パリレンコーティングの製造方法 関連特許出願
本出願は「パリレンポリマー層」と題し、1996年10月25日出願の米国
特許出願番号第08/738319号の35U.S.C§120による継続出願
である「パリレンポリマー層」と題し、1997年1月31日出願の米国特許出
願第08/791609号の35U.S.C§120による継続出願である。
発明の背景
1. 発明の分野
本発明は、概して、改良したパリレンポリマー(重合体)層、その製造方法
及びその使用方法に関する。
2. 関連技術の開示
半導体はコンピューター及びテレビジョン等の電子製品システム用の集積回
路に広く使用されている。これらの集積回路は、典型的には、単結晶シリコンチ
ップ上で多くのトランジスターと結合して複雑な機能を果しデータを記憶するも
のである。半導体及ひエレクトロニクス製造業者並びにそのエンドユーザ等は消
費電力が少ないにもかかわらずより小さいパッケージ内に時間をかけずに完成で
きる集積回路を望んでいる。しかしながら、これらの希望の幾つかは相互に反す
るものでもある。例えば、所定回路上の特徴寸法を0.5ミクロンから0.25ミ
クロンに単に減縮することによって、電力消費は30%も増加してしまうのであ
る。同様に、演算速度を倍にすると一般に電力消費も2倍となる。又、小型化す
ることは、チップを横切って信号を伝える導電体間の容量的結合、即ち漏話の増
加を招くのが一般的である。これは、達成可能な速度を制限したり、適切なデバ
イス演算を確実にするのに用いる雑音マージンを劣
化させたりもするのである。
電力消費及び漏話効果を低減する一つの方法は、集積回路内で導電性材料層を
分離する電気絶縁層の誘電率を低減することである。なお、演算条件には高温度
が含まれるので、相対的に高い熱安定性を有する材料を用いて絶縁層を形成する
ことが有利である。
二酸化ケイ素は集積回路用の絶縁層に用いる最も一般的な材料の一つである
。しかし、二酸化ケイ素は、その誘電率が比較的高く、約3.9であるので理想
的なものではない。
集積回路内の絶縁層として使用するうえでパリレンポリマーから形成した層
が提案されているが、それはこれらの材料は誘電率が相対的に低く融点が比較的
高いからである。パリレンポリマーとは、下記構造:
(式中、Xは典型的には水素又はハロゲンである)を有するダイマー(二量体)
から開始して調製できるポリ−P−キシレン類である。パリレンダイマーの最も
普通の形態は下記のものを含んでいる。
これらのパリレンダイマーから形成したポリマーフィルムは比較的低い誘電
率と相対的に高い融点を有しているはずである。しかしながら、これらのパリレ
ンポリマーフィルムは誘電率が相対的に高いが、熱安定性が劣るために、集積回
路における使用を魅力のないものにしている。
典型的には、パリレンダイマーからパリレンポリマー層を形成するのに蒸着
法が用いられる。この種の蒸着法の一つは、ジャーナル、オブ、アプライドポリ
マーサイエンス第13巻第2325頁(1969年)に開示されている。この方
法、即ち一般にはゴーハンプロセスと称する方法によれば、パリレンダイマーを
高められた温度で分解して、下記構造:
を有するパリレンモノマー(単量体)を製造している。
パリレンモノマーは、基板上で、ほぼ室温から約−35℃の温度で凝縮する
。これらの条件の下に、パリレンモノマーは同時に基板上にて重合して基板に接
着したパリレンポリマーの層を形成する。
米国特許第5,268,202号(発明者ユーYou)には、パリレンダイマー以
外からポリ−p−キシレンフィルムを形成する蒸着プロセスが開示されている。
ここに参考として開示したこの方法は、蒸着か起こる真空室内にてモノマー蒸気
を形成するものであるが、基板上への蒸着の前にパリレンダイマープロセスで与
えられる精製の好機を排除している。従って、生じるポリ−p−キシレン層は不
純物レベルが相対的に高いのである。例えば、ジャーナル・オブ・バキュームサ
イエンス・アンド・テクノロジーA11(6)巻、3057頁(1993年)に
、ユー(You)の方法で形成したポリ−p−キシレンフィルムは亜鉛不純物レベ
ルが約3%であることが示されている。このような比較的高いレベルの亜鉛不純
物のために、ポリ−p−キシレンフィルムを多重レベル構造に用いた場合、例え
ば、誘電率が増加したり、表面抵抗率が低下したり、層内のイオン移動、フィル
