Abstract
Die Erfindung betrifft eine optische Baugruppe (30) einer Projektionsbelichtungsanlage für die Halbleiterlithographie mit einem optischen Element (31) und einem Aktuator (33) zur Deformation des optischen Elementes (31), wobei der Aktuator (33) von einer vorhandenen Steuerung mit einer Vorspannung beaufschlagt wird. Weiterhin betrifft die Erfindung eine Projektionsbelichtungsanlage (1) für die Halbleiterlithographie, umfassend eine optische Baugruppe (30) nach einem der vorangehenden Ansprüche und ein Verfahren zum Betrieb eines Aktuators (33) zur Deformation eines optischen Elementes (31) für die Halbleiterlithographie, wobei der Aktuator (33) von einer vorhandenen Steuerung mit einer Vorspannung beaufschlagt wird.
Description
Optische Baugruppe, Proiektionsbelichtungsanlage und Verfahren
Die vorliegende Anmeldung nimmt die Priorität der deutschen Patentanmeldung DE 102020 201 774.3, angemeldet am 13.02.2020, in Anspruch, deren Inhalt hierin durch Bezugnahme vollumfänglich aufgenommen wird.
Die Erfindung betrifft eine optische Baugruppe, insbesondere eine optische Bau gruppe für eine Projektionsbelichtungsanlage für die Halbleiterlithographie sowie eine mit einer entsprechenden Baugruppe ausgestattete Projektionsbelichtungsan lage. Weiterhin betrifft die Erfindung ein Verfahren zum Betrieb eines Aktuators zur Deformation eines optischen Elementes einer Projektionsbelichtungsanlage für die Halbleiterlithographie.
Derartige Anlagen werden zur Erzeugung feinster Strukturen, insbesondere auf Halbleiterbauelementen oder anderen mikrostrukturierten Bauteilen verwendet. Das Funktionsprinzip der genannten Anlagen beruht dabei darauf, mittels einer in der Regel verkleinernden Abbildung von Strukturen auf einer Maske, mit einem soge nannten Reticle, auf einem mit photosensitivem Material versehenen zu strukturie renden Element, einem sogenannten Wafer, feinste Strukturen bis in den Nanometerbereich zu erzeugen. Die minimalen Abmessungen der erzeugten Struk turen hängen dabei direkt von der Wellenlänge des verwendeten Lichtes ab. In jüngerer Zeit werden vermehrt Lichtquellen mit einer Emissionswellenlänge im Bereich weniger Nanometer, beispielsweise zwischen 1 nm und 120 nm, insbeson dere im Bereich von 13,5 nm verwendet. Der beschriebene Wellenlängenbereich wird auch als EUV-Bereich bezeichnet.
Die mikrostrukturierten Bauteile werden außer mit EUV-Systemen auch mit den im Markt etablierten DUV-Systemen mit einer Wellenlänge zwischen 100nm und 400nm, insbesondere von 193nm hergestellt. Durch die Einführung des EUV- Bereichs und damit der Möglichkeit noch kleinere Strukturen hersteilen zu können,
sind auch die Anforderungen an die optische Korrektur der DUV-Systeme mit einer Wellenlänge von 193nm weiter gestiegen. Ergänzend steigen mit jeder neuen Generation von Projektionsbelichtungsanlagen, unabhängig von der Wellenlänge, zur Steigerung der Wirtschaftlichkeit der Durchsatz, was typischerweise zu einer stärkeren thermischen Belastung und damit zu steigenden thermal verursachten Abbildungsfehlern führt. Zur Korrektur der Abbildungsfehler können unter anderem Manipulatoren verwendet werden, die die Position und Ausrichtung der optischen Elemente verändern oder aber die Abbildungseigenschaften der optischen Elemen te, insbesondere von Spiegeln, durch Deformation der optisch aktiven Flächen beeinflussen. Der Nachteil der bekannten Lösungen für deformierbare Spiegel ist, dass eine durch eine Temperaturänderung bewirkte Geometrieänderung der ver wendeten Aktuatoren im Bereich der für die Korrektur der Abbildung benötigten Verfahrwege liegt, wodurch der Verfahrweg zur Korrektur der Abbildung nicht mehr ausreichend ist. Aufgabe der vorliegenden Erfindung ist es, eine optische Baugruppe, eine Projekti onsbelichtungsanlage und ein Verfahren bereitzustellen, welche die oben beschrie benen Nachteile des Standes der Technik beseitigen.
Diese Aufgabe wird gelöst durch die Vorrichtungen und das Verfahren mit den Merkmalen der unabhängigen Ansprüche. Die Unteransprüche betreffen vorteilhafte Weiterbildungen und Varianten der Erfindung.
Eine erfindungsgemäße optische Baugruppe einer Projektionsbelichtungsanlage für die Halbleiterlithographie umfasst ein optisches Element und einen Aktuator zur Deformation des optischen Elementes. Dabei ist erfindungsgemäß eine Steuerung vorhanden, welche den Aktuator in einer Nullstellung mit einer Vorspannung zur Erzeugung einer Auslenkung des Aktuators beaufschlagt.
