Abstract

La présente invention se rapporte à un procédé de fabrication d'une couche sous-stœchiométrique en oxygène d'un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat par pulvérisation cathodique magnétron d'une cible dans une enceinte, ledit procédé étant caractérisé en ce que ladite cible est constituée dudit oxyde de titane, de vanadium, de tungstène ou de molybdène et en ce qu'il comprend les étapes de : a) mise sous vide de l'enceinte et introduction d'un gaz inerte, b) application simultanée d'un premier potentiel radiofréquence à la cible et d'un deuxième potentiel radiofréquence au substrat, de sorte à générer dans l'enceinte un plasma adapté pour simultanément i) pulvériser la cible pour déposer une couche dudit oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat, et ii) pulvériser ladite couche d'oxyde de titane, de vanadium, de tungstène ou de molybdène déposée sur le substrat pour extraire des atomes d'oxygène de ladite couche.

Procédé de fabrication d’une couche sous-stœchiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène
DOMAINE TECHNIQUE GENERAL
La présente invention concerne le domaine des matériaux sous- stœchiométriques en oxygène et de la pulvérisation cathodique magnétron.
Plus précisément, la présente invention concerne la fabrication d’une couche sous-stœchiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène par pulvérisation cathodique magnétron.
ETAT DE L’ART
Les matériaux sous-stœchiométriques en oxygène de différents oxydes comme les oxydes de titane, de vanadium, de tungstène ou de molybdène présentent des caractéristiques particulières avantageuses. En effet, certains de ces matériaux, qui sont nommés phases Magneli, sont très résistants et électriquement conducteurs et sont très utiles pour fabriquer des batteries électriques. Par exemple, les phases Magneli de titane ont été commercialisés sous le nom d’Ebonex® par la société anglaise Atraverda Ltd pour la fabrication des électrodes dans les batteries. Le choix d’utiliser des phases Magneli de titane se justifie à la fois par leur robustesse dans les milieux agressifs basiques ou acides et par leur bonne conductivité électrique. Il a été démontré que les phases Magneli de titane Ebonex® résistent pendant 50 ans dans 4 mol/dm3 de H2SO4 à température ambiante. La résistance et la conductivité de ces matériaux ont été expliquées par le scientifique Arne Magneli qui a découvert les phases Magneli en 1954. Les caractéristiques particulières des phases Magneli sont dues à une déformation appelée cisaillement, le cisaillement étant lui-même dû à un ou des manques d’atomes d’oxygène dans la structure cristalline.
Les phases Magneli ont une formule chimique précise, dans laquelle le rapport entre le nombre d’atomes d’oxygène et le nombre d’atomes du métal (i.e. titane, vanadium, tungstène, molybdène) d’une phase Magneli à une autre reste très proche. Par exemple, les phases Magneli de titane ont comme formule Tint n-i avec n étant compris entre 4 et 9 inclus. Les formules chimiques des phases Magneli de titane sont donc T14O7, TisOç, TiôOn, etc... Ainsi, les rapports O/Ti entre la première phase, i.e. 1 ,75 pour T14O7, et la dernière phase, i.e. 1 ,89 pour TigOi7 sont très proches. On comprend ici que pour obtenir des phases Magneli, il faut être capable de contrôler très précisément la sous-oxydation des oxydes de titane, de vanadium, de tungstène ou de molybdène.
Actuellement, il n’existe que trois façons d’obtenir des matériaux de même composition que les phases Magneli qui sont donc des matériaux sous- stœchiométriques en oxygène particuliers.
La première façon consiste à chauffer des poudres de titane, vanadium, tungstène ou molybdène avec, respectivement, des poudres d’oxyde de titane, vanadium, tungstène ou molybdène sous atmosphère inerte.
La deuxième façon consiste à réduire de l’oxyde de titane, vanadium, tungstène ou molybdène à haute température, par exemple à plus de 1273 Kelvins pour l’oxyde de titane, sous atmosphère réductrice, par exemple sous une atmosphère de dihydrogène.