ム表面充電効果及び/又は電子ストーム形成等に関するポリ−p−キシレンフィ
ルムによる問題が生じている。結果として、これらのポリ−p−キシレンフィル
ムは集積回路に使用することはできない。
気体種の蒸着にプラズマの使用を組み合わせることが多くのシステムで利用
されてきた。例えば、DUMIC会議(1997年2月11日)のISMIC−
222D/97/0098−105(以下DUMICと称す)によれば、パルス
プラズマを使用してシリコン上の過フッ化炭化水素薄膜の制御を行うことが開示
されている。この参考方法は、生じる表面の蒸着速度、蒸着効率又は接着に対す
る影響よりは、CF3、CF2及びCFの相対量を制御することに努めている。な
お、DUMICは、パリレンポリマーフィルム形成に関連してパルス(脈動)プ
ラズマを用いることは開示していない。当業者にとって公知のようにパルスプラ
ズマに関して用いるパラメータ(例えば、ピーク電力振幅、ピーク電力周波数及
び使用率等)
の変化量は、蒸着中に創造される表面に依存している。
従って、電子デバイスの集積回路用の、相対的に低い誘電率と比較的高い融
点を有する電気絶縁層を提供せんとする当該分野の課題が残っている。また、パ
リレンポリマーから形成するこの種の絶縁層を提供することが、当該分野のもう
一つの課題である。
発明の要約
最も広い態様では、本発明は、改良したパリレンポリマー層、これらの層の製
造方法及びこれらの層の使用方法に関する。一つの態様では、改良したパリレン
ポリマー層は、例えば亜鉛等の不純物が相対的に低いレベル(水準)である。他
の態様においては、パルスプラズマ処理を用いて改良したパリレンポリマー層を
形成させる。別な態様では、改良したパリレンポリマーは他の化学種が混合して
いる。更に別な態様においては、上述の態様を様々に組み合わせて、不純物が相
対的に低いレベルにあったり、パルスプラズマ処理を用いて形成されたり、及び
/又は他の化学種を混合している改良したパリレンポリマー層を形成させる。
一つの例証となる実施の形態において、本発明はパリレンポリマー層の形成方
法を提供する。この方法は、基板(基体)表面にパリレンのモノマー蒸着(沈着
)して層を形成し、そしてこの層をパルスプラズマ処理によって処理することか
ら成るものである。
他の例証となる実施の形態においては、本発明は多重レベル構造を提供する。
この構造は第1の層、パリレンポリマー層それに接着促進材料(物質)から構成
されている。パリレンポリマー層は第1層に沿って配置され、接着促進材料層は
パリレンポリマー層に沿って配置される。パリレンポリマー層は、下記構造:

更に他の例証となる実施の形態では、本発明は多重レベル構造の製造方法を提
供する。この方法は、基板表面にモノマーを蒸着させ、そしてこの層をパルスプ
ラズマ処理によって処理して、第1層の表面上にパリレンポリマーフィルムを形
成することから成っている。パリレンポリマーは、下記構造:

理によって処理する工程を含む方法によって形成している。
尚、更に例証となる実施の形態では、本発明は、多重レベル構造を提供する。
この構造は、第1の層と、この第1層の表面に沿って配置したパリレンポリマー
層とから構成される。パリレンポリマーはパリレンのモノマーを基板表面に蒸着
して層を形成し、そしてこの層をパルスプラズマ処理によって処理する工程を含
む方法によって形成している。

詳細な説明
第1図は、本発明による多重レベル構造10を示す。構造10は基板層12と
パリレンポリマー層14を包含している。ここでは、用語「パリレンポリマー」
はポリ−p−キシレンを指すものとする。典型的には、パリレンポリマーはパリ
レンダイマーから生成される。
基板層12は、パリレンポリマー層14が蒸着可能な任意の材料から形成する
ことができる。これらの材料には、導電性及び非導電性物質が含まれる。基板1
2が応用面に応じて形成される特定の物質並びにこの種の物質は当業者にとって
は公知である。例えば、限定するものではないが、アルミニウム、鉄、スチール
、モリブデン、酸化アルミニウム、酸化チタン、酸化鉛、酸化銅、酸化鉄、酸化
ベリリウム、酸化マグネシウム、酸化タングステン、酸化タンタル、酸化バナジ
ウム、シリコーン、天然ゴム、プラスチック、プラスチック複合体、セルロース
物質、エポキシ含有化合物、熱硬化性化合物、熱可塑性化合物、ケイ素の酸化物
