【発明の属する技術分野】
本発明は、光通信装置に好適な静電型アクチュエータ及びそれを用いた用光スイッチに関するものである。

【従来の技術】
この種の静電型アクチュエータを用いた光スイッチとして、特開2000−121967に開示されているものがあり、このものの平面図と断面図を図15(a)、(b)に示す。この光スイッチは、シリコン基板701に座ぐり孔702を設けるとともに、この座ぐり孔の中央部にフレクチュア部704を介して板状の可動電極703を配置している。この一部が固定電極をなすシリコン基板701と可動電極との間に電圧を印加することで、両者の間に静電力を発生させ、可動電極上に取付けられているミラー705を上下させるものである。これにより、出射部706から放射される光を、ミラー705に反射する場合には入射部707に、ミラー705を通過する場合には他の入射部708に切替えることができる。しかし、この光スイッチでは、電極が板状となっているために、静電力は電極間の距離の略二乗に反比例するから、可動電極板のストロークが大きくなると初期の静電力は小さくなる。このため、スイッチングする光量を大きくするために、ミラーを大型化しようとすると、ストロークが大きくなり、この結果、駆動するための印加電圧を高くすることが必要となっていた。

一方、電極構成の異なる光スイッチとして、USP6229640に開示されるものがある。この光スイッチに用いられる静電型アクチュエータの平面図を図16に示す。このものは、櫛歯型形状の電極を有しており、具体的には、可動櫛歯電極710と固定櫛歯電極711とを有する。この可動櫛歯電極710は、梁構造部713を介し、固定部712でもって基板に取付けられている。

ここで、両電極に電圧を印加すると、可動電櫛歯極710は電極間に発生する静電力により固定電極711の方向に両電極が嵌合するようにして移動し、これと連動してミラー705が移動する。この静電アクチュエータの電極は、櫛歯型構造を有しているために、特開2000−121967に開示されている静電型アクチュエータと比較すると、同一電圧を印加したときに発生する静電力が大きくなる。特に、両電極の中心位置間の距離が大きい状態で大きな静電力を得ることができる。この結果、ミラー705の移動距離が大きくなっても、低い印加電圧で動作することができる。

【発明が解決しようとする課題】
ところで、前述したUSP6229640に開示される静電アクチュエータにおいては、ミラー705の移動距離は、可動櫛歯電極710のストロークと同じとなる。また、可動櫛歯電極710は固定櫛歯電極と嵌合するように移動するために、電極のストロークに応じた櫛歯の長さを有する可動櫛歯電極710と固定櫛歯電極711とが必要となる。このために、ミラー705の移動距離を大きくするためには、櫛歯長さの長い櫛歯電極が必要となり、櫛歯電極を高精度に加工するためにはコストアップを招くこととなる。

また、前述したいずれの静電アクチュエータも、ミラーの移動距離が、電極のストロークと同じであるために、ミラーを大きくするに応じて、静電アクチュエータ本体も大きくすることが必要となっていた。

本発明は、かかる事由に鑑みてなしたものであり、その目的とするところは、スイッチングする光量を大きくするような用途に対応する場合に大型化するのを抑制できる静電型アクチュエータ及びそれを用いた光スイッチを提供することにある。

請求項1に係る発明の静電型アクチュエータは、固定枠部と、固定枠部の内側に設けられて固定櫛歯電極部分と固定櫛歯連結部分とからなる固定電極部とを、有する固定部材と、

【発明の実施の形態】
(実施形態1)
実施形態1に係る光スイッチ用の静電型アクチュエータを、図1〜5に基づいて説明する。図1は静電型アクチュエータの電圧を印加していない状態での斜視図、図2(a)、(b)は電圧を印加していない状態での平面図と側面図、図3は電圧を印加して可動電極部が吸引された状態での側面図、図4、5は静電型アクチュエータの製造方法を示す説明図である。