Dans ces deux premiers cas, il est nécessaire de chauffer des matériaux à de hautes températures ce qui demande beaucoup d’énergie.
La troisième façon consiste à pulvériser une cible en titane par pulvérisation cathodique magnétron sous une atmosphère d’argon et de dioxygène de telle sorte que le titane s’enrichit en oxygène. Dans ce cas où l’atmosphère comprend du dioxygène, la cible s’oxyde. En conséquence, des molécules oxydées de la cible sont pulvérisées, en plus de la pulvérisation des atomes de titane de la cible. Il est alors très difficile de contrôler le procédé et de s’assurer que des phases Magneli sont effectivement obtenues.
La présente invention vient améliorer la situation.
PRESENTATION DE L’INVENTION
L'invention propose un procédé de fabrication d’une couche sous- stœchiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène qui soit plus économe énergétiquement et plus facile à contrôler.
La présente invention se rapporte ainsi selon un premier aspect à un procédé de fabrication d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat par pulvérisation cathodique magnétron d’une cible dans une enceinte, ledit procédé étant caractérisé en ce que ladite cible est constituée dudit oxyde de titane, de vanadium, de tungstène ou de molybdène et en ce qu’il comprend les étapes de : a) mise sous vide de l’enceinte et introduction d’un gaz inerte, b) application simultanée d’un premier potentiel radiofréquence à la cible et d’un deuxième potentiel radiofréquence au substrat, de sorte à générer dans l’enceinte un plasma adapté pour simultanément i) pulvériser la cible pour déposer une couche dudit oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat, et ii) pulvériser ladite couche d’oxyde de titane, de vanadium, de tungstène ou de molybdène déposée sur le substrat pour extraire des atomes d’oxygène de ladite couche.
Selon des caractéristiques avantageuses et non limitatives :
Le gaz inerte introduit dans l’enceinte est l’argon.
Le substrat est un substrat en céramique.
Un rapport d’une densité du deuxième potentiel radiofréquence sur une densité du premier potentiel radiofréquence est supérieur à un seuil de rapport de densité de potentiel.
Le seuil de rapport de densité de potentiel est supérieur à 0,2.
Le substrat est supporté par un porte substrat, le deuxième potentiel radiofréquence est appliqué au porte substrat et la densité du deuxième potentiel radiofréquence correspond au deuxième potentiel radiofréquence appliqué au porte substrat par unité de surface du porte substrat.
Un système pour la mise en oeuvre d’un procédé de fabrication d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat par pulvérisation cathodique magnétron d’une cible constituée dudit oxyde de titane, de vanadium, de tungstène ou de molybdène, comprend :
- une enceinte reliée à un appareil de mise sous vide, l’enceinte étant apte à être mise sous vide grâce à l’appareil de mise sous vide, l’enceinte étant reliée à une source de gaz inerte configurée pour introduire du gaz inerte dans l’enceinte, - au moins une première source radiofréquence adaptée pour être connectée à la cible, la première source radiofréquence étant configurée pour appliquer un premier potentiel radiofréquence à la cible,
- au moins une deuxième source radiofréquence adaptée pour être connectée au substrat, la deuxième source radiofréquence étant configurée pour appliquer un deuxième potentiel radiofréquence au substrat.

La figure 5 est un graphique montrant l’évolution du courant électrique en fonction de la différence de potentiel entre une électrode de travail composée du matériau d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane obtenu par le procédé selon un mode de réalisation et une électrode de référence au calomel saturé lors de trois cycles de voltampèremétrie, La figure 6 montre l’évolution de la transmittance moyenne dans le domaine du visible du matériau d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane obtenu par le procédé revendiqué en fonction du rapport de la densité de potentiel appliqué au porte substrat sur la densité de potentiel appliqué à la cible selon un mode de réalisation possible de l'invention.