(例えば、フライアッシ
ュ、水和シリカ、シリカ、石英、エーロゲル、キセロゲル及びフュームドシリカ
)等を含む有機材料或いは無機材料から基板層12を形成することができる。更
に、基板層12はヒ化ガリウムや他の二成分半導体であってもよい。
また、基板層12は、真空融和性の液体からも形成することができる。用語「
真空融和性の」は、ここでは使用した真空室の運転温度で蒸気圧を有する物質を
指すものとし、そのため真空室をポンピングできる最低圧力はこの真空融和性物
質の存在とは無関係である。真空融和性液体の一例はγ−メタクリルオキシプロ
ピルトリメトキシシランである。
幾つかの実施の形態では、基板層12は、プリント回路板、シリコン基板、グ
ラスファイバー背板、シリコンウエハ、紙、キーパット、カテーテル、ペースメ
ーカカバー、皮下プローブ、バードフェザー、シリコーンO−リング、自動車等
の機械装置の部品等であってもよい。
パリレンポリマー層14は、下記構造:

を有するアルキリン基である〕を有する物質から形成される。Gがアルキル基(
即ち、飽和したもの)であれば、y+w=2n+1である。またGがシクロ炭化
水素、アルキレン又アルキリン基(即ち、不飽和度が少なくとも1のもの)であ
れば、y+wは不飽和度の
2倍の因数だけ2n+1未満である。
第2図は、本発明による他の多重レベル構造20を示す。この構造20は、第
1材料層16と第2材料層18との間に配置したパリレンポリマー層14を含ん
でいる。これらの材料に限定されることはないが第1層及び第2層16、18は
基板層12に関して上に列挙したいずれの材料からも形成することができる。更
に、層16及び/又は層18は、基板基12の上述の形状のうちどの形状もとる
ことができる。層16及び/又は層18は同様に他の形状にしてもよい。
また、ある実施の形態においては、層16及び18はそれぞれ少なくとも部分
的に導電性である材料から形成することもできる。この様な実施の形態では、層
16及び18、標準的な写真技法及びエッチング技法を用いて金属から形成して
もよい。これらの実施の形態については、層16及び18はそれぞれ電力面、接
地面或いは金属相互接続トレース層に対応していてもよい。層16及び18を形
成する他の方法は、当業者にとって公知であり、本発明の範囲内にはいるものと
する。
幾つかの実施の形態においては、パリレンポリマー層14は幾つかの他の材料
に対する接着は相対的に困難であるかもしれない。これらの実施の形態について
は、層14の他の表面に対する接着を促進させることが望ましい。したがって、
パリレンポリマー層14は、ある表面処理を受けて、他の表面に接着する可能性
を高めるようにしてもよい。この種の処理には、例えば、連続プラズマ処理〔即
ち、実質的に100%の使用サイクル(使用率)duty cycle〕、コロナ処理、荷
電処理及び/又は他の表面粗面化処理が含まれる。これらの処理は当業者にとっ
ては公知であり、本発明の範囲内である。例えば、連続プラズマ処理では、プラ
ズマを発生さえるため1種又はそれ以上の気体のバックグランド圧に関連して高
周波(RF)発生
器を用いることができる。
パリレンモノマーの蒸着中、パルスプラズマ処理がパリレンモノマーの接着を
促進することがわかっている。用語「パルスプラズマ処理」は、ここでは、使用
率(duty cycle)(即ち、処理中、プラズマが発生している時間の百分率)がおよそ
100%未満のプラズマ処理を指すものである。典型的には、パルスプラズマ処
理の使用率は多くとも約50%である。また、パルスプラズマ処理の使用率(デ
ィュウティ・サイクル)としては、約0.1%から約50%が好ましく、約0.1
%から約10%がより好ましいが、最も好ましいのは約0.2%である。
第3図は、本発明によるパリレンポリマー層の形成に使用するのに適したパル
スプラズマ源を有する真空システム80の一つの実施の形態を示す構成図である
。システム80は、パリレンモノマー源82、蒸着室84、基板86及びプラテ
ン88(下記の検討を参照のこと)を含んでいる。更に、システム80は、蒸着
室84に接続され、基板86上に配置したパリレンポリマー層がパルスプラズマ
処理を受けられるようにしたパルスプラズマ源90を含んでいる。そのパルスプ
ラズマ源90はRF発生器92〔テクニクス、カンパニー(バージニア州アレク
