DESCRIPTION
TITRE DE L'INVENTION : Procédé de fabrication d'un élément de pompage comprenant la réalisation d'un dépôt de matériau getter par pulvérisation par faisceau d' ions
La présente invention concerne les enceintes sous pression partielle de gaz et plus particulièrement le dépôt d'un matériau getter sur un substrat.
ARRIERE PLAN DE L' INVENTION
Certains systèmes microélectroniques et/ou nanoélectroniques, tels que ceux de type MEMS (Micro Electro Mechanical Systems) , NEMS (Nano Electro Mechanical Systems) , MOEMS (Micro Optical Electro Mechanical Systems) , NOEMS (Nano Optical Electro Mechanical Systems) ou de type détecteur infrarouge, nécessitent pour leur bon fonctionnement d'être enfermés ou encapsulés de manière hermétique dans une enceinte dont l'atmosphère est contrôlée (contrôle de la nature des gaz présents dans l'enceinte et de la pression régnant dans l'enceinte) .
L'enceinte est généralement définie par des parois métalliques susceptibles de relâcher du gaz à leur surface, notamment de l'hydrogène lorsqu'un vide très poussé (c'est- à-dire une pression inférieure à 10-7 hectopascal, voir 10" 8 hectopascal) doit être réalisé à l'intérieur de ladite enceinte. Un tel dégazage est également susceptible d'être réalisé par tout élément enfermé dans l'enceinte (systèmes microélectroniques et/ou nanoélectroniques, détecteur infrarouge...) mais aussi par tout matériau de maintien de ces éléments (colle, brasure...) .
Dans ces conditions, il est connu, pour parvenir à obtenir et/ou entretenir un vide aussi poussé que possible, de compléter le vide produit par des pompes mécaniques en effectuant un pompage complémentaire à l'aide d'un getter non évaporable (NEG) disposé en couche mince sur au moins l'une des parois de l'enceinte. Le getter est capable de produire des composés chimiquement stables par réaction avec les gaz présents dans l'enceinte à vide (notamment
l' oxygène, le monoxyde de carbone, l' azote...) et cette réaction donne lieu à la disparition desdits gaz, ce qui correspond à un effet de pompage en particulier par adsorption des atomes de gaz par le getter .
Le dépôt du getter en couche mince est généralement réalisé sous vide par pulvérisation cathodique qui consiste à utiliser l' énergie d ’ un plasma (gaz en partie ionisé) à la surface d ’ une cible (cathode) pour arracher un à un les atomes du matériau constituant la cible et les déposer sur un substrat . Pour ce faire, on crée un plasma par ionisation d ’ un gaz pur (en général de l' Argon) grâce à une différence de potentiel, ou à une excitation électromagnétique . Ce plasma est composé d' ions d' Argon qui sont accélérés et confinés autour de la cible grâce à la présence d ’ un champ magnétique . Chaque atome ionisé, en percutant la cible, lui transfère son énergie et lui arrache un atome, possédant suffisamment d ’ énergie pour être projeté vers le substrat et ainsi former une couche de getter .
Néanmoins, un tel processus de dépôt a pour inconvénient de former des impuretés au niveau de la couche déposée car il n' y a pas assez d' électrons pour ioniser le plasma .
Qui plus est, la pression régnant pendant un tel dépôt est importante (environ 10-3 hectopascal) , ce qui engendre une pollution du plasma par le gaz et par l' environnement de la cible .
OBJET DE L' INVENTION
L' invention a pour but de proposer une solution remédiant au moins en partie aux inconvénients précités .
RESUME DE L ’ INVENTION
A cet effet, on propose un procédé de fabrication d' un élément de pompage pour enceinte sous pression partielle de gaz, l' élément de pompage comprenant un substrat recouvert d' une couche de getter à base de matériau
métallique . Le procédé comprend les étapes de :
- placer, dans une chambre de traitement sous vide , le substrat et une cible dans ledit matériau métallique ; et
- propulser des ions contre la cible pour en extraire des particules de matériau métallique et les projeter contre une surface du substrat selon un angle d' incidence oblique .