Die Vorspannung ist dabei derart zu verstehen, dass sie einen Bias des Aktuators herstellt, so dass durch eine Variation der angelegten Spannung um die Nullstellung eine Auslenkung des Aktuators in jeweils gegenläufige Richtungen erreicht werden kann. Mit anderen Worten kann erreicht werden, dass sich der Aktuator bei einer
Variation der Spannung ohne eine Änderung der Polarität um die Nullstellung herum ausdehnt oder zusammenzieht.
Dabei kann die Vorspannung derart bestimmt sein, dass sich die durch eine Tempe raturänderung bewirkte Formänderung des Aktuators und die durch eine Tempera turänderung bewirkte Sensitivitätsreduzierung der durch eine Spannung bedingten Formänderung des Aktuators kompensieren. Bei geeigneter Wahl der verwendeten Materialien und der Vorspannung lässt sich auf diese Weise ein Zustand hersteilen, in welchem der Aktuator eine hohe Robustheit gegenüber einer thermischen Drift aufweist.
Weiterhin kann die optische Baugruppe ein Kompensationselement zur Kompensa tion einer durch eine Temperaturänderung bewirkte Geometrieänderung des Aktua tors umfassen. Das Kompensationselement kann auch Verwendung finden, wenn der Aktuator ohne Vorspannung betrieben wird.
Dabei kann das Kompensationselement eine von dem Aktuator abweichende Wärmeausdehnung besitzen. In diesem Zusammenhang ist unter einer Wärmeaus dehnung zu verstehen, dass sich die Geometrie eines Elementes im Ganzen bei einer Temperaturänderung verändert, sich also beispielsweise die Länge des Elementes vergrößert oder verringert. Die Wärmeausdehnung eines Elementes ist also analog zu dem Wärmeausdehnungskoeffizienten eines Materials zu verstehen.
Weiterhin kann das Kompensationselement eine Wärmeausdehnung mit einem umgekehrten Vorzeichen wie die Wärmeausdehnung des Aktuators besitzen.
Insbesondere kann das Kompensationselement eine negative Wärmeausdehnung besitzen. So kann sich die räumliche Ausdehnung des Kompensationselementes bei einer positiven Temperaturänderung mindestens in eine Raumrichtung verkleinern, sich also beispielsweise die Länge des Kompensationselementes verringern.
Weiterhin kann der Aktuator elektrostriktive und/oder piezoelektrische und/oder magnetostriktive Elemente umfassen. Es sind prinzipiell auch andere Arten von
Aktuatoren denkbar, die sich für eine Anwendung in der Halbleitertechnik, insbeson dere in Projektionsbelichtungsanlagen für die Halbleitertechnik eignen.
In einer Variante der Erfindung kann das Kompensationselement zwischen dem optischen Element und dem Aktuator angeordnet sein. Das Kompensationselement kann beispielsweise eine Platte aus einem Material mit einem negativen Wärmeaus dehnungskoeffizienten sein, die zwischen das optische Element, wie beispielsweise einen Spiegel einer Projektionsbelichtungsanlage, und dem Aktuator, wie beispiels weise einen elektrostriktiven Antrieb, angeordnet ist. Es sind grundsätzlich auch Aktuatoren denkbar, die einen negativen Wärmeausdehnungskoeffizienten aufwei- sen. In diesem Fall müsste das Kompensationselement selbstverständlich den gegensätzlichen, also einen positiven Wärmeausdehnungskoeffizienten aufweisen.
In einer weiteren Variante der Erfindung kann der Aktuator das Kompensationsele ment umfassen. Das Kompensationselement kann also in dem Aktuator integriert sein. Dabei kann der Aktuator schichtweise aufgebaut sein. Dadurch kann zwischen jeder der einzelnen Schichten eine Elektrode eingebracht werden, was zu einer Verstär kung des elektrischen oder magnetischen Feldes im elektrostriktiven, piezoelektri schen oder magnetostriktiven Material führen kann.
Weiterhin kann das Kompensationselement mehrere Schichten umfassen. Dies hat den Vorteil, dass unterschiedliche Materialien in einem Kompensationselement kombiniert werden können und so die Wärmeausdehnung eingestellt werden kann.
Insbesondere kann der Aktuator derart aufgebaut sein, dass sich die Schichten aus elektrostriktivem Material und die Schichten aus Material des Kompensationsele mentes abwechseln. Dadurch kann der Herstellungsprozess des Aktuators nahezu unverändert bleiben. Neben dem elektrostriktiven Material können die Schichten des Aktuators auch piezoelektrisches und/oder magnetostriktives Material umfassen.
Dabei können zwischen den einzelnen Schichten Elektroden angeordnet sein.
In einer Ausführungsform der Erfindung können die Elektroden derart angeordnet sein, dass sich über die Schichten des Kompensationselementes kein elektrisches Feld ausbilden kann. Dies hat den Vorteil, dass kein elektrisches oder magnetisches Feld auf das Material des Kompensationselementes wirkt und so eine Veränderung der Geometrie des Kompensationselementes durch Einwirkung des elektrischen oder magnetischen Elementes vermieden werden kann.