サンドリア市在)から入手可能な形式300−I RF発生器〕を含んでいる。
タイミングモジュール93(ダイナトロニクス、インコーポレイテッド(ウエス
ドインジアナ州アメリー市在)から入手可能な型式DMP10−1−4)が、パ
ルスプラズマ源92をタイミング回路94にインターフェースして、パルスプラ
ズマ処理の使用率を制御している。この種のタイミング回路94は当業者にとっ
ては公知である。なお、RF発生器及びタイミングモジュールの特定の例をここ
に開示したけれども、この種の他の装置もまた当業者にとっては公知であり、本
発明の範囲内にあるものとする。
パルスプラズマ処理中、蒸着室84には、パリレンモノマーのバックグランド
圧(例えば約10から約15ミリトル)が存在している。パリレンモノマーを基
板86の表面に蒸着するにつれて、パルスプラズマ処理がこのように生じる。例
えば、パルスプラズマの使用率が約0.2%であれば、RF発生器はパリレンモ
ノマーが基板86の表面に蒸着している時間の約0.2%作動する。プラズマ内
では、各種のイオン、ラジカル及びその他の種がパリレンモノマーガスから生成
している。一般には、これらの種は固着率(係数)が高いので、高効率で基板8
6の表面に蒸着し、ここに記載したように、増強した性質を有するパリレンポリ
マー層を生み出している。
パルスプラズマ処理中、RF発生器92のピーク電力92は、生じるパリレン
ポリマー層の所望の性質によって変更することができる。一般に、ピーク電力は
蒸着室の容積に依存していて、蒸着室の容積が増えるにつれてピーク電力は増大
する。発生器92のピーク電力が低すぎると、パルスプラズマ処理はパリレンポ
リマー層の性質を改善する際にその効果は最低である。しかしながら、発生器9
2のピーク電力が高すぎると、生じるパリレンポリマー層は脆弱で不透明であっ
て、他にも望ましくない性質を有している。従って、蒸着室の容積に対するパル
スプラズマ処理中のRF発生器92のピーク電力は、約0.05watts/inch3から
約100watts/inch3が好ましく、約0.1watts/inch3から約20watts/inch3が
より好ましく、また、約0.1watts/inch3から約10watts/inch3が最も好まし
い。
パリレンモノマーの蒸着中パルスプラズマ処理を用いて得られる接着が増大す
ることによって、生じるパリレンポリマーフィルムの厚さは増加し、パリレンモ
ノマーの蒸着率は増大している。
他の変数を一定に保持しながらもパルスプラズマ処理を用いずに形成したパリ
レンポリマーフィルムに対して、パルスプラズマ処理
を用いて形成したパリレンポリマー層は厚さが約1.5倍であることが好ましく
、少なくとも約2倍であることがより好ましく、少なくとも約3倍であれば最も
好ましい。
また、他の変数を一定に保持しながら、パルスプラズマ処理を用いずに形成し
たパリレンポリマーフィルムに対して、パルスプラズマ処理を用いて形成したパ
リレンポリマー層の蒸着速度は少なくとも約1.5倍速いことが好ましく、少な
くとも約2倍速いことがより好ましく、少なくとも約3倍速いことが最も好まし
い。
驚くべきことに、接着を促進させることに加えて、パリレンポリマー層の表面
をパルスプラズマ処理することによって、他の利点が生じることが判明した。こ
の種の利点の1つは、パリレンポリマー層が形成される表面上の制御が改善され
たことである。通常、エレクトロニクス産業用の基板にパリレンポリマー層を形
成する際は、パリレンポリマーを実質的に含まない基板縁部まわりは厚さ約1mm
の区域を残すことが好ましい。この概念は、当該分野では、俗に「エッジ除外」
と呼ばれている。また、基板の裏面(即ち、パリレンモノマーガスに直接面して
いない側面)では形成するパリレンポリマーの量は最小にすることが有利である
。ここに参考に挙げた一般譲渡の米国特許第5,546,473号に記載されてい
るように、基板を典型的にはプラテンに対して幾つかの選択位置(例えば6ヵ所
)で把持する蒸着プロセルの結果として、これらの目標に付随した問題が生じる
かもしれない。驚くべきことに、プラズマ処理あるいは連続プラズマ処理を受け
ないパリレンポリマー層に対して、パリレンポリマー層がパルスプラズマ処理を
受ける場合には、基板の裏面においてエッジ除外が促進されパリレンポリマーの
生成が低減することが判明した。
パリレンポリマー層の形成時にパルスプラズマ処理を用いること
