本発明は、BGA(Ball Grid Array)や、CSP(Chip Scale Package)などのICパッケージやチップ抵抗などの電子部品を実装する樹脂フィルム貼合わせ多層配線基板に関する。

【従来の技術】
近年の電子機器は、ますます、小型化、軽量化、薄型化の傾向が進み、これに用いられる部品の高集積化が著しく要求されてきている。このような背景から、半導体パッケージの形態も、QFP(Quad Flat Package)などのリードフレームを用いた周辺実装タイプから、BGAや、CSPなどのハンダボールを用いたエリアアレイ実装タイプが主流となりつつある。

周辺実装タイプの半導体パッケージでは、外部端子が周辺のみにあるため、部品を実装する基板(以下、マザーボード)の配線ルールが「ライン/スペース=150/150μmピッチ」以下で配線の引出しが対応可能であった。

しかし、BGAや、CSPといったエリアアレイ実装タイプでは、外部端子がエリア状に配列されるため、マザーボードにおいてエリア内側の端子からの配線引出しが困難となる。従って、マザーボード上に、2〜3層の多層配線がされた樹脂フィルムを貼り付け、配線ルールも「ライン/スペース=150/150μmピッチ」程度では引回しができないので、「ライン/スペース=100/100μmピッチ」〜「ライン/スペース=75/75μmピッチ」が一般的となってきている。

このような多層配線がされた樹脂フィルムは、ビルドアップ基板と呼ばれる。

ビルドアップ基板の製造方法は、シーケンシャル方式と呼ばれ、従来のガラスエポキシ基板をコア基板とし、絶縁層を形成した上にファインな配線パターンをエッチングにより1層ずつ形成して、多層化して得る。しかし、配線パターンの凹凸により上層の配線パターンを微細化することが困難となる問題があった。

この問題に対しては、例えば、特開2002−64273号公報に、配線による凸凹を平坦化するように絶縁性保護膜を介して接合する樹脂フィルム貼合わせ多層配線基板が開示されている。