Weiterhin kann der Aktuator derart aufgebaut sein, dass das Kompensationselement in Form von mehreren Einzelelementen im Material des Aktuators eingebettet sein kann. Das Kompensationselement kann beispielsweise in Form von kugelförmigen Elementen in das Material des Aktuators eingebettet sein. Diese können vorgesintert werden und dann mit dem Pulver des Aktuators vor dem Sinterprozess des Aktua tors vermengt werden.
Daneben können der Aktuator und das Kompensationselement zusammen derart ausgebildet sein, dass bei einer Temperaturänderung zumindest in der Wirkrichtung des Aktuators Abweichungen von einem Zielwert von weniger als 5ppm/K, insbe sondere weniger als 1ppm/K, bevorzugt von weniger als 0,1ppm/K, besonders bevorzugt von weniger als 0,01 ppm/K auftreten.
Der Zielwert kann insbesondere 0 ppm/K sein, aber auch der CTE eines Spiegelkör pers kann eine vorteilhafte Wahl für den Zielwert darstellen. Damit erfährt bei einer Temperaturänderung der optischen Baugruppe das optische Element durch den Aktuator und das Kompensationselement keine oder nur eine vernachlässigbare Deformation. Vorteilhafte Werte für die noch zulässige Deforma tion der optischen Wirkfläche liegen im Bereich von weniger als einem Zehntel, bevorzugt von weniger als einem Flundertstel besonders bevorzugt weniger als einem Tausendstel der zur Abbildung verwendeten Wellenlänge, also im Wesentli chen im pm-Bereich.
Neben der Wärmeausdehnung des Aktuators und des Kompensationselementes gehen auch die Steifigkeit des Aktuators und des Kompensationselementes in die Ausgestaltung der erfindungsgemäßen Baugruppe ein. Ebenfalls kann ein für die
Anbindung des Kompensationselementes oder des Aktuators an das optische Element verwendeter Kleber bei der Ausgestaltung berücksichtigt werden.
Weiterhin können der Aktuator und das Kompensationselement zusammen derart ausgebildet sein, dass bei einer Temperaturänderung eine der Geometrieänderung eines mit dem Aktuator und/oder dem Kompensationselement verbundenen Bauteils korrespondierende Geometrieänderung auftreten kann. Dehnt sich beispielweise das optische Element mit 0,1mm/K aus, sind der Aktuator und das Kompensations element so ausgebildet, dass sie sich an der Verbindungsstelle zum optischen Element ebenfalls mit 0,1mm/K ausdehnen.
Daneben können der Aktuator und das Kompensationselement zusammen derart ausgebildet sein, dass sie bei einer Temperaturänderung eine Geometrieänderung eines mit dem Aktuator und/oder dem Kompensationselement verbundenen Bauteils kompensieren können. In diesem Fall kann der Aktuator, das Kompensationsele ment und beispielsweise das optische Element als eine Einheit angesehen werden. Die Wärmedehnung beziehungsweise Wärmeausdehnungskoeffizienten und die Steifigkeiten der gesamten Einheit können dabei also so ausgebildet werden, dass bei einer Temperaturerwärmung die Geometrieänderung des optischen Elementes geringer sein kann als ohne den Aktuator und das Kompensationselement. Insbe sondere kann die Geometrieänderung des optischen Elementes nahezu Null sein.
In einer Variante der Erfindung kann der Aktuator derart ausgebildet sein, dass eine Deformation des optischen Elementes durch eine Querdeformation des Aktuators bewirkt wird. Der elektrostriktive oder piezoelektrische oder magnetostriktive Aktua tor nutzt also nicht den Effekt der Längenänderung beim Anlegen eines elektrischen oder magnetischen Feldes, sondern die senkrecht zur Längenausdehnung wirkende Querschnittsänderung, die sogenannte Querdeformation. Dazu kann der Aktuator mit einer der in Wirkrichtung der Längenänderung angeordneten Seiten mit einem optischen Element verbunden sein, wobei die gegenüberliegende Seite frei, also ohne eine feste Anbindung an ein Bauteil verbleibt. Wird nun ein Feld an den Aktuator angelegt, kommt es zu einer Längenänderung, die durch das freie Ende keine Auswirkung auf das insbesondere als Spiegel ausgebildete optische Element
hat. Stattdessen wird durch die durch die Längenänderung bewirkte Querdeformati on das Spiegelmaterial zusammengezogen oder auseinander gedrückt und dadurch eine Deformation des Spiegels bewirkt.
Weiterhin kann die optische Baugruppe mehrere einzelne Aktuatoren umfassen. Diese können in Form einer Matrix an der Rückseite eines beispielsweise als Spiegel einer Projektionsbelichtungsanlage ausgebildeten optischen Elementes angeordnet sein. Durch die individuelle Ansteuerung der Aktuatoren mit einer Steuerung und/oder Regelung kann die der Rückseite gegenüberliegende Oberflä che des Spiegels in mehreren Freiheitsgraden deformiert werden. Eine erfindungsgemäße Projektionsbelichtungsanlage für die Halbleitertechnik umfasst eine optische Baugruppe nach einem der weiter oben beschriebenen Ausführungsbeispiele.
