位相変換法則をベースにした光学データ記憶媒体は、魅力的である。読み取りのみの光学データ記憶システムの持つ簡易な互換性を有しつつ、直接上書き(DOW)及び高記憶密度の可能性を組み合わせるからである。データ記憶の意味においては、デジタルビデオ記憶、デジタルオーディオ記憶、及びソフトウェアデーター記憶を含む。位相変換型光学記録には、集束された相対的に高パワーのレーザー光ビームを使って、結晶構造記録層中に、サブマイクロメーターサイズのアモルファス記録マークの形成を含む。情報の記録において、この媒体は、集束レーザー光ビームに対して移動し、記録されるべき情報に従って調節される。マークは、高パワーのレーザー光ビームが、結晶構造記録層を溶かす際、形成される。このレーザー光ビームが消灯され、及び/又は続いて、記録層に相対して移動されると、融解されたマークのクエンチングが、記録層中にて起こり、記録層の曝露領域におけるアモルファス情報マークが残り、非曝露領域には、結晶構造が残る。書き込まれたアモルファスマークの消去は、同様のレーザーを、低出力にて熱することで、記録層の溶融を行うことなく、再結晶化により実現される。このアモルファスマークは、データービットを表し、例えば、基板を介して相対的に低出力の集束レーザー光ビームを使って、読出し可能である。結晶構造記録層に対するアモルファスマークの反射率の違いは、続いて、検出器により記録情報に従った調節された光電流へと変換され、調節されたレーザー光ビームによりもたらされる。

位相変化光学記録における最も重要な要求の一つは、高いデータ率であり、ユーザーにより、記媒体中に書込可能かつ再書込可能なデータは、少なくとも30 Mビット/秒である。このような高いデータ率は、記録層に、高い結晶化速度、例えば、DOW中における短い結晶化時間、を有することを要求する。既存の記録されたアモルファスマークが、DOW中に再結晶可能であることを確実にするために、記録層は、レーザー光ビームに相対した、媒体の速度に適合すべく、適切な結晶化スピードを有しなければならない。結晶化スピードが、既存の、記録された古いデータを有するアモルファスマークに対して十分高くなければ、完全に消去できず、DOW中における再結晶化を意味している。高い結晶化スピードは、特に、高密度記録及び高いデータ率を有する光学記録媒体において要求され、これら媒体には、ディスク型のCD−RW高速度、DVD−RW、DVD+RW、DVD−RAM、DVR−red、及びDVR−blueなどがある。それぞれは、既存の略号であり、コンパクトディスク(Compact Disk)及び新しく生成した高密度デジタル多目的ディスク(Digital Versatile Disk+RW及びDVD−RAM)であり、ここで、RW及びRAMは、このようなディスクにおける再書込可能性を参照し、かつ、デジタルビデオ記録光学的記録ディスク(Digital Video Recording optical storage disks)を参照し、ここで、red及びblueは、使用するレーザーの波長を参照している。これらディスクにとって、完全消去時間(CET)は、30 ns以下でなければならない。CETは、結晶構造環境下における、書き込まれたアモルファスマークを完全に結晶化するための消去パルスの最小時間として定義される。このCETは、静電気テスターを使って測定される。ユーザーにおいて26 Mビット/秒なるデータービット率が必要であり、DVR−blueのデータ率は、35 Mビット/秒である。DVD+RW及びDVR−blueの高速度バージョンにおけるデータ率は、50 Mビット/秒以上が必要である。このようなデータービット率のそれぞれは、最大CETへと移動可能であり、いくつかのパラメーターによって影響される。例えば、記録スタック及び記録層に使用される材料に関する熱的なデザインなどである。

したがって、狙いとしては、DVD−RW及びDVR(デジタルビデオレコーダー)などの光学記録媒体でのデータ率を増加させることである。上記に説明したように、位相変換材料の結晶化速度を増加させることにより、達成可能であり、さらに、CETを減少させる。しかしながら、結晶化スピードが高くなると、データ書込中における結晶構造背景に由来する結晶成長が、不可避となるので、アモルファス化が困難となる。この結果、相対的に小型で、読み取り困難な、不規則な端部を有するアモルファスマークを生じ、これは、高いジッターレベルを生じることになる。結晶成長は、記録層における高い冷却率により対抗可能である。記録中での、適切なアモルファスマークの形成を確実にするには、記録層に近接する層における十分な熱貯蔵性が必要である。これら近接する層、例えば、誘電層、における熱導電性は、低くなり、したがって、記録層における急速な温度低下に対するこれら能力は制限される。高いデータ率における相対的に緩慢な冷却作用を有する層に首尾よく書込ことは不可能になるかもしれない。言い換えれば、アモルファスマークの形成は、実質的な再結晶化を許容するP層における緩慢な冷却率ゆえ、高度に対抗される。