固定部材1は、シリコン基板を形成してなるものであり、長辺と短辺を有してロ字形状をなす固定枠部11と、櫛歯形状の固定電極部12と、後述する回転支持部材を連設する固定台部分13と、を有する。固定電極部12は、固定枠部11の短辺の内面に、所定間隔でもって平行的に内方に向けて平板状に突出する3個の固定櫛歯電極部分121と、固定枠部の短辺の一部である固定櫛歯連結部分122からなっている。固定台部13は、固定枠部の両長辺に載設される薄い固定台絶縁部分132と、この上部に配設されていて固定台絶縁部分132より厚い固定台本体部分131と、により直方体形状をなしている。また、固定台部13は、その取付け位置は固定枠部11の長辺の上面であって長辺の長さ方向の中心位置よりも固定電極部12に近い側であり、固定枠部11の長辺の上面に対して突出するように設けている。

駆動部材2も、シリコン基板を形成してなるものであり、櫛歯形状の可動電極部21と棒状の変位部22と作用部であるミラー23と、を有してなる。可動電極部21は、所定間隔でもって平行的に位置する4個の平板状の可動櫛歯電極部分211と、これらを変位部側で連結している可動櫛歯連結部分212とからなっている。この可動電極部21は、4個の可動櫛歯電極部分211が形成する所定間隔内に、互いに接することなく3個の固定櫛歯電極部分121が嵌まり合う関係でもって固定電極部12と対向する位置に配置される。したがって、可動櫛歯電極部分211と固定櫛歯電極部分121は、平面視において、合計7枚の電極部分が等間隔となる関係にある。このため、電圧が印加されて静電力が作用すると、可動電極部21が移動して、両電極部は、互いに接しない状態にて嵌合する。

回転支持部材3は、棒状をなし、駆動部材2と同時に一体的にシリコン基板により形成したのものである。具体的には、ミラー23と可動電極部21を結ぶ線の中心位置よりも可動電極部側で変位部21と直交するように一体化されていて、両端は固定台本体部分131に固定される。

次に、静電型アクチュエータの動作を説明する。固定及び可動電極部12、21に電圧が印加されていない状態では、回転支持部材3の剛性により、図2(b)に示すように、変位部22は固定枠上面と略同一面内で静止している。ここで、固定及び可動電極部12、21に電圧が印加されると、両方の電極部12、21に静電力が発生し、可動電極部21は固定電極部12と嵌合するように移動する。そして、図3に示すように、静電力と回転支持部材3の剛性力とが釣合った状態で静止する。このとき、ミラー23は、回転支持部材3を支点として回転移動することにより、上方向に移動する。この状態で、固定電極部12と可動電極部21への電圧の印加を停止すると、固定台絶縁部分132を通じて電荷が移動し、静電力が働かなくなり、図2(b)に示す状態に戻る。以下、この動作を繰り返す。この動作において、変位部22はてこのような揺動運動をする。

本静電型アクチュエータにおいては、変位部22がてこのような揺動運動をするので、可動電極部のストロークよりも、作用部であるミラー23の移動距離が長くなる。このために、小型の電極構造でより大きなミラーを移動することが可能となり、高寸法精度の電極を形成することや、高電圧を印加することを必要としなくなる。また、本静電型アクチュエータでは、回転支持部材3が直線形状であり、かつ両端が固定枠部に固定されているために、外部振動(特に、短辺方向での振動)の影響を低減できる構造となっている。

本静電型アクチュエータの外に、ミラーに向かって光を放射する光出射部と、光出射部からの直接光またはミラーの反射光を外部に放射する光入射部とを取付けて、ミラーによって入射光を反射して切替える構造とすれば、静電型アクチュエータの電圧のON、OFFによって、光を切替える光スイッチとすることができる。さらに、この静電型アクチュエータを複数個、図11のようにマトリクス状に並べることにより、複数の放射光を切替えることのできるマトリクス光スイッチ装置とすることができる。