Bei einem erfindungsgemäßen Verfahren zum Betrieb eines Aktuators zur Deforma tion eines optischen Elementes für die Halbleiterlithographie wird der Aktuator von einer vorhandenen Steuerung mit einer Vorspannung beaufschlagt. Mit anderen Worten wird beispielsweise im Falle eines elektrostriktiven Aktuators ein bestimmter Dehnungszustand bzw. Deformationszustand in eine Raumrichtung eingestellt. Ausgehend von diesem Dehnungs- bzw. Deformationszustand kann dann der Aktuator sowohl gestreckt wie auch zusammengezogen werden, ohne dass sich die Polarität der Spannung ändert.
Dabei ist in einer vorteilhaften Variante der Erfindung die Vorspannung derart gewählt, dass der Aktuator beim Anlegen der Vorspannung eine Nullstellung des zugehörigen optischen Elementes bewirkt.
Unter einer Nullstellung des optischen Elementes ist insbesondere diejenige Einstel- lung zu verstehen, in welcher das optische Element betrieben würde, wenn keine Korrektur eines Abbildungsfehlers vorgenommen werden müsste, also das optische Element in seiner ursprünglichen Form bereits die optimale Oberflächenform zur Erzeugung einer Abbildung in einer Projektionsbelichtungsanlage für die Halbleiter lithographie aufweist. Durch eine Variation der angelegten Vorspannung um diese
Nullstellung herum kann dann sowohl eine Aufwölbung wie auch eine Einbuchtung der dem jeweiligen Aktuator zugeordneten Oberfläche bewirkt werden.
In besonders vorteilhafter Weise kann die Vorspannung zur Anwendung kommen, wenn sie derart gewählt ist, dass sich die durch eine Temperaturänderung bewirkte Formänderung des Aktuators und die durch eine Temperaturänderung bewirkte Sensivitätsreduzierung der spannungsbedingten Formänderung des Aktuators kompensieren.
So kann es zum Beispiel Vorkommen, dass eine elektrostriktiver Aktuator in Norma lenrichtung zu einer zu aktuierenden Oberfläche wirkt. Mit anderen Worten drückt oder zieht der Aktuator am Grundkörper eines optischen Elementes beispielsweise eines Spiegels senkrecht zur optischen Wirkfläche des Spiegels. Bei elektrostrikti- ven Aktuatoren nimmt die Sensivität der Aktuatorik auf Spannungsänderungen mit steigender Temperatur ab, das bedeutet, dass ein bei einer bestimmten fixen Spannung vorgespannter Aktuator ohne weitere Effekte seine Längenausdehnung mit steigender Temperatur verringern würde.
Diesem Effekt kann jedoch dadurch entgegengewirkt werden, dass der gegenläufige Effekt der thermischen Ausdehnung des Aktuatormaterials mit Erwärmung des Aktuators vorteilhaft ausgenutzt wird. Bei geeigneter Auslegung des Aktuators lässt sich so eine Vorspannung einstellen, bei welcher der Aktuator in einer Nullstellung des optischen Elementes gegenüber Temperaturschwankungen im Hinblick auf seine Ausdehnung weitgehend unempfindlich ist. In diesem Fall ist ein zusätzliches kompensierendes Material (beispielsweise mit negativen CTE) zum Ausgleich der thermischen Ausdehnung eines Aktuators nicht erforderlich, sondern es wird der Effekt genutzt, dass das vorgespannte Aktuatormaterial mit steigender Temperatur aufgrund des sich abschwächenden elektrostriktiven Effekts zur Schrumpfung neigt und dieser Effekt durch die gegenläufige thermische Längenausdehnung des Materials kompensiert wird.
Wie bereits erwähnt lässt sich dieser Effekt insbesondere bei Aktuatoren anwenden, welche über ihre Längenausdehnung und Kontraktion in Normalenrichtung zu einer optischen Wirklänge bzw. einer optischen Element eingesetzt werden.
Wenn ein Kompensationselement mit einer Wärmeausdehnung mit einem umge- kehrten Vorzeichen wie die Wärmeausdehnung des Aktuators vorhanden ist, insbe sondere wenn das Kompensationselement eine negative Wärmeausdehnung besitzt kann der beschriebene Effekt auch vorteilhaft für Aktuatoren verwendet werden, welche parallel zur optischen Wirkfläche eines optischen Elementes wirken.
Bei diesen Aktuatoren kann es sich beispielsweise ebenfalls um elektrostriktive Aktuatoren handeln, die mit derjenigen Seite, die sich mit steigender Spannung kontrahiert mit dem zu aktuierenden optischen Element in Verbindung stehen. In diesem Fall würde bei einer festen Vorspannung und einer gleichzeitigen Tempera turänderung ebenfalls der elektrostriktive Effekt nachlassen, und der Aktuator würde sich in seiner Wirkrichtung zusammenziehen, was wiederum zu einer Ausdehnung der mit dem optischen Element verbundenen Fläche führen würde. Dadurch, dass das Kompensationselement einer negative Wärmeausdehnung besitzt, wird diesem Effekt jedoch wiederum entgegengewirkt, sodass auch in diesem Fall eine Vorspan nung einstellbar ist, bei welcher sich die Effekte gerade gegenseitig kompensieren und der Aktuator gegenüber Temperaturschwankungen bei der geeignet gewählten Vorspannung ebenfalls vergleichsweise unempfindlich ist.