DESCRIPTION DETAILLEE
Système
La Figure 1 représente de manière schématique un système 100 pour la mise en oeuvre d’un procédé de fabrication d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat 2 par pulvérisation cathodique magnétron d’une cible 1 dans une enceinte. La pulvérisation cathodique magnétron consiste à utiliser l'énergie d'un plasma, i.e. un gaz en partie ionisé, à la surface d'une cible 1 , i.e. la cathode, pour arracher un à un les atomes du matériau de la cible 1 et les déposer sur un substrat 2, i.e. l’anode.
Pour mettre en oeuvre le procédé de fabrication d’une couche sous- stœchiométrique en oxygène d’un oxyde, le système 100 de pulvérisation cathodique magnétron comprend une enceinte 4 reliée à un appareil de mise sous vide 6. L’enceinte 4 est par exemple un bâti pouvant être ouvert et fermé et, lorsqu’il est fermé, est hermétique à l’air. L’appareil de mise sous vide 6 relié à l’enceinte 4 est configuré pour mettre sous vide l’enceinte 4. De préférence, l’appareil de mise sous vide 6 permet de mettre l’enceinte 4 sous un vide de type ultravide, c’est-à-dire que la pression d’air résiduel dans l’enceinte 4 est inférieure à 10’6 mbar. Encore de préférence, l’enceinte 4 est reliée à deux appareils de mise sous vide 6a, 6b comprenant un premier appareil de mise sous-vide 6a et un deuxième appareil de mise sous-vide 6b. Le premier appareil de mise sous-vide 6a est configuré pour appliquer un vide primaire dans l’enceinte 4, c’est-à-dire que la pression d’air résiduel dans l’enceinte 4 est comprise entre 1 mbar et 10’2 mbar. Le premier appareil de mise sous-vide 6a est par exemple une pompe à huile primaire. Le deuxième appareil de mise sous-vide 6b est configuré pour appliquer un ultravide dans l’enceinte 4, une fois que le vide primaire a été appliqué. Le deuxième appareil de mise sous-vide 6b est par exemple une pompe turbomoléculaire. L’enceinte 4 est également reliée à une source de gaz inerte 8 configurée pour introduire du gaz inerte dans l’enceinte 4. Le gaz inerte délivré par la source de gaz inerte 8 est par exemple l’argon, le néon ou le krypton. De préférence, le gaz inerte délivré par la source de gaz inerte 8 est l’argon. La source de gaz inerte 8 est typiquement une bonbonne de gaz inerte. Le débit de gaz inerte auquel le gaz inerte est introduit dans l’enceinte 4 peut être mesuré grâce à un débitmètre de telle sorte que le débit puisse être contrôlé.
De préférence, l’enceinte 4 est reliée à une deuxième source de gaz 9 pour augmenter la pression dans l’enceinte 4 jusqu’à atteindre la pression atmosphérique pour que l’enceinte 4 ne soit plus sous vide. De préférence, le gaz délivré par la deuxième source de gaz 9 est l’azote ou de l’air.
Dans l’enceinte 4 sont disposés le substrat 2 et la cible 1 . Le substrat 2 est de préférence supporté par un porte substrat 3. De préférence, la cible 1 a une épaisseur comprise entre 3 mm et 10 mm. Typiquement, la cible 1 est plus volumineuse que le substrat 2. Par exemple, la cible 1 peut être une plaque circulaire de 10 cm de diamètre et de 3 mm d’épaisseur tandis que le substrat 2 est une plaque carrée de 25 mm de côté et de 1 mm d’épaisseur.
La cible 1 est constituée d’un oxyde de titane, de vanadium, de tungstène ou de molybdène. Par exemple, la cible 1 est constituée de dioxyde de titane, TiCh.
Le substrat 2 est constitué d’un matériau de type céramique ou métallique. Les matériaux céramiques présentent l’avantage d’être très résistants à l’usure. De manière alternative, le substrat 2 peut être constitué de silicium.