本発明の目的は、上述の導入部にて述べた種の、向上された熱貯蔵作用を有した光学データ記憶媒体を供することであり、記録スタックにおける記録層への適切なアモルファスマークの形成を確実にするためである。

この目的は、酸化インジウムスズなる材料で構成される透過層により達成され、記録スタックに対して排他的かつ順番に:
酸化インジウムスズ層;
第一誘電層;
位相変換記録層;
第二誘電層;
金属反射層;
にて構成される。

本発明は、酸化インジウムスズ層(ITO)の熱導電性は、相対的に、公知の透過層、例えば、光学記録の分野にて公知の常套的な誘電層など、よりも高いという見地に基づいている。透過層としての、低い熱耐性を有するITOの存在により、記録スタックにおける熱は、金属反射層へと流入する。ITOは、その相対的に高い誘電性のため、例えば、液晶ディスプレイ(LCD’s)の透過性電極などに使用されている。高い熱的導電性を有する材料として、光学記録スタックにITOを使用するとことは公知ではない。本発明の結果、データ率は、50 Mビット/秒以上が可能である。より高い冷却率は、減少した誘電層厚みにより達成可能であるが、光学的要求性ゆえ、しばしばのぞまれない。

本発明の光学データ記憶媒体の実施例において、透過層は、記録層と金属反射層との間に挿入されている。金属反射層と記録層との間の耐熱性は、透過層としてITOを使用した場合、ITO透過層を使用しない場合に比べて、相対的に低い。

更なる実施例において、透過層は、記録層に接して存在している。直接接触することにより、記録中における記録層における熱は、任意で、透過性ITO層に移行し、CETはさらに10%程度にまで短縮される。

その他の実施例において、金属酸化インジウムスズで構成される更なる透過性層は、記録スタック内の、透過性層の反対側に存在している。このような方式にて、熱的に対照的なスタックは、記録層の両側に熱貯蔵作用を有しつつ、透過性層に形成されてもよい。これにより、冷却作用が向上するという利点を有し、結果として、記録層へのアモルファスマークによる更なる適切な書込及び消去が行えるようになる。

さらに別の実施例において、少なくとも一つの誘電層は、記録スタックに存在し、記録層と接している。この誘電層は、記録層からITO層を保護するために用いられてもよい。いくつかの場合、記録層の材料が、ITO層の材料と相互作用する可能性がある場合、ITO層は、記録層から分離することも望ましいかもしれない。さらに、スタックの光学的デザインを良好に調節するため、及び/又は記録層とITO層との耐熱性を良好に調節するために用いてもよい。誘電層Iは、好ましくは、SiO2の混合物、例えば、(ZnS)80(SiO2)20、により製造される。この層は、SiO2、Ta2O5、TiO2、ZnS、及び、これらの非化学量論的組成物で作られてもよい。

さらなる好適実施例において、誘電層は、Al2O3、SiC、Si3N4、MgO、ZnO、AlN、及びこれらの非化学量論的組成物からなるグループより選ばれた化合物で構成される。これらの層は、DOW中におけるアモルファスマークの結晶化スピードを増加させ、直接的に結果として、より高いデータ率が可能となる。これら層と記録層とのインターフェースは、アモルファスマークの結晶化のための、核生成源として機能する。

さらに別の好適実施例において、金属反射層は、金属Agで構成される。Agは、その非常に高い熱導電性が知られ、ITO層と組み合わせることにより、さらに高い冷却率が得られる。

好ましくは、金属反射層と記録層との間に透過層が存在する場合、その厚みは、10以上50 nm以下の範囲である。この層の厚みが増すと、金属反射層に対し、相対的に低い熱移行許容性を有するかもしれない。さらに、この層の厚みが増すと、アモルファスマークと結晶構造との反射率の違いとして、記録スタックにおける光学的コントラストが悪化する可能性がある。好ましくは、金蔵反射層から離れた記録層側に、更なる透過層が存在する場合、その厚みは、50以上250 nm以下の範囲である。この範囲にある層の厚みにより、記録スタックにおいて、相対的に良好な光学的コントラストを付与する。