In beiden oben geschilderten Fällen wird ausgehend vom Anwendungsfall des Aktuators eine genaue Abstimmung der gewünschten Vorspannung und der Anteile der verwendeten Materialien, insbesondere auch von Schichtdicken eines Kompen sationselementes vorzunehmen sein. Nachfolgend werden Ausführungsbeispiele und Varianten der Erfindung anhand der Zeichnung näher erläutert. Es zeigen
Figur 1 den prinzipiellen Aufbau einer Projektionsbelichtungsanlage, in welcher die Erfindung verwirklicht sein kann,

Figur 1 zeigt exemplarisch den prinzipiellen Aufbau einer EUV- Projektionsbelichtungsanlage 1 für die Mikrolithographie, in welcher die Erfindung Anwendung finden kann. Ein Beleuchtungssystem der Projektionsbelichtungsanlage 1 weist neben einer Lichtquelle 3 eine Beleuchtungsoptik 4 zur Beleuchtung eines Objektfeldes 5 in einer Objektebene 6 auf. Eine durch die Lichtquelle 3 erzeugte EUV-Strahlung 14 als optische Nutzstrahlung wird mittels eines in der Lichtquelle 3 integrierten Kollektors derart ausgerichtet, dass sie im Bereich einer Zwischenfokus- ebene 15 einen Zwischenfokus durchläuft, bevor sie auf einen Feldfacettenspiegel 2 trifft. Nach dem Feldfacettenspiegel 2 wird die EUV-Strahlung 14 von einem Pupil lenfacettenspiegel 16 reflektiert. Unter Zuhilfenahme des Pupillenfacettenspiegels 16 und einer optischen Baugruppe 17 mit Spiegeln 18, 19 und 20 werden Feldfacet ten des Feldfacettenspiegels 2 in das Objektfeld 5 abgebildet. Beleuchtet wird ein im Objektfeld 5 angeordnetes Retikel 7, das von einem schema tisch dargestellten Retikelhalter 8 gehalten wird. Eine lediglich schematisch darge stellte Projektionsoptik 9 dient zur Abbildung des Objektfeldes 5 in ein Bildfeld 10 in eine Bildebene 11. Abgebildet wird eine Struktur auf dem Retikel 7 auf eine licht- io
empfindliche Schicht eines im Bereich des Bildfeldes 10 in der Bildebene 11 ange ordneten Wafers 12, der von einem ebenfalls ausschnittsweise dargestellten Waferhalter 13 gehalten wird. Die Lichtquelle 3 kann Nutzstrahlung insbesondere in einem Wellenlängenbereich zwischen 5 nm und 120 nm emittieren.
Die Erfindung kann ebenso in einer DUV-Anlage verwendet werden, die nicht dargestellt ist. Eine DUV-Anlage ist prinzipiell wie die oben beschriebene EUV- Anlage 1 aufgebaut, wobei in einer DUV-Anlage Spiegel und Linsen als optische Elemente verwendet werden können und die Lichtquelle einer DUV-Anlage eine Nutzstrahlung in einem Wellenlängenbereich von 100 nm bis 300 nm emittiert.
Figur 2 zeigt den prinzipiellen Aufbau einer optischen Baugruppe 30, in der ein Spiegel 31 mit einer Aktuatormatrix 46 dargestellt ist. Der Spiegel 31 ist beispiels weise Teil der in Figur 1 beschriebenen Projektionsoptik 9. Die Aktuatormatrix 46 umfasst mehrere matrixartig angeordnete Aktuatoren 33, die auf der Spiegelrücksei te 32, also auf der der optisch aktiven Seite entgegengesetzten Seite des Spiegels
31 angeordnet sind. Durch Auslenken der Aktuatoren 33 wird die Spiegelrückseite
32 deformiert, wodurch durch die Steifigkeit des Spiegels 31 auch die optisch aktive Fläche des Spiegels 31 deformiert wird. Durch die Deformation der optischen aktiven Spiegeloberfläche werden die Abbildungseigenschaften des Spiegels 31 verändert, wodurch Abbildungsfehler der Projektionsoptik kompensiert werden können. Unter einer optisch aktiven Fläche wird vorliegend eine Fläche verstanden, die während des üblichen Betriebes der zugehörigen Anlage mit Nutzstrahlung, also zur Abbildung und Belichtung verwendeter Strahlung, beaufschlagt wird.