次に、本静電型アクチュエータの形成法の一例について説明する。各部は、シリコン基板から、DRIE(deep reactive ion etching)プロセスにより一体形成される。まず、図4(a)に示すように、第1のドープされたシリコン基板61にマスク材料層65を形成し、このマスク材料層65をフォトリソグラフィ技術により、所定のパターニングを行う。これをDRIEプロセスにより、図4(b)に示すように、可動電極部21、変位部22、ミラー23、回転支持部材3および固定台本体部分131を一体形成する。この後に、マスク材料層を除去し、ミラーの表面には、光反射特性が向上するために金やアルミニウム等の高反射物質をコーティングする。次に、図5(a)に示すように、第2のドープされたシリコン基板62にマスク材料層66を形成し、このマスク材料層66にフォトリソグラフィ技術により所定のパターニングを行う。これをDRIEプロセスにより、図5(b)に示すように、固定枠部11と固定電極部12を形成した後に、マスク材料層を除去する。次に、図5(c)に示すように、この固定枠部で固定台部が接続される部分に、シリコン酸化物を堆積することにより、固定台絶縁部分132を形成する。ここで、堆積させる絶縁物質は、シリコン酸化物に限定されるものではなく、シリコン窒化物でもかまわない。最後に、図2(b)に示すように、固定櫛歯電極部分121と可動櫛歯電極部分211とが嵌合するように位置を調整した後、第1基板の固定台本体部分131と第2基板の固定台絶縁部分132とを貼り合わすことで、本静電型アクチュエータとなる。ここで、基板どうしを貼り合わす方法としては、対向するシリコン面にAuとAuSnを付着させて融着させる方法や、シリコン面に酸化膜を形成して酸化膜どうしを融着させる方法等がある。また、ここでは、シリコン基板を用いているが、これに限定されるものではなく、SOI(silicon on insulator)基板を用いることも可能である。

また、本実施形態では、固定櫛歯電極部分121を3個、可動櫛歯電極部分112を4個として数の大小関係をもたせているが、これに限定されるものではなく、同数どうしでもよく、その数は10〜15個程度としてもよい。なお、この数を多くするほど静電力は大きくなるが、固定櫛歯電極部分121と可動櫛歯電極部分112の加工は複雑となり、このために、この数を10〜15個程度としている。

(実施形態2)
実施形態2に係る光スイッチ用の静電型アクチュエータを、図6、7に基づいて説明する。図6は本静電型アクチュエータの斜視図、図7(a)、(b)は平面図と側面図である。また、本静電型アクチュエータの構造、動作、形成手順は、実施形態1と略同様である。主な相違点は、固定電極部12と可動電極部11の構造にあり、図7(b)に示すように、固定櫛歯連結部分122と可動櫛歯連結部分212とが、可動電極部21の移動方向に対して反対側に配置されている。つまり、本図では、可動櫛歯連結部分212は可動電極部21の上部に配置され、可動櫛歯電極部分211の一部が変位部22と接続されている。また、固定櫛歯連結部分122は固定櫛歯電極部分121の下部に配置されている。さらに、図7(a)の上面から見て、固定電極部12は可動電極部21よりも回転支持部材3の側に配置されているのである。

この電極構造により、可動電極部21が固定電極部12に吸引されて移動するにしたがい、静電力の方向と可動電極部21の移動方向のなす角度がより小さくなっていく。したがって、実施形態1の静電型アクチュエータと比較すると、電極間に発生する静電力を、より有効に可動電極部21を移動させる力に変換することができる。このために、静電型アクチュエータの小型化や低電圧化を実施することができる。

次に、この実施形態2の変形例1を、図8、9に基づいて説明する。変形例1は、図8に示すように、溝41を設けている回転支持部材3とこれに連接する駆動部材を有している。この溝41により、回転支持部材としての剛性が小さくなり、低電圧で駆動が可能となる。ここで、このような溝41はDRIEプロセスによって形成することが可能である。

変形例2は、図9(a)、(b)に示すように、ストッパー部14を設けている。ストッパー部14は、固定枠部11の固定電極部12と反対側に設けられていて、ストッパー本体部分141とストッパー絶縁部分142とからなっている。このストッパー部14を設けることにより、印加電圧が切断された直後に可動電極部が元の位置に戻る際に発生する振動や、外部振動による影響を抑制することができる。ここで、このようなストッパー部は、図5(a)に示した第2のシリコン基板をDREIプロセスにより形成することでできる。
(実施形態3)
実施形態3に係る光スイッチ用の静電型アクチュエータ及びこれを用いたマトリクス光スイッチを、図10、11に基づいて説明する。図10は、変位部と回転支持部材である。このものは、実施形態1の変位部を変えたもので、他の固定部材は実施形態1と同じものを用いる。この静電型アクチュエータでは、変位部22に平板を用い、ミラー23を変位部22の長さ方向と45°傾けて取付けている。また、変位部22には、複数個の貫通孔45を設けている。この貫通孔45を設けることにより、変位部22が移動する際に発生する空気抵抗を低減することができる。