Comparé à une pulvérisation cathodique , un tel processus de pulvérisation ne forme que très peu de polluants particulaires (pas d'éléments contaminant provenant de la machine mettant en œuvre ledit proces sus ) et confère aux particules de matériau métallique une énergie atomique plus importante , ce qui permet une meilleure tenue du getter sur le substrat .
Selon une caractéristique particulière , le getter comprend plusieurs matériaux et la cible comprend une bande par matériau constituant le getter .

De manière particulière , les matériaux forment ensemble une surface de pulvérisation sensiblement plane sur laquelle viennent frapper les ions , les matériaux étant conformés et as semblés entre eux de manière à ce que la surface de pulvérisation soit continue et exclusivement constituée desdits matériaux .
De manière particulière , les matériaux comportent des faces latérales présentant , dans un plan orthogonal à la surface de pulvérisation, un profil sensiblement complémentaire ayant une longueur supérieure à une épaisseur desdits matériaux .
De manière particulière , les matériaux sont as semblés en biseau .

De manière particulière, le getter comprend plusieurs matériaux la cible comprend un alliage des différents matériaux constituant le getter .

L' invention concerne également une enceinte sous pression partielle de gaz contenant un getter ainsi réalisé .

DESCRIPTION DETAILLEE DE L' INVENTION
En référence à la figure 1, un dispositif électronique 1 comprend une structure d'encapsulation 2 définissant une enceinte 3 dans laquelle est enfermé un système microélectronique ou nanoélectronique 4 (par exemple de type MEMS, NEMS, MOEMS, NOEMS) ou un détecteur infrarouge 5 (par exemple de type microbolomètre) . La structure d'encapsulation 2 comporte ici une base 2b et un capot 2a scellés l'un à l'autre par un cordon de scellement 6 pour former un boîtier hermétique. Un getter non évaporable 7 (NEG) est déposé en couche mince sur une surface intérieure du capot 2a, qui est ici plane, pour piéger des gaz qui l'entourent et ainsi contrôler l'atmosphère dans l'enceinte 3, que ce soit en terme de pression ou de nature des gaz présents dans ladite enceinte 3. La couche de getter 7 a une épaisseur sensiblement inférieure à 10 micromètres, et en particulier comprise entre 1 et 5 micromètres. L'agencement général du dispositif électronique 1, bien connu de l'art antérieur, n'est donné qu'à titre d'exemple et ne sera pas plus détaillé ici, et ce d'autant plus qu'une multitude d'autres agencements sont possibles. La surface intérieure du capot 2a sur laquelle est déposé le getter 7 peut notamment être de forme incurvée .
Le getter 7 est à base de matériaux métalliques présentant des propriétés d'absorption et d' adsorption gazeuse. Il comprend ici du vanadium (V) , du zirconium (Zr) et du titane (Ti) dans les proportions atomiques suivantes :
- entre 20% et 60% de vanadium,
- entre 19% et 57% de zirconium, et
- entre 10% et 43% de titane.
De telles proportions confèrent au getter une température minimale d'activation comprise entre 180 et 200 degrés, autrement dit bien inférieure à celle d'un getter à base titane ou de zirconium qui est respectivement égale à environ 400 degrés et 300 degrés.
De préférence, le getter 7 comprend sensiblement :
- 47% de vanadium, 33% de zirconium et 20% de titane ; ou
- 37.5% de vanadium, 37.5 % de zirconium et 25% de titane.
De telles proportions confèrent au getter une température minimale d'activation sensiblement égale à 180 degrés .
