビリティーが小さくなる。

一方、上記の高周波シールドの形成、高周波シールドの接地の方法に比べ、導電性テープを用い、接触部を導通させる方法は、厳密な装置の寸法形状を必要とせず、また接触部の形状に制限がないため、装置コストを抑えることが可能であり、かつ装置の自由度が大きくなるため、有用な方法である。そのため、導電性テープも各種製品化されている。

【発明が解決しようとする課題】
上記従来の導電性テープおよび、それを用いた高周波処理方法により、装置コストを抑えかつ高品質な処理を実施することが可能となった。

しかし、上記のように、導電性テープを用いる場合、高周波処理の安定性、再現性に関し、改良の余地がある。

例えば、電子写真感光体の生産においては、比較的膜厚が厚いため、成膜時間が長時間に及ぶ場合がある。また、電子写真感光体の高性能化のため、処理条件の異なる層を多数積層する場合がある。この場合、導電性テープの用いられている高周波シールドの温度が、異なる処理条件毎に変化し、その結果、僅かでは有るが、導電性テープが剥離し、高周波処理の安定性、再現性に影響を及ぼす場合があり、電子写真感光体の歩留まりに大きく影響するのである。

(発明の目的)
本発明は上記課題の解決を目的とするものである。

すなわち、高周波処理において、装置構成を簡素化し、また、装置に自由度を備えさせることで、設備の大幅なコストダウンを図り、さらに、処理特性および歩留まりの向上を可能とする導電性テープおよび、それを用いた高周波処理方法を提供する事を目的としている。

【課題を解決するための手段】
本発明の導電性テープおよびそれを用いた高周波処理方法は、上記課題を解決するため、高周波が所定の空間から外部に漏洩するのを防止する高周波シールドの一部を、アースまたは他の高周波シールドに、電気的に接続させる導電性テープにおいて、前記導電性テープは、端部に少なくともR(曲面)部を有することを特徴とする導電性テープである。

【発明の実施の形態】
本発明者らは上記目的を達成すべく鋭意検討を行った結果、
高周波が所定の空間から外部に漏洩するのを防止する高周波シールドの一部を、アースまたは他の高周波シールドに、導電性テープを用いて電気的に接続させ、前記高周波を用いて所定の処理を行う高周波処理方法において、前記導電性テープとして、端部に少なくともR(曲面)部を有するものを用いることで、装置構成を簡素化し、また、装置に自由度を備えさせることで、設備の大幅なコストダウンを図り、さらに、処理特性および歩留まりの向上を可能とした。

このような本発明の実施の形態について、以下に詳述する。

図1(A)〜(C)は本発明の導電性テープの一例を示す模式図である。

100は、導電性テープである。表面は、導電性布(ポリエステル繊維に金属メッキ等)、導電性金属箔(銅、アルミニウム等)等からなる。裏面は導電性粘着材、あるいは感圧性接着剤が塗布してある。

R(曲面)部の大きさに関しても、特に制限はなく、図1(A)のように、端部全体がR(曲面)部形状でもよいし、図1(B)の様に、端部の両角がR(曲面)部形状でもよい。また、図1(C)の様に、導電性テープ全体がR(曲面)部形状でもよい。

本発明の様な、端部の両角がR(曲面)部形状の導電性テープは、高周波処理中に、テープが剥離し難いことが分かった。この原因に関しては、定かではないが、本発明者らは以下の様に推測している。

例えば、高周波処理中に、高周波シールドの温度が変化した場合、さらには、温度変化により高周波シールドが変形した場合、使用している導電性テープに歪が生じる。この場合、テープの端部から剥がれ易くなる。従来の端部が矩形の場合は、鋭角部に生じた歪は分散されず、鋭角部の先端から剥がれ始めると推測している。一方本発明のように、端部の形状がRの場合、生じた歪がR部全体に分散され、その結果、剥がれ難くなると推測している。

さらに、本発明の様に、端部の両角がR(曲面)部形状の導電性テープを使用し、高周波処理を行った場合、処理の安定性、再現性の向上に効果的であることがわかった。

この原因に関しては、以下のように推測している。
高周波処理中に、導電性テープに剥離が生じると、
高周波の閉じ込めが不充分となる。
導電性テープの形状が変化することで、高周波の空間内での電磁界の分布が変化する。
と考えられる。この結果、処理空間に導入される高周波の電力および、高周波の分布が変化するため、処理の安定性、再現性に悪影響が生じる。

本発明の様に、端部の両角がR(曲面)部形状の導電性テープを使用し、高周波処理を行った場合、前述のように従来に比べ、剥離がし難いため処理の安定性、再現性の向上すると推測される。

この結果本発明は、例えば、電子写真感光体の作成のように、高周波処理時間が長い場合、または、高周波処理中に、処理条件が変化することで、導電性テープ使用部材の、温度変化が生じる場合に特に、効果的である。

同様に、導電性テープが高周波処理の処理容器の一部に使用されている場合は、特に高周波処理条件の変化がダイレクトに部材の温度、あるいは形状変化に影響を及ぼすので、本発明は極めて処理の安定性、再現性の向上面で効果的となる。

さらに、本発明の導電性テープを高周波電力が伝送する伝送路側に用いる場合、安定性、再現性の向上面で非常に効果的となる。これは、伝送路側は、高周波の電磁界が強いため、上記の2の影響が僅かな導電性テープの形状変化でも、顕著になるためと考えられる。