Figur 3 zeigt schematisch den prinzipiellen Aufbau eines Aktuators 33 ohne die Anbindung an die Spiegelrückseite. Das elektrostriktive Aktuatormaterial 39 ist zwischen zwei Elektroden 36, 37 als eine Aktuatorschicht 34 angeordnet, wobei die erste Elektrode als Spannungselektrode 36 ausgebildet ist und die zweite Elektrode als Nullelektrode 37 oder auch Nullleiter ausgebildet ist. Durch das Anlegen einer elektrischen Spannung zwischen Spannungselektrode 36 und Nullelektrode 37 wird ein elektrostriktiver Effekt bewirkt, der eine Längenänderung L des Aktuatormaterials 39 in eine erste Richtung und eine Querkontraktion Q, also ein Zusammenziehen
des Materials 39 in eine zweite, zur ersten Richtung senkrechten Richtung, verur sacht. In Figur 3 ist die Form des Aktuators 33 ohne Wirkung eines elektrischen Feldes gestrichelt dargestellt. Zur Deformation des in Figur 2 dargestellten Spiegels 31 kann insbesondere die Querkontraktion bzw. Querdeformation Q des Aktuators 33 verwendet werden. Dabei wird der Aktuator 33 derart betrieben, dass die von ihm ausgeübte Kraft im Wesentlichen entlang der Kontaktfläche zwischen dem Spiegel 31 und dem Aktuator 33 und nicht normal dazu ausgeübt wird.
Figur 4a bis d zeigen verschiedene Varianten eines Aufbaus einer optischen Bau gruppe 30 beziehungsweise des Aktuators 33, in denen jeweils ein Aktuator 33 und ein thermisches Kompensationselement dargestellt sind.
Figur 4a zeigt eine erste Variante, in der eine optische Baugruppe 30 mit einem Aktuator 33 und einer Kompensationsplatte 41 dargestellt ist. Die Kompensations platte 41 ist zwischen dem Aktuator 33 und der Rückseite 32 des Spiegels 31 angeordnet und zeigt eine negative Wärmeausdehnung. Werden der Spiegel 31, die Kompensationsplatte 41 und der Aktuator 33 einer Temperaturerhöhung ausgesetzt, kommt es zu einer Verbreiterung des Aktuators 33 in Richtung parallel zu der Spiegelrückseite 32, wogegen die negative Wärmeausdehnung der Kompensations platte 41 in diesem Fall eine Reduzierung der Breite der Kompensationsplatte 41 bewirkt. Bei geeigneter Wahl der Wärmeausdehnung des Aktuators 33 und der Kompensationsplatte 41 und unter Berücksichtigung der Steifigkeiten des Aktuators 33 und der Kompensationsplatte 41 wird die resultierende Bewegung zwischen Kompensationsplatte 41 und Spiegelrückseite 32 gleich null. Dies gilt jedoch nur für den Fall, in dem der Spiegel 31 selbst keine Wärmeausdehnung aufweist. Die Wärmeausdehnung und die Steifigkeiten des Aktuators 33 und der Kompensations platte 41 werden vorteilhafterweise derart eingestellt, dass sie gemeinsam eine zur Wärmeausdehnung des Spiegels 31 korrespondierende Wärmeausdehnung aufwei sen.
Figur 4b zeigt eine weitere Variante eines Aufbaus des Aktuators 33, bei der ein Aktuator 33 mit integrierten Kompensationselementen 40 dargestellt ist. Der Aktua tor 33 und das Kompensationselement 40 umfassen jeweils mehrere Schichten 34,
42, die abwechselnd aufeinander geschichtet sind. Wie bereits unter Figur 4a beschrieben, können die Wärmeausdehnung beziehungsweise die als Materialkon stante definierten Wärmeausdehnungskoeffizienten und die Steifigkeiten der Aktua torschichten 34 und der Kompensationsschichten 42 derart ausgebildet sein, dass diese in Summe mit der Wärmeausdehnung des Spiegels korrespondieren. Die Aktuatorschicht 34 kann ein elektrostriktives, wie beispielsweise Bleimagnesium- niobat, ein piezoelektrisches oder ein magnetostriktives Material umfassen. Die Kompensationsschicht 42 kann insbesondere Bao^Sro.sZ^ShO? oder Zirkoniumwolf- ramat Zr[WC>4]2 umfassen.
In der in Figur 4c gezeigten Variante eines Aufbaus eines Aktautors 33 mit integrier tem Kompensationselement 40 ist ein radialer Schichtaufbau aus Aktuatorschichten 34 und Kompensationsschichten 42 dargestellt. Das Vorgehen bei der Auslegung des Aktuators ist analog zu dem unter Figur 4a und 4b beschriebenen Vorgehen.
Figur 4d zeigt eine weitere Variante eines Aufbaus eines Aktuators 33 mit einem Kompensationselement 40, welches in Form von Kompensationskugeln 43 in dem elektrostriktiven Material 39 des Aktuators 33 eingebettet ist. Auch hier ist das Vorgehen bei der Auslegung der Wärmeausdehnung des Aktuators 33 analog zu dem Vorgehen unter Figur 4a bis 4c.