En référence à la figure 2, le dépôt du getter 7 sur le substrat formé par le capot 2a est réalisé, selon l'invention, par pulvérisation par faisceau d'ions (lon- Beam Sputtering - IBS) au sein d'un réacteur R dans une atmosphère raréfiée (qu'on qualifie de sous vide pour simplifier : l'essentiel étant que le réacteur contienne un minimum d'atomes susceptibles de se retrouver dans la couche de getter compte tenu de la pureté souhaitée pour la couche de getter) . Ainsi, des ions I issus d'une source ionique S sont accélérés vers une cible C comportant les matériaux constituant le getter 7, autrement dit du vanadium, du zirconium et du titane. L'impact des ions I sur la cible C entraîne la pulvérisation de particules de vanadium, de zirconium et de titane hors de ladite cible C. Les particules pulvérisées émises par la cible C sont alors recueillies à la surface du capot 2a sous un angle d'incidence α oblique en appliquant les principes de l'OAD (Oblique Angle Deposition) pour former une couche mince de getter 7 présentant une rugosité optimisée. Une telle couche confère au getter 7 une meilleure tenue sur le capot 2a et une meilleure capacité de pompage.
La source ionique S peut par exemple être une source de tension continue DC (Direct Current) de type Kaufman.
Le capot 2a est ici porté par un support rotatif permettant d'obtenir une uniformité du dépôt reçu par le capot 2a autour de l'axe de rotation du support.
Les ions I utilisés sont généralement des ions Argon (Ar+) car ils sont faciles à produire, n'occasionnent pas de réaction chimique avec le matériau constituant la cible, et ont une masse atomique relativement élevée nécessaire pour avoir une pulvérisation importante.
Comme illustré aux figures 3A et 3B, la cible C peut être de forme globalement rectangulaire (figure 3A) ou circulaire (figure 3B) . La cible C est ici multi-bandes et est constituée d'une bande de vanadium M1, d'une bande de zirconium M2 et d'une bande du titane M3. Les ions I viennent alors frapper les différentes bandes M1, M2, M3 simultanément dans des proportions correspondant à la stœchiomét rie souhaitée tout en tenant compte du rendement de pulvérisation du matériau constituant les bandes M1, M2, M3. On comprend que la largeur de chaque bande est proportionnelle à la proportion stoechiométrique du matériau dans le getter 7 et inversement proportionnelle à son rendement de pulvérisation : plus la proportion souhaitée de matériau est importante, plus la bande est large pour un rendement de pulvérisation donné mais plus le rendement de pulvérisation donné est élevé et plus la bande est étroite pour une proportion de matériau souhaité.
Comme illustré aux figures 4A-4B, les bandes M1, M2, M3 comportent chacune :
— une face avant M1.1, M2.1, M3.1 ;
— une face arrière M1.2, M2.2, M3.2 opposée à la face avant M1.1 ; et
— deux faces latérales M1.3, M2.3, M3.3 reliées chacune à un bord longitudinal de la face avant M1.1 et à un bord longitudinal de la face arrière M1.2.
Les faces avant M1.1, M2.1, M3.1 forment ensemble une surface de pulvérisation sensiblement plane sur laquelle
viennent frapper les ions I. Les bandes M1, M2, M3 sont conformées et assemblées entre elles de manière à ce que la surface de pulvérisation soit continue, autrement dit dépourvue d'interstice, et exclusivement constituée des matériaux dans lesquels sont réalisées lesdites bandes M1, M2 , M3.
L'assemblage des bandes M1, M2, M3 est ici réalisé par brasage des bords longitudinaux des faces arrière M1.2 desdites bandes M1, M2, M3. Afin de limiter toute remontée de brasure (générateur de polluants métalliques non souhaitables) à la surface de pulvérisation, les faces latérales M1.3, M2.3, M3.3 des bandes M1, M2, M3 présentent, dans un plan orthogonal à la surface de pulvérisation, un profil sensiblement complémentaire ayant une longueur supérieure à une épaisseur e desdites bandes M1, M2, M3. L'assemblage des bandes M1, M2, M3 est par exemple un assemblage en biseau (figure 4A) ou un assemblage en quinconce (figure 4B) . Avantageusement, les faces latérales M1.3, M2.3, M3.3 des bandes M1, M2, M3 sont agencées pour former un interstice G entre chacune des bandes M1, M2, M3 de manière à freiner toute remontée de brasure à la surface de pulvérisation (de façon connue en soi, la hauteur de la remontée de brasure est inversement proportionnelle à la largeur de l'interstice G) .