さらに、本発明の導電性テープは、仮に端部に剥れが発生した場合でも、安定性、再現性の面に悪影響を及ぼし難くなる。この原因に関しては、以下のように推測される。端部に剥れが生じた場合、従来の導電性テープのように、鋭角な部分が存在すると、電磁界が鋭角な部分の先端に集中し、空間内の電磁界の分布を大きく乱すこととなる。本発明に導電性テープは、端部に仮に剥れが生じても、端部がR(曲面)部形状のため、鋭角な部分が存在しない。そのため、電磁界の分布を乱すことが抑制されていると考えられる。

次に、本発明の導電性テープを用いた、高周波処理方法の一例を、電子写真感光体の形成方法を例にして示す。

図3はVHFプラズマCVD法による電子写真感光体の形成装置の一例を示す模式的な構成図である。処理容器部300は、SUS製の円筒状高周波シールド322、アルミナセラミックスからなる円筒状の処理容器301、 アース電位である処理容器支持台323、上蓋311、からなる。

処理容器301内には、基体加熱用ヒーター324、および原料ガス導入管325が同心円上に3本設置されている。またSUS製の棒状の高周波電極326は、高周波シールド322と処理容器301の間に同心円上に等間隔で3本設置されており、高周波マッチィングボックス327を介して、高周波電源321が接続されている。前述の棒状の高周波電極326は絶縁部材328により、高周波シールド322、処理容器支持台323から絶縁されている。

高周波シールド322は、円筒状のシールド壁330、シールド蓋331、シールド内を2分するための円盤部材332からなる。円筒状のシールド壁330と円盤部材332は、ネジ止めされており、また、後述するように、シールド壁330とシールド蓋331および、上蓋311と円盤部材332は、導電性テープ302で、電気的に接続されている。

360は、ガス供給及び流量制御手段である。ガス供給及び流量制御手段360は、処理に必要となる複数のガスボンベ、レギュレータ、バルブ類、マスフローコントローラーなどを含んでいることが望ましく、所望のガスを所望の流量、混合比で供給することが出来れば、いかなる構成でも構わない。また、更に好ましくはパージ用のガスボンベ、パージラインを含んでいることが望ましく、このことにより各ガスラインに、他のガスあるいは、外部からの不純物の混入を抑制することが可能となる。処理に必要な原料ガスは、ガス供給及び流量制御手段360より、流入バルブ361を介し、反応容器301内に供給される。

電子写真感光体の作製は、以下のように行った。

まず、図5に示す様に、高周波マッチィングボックス327、高周波シールド322の一部である、シールド蓋331、および高周波電極326の一部、および上蓋311を外した状態とする。

次に、反応容器301内に被処理基体である円筒状基体320を搬入する。そして、上蓋311を設置し反応容器301を密閉する。

スロー排気バルブ308を開け、スロー排気ライン307を使用し、処理容器部300内の減圧を開始する。

次に、図7のように、高周波電極326の一部、シールド蓋331を設置する。シールド蓋331とシールド壁330は、全周に渡り導電性テープ302で電気的に接続される。

内圧測定器309が任意の値、例えば1Paに達したら、
基体加熱用ヒーター324を駆動させ、円筒状基体320を任意の温度、例えば230℃に加熱・制御した。

円筒状基体320が所定の温度となったところで、原料ガス導入管325を介して、原料ガスを処理容器301内に導入する。原料ガスの流量が設定流量となり、また、処理容器301内の圧力が安定したのを確認した後、高周波電源321よりマッチングボックス327を介して高周波電極326へ所定の高周波電力を供給する。堆積膜形成中は、モーター370を駆動させ円筒状基体320を回転させた。

堆積膜形成終了後、円筒状基体320の冷却を行い、リークバルブ(図示せず)を開し、処理容器301を大気圧力まで戻して、真空処理が済んだ円筒状基体320を取り出した。

その後、処理容器301内の構成部品を交換し、再度堆積膜形成可能な状態としたところで一連の工程を終了する。

以上、電子写真感光体形成装置を例にとって本発明の説明を行ってきたが、本発明はこれに限ったものではなく、例えばスパッタリング法等の他の高周波処理方法にも用いることができる。

以下実施例により本発明を更に詳細に説明するが、本発明はこれらによって何ら限定されるものではない。

(実施例1)
図3に示した高周波処理装置において、処理容器部300内に設置した長さ358mm、外径φ80mmの鏡面加工を施したAl製シリンダー(円筒状基体320)上にa−Si膜を、高周波電源321の発振周波数を105MHzとして表1に示す条件で前述ように成膜して、電子写真感光体を作製した。

本実施例においては、導電性テープ302として、
図1(A)の導電性テープを使用したものを、作成した。

以上の様な電子写真感光体の形成を連続して、10回実施した。

作製した電子写真感光体を実験用に改造したキヤノン製iR5000に設置し、帯電器に+6kvの電圧を印加しコロナ帯電を行い、現像器位置に設置した表面電位計により電子写真感光体の暗部表面電位を測定する。

各10回で作製した電子写真感光体を上記のように測定し、その最大値と最小値の差をもって、帯電能のバラツキとする。