De préférence, le système 100 comprend des systèmes de refroidissement 10a, 10b pour refroidir respectivement la cible 1 et le substrat 2. Les systèmes de refroidissement 10a, 10b sont par exemple des circuits d’eau froide circulant à proximité de la cible 1 et du substrat 2 pour les refroidir. En effet, lors du procédé de pulvérisation cathodique magnétron, la cible 1 et le substrat 2 sont amenés à se réchauffer et il est nécessaire de les refroidir. Particulièrement, il est nécessaire de pouvoir refroidir la cible 1 car, lorsque la cible 1 est bombardée, celle-ci peut chauffer au point de se fissurer. Avantageusement, le système 100 comprend un système de chauffe 12 configuré pour chauffer le substrat 2. Chauffer le substrat 2 permet une meilleure cristallisation de la couche sous-stoechiométrique en oxygène d’un oxyde qui sera formée sur le substrat 2.
Le système 100 comprend au moins une première source radiofréquence 14 adaptée pour être connectée à la cible 1 , la première source radiofréquence 14 étant configurée pour appliquer un premier potentiel radiofréquence à la cible 1. La première source radiofréquence 14 est typiquement un générateur radiofréquence.
Le système 100 comprend au moins une deuxième source radiofréquence 16 adaptée pour être connectée au substrat 2, la deuxième source radiofréquence 16 étant configurée pour appliquer un deuxième potentiel radiofréquence au substrat
2. La deuxième source radiofréquence 16 est typiquement un générateur radiofréquence. Dans un certain mode de réalisation, le substrat 2 est fixé à un porte substrat 3 et la deuxième source radiofréquence 16 est connectée au porte substrat
3. La deuxième source radiofréquence 16 est donc connectée au substrat 2 par le biais du porte substrat 3 et est configurée pour appliquer un deuxième potentiel radiofréquence au substrat 2 via le porte substrat 3.
Les première source radiofréquence 14 et deuxième source radiofréquence 16 sont typiquement des générateurs radiofréquences générant des ondes d’une fréquence de 13,56 KHz. Les première source radiofréquence 14 et deuxième source radiofréquence 16 peuvent également être des systèmes à micro-ondes générant des ondes d’une fréquence de quelques MHz.
Procédé
En référence à la Figure 2, l’invention concerne un procédé de fabrication d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat 2 par pulvérisation cathodique magnétron d’une cible 1 dans une enceinte 4.
Dans une étape préalable a01 ), qui est réalisée hors de l’enceinte 4, le substrat 2 est lavé puis séché. Par exemple, le substrat 2 peut être lavé à l’acétone puis à l’éthanol dans des bacs à ultrasons puis séché par un jet d’azote. Puis, dans une étape préalable a02), le substrat 2 est fixé à un porte substrat 3 et le porte substrat 3 est disposé dans l’enceinte 4 et le substrat 2 (ou le porte substrat 3) est connecté à la deuxième source radiofréquence 16. En outre, la cible
1 est disposée dans l’enceinte 4 et est connectée à la première source radiofréquence 14.
Dans une étape a), l’enceinte 4 est mise sous vide grâce à l’appareil de mise sous vide 6 et un gaz inerte est introduit dans l’enceinte 4. La mise sous vide peut être mise en oeuvre en deux phases : une première phase de mise sous vide primaire par le premier appareil de mise sous vide 6a et une deuxième phase de mise sous ultravide par le deuxième appareil de mise sous vide 6b.
Le gaz inerte est ensuite introduit dans l’enceinte 4 grâce à la source de gaz inerte 8. Seul un gaz inerte est introduit dans l’enceinte 4 et non pas un gaz réactif comme le serait un mélange gazeux de dioxygène et d’argon. En effet, si le gaz introduit comprenait du dioxygène, la cible 1 s’oxyderait et le procédé de fabrication d’une couche sous-stoechiométrique en oxygène serait difficilement contrôlable. Préférentiellement, le gaz introduit est l’argon.
Dans une étape bO), la cible 1 est pré-pulvérisée pour la nettoyer d’éventuels résidus, par exemple des résidus d’eau. Ainsi, un potentiel radiofréquence (appelé dans la suite du texte troisième potentiel radiofréquence) est appliqué à la cible 1 par la première source radiofréquence 14. En conséquence, les atomes de gaz inerte dans l’enceinte 4 sont ionisés et ces ions bombardent la cible 1 qui est ainsi pulvérisée et nettoyée. Durant cette pré-pulvérisation, un cache est disposé sur le substrat 2 pour que celui-ci ne soit pas impacté par des atomes du gaz inerte ou des atomes arrachés sur la cible 1 .