Figur 5 zeigt ein Diagramm zur Veranschaulichung der Wirkungsweise des Kom pensationselementes, in welchem die Verfahrwege eines Aktuators mit und ohne Kompensationselement bei verschiedenen Temperaturen über den Betrag E der elektrischen Feldstärke aufgetragen sind. Dabei stellt die strichpunktierte Linie den Verfahrweg eines Aktuator ohne Kompensationselement bei einer Temperatur X, wie beispielsweise 22°Celsius dar. Die gestrichelte Linie stellt den Verfahrweg eines Aktuators mit Kompensationselement dar, welcher so ausgebildet ist, dass er eine Wärmeausdehnung von 0 aufweist, wodurch der Verfahrweg für die Temperatur X und die um 20 Kelvin höhere Temperatur Y gilt. Die durchgezogene Linie stellt den Verfahrweg des Aktuators ohne Kompensationselement bei der Temperatur Y dar. Bei der Temperatur X ist der resultierende Verfahrweg Loores des Aktuators ohne Kompensationselement größer als der resultierende Verfahrweg L res des Aktautors
mit Kompensationselement, was auf die Steifigkeit des Kompensationselementes, welches durch den Aktuator deformiert werden muss, zurückzuführen ist. Betrachtet man die resultierenden Verfahrwege bei einer Temperatur Y, die 20 Kelvin über der Temperatur X liegt, ist der Verfahrweg L020 des Aktuators ohne Kompensationsele ment bereits ohne ein anliegendes elektrisches Feld, ungleich Null. Es wird bereits eine elektrische Feldstärke Ek benötigt, um die durch die Temperaturänderung bewirkte Längenänderung zu kompensieren. Dadurch reduziert sich der resultieren de Verfahrweg LO20res bei einem maximal zur Verfügung stehenden elektrischen Feld auf einen Wert, der geringer als der konstant bleibende resultierende Verfahrweg L res des Aktuators mit Kompensationselement ist. Der zur Korrektur von Abbildungs fehlern zur Verfügung stehende Verfahrweg ist damit bei dem Aktuator mit Kompen sationselement größer als bei dem ohne Kompensationselement.
Figur 6a und 6b zeigen zwei unterschiedliche Anordnungen von Elektroden 36, 37, bei welchen jeweils eine optische Baugruppe 30 mit einem Aktuator 33 mit einem Schichtaufbau aus elektrostriktiven Schichten 35 und Kompensationsschichten 42 dargestellt ist.
In Figur 6a sind die Spannungselektroden 36 und Nullelektroden 37 zwischen den sich abwechselnden elektrostriktiven Schichten 35 des Aktuators 33 und den Kom pensationsschichten 42 des Kompensationselementes 40 derart angeordnet, dass die Kompensationsschicht 42 entweder von zwei Spannungselektroden 36 oder zwei Nullelektroden 37 umschlossen ist. Dies hat zur Folge, dass in den Kompensations schichten 42 kein elektrisches Feld anliegt und in Folge dessen auch keine Reaktion auf Grund eines elektrischen Feldes in den Kompensationsschichten 42 bewirkt wird. Der Aktuator 33 ist über eine Kleberschicht 44 aus einem schubsteifen Kleber mit der Rückseite 32 des Spiegels 31 verbunden. Wird in den elektrostriktiven Schichten 35 über die Elektroden 36, 37 ein elektrisches Feld angelegt, dehnt sich der Aktuator 33 senkrecht zu den Schichten 35, 42 aus und zieht sich auf Grund der Querkontraktion in Richtung der Schichtebenen zusammen. Dadurch wird über die Kleberschicht 44 die Spiegelrückseite 32 zusammengezogen, was die Ausbildung einer Wölbung 47 auf der optisch aktiven Spiegeloberseite 45 bewirkt. Die Wirkrich tung des Aktuators, die in Figur 6a als Pfeil dargestellt ist, ist also senkrecht zur
Querkontraktion des Aktuators 33. Die Spannungselektroden 36 sind über eine Anbindung 38 mit einer nicht dargestellten Steuerung und/oder Regelung verbun den. Die Nullelektroden 37 sind mit dem nicht dargestellten Masseleiter verbunden. Die Kompensationsschichten 42 sind derart angeordnet, dass sie die Deckschicht für den Aktuator 33 bilden, also die Elektroden 36, 37 vor mechanischen Kontakt schützen. Dadurch kann auf die üblicherweise notwendigen Deckschichten beim Aufbau des Aktuators 33 verzichtet werden.
Figur 6b zeigt eine Anordnung der Spannungselektroden 36 und Nullelektroden 37, die derart angeordnet sind, dass auch in den Kompensationsschichten 42 ein elektrisches Feld anliegt. Dies führt zu einem größeren Abstand zwischen den Elektroden 36, 37 und damit über ein schwächeres elektrisches Feld zu einer geringeren Sensitivität des Aktuators. Eine Reaktion der Kompensationsschichten 42 auf Grund des elektrischen Feldes wird, sofern vorhanden, bei der Ansteuerung des Aktuators 33 berücksichtigt. Die Spannungselektroden sind wie in Figur 6a ebenfalls über eine Anbindung 38 an eine nicht dargestellte Steuerung und/oder Regelung angebunden. Die elektrostriktiven Schichten 35 können beispielsweise Blei-Magnesium-Niobat-Keramiken (PMN) umfassen und die Kompensationsschich ten 42 beispielsweise Barium-Strontium-Zink-Silizium-Oxid umfassen. Der Aktuator 33 ist ebenfalls, wie bereits unter Figur 6a beschrieben, mit einer schubsteifen Kleberschicht 44 mit der Rückseite 32 des Spiegels 31 verbunden, wobei die Dar stellung in Figur 6b eine nicht ausgelenkte optische Baugruppe 30 zeigt.