La cible C peut aussi être une mosaïque de vanadium, de zirconium et de titane, ou bien encore un alliage de vanadium, de zirconium et de titane à la stœchiométrie contrôlée. Là encore, les proportions de vanadium, de zirconium et de titane dans la cible C dépendent des proportions de vanadium, de zirconium et de titane souhaitée dans le getter 7 et des rendements de pulvérisation du vanadium, du zirconium et du titane. En référence à la figure 3C, la cible C est par exemple une mosaïque de forme globalement rectangulaire et composée
d'une pluralité de carrés M1' de vanadium, de carrés M2' de zirconium et de carrés M3' de titane.
De manière similaire aux bandes M1, M2, M3, les carrés M1' , M2' , M3' comportent chacun :
— une face avant ;
— une face arrière opposée à la face avant ; et
— quatre faces latérales reliées chacune à un bord de la face avant et à un bord de la face arrière.
Les faces avant forment ensemble une surface de pulvérisation sensiblement plane sur laquelle viennent frapper les ions I. Les carrés M1' , M2' , M3' sont conformés et assemblés entre eux de manière à ce que la surface de pulvérisation soit continue, autrement dit dépourvue d'interstice, et exclusivement constituée des matériaux dans lesquels sont réalisées lesdites carrés M1' , M2' , M3' .
Comme pour les bandes M1, M2, M3, l'assemblage des carrés M1' , M2' , M3' est ici réalisé par brasage des bords des faces arrière desdits carrés. Afin de limiter toute remontée de brasure (générateur de polluants métalliques non souhaitables) à la surface de pulvérisation, les faces latérales des carrés présentent, dans un plan orthogonal à la surface de pulvérisation, un profil sensiblement complémentaire ayant une longueur supérieure à une épaisseur desdits carrés. L'assemblage des carrés M1' , M2' , M3' est par exemple un assemblage en biseau ou un assemblage en quinconce. Avantageusement, les faces latérales des carrés M1' , M2' , M3' sont agencées pour former un interstice entre chacun des carrés M1' , M2' , M3' de manière à freiner toute remontée de brasure à la surface de pulvérisation (de façon connue en soi, la hauteur de la remontée de brasure est inversement proportionnelle à la largeur de l'interstice) .
L'angle d'incidence α est choisi le plus petit possible de manière à pouvoir réaliser une couche de getter poreuse permettant d'augmenter la surface active du getter
7 déposé sur le capot 2b et donc d' augmenter la capacité de pompage dudit getter 7. De préférence, l'angle d'incidence α est compris entre 5 et 30 degrés environ par rapport à la surface du capot 2a.
Un élément chauffant E, par exemple par rayonnement infrarouge, est introduit dans le réacteur R afin d'améliorer la tenue du dépôt, de conditionner la température minimale d'activation du getter 7, mais aussi d' améliorer la capacité de pompage dudit getter 7 et donc d'augmenter la durée de vie du système microélectronique ou nanoélectronique 4, ou du détecteur infrarouge 5.
Le getter 7 est activé par chauffage juste avant que le capot 2a ne soit fixé à la base 2b. Une fois le getter 7 activé, le dispositif électronique 1 est scellé en fixant le capot 2a à la base 2b soit par brasure sous vide, soit par sertissage étanche par écrasement d'un tube à froid.
Bien entendu, l'invention n'est pas limitée au mode de réalisation décrit mais englobe toute variante entrant dans le champ de l'invention telle que définie par les revendications .
Bien qu'ici le getter 7 soit déposé sur une paroi du capot 2a, il peut aussi être déposé sur une ou des parois de la base 2b, sur un substrat ou sur tout autre sous- ensemble rapporté dans l'enceinte 3 avant sa fermeture.