記録層は、好ましくは、要素Ge及びTeで構成される。さらに有益な化合物には、Ge−Sb−Te、Ge−In−Sb−Te、及びAg−In−Sb−Teがある。特に有益な化合物は、国際特許出願第01/13370号パンフレット、及び第97/50084号パンフレットに述べられている。国際特許出願第97/50084号パンフレットにおける化合物は、以下の化学式にて、原子の百分率が定義されている:
Ge50xSb40−40xTe60−10x、ここでxは、0.166≦x≦0.444である。
この組成は、Ge−Sb−Teの三角形組成において、GeTe及びSb2Te3の化合物が結合したラインにおいて配されており、化学量論的化合物Ge2Sb2Te5(x=0.444)、GeSb2Te4(x=0.286)、及びGeSb4Te7(x=0.166)を含んでいる。これら化合物は、短い結晶化(消去)時間を示す。

データ記録媒体における基板は、レーザーは長に対し、少なくとも透過性を有し、例えば、ポリカーボネート、ポリメチルメタクリレート(PMMA)、アモルファスポリオレフィン、又はガラスにて製造される。基板の透過性は、レーザー光ビームが、基板の入り口面を介して、記録スタックへと透過する際にのみ必要とされる。典型的な例として、この基板は、ディスク型であり、その半径は、120 mm、厚みは、0.6又は1.2 mmである。この基板は、レーザー光ビームが、スタックの基板側と反対側から透過する場合、不透明でもよい。

記録スタック側上のディスク型基板の表面は、好ましくは、光学的に走査可能なサーボ制御トラックを供される。このサーボ制御トラックは、しばしば、螺旋型溝によって構成され、注入鋳造及び圧縮を使った鋳型によって、基板へと形成される。これら溝は、代替的に、例えば、紫外線光硬化可能アクリレートなどを使ったこのスペーサー層における合成樹脂にて、複製工程によって、形成可能である。

任意で、スタックの最外層は、例えば、紫外線光硬化されたポリ(メタ)アクリレートなどの防護層による環境によって、覆われている。この防護層は、良好な光学的質を有していなければならず、例えば、レーザー光がこの防護層を介して、記録スタックに透過する際、実質的に光学収差を有さず、かつその厚みにおいて単一である必要がある。この場合、防護層は、レーザー光に対して透過性を有する。

記録スタックの記録層におけるデータの記録及び消去は、単波長レーザー、例えば、660 nmの波長あるいは、より短い波長(赤から青にかけて)により達成されてもよい。

位相変換記録層は、真空蒸着により、基板へと供されてもよい。公知の真空蒸着工程は、蒸着(E−ビーム蒸着、るつぼによる耐性熱蒸着)、スパッタリング、低圧化学的気相析出法(CVD)、イオンプレーティング、イオンビーム補助蒸着、プラズマ促進CVDなどがある。高すぎる反応温度ゆえ、通常の熱CVD工程は適用されない。

で構成されている。透過層4は、酸化インジウムスズ(ITO)材料で構成されている。透過層4は、記録層6と金属反射層3との間に挿入されており、記録層6に接して存在している。透過層6の厚みは、25 nmである。ITO材料の複合的反射指数nは、レーザー光の波長が670 nmである場合、2.00−i0.02であり、前記レーザー光に対して低い吸収率を示している。

酸化インジウムスズなる材料にてできた更なる透過層8は、記録スタック2の透過層4との反対側に存在している。この更なるITO層8の厚みは、130 nmである。金属反射層3は、金属Agで構成され、その厚みは、100 nmである。記録層6は、Ge5.0In5.5Sb65.0Te24.5の組成で出来た化合物で構成し、その厚みは10 nmである。670 nmの波長において、記録層6がアモルファス位相である場合、記録スタック2における光学反射性は、Raで定義され、その値は1.7%である。670 nmの波長において、記録層6が結晶位相である場合、記録スタック2における光学反射性は、Rcで定義され、その値は29.6%である。光学的コントラストは、94.3%である。光学的コントラストは、|Rc−Ra|/Rmaxで定義され、ここで、Rmaxは、Rc及びRaの最大値である。

図2では、光学情報媒体20に関する別の実施例が示され、少なくとも一つの誘電層5、7は、記録層6に接しながら、記録スタックに存在している。特に、二つの誘電層5、7は、記録層6のそれぞれの側面上の一つに存在している。すべての実施例において、誘電層は、化合物(ZnS)80(SiO2)20で構成している。誘電層のそれぞれの厚みは、5 nmである。ITO層4及び8の厚みは、それぞれ、20及び140 nmである。基板1、記録層6、金属反射層3、及び防護層9は、図1にて述べたものと同様である。Raは、1.9%、Rcは29.9%であり、光学的コントラストは、93.6%である。