Toujours en référence à la Figure 2, dans une étape b), un premier potentiel radiofréquence est appliqué à la cible 1 par la première source radiofréquence 14 et, simultanément, un deuxième potentiel radiofréquence est appliqué au substrat
2 par la deuxième source radiofréquence 16. En conséquence, un plasma est généré dans l’enceinte 4 qui permet de simultanément pulvériser la cible 1 pour déposer une couche d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat 2, et pulvériser la couche d’oxyde de titane, de vanadium, de tungstène ou de molybdène déposée sur le substrat 2 pour extraire des atomes d’oxygène de la couche.
Plus précisément, lorsque le premier potentiel radiofréquence est appliqué à la cible 1 des atomes du gaz inerte sont ionisés et ces ions bombardent la cible 1 . En conséquence, des atomes de la cible 1 , i.e. les atomes constituant l’oxyde de titane, de vanadium, de tungstène ou de molybdène, sont arrachés à la cible 1 et se déposent sur le substrat 2, formant ainsi une couche d’oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat 2. Le premier potentiel radiofréquence peut être égal au troisième potentiel radiofréquence.
Simultanément, lorsque le deuxième potentiel radiofréquence est appliqué au substrat 2, des ions issus des atomes du gaz inerte sont attirés par le substrat 2 et bombardent ainsi le substrat 2. Ainsi, pendant le dépôt de l’oxyde sur le substrat 2, des ions issus des atomes du gaz inerte bombardent la couche d’oxyde déposée et en cours de croissance sur le substrat 2. En conséquence, des atomes d’oxygène de la couche d’oxyde déposée sur le substrat 2 sont arrachés au substrat 2, ce qui signifie que la couche d’oxyde déposée sur le substrat 2 subit une perte d’atome d’oxygène, formant ainsi une couche sous-stoechiométrique en oxygène d’oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat 2. Comme les atomes de métal (i.e. titane, vanadium, tungstène ou molybdène) sont plus lourds que les atomes d’oxygène, le bombardement de la couche d’oxyde en phase de croissance par les ions issus des atomes du gaz inerte va favoriser l’appauvrissement de la couche d’oxyde en oxygène. Cela va créer des défauts locaux qui sont notamment les sites de manque d’oxygène. Ceci qui explique la formation des couches d’oxyde sous-stoechiométriques. Les atomes d’oxygène arrachés sont ensuite pompés hors de l’enceinte.
Avantageusement, le rapport d’une densité du deuxième potentiel radiofréquence sur une densité du premier potentiel radiofréquence est supérieur à un seuil de rapport de densité de potentiel. La densité de potentiel radiofréquence correspond au potentiel radiofréquence appliqué par unité de surface. Par exemple, la densité du premier potentiel radiofréquence correspond au potentiel radiofréquence appliqué à la cible 1 par unité de surface de la cible 1 . La densité de potentiel radiofréquence peut s’exprimer en W/cm2. De préférence, la densité du deuxième potentiel radiofréquence correspond au potentiel radiofréquence appliqué au porte substrat 3 par unité de surface du porte substrat 3.
Comme illustré en Figure 3, à partir d’un certain seuil de rapport de densité de potentiel, la couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène formée sur le substrat 2 est conductrice électriquement. La Figure 3 est un graphique traçant la résistivité électrique de la couche sous-stoechiométrique en oxygène d’un oxyde de titane formée sur le substrat 2 en fonction du rapport de la densité du deuxième potentiel radiofréquence sur la densité du premier potentiel radiofréquence, mesurée à température ambiante (21 °C). La résistivité électrique est exprimée en en Ohm*cm. On peut remarquer qu’à partir d’un rapport de densité de potentiel de 0,2, la résistivité électrique de la couche formée sur le substrat 2 est faible en comparaison à la résistivité électrique de la couche pour un rapport de densité de potentiel compris entre 0 et 0,2. Cela est dû à la sous-stœchiométrie en oxygène. En effet, à partir d’un certain seuil de rapport de densité de potentiel, le rapport du nombre d’atomes de titane, de vanadium, de tungstène ou de molybdène sur le nombre d’atomes d’oxygène présents dans la couche sous-stoechiométrique formée sur le substrat 2 est faible de telle sorte que la résistivité électrique de la couche est faible. Par résistivité électrique faible, on entend une résistivité électrique inférieure à 0,11 Ohm*cm.