Le forme de la cible C peut être différente de celles illustrées aux figures 3A et 3B.
Les proportions atomiques du getter 7 peuvent être différentes de celles décrites.
La composition du getter 7 peut être différente de celle décrite et comprendre par exemple du scandium et/ou de l' hafnium et/ou du vanadium et/ou du zirconium et /ou du titane. Elle peut notamment comprendre des éléments ayant un degré d'oxydation équivalent à ceux-ci.
Le dépôt du getter 7 à l'intérieur du dispositif électronique 1 par pulvérisation par faisceau d' ions
s'étend à tout dispositif comprenant un composant électronique, mécanique, chimique...) nécessitant un environnement étanche et sec : machine à froid, cryostat de modules de détection infrarouge, centrale inertielle, tête de missile ou de bombe guidée...
L'enceinte peut contenir tout composant dont le fonctionnement et/ou les performances optimales nécessitent une pression partielle de gaz, comme par exemple un ou des composants électroniques, la partie mécanique d'un MEMS...
L'assemblage des bandes M1, M2, M3 ou des carrés M1' , M2' , M3' peut être un assemblage de parallélépipèdes rectangles ou de cubes.
Bien que l'assemblage des bandes M1, M2, M3 soit ici réalisé par brasage, il peut aussi être réalisé par tout autre moyen permettant d'obtenir une surface de pulvérisation continue (soudage par faisceau d'électrons, soudure laser, soudure par friction malaxage, soudure à l' arc...) .
Claims
1. Procédé de fabrication d'un élément de pompage pour enceinte (3) sous pression partielle de gaz, l'élément de pompage comprenant un substrat recouvert d'une couche de getter (7) à base de matériau métallique, caractérisé en ce qu'il comprend les étapes de :
- placer, dans une chambre de traitement sous vide, le substrat et une cible (C) dans ledit matériau métallique et
- propulser des ions (I) contre la cible pour en extraire des particules de matériau métallique et les projeter contre une surface du substrat selon un angle d'incidence oblique (a) .
2. Procédé selon la revendication 1, dans lequel le getter (7) comprend plusieurs matériaux métalliques (M1, M2, M3) et la cible (C) comprend une bande par matériau constituant le getter.
3. Procédé selon la revendication 1, dans lequel le getter (7) comprend plusieurs matériaux métalliques (M1' , M2' , M3' ) et la cible (C) comprend une mosaïque de matériaux constituant le getter.
4. Procédé selon la revendication 2 ou 3, dans lequel les matériaux (M1, M2, M3, M1' , M2' , M3' ) forment ensemble une surface de pulvérisation sensiblement plane sur laquelle viennent frapper les ions (I) , les matériaux étant conformés et assemblés entre eux de manière à ce que la surface de pulvérisation soit continue et exclusivement constituée desdits matériaux.
5. Procédé selon la revendication 4, dans lequel les matériaux (M1, M2, M3, M1' , M2' , M3' ) comportant des faces latérales présentant, dans un plan orthogonal à la surface de pulvérisation, un profil sensiblement complémentaire ayant une longueur supérieure à une épaisseur (e, e' ) desdits matériaux.
6. Procédé selon la revendication 5, dans lequel les
matériaux (M1, M2, M3, M1', M2', M3' ) sont assemblés en biseau .
7. Procédé selon la revendication 5, dans lequel les matériaux (M1, M2, M3, M1', M2', M3' ) sont assemblés en quinconce .
8. Procédé selon la revendication 1, dans lequel le getter (7) comprend plusieurs matériaux métalliques et la cible (C) comprend un alliage des différents matériaux constituant le getter.
9. Procédé selon l'une quelconque des revendications 1 à
8, dans lequel l'angle d'incidence (a) est compris entre 5 et 30 degrés environ.
10. Enceinte (3) sous pression partielle de gaz contenant un getter (7) réalisé via un procédé selon l'une quelconque des revendications 1 à 9.