図3では、媒体20の実施例が示され、一つのITO層4は、記録層6と金属反射層3との間に挿入され、存在している。ITO層の厚みは、20 nmである。カバー層と記録層との間に存在する誘電層7の厚みは、130 nmである。ITO層と記録層との間に存在する誘電層5の厚みは、5 nmである。基板1、記録層6、金属反射層3、及び防護層9は、図1にて述べたものと同様である。Raは、2.3%、Rcは31.4%であり、光学的コントラストは、92.9%である。

図4では、媒体20に関する別の実施例が示されている。図3における実施例にて、金属反射層3と記録層6との間に存在していた誘電層5が無くなっており、ITO層4の厚みは、25 nmである。Raは、22.4%、Rcは31.7%であり、光学的コントラストは、92.5%である。

図5では、媒体20に関する別の実施例が示されている。ITO層8は、記録層6に接し、金属反射層3と離れた記録層6の側に存在している。誘電層5は、記録スタック2に存在し、金属反射層3に最も近い記録層6側に、記録層6と接して存在している。誘電層5の厚みは、25 nmであり、ITO層8の厚みは、130 nmである。基板1、記録層6、金属反射層3、及び防護層9は、図1にて述べたものと同様である。Raは、1.4%、Rcは28.7%であり、光学的コントラストは、95.2%である。

この溶融域値力は、金属反射層3と記録層6との間の層の全体の厚みdp−m(単位nm)の関数として示している。図6の場合、ちょうど、(ZnS)80(SiO2)20誘電層5の厚みに相当する。図3の場合には、誘電層5とITO層4との厚みの合計に相当する。実際、誘電層5の厚みは、一定に保たれているので、ITO層4の厚みが変化したのみである。明確に観察されるのは、グラフ71及び72を比較すると、ITO層4は、実質的に溶融域値力を増加させていることである。このことが示すのは、記録層6と金属反射層3との熱導電性は、ITO層4の場合に比べて良好である、ということである。良好な熱導電性ゆえ、記録層6の冷却率は、増加する。

記すべきことは、上述の実施例は、本発明を限定するものではなく、記されたものであり、かつ、当業者は、本発明における添付された請求項の狙いから解離することなく、多くの代替的な実施例をデザイン可能であることである。この請求項において、括弧付きにて配された多くの好例は、請求項を限定するものではない。「構成する」という言葉は、請求項に挙げられたその他の要素やステップの存在を排除しない。要素へと続く「一つの」という言葉は、このような要素の数個が存在することを排除しない。特定の測定値が、互いに異なる従属項に引用されるというまれな事実は、これらの測定値の組み合わせが有利に使用することができないということを示さない。

Claims (11)
- 集束レーザー光ビームを使った、再書込可能な記録のための、光学データ記憶媒体であって、該媒体は、基板を有し、かつその側面に記録スタックが配され、かつ該スタックは:
少なくとも一つの透過層;
位相変換型記録層;及び
金属反射層;
で構成され、
前記透過層は、酸化インジウムスズなる材料にて構成され、該記録スタックは:
酸化インジウムスズ層;
第一誘電層;
位相変換記録層;
第二誘電層;及び
金属反射層;
で構成されていることを特徴とする、光学データ記憶媒体。 - 前記透過層は、前記記録層と前記金属反射層との間に挿入されることを特徴とする請求項1に記載の光学データ記憶媒体。
- 前記透過層は、前記記録層に接して存在することを特徴とする請求項1又は2に記載の光学データ記憶媒体。
- 酸化インジウムスズなる材料で構成される、更なる透過層は、記録スタックの前記透過層の反対側の前記記録層側に存在することを特徴とする請求項1乃至3のいずれか一項に記載の光学データ記憶媒体。
- 少なくとも一つの誘電層は、記録スタックの記録層に接して存在することを特徴とする請求項1乃至4のいずれか一項に記載の光学データ記憶媒体。
- 前記誘電層は、Al2O3、SiC、Si3N4、MgO、ZnO、AlN、及びこれらの非化学量論的組成物からなるグループより選ばれた化合物で構成されることを特徴とする請求項5に記載の光学データ記憶媒体。
- 前記金属反射層は、金属Agで構成されることを特徴とする請求項1乃至6のいずれか一項に記載の光学データ記憶媒体。
- 前記透過層の厚みは、10以上50 nm以下の範囲であることを特徴とする請求項2又は3に記載の光学データ記憶媒体。
- 前記更なる透過層の厚みは、50以上250 nm以下の範囲であることを特徴とする請求項2乃至4のいずれか一項に記載の光学データ記憶媒体。
- 前記記録層は、要素Ge及びTeで構成されることを特徴とする請求項1乃至9のいずれか一項に記載の光学データ記憶媒体。
- 請求項1乃至10のいずれか一項に記載の光学データ記憶媒体の、高速度データ率記録への利用。