La Figure 4 est un graphique du rapport du nombre d’atomes d’oxygène sur le nombre d’atomes de titane dans une couche sous-stoechiométrique en oxygène d’un oxyde de titane formée sur le substrat 2 dans le cadre du présent procédé, rapport O/Ti, en fonction du rapport de la densité du deuxième potentiel radiofréquence sur la densité du premier potentiel radiofréquence. Les mesures ont été réalisées par micro-sonde.
On remarque qu’à partir d’un rapport de densité de potentiel de 0,2, le rapport O/Ti est faible en comparaison du rapport O/Ti pour un rapport de densité de potentiel compris entre 0 et 0,2.
Avantageusement, le seuil de rapport de densité de potentiel est supérieur à 0,2. En effet, à partir de ce seuil de 0,2, la résistivité électrique de la couche sous- stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène formée sur le substrat 2 est inférieure à 0, 11 Ohm*cm.
Pendant la pulvérisation simultanée de la cible 1 et du substrat 2, des circuits de refroidissement 10a et 10b permettent de refroidir respectivement la cible 1 et le substrat 2.
La pulvérisation simultanée de la cible 1 et du substrat 2 est effectuée pendant une certaine durée de pulvérisation. Une fois cette durée de pulvérisation écoulée, la première source radiofréquence 14 et la deuxième source radiofréquence 16 sont éteintes de telles sorte qu’aucun potentiel radiofréquence n’est appliqué à la cible
1 et au substrat 2. Puis, un gaz est introduit dans l’enceinte 4 par la deuxième source de gaz 9 pour augmenter la pression dans l’enceinte 4. Une fois que la pression dans l’enceinte 4 atteint la pression atmosphérique, l’enceinte 4 est ouverte et le substrat
2 est extrait de l’enceinte 4.
Dans un même système, c’est-à-dire avec notamment une même enceinte et les mêmes moyens d’application des premier et second potentiels radiofréquence, il est possible de faire varier la stœchiométrie de la couche d’oxyde formée sur le substrat en faisant varier notamment le rapport de la densité du deuxième potentiel radiofréquence sur la densité du premier potentiel radiofréquence. Aussi, par exemple, il est possible de faire varier d’autres paramètres telle que la pression ce qui nécessitera également de faire varier le rapport de la densité du deuxième potentiel radiofréquence sur la densité du premier potentiel radiofréquence.