図11(a)は、本静電型アクチュエータ55を縦及び横に4個ずつ、合計16個並べてマトリクス光スイッチ装置としたものである。これを、実施形態1の静電型アクチュエータ56を同数並べたマトリクス光スイッチ装置(図11(b)に示しているもの)と比較すると、本静電型アクチュエータは、ミラー面が変位部長さ方向に45°傾いているために、実装密度が高くなり、マトリクス光スイッチ装置を小型化することができる。
(実施形態4)
実施形態4に係る光スイッチ用の静電型アクチュエータを、図12〜14に基づいて説明する。図12は静電型アクチュエータの電圧を印加していない状態での斜視図、図13で、(a)と(b)は、それぞれ電圧を印加していない状態での平面図と側面図、図14は電圧を印加して、可動電極部が吸引された状態での側面図である。本静電型アクチュエータの構造、動作、形成手順は、実施形態1と略同様である。主な相違点は、回転支持部材が可撓性のある部材でできた撓み板部材32となっていることである。あわせて、固定台部13の形状が大きくなり、固定枠部11の内方向に突出した状態になっている。撓み板部材32は、一端が可動電極部21に取付けられ、他端が固定台本体部分133に取付けられている。

本静電型アクチュエータの動作も、実施形態1の静電型アクチュエータと略同様である。すなわち、電圧が印加されると、固定電極部21と可動電極部12の間に静電力を発生し、可動電極部21は固定電極部12と嵌合するように移動する。そして、図14に示すように、静電力と撓み板部材32の剛性力とが釣合った状態で静止する。このとき、変位部22は、支点位置が変化しながら揺動運動をし、結果としてミラー23は、可動電極部のストロークよりも長い距離を移動する。

(実施形態5)
実施形態5に係る光スイッチ用の静電型アクチュエータを、図15に基づいて説明する。本静電アクチュエータは、実施形態1〜4の静電型アクチュエータを改良したものであり、自己保持機能を有していることが特徴である。図15はこのものの側面図である。

本静電型アクチュエータは、実施形態1の静電型アクチュエータに電磁機構を取付けたものである。まず、可動電極部21の下方にパーマロイ等の軟磁性板25が取付けられている。また、固定電極部12の下方に希土類磁石等の永久磁石15が取付けられ、さらにこの下方に微小電磁コイル51が設置されている。

次に、本静電型アクチュエータの動作を説明する。実施形態1の静電型アクチュエータでは、電圧が印加されて、可動電極部12が固定電極部21と嵌合するように移動した後に、電圧の印加を停止すると、可動電極部12は、元の静止位置に戻っていく。これは、固定台絶縁部分132を通じて、少しずつ電荷が移動し、この結果として静電力が働かなくなり、回転支持部材3の剛性で元の位置へと移動するためである。これに対して、本静電型アクチュエータでは、電圧が印加されて、可動電極部12が固定電極部21と嵌合するように移動すると、軟磁性板部25と永久磁石15との間に磁気吸引力が働くようになる。この後に電圧の印加を停止しても、この磁力のために、可動電極部21は、固定電極部12と嵌合した位置を維持したままの状態を保ち、この結果として、自己保持機能を有する。また、この静電型アクチュエータの可動電極部をもとの静止位置に戻すためには、軟磁性板25と永久磁石15との間の磁力を打ち消すように、微小電磁コイル51に電流を通電する。

本静電型アクチュエータは、自己保持機能を有しているので、可動電極部21を移動するときのみに電圧を印加すればよいので、消費電力を低減することが可能となる。

以上、実施形態1〜5に、本発明の実施形態の例を示したが、本発明は、これだけに限定されるものではない。例えば、作用部に設置するものをミラーではなく、光吸収板にすれば、光信号のONとOFFとを切替える光スイッチとすることができる。また、ミラーの代りに、電気接点を作用部に取付け、これと対向する位置にある他の電気接点との接触を切替えるようにすれば、静電型リレーとすることもできる。

A portion closer to the movable electrode portion than a center position of a straight line connecting the action portion of the driving member and the movable electrode portion is connected to the fixed frame portion, and the displacement portion swings due to movement of the movable electrode portion.