に加え他の利点は、生じるパリレンポリマー層の誘電率に関するものである。多
くの実施の形態において、例えばエレクトロニクス産業においてパリレンポリマ
ー層を絶縁層として用いるような場合、パリレンポリマー層にとって誘電率が最
小であることが有利である。更に、パリレンポリマー層の面内誘電率(即ち、基
板の面に対して平行な誘電率)と面外誘電率(即ち、基板に垂直な面における誘
電率)はおよそ等しいことがしばしば望ましいことである。意外なことに、パリ
レンポリマー層のパルスプラズマ処理によって、プラズマ処理を受けずに或いは
連続プラズマ処理を受けて形成したパリレンポリマー層の誘電率に対してそのパ
リレンポリマー層は誘電率が低減しており、又驚くべきことに、パルスプラズマ
処理を用いて形成したパリレンポリマー層の面内誘電率及び面外誘電率の値が、
プラズマ処理を受けずに或いは連続プラズマ処理を受けて形成したパリレンポリ
マー層の面内誘電率及び面外誘電率の値よりも、等しい場合に近いことである。
従って、パルスプラズマ処理を用いずに形成したパリレンポリマー層に対して、
パルスプラズマ処理を用いて形成したパリレンポリマー層は低減した誘電率及び
/又はより等方性の誘電率を有することができる。
パリレンポリマー層のパルスプラズマ処理又は連続プラズマ処理は、パリレン
ポリマーの蒸着中或いは蒸着後に行うことができる。又は、プラズマ処理中は、
パリレンモノマー以外のガス(即ち、バックグランドガス)のバックグランド圧
は存在しているはずである。蒸着室内のバックグランドガスの圧力は約125ミ
リトルから約375ミリトルが好ましく、約200ミリトルから約300ミリト
ルがより好ましく、約240ミリトルから約260ミリトルが最も好ましい。幾
つかの実施の形態においては、バックグランドガスは一種又はそれ以上の貴ガス
から成るものである。貴ガスの例としては、ヘリウム、ネオン、アルゴン及びキ
セノンが含まれる。
又、他の実施の形態では、バックグランドガスは一種又はそれ以上の炭化水素を
含んでいてもよい。この種の炭化水素バックグランドガスには、飽和炭化水素、
不飽和炭化水素、芳香族炭化水素、直鎖炭化水素、分岐鎖炭化水素、環状炭化水
素等がある。バックグランドガスとして用いるのに適した炭化水素の模範的リス
トには、これに限定するものではないが、メタン、エタン、エチレン及びアセチ
レンが含まれる。幾つかの実施の形態では、バックグランドガスは一種又はそれ
以上の貴ガスと一種又はそれ以上の炭化水素ガスから成るものである。1種又は
それ以上の炭化水素ガスを用いることによって、パリレンポリマー層は性質が改
善されることがわかった。(以下の検討を参照のこと)。
パリレンポリマー層の上述の処理は全パリレンポリマー層で、或いはパリレン
ポリマー層の一部分で行われることを理解すべきである。なお、パリレンポリマ
ー層の幾つかの処理をここに記載したけれども、パリレンポリマー層の接着や他
の性質を強化するこれらの層の他の処理も当業者にとっては明白であり、本発明
の範囲内にはいるものとする。
パリレンポリマーは、通常高結晶性の線状物質であり、そのためこれらの層の
強さや他の物理的性質を制限しているのである。パリレンポリマー層の強さを改
善するためにパリレンモノマーの他に追加の化学種(例えば、モノマー類)を当
該層にその合成中に添加してもよい。パリレンポリマー層に混入する際、これら
の追加成分は架橋が生じるようにし、その得られた層の強さ及び/又は接着を増
加することになる。この種の化学種の例証となる非限定リストには、分子式Cx
Hy(式中、x及びyはそれぞれ少なくとも1の整数である)を有する種が含ま
れる。
これらの化学種のパリレンポリマー層への混入は、例えば、パリレンモノマー
の蒸着中に蒸着室内のこれらの他成分のバックグラン
ド圧を確立することによって果たすことができる。幾つかの実施の形態において
は、一種又はそれ以上のこれらの化学種のバックグランド圧が蒸着室内に存在し
ているとき、パルスプラズマ処理又は連続プラズマ処理を利用することができる
が、もっともこの種のパルスプラズマ処理や連続プラズマ処理は必要とされてい
るのではない。
パリレンモノマー以外の化学種をパリレンポリマーに混入している本発明の実
施の形態においては、パリレンポリマーは、ここに記載した本発明の利点の少な