Les résultats expérimentaux montrent que le matériau obtenu est bien un oxyde sous-stoechiométrique en oxygène dont la composition est identique à la composition de phases Magneli. Des tests ont été effectués sur une couche sous-stoechiométrique en oxygène d’un oxyde de titane obtenue par le présent procédé. Tout d’abord, des tests de diffraction des rayons X ne montrent pas de présence de titane métallique. En outre, des observations en coupe par microscopie électronique à balayage et en transmission ont été mises en oeuvre et aucun atome de titane métallique n’a été observé ce qui prouve que la couche est bien composée d’un oxyde sous- stœchiométrique. Les résultats expérimentaux concernant les propriétés de la couche obtenue confirment également que la couche obtenue a les mêmes propriétés que les phases Magneli. Tout d’abord, le matériau obtenu est très conducteur de l’électricité comme illustré en Figure 2. En outre, le matériau obtenu a une très bonne tenue à l’oxydation dans des conditions de pH acide. La Figure 5 montre le résultat de trois cycles de voltampèremétrie appliqués au matériau obtenu. Une électrode de travail (composée du matériau obtenu) et une électrode de référence au calomel saturé (ECS) ont été plongées dans de l’acide sulfurique (solution de H2SO4 de concentration 1.7 mol/L) et un potentiel a été appliqué à l’électrode de travail. La Figure 5 présente des courbes traçant le courant électrique en mA circulant entre les deux électrodes en fonction de la différence de potentiel entre les deux électrodes V/ECS en Volts. Trois cycles sont représentés (premier cycle tracé en trait plein, deuxième cycle tracé en trait pointillé et troisième cycle tracé en trait interrompu). On remarque une réduction de l’eau à -0.6 V, qui montre que l’électrode de travail est électriquement conductrice. On remarque également que le courant de corrosion est quasiment nul jusqu’à une différence de potentiel de 1.5 V en oxydation (Voltage positif). La superposition des trois cycles montre l’absence d’oxydation de la couche d’oxyde sous-stoechiométrique ainsi que la stabilité électrochimique de la couche d’oxyde sous-stoechiométrique dans le temps.
Enfin, la Figure 6 montre l’évolution de la transmittance moyenne dans le domaine du visible (longueur d’onde entre 400 nm et 800 nm) du matériau obtenu en fonction du rapport de densité de potentiel. À partir d’un certain rapport de densité de potentiel, la transmittance est faible (inférieure à 0,25, i.e. inférieure à 25%), par rapport au TiCh qui présente une transmittance très élevée, de l’ordre de 0,8. Cette propriété est similaire à celle des matériaux de composition de phases Magneli.
L'invention n'est pas limitée au mode de réalisation décrit et représenté aux figures annexées. Des modifications restent possibles, notamment du point de vue de la constitution des diverses caractéristiques techniques ou par substitution d'équivalents techniques, sans sortir pour autant du domaine de protection de l'invention.

Claims

REVENDICATIONS
1. Procédé de fabrication d’une couche sous-stoechiométrique en oxygène d’un oxyde de titane, de vanadium, de tungstène ou de molybdène sur un substrat (2) par pulvérisation cathodique magnétron d’une cible (1 ) dans une enceinte (4), ledit procédé étant caractérisé en ce que ladite cible (1 ) est constituée dudit oxyde de titane, de vanadium, de tungstène ou de molybdène et en ce qu’il comprend les étapes de : a) mise sous vide de l’enceinte (4) et introduction d’un gaz inerte, b) application simultanée d’un premier potentiel radiofréquence à la cible (1 ) et d’un deuxième potentiel radiofréquence au substrat (2), de sorte à générer dans l’enceinte (4) un plasma adapté pour simultanément i) pulvériser la cible (1 ) pour déposer une couche dudit oxyde de titane, de vanadium, de tungstène ou de molybdène sur le substrat (2), et ii) pulvériser ladite couche d’oxyde de titane, de vanadium, de tungstène ou de molybdène déposée sur le substrat (2) pour extraire des atomes d’oxygène de ladite couche.
2. Procédé de fabrication selon la revendication 1, dans lequel le gaz inerte introduit dans l’enceinte (4) est l’argon.
3. Procédé de fabrication selon l’une quelconque des revendications précédentes, dans lequel le substrat (2) est un substrat (2) en céramique.
4. Procédé de fabrication selon l’une quelconque des revendications précédentes, dans lequel un rapport d’une densité du deuxième potentiel radiofréquence sur une densité du premier potentiel radiofréquence est supérieur à un seuil de rapport de densité de potentiel.
5. Procédé de fabrication selon la revendication 4, dans lequel le seuil de rapport de densité de potentiel est supérieur à 0,2.
6. Procédé de fabrication selon l’une des revendications 4 et 5, dans lequel le substrat (2) est supporté par un porte substrat (3), le deuxième potentiel radiofréquence est appliqué au porte substrat (3) et la densité du deuxième potentiel radiofréquence correspond au deuxième potentiel radiofréquence appliqué au porte substrat (3) par unité de surface du porte substrat (3).
