Abstract
1535086 Manufacturing transistors WESTERN ELECTRIC CO Inc 22 March 1976 11542/76 Heading H1K A method of making an IGFET or a lateral bipolar transistor in a semiconductor provided with abutting first and second layers 14, 17 on its surface, includes the steps of etching back the first layer from its abutting position 15 to a new position 15<SP>1</SP> to provide a gap 18 of known width, depositing an impurity impervious mask (19) in the gap and providing impurity regions (21, 22) in the semiconductor using the mask. In an embodiment of making an IGFET, the layers 14, 17 provided on an aluminium layer (13) are respectively of silicon dioxide and aluminium oxide. A gate electrode (19) of nickel acts as a mask during ion-implantation of the impurity regions.