くとも一つが得られるように、パリレンポリマー層の性質を改善するうえでそこ
に混入した化学種の量を有しているはずである。
幾つかの実施の形態では、層16と層14の間及び/又は層18と層14の間
に接着促進材料(物質)の層を設けることによって、増強した接着を得ることが
できる。
その代わりに、層16及び/又は層18は接着促進材料から形成してもよい。
本発明で使用するのに適した接着促進材料には、これらに限定するものはないが

本発明によれば、パリレンポリマー層14は蒸着プロセスを用いて形成させる

ができるように、モノマーを真空室の蒸着部外で生成できるようにすることが好
ましい。殊に好ましい実施の形態においては、パリレンポリマー層14は、第5

モノマー蒸着の後、装置54は、基板50及びプラテン52の温度を約100
℃から約400℃の温度に高めてパリレンポリマー層を徐冷するのに用いること
もできる。しかしながら、上述の基板50の温度ではパリレンモノマーの重合が
自然に起こることに注意すべきである。
ダイマーを蒸発帯46に装入する前に、ダイマーは始めに精製している。本発
明のダイマーは対称度が高いので結晶化によって容易に精製される。典型的には

下記は本発明の実施態様の例証的実施例である。これらは本発明を限定するも

実施例1
下記の工程をジャケット付きソックスレー抽出器(米国ニュージャージー州、
バインランド市所在のLab Glass社からカタログナンバーLG−6950として
、又は米国ニュージャージー州、バインランド市所在のChem Glass社からカタロ
グナンバーCG−1328として入手)内において行った。本発明のパリレン重
合体層の合成における出発物質として使用される未精製二量体のかなりの量を、
底部にフリットガラスの円板を有するガラス製抽出シンブル(thimble。円筒型濾
過材)に入れた。微粒アルミナの短いクロマトグラフ床を該シンブルの底部に置
いた。該シンブルは直径41mm及び高さ130mmで購入された。より多量の未精
製二量体の試料(すなわち約70gまで)を収容させるためにシンブルの高さを
180mmに増加させた。
沸とうn−ヘキサンのフラスコをシンブルの下に置き、気体n−ヘキサンをシ
ンブルの上方に設置したコンデンザー内に凝縮させた。凝縮されたn−ヘキサン
を未精製二量体上に滴下して、ごみ、埃、及び/又は二量体により生成された単
量体の重合体又はオリゴマーを含む、凝縮n−ヘキサン、精製二量体及び不純物
の浸出溶液を生成させた。該浸出溶液を、クロマトグラフ床及びシンブルの底部
におけるフリットガラスを通過させた。クロマトグラフ床はアルミナの極性の作
用により、浸出溶液中に存在する多種の極性不純物及びイオン不純物を除去した
。その上、クロマトグラフ床は濾過により微細不純物を除去した。
シンブルを支えるソックスレ−抽出器から浸出溶液を定期的にあける為にサイ
フォン機構を使用した。この処置によりn−ヘキサンを浸出溶液から沸とうn−
ヘキサンのフラスコに戻した。約10ないし約20時間後に未精製二量体は沸と
うn−ヘキサンのフラスコに移り終わった。
二量体分解操作の速度を上げるために抽出を沸とうn−ヘキサンにおいて行っ
た。これを達成するために抽出体積(volume)を導管ジャケットで取り巻いてn−
ヘキサンの蒸気が沸とうフラスコからコンデンサーに移動する際にn−ヘキサン
の蒸気により抽出体積を加熱した。この熱濾過方式は、不純物が溶液が熱い間に
除去されるので有利ではあるけれど慣用の晶出装置においては、このような熱濾
過は可燃性溶剤が使用される場合に困難かつ/又は危険なことがあることに注意
すべきである。そのほか、実用的理由から、このような濾過は溶剤の沸点以下の
温度において行われることがあり、溶剤の使用量が増加し、かつ二量体の溶解度
が減少する結果となる。しかしながら、ソックスレ−装置を使用すれば沸とう溶
剤の蒸気はジャケットにより装置内部に保持され、精製工程における効率の増進
が考慮される。
得られた本発明の精製二量体を気化二量体の誘導連結プラズマ質量分析により
試験した。この工程中に、試料を灰化し、測定すべき痕跡の元素類の非揮発性酸
化物を残して炭素含有成分を除去した。この灰を緩衝水溶液中に入れた。試料灰
の緩衝水溶液を活動プラズマに供給した。プラズマの高熱により痕跡元素が微粒
化された。微粒化されたプラズマをそれぞれの特定の不純物元素の定量のために