Die Figuren 7a bis 7d zeigen jeweils ein Diagramm zur Verdeutlichung der Wirkung der Temperaturänderung auf das Kompensationselement und die Sensitivität des elektrostriktiven Effektes.
Figur 7a zeigt die Formänderung des Aktuators mit Kompensationselement bei einer Temperatur von 20°Celsius, 40°Celsius und 60°Celsius. Die Formänderung Sthermisch des Aktuators mit dem Kompensationselement ist von der Spannung unabhängig und auf Grund der negativen Wärmeausdehnung des Kompensationselementes negativ. Mit anderen Worten zeigt Figur 7a den spannungsunabhängigen Beitrag des im gezeigten Beispiel negativen thermischen Ausdehnungskoeffizienten. Aufge-
tragen ist die thermische Formänderung Sthermisch in willkürlichen Einheiten über der Spannung. Zu beachten ist, dass Figur 7a nicht den thermischen Längenausdeh nungskoeffizienten darstellt, sondern eine reale thermisch induzierte Kontraktion von Kompensationsschichten eines Aktuators bei steigender Temperatur unabhängig von einer an den Aktuator angelegten Spannung.
Figur 7b zeigt die elektrostriktive Dehnung bzw. Deformation des Aktuators über der angelegten Spannung bei einer Temperatur von 20°Celsius, 40°Celsius und 60°Celsius. Die Steigung der Kurven nimmt mit zunehmender Temperatur ab, die Formänderung pro Spannungseinheit ist also bei einer konstanten Spannung (bei konstantem Abstand d der Elektroden) für unterschiedliche Temperaturen unter schiedlich groß. Da im beschriebenen Ausführungsbeispiel die Querkontraktion des Aktuators bei Längsdehnung als Stellgröße verwendet wird, ist die Formänderung bei steigender Spannung ebenfalls negativ. In der Figur 7b ist lediglich der elektro striktive Anteil gezeigt - aus diesem Grund starten die diesen Anteil darstellenden Geraden alle an derselben Position an der y-Achse, was in der Realität nicht der Fall ist.
Figur 7d zeigt nur die Situation, in welcher der Aktuator mit einer Vorspannung in seiner Nullstellung betrieben wird, deswegen ist die X-Achse entsprechend verscho ben. (Bemerkung: hier eventuell Darstellung noch anzupassen ist eher irreführend. Eventuell Figur 7d sogar weglassen und lediglich verbal auf Figur 7c eingehen.)
Figur 7c zeigt nun die Gesamtformänderung des Aktuators durch den thermischen und den elektrostriktiven Effekt bei einer Temperatur von 20°Celsius, 40°Celsius und 60°Celsius. Es ist zu beobachten, dass die Effekte sich bei einer bestimmten Spannung kompensieren, sich also die Kurven für verschiedene Temperaturen schneiden. Damit zeigt Figur 7c die realen Verhältnisse als Überlagerung beider Effekte. Abhängig von der Temperatur startet der Aktuator bei einer Spannung von 0 V in unterschiedlichen Dehnungszuständen, wie aus den y-Achsenabschnitten in Figur 7c erkennbar wird. Aufgrund der unterschiedlichen elektrostriktiven Ausdeh nungen bei unterschiedlichen Temperaturen gibt es jedoch einen in der Figur leicht schattiert angedeuteten Spannungsbereich, in dem sich die drei gezeigten Kurven
schneiden. In diesem Spannungsbereich ist die Deformation des Aktuators nähe rungsweise unabhängig von der Umgebungstemperatur. Es ist jedoch nach wie vor die unterschiedliche Sensitivität des Aktuators auf Spannungsänderungen bei unterschiedlichen Temperaturen zu beachten, wie anhand der unterschiedlichen Steigungen der einzelnen Geraden unmittelbar klar wird. Im Ergebnis zeigt der Aktuator damit bei einer geeigneten Wahl der Vorspannung eine weitgehend mini mierte Temperaturdrift.
Figur 7d zeigt nun die Formänderung des Aktuators für verschiedene Temperaturen, wie sie mit dem optischen Element zusammen Anwendung findet. Der Aktuator wird in der neutralen Stellung des als Spiegel ausgebildeten optischen Elementes, also die Stellung, in der die Oberfläche des Spiegels ihrer Soll-Form entspricht, unter einer Vorspannung montiert. Wird die Vorspannung auf null reduziert, dehnt sich der Aktuator aus und die Spiegeloberfläche deformiert sich. Wird die Projektionsbelich tungsanlage nun in Betrieb genommen, wird der Aktuator mit der bestimmten Vor- Spannung angesteuert und die Oberfläche entspricht unabhängig von der
Temperatur des Spiegels ihrer Soll-Form. Das Anlegen der Vorspannung spiegelt sich in der Figur dadurch wider, dass ein neuer Nullpunkt der y-Achse - nämlich die erwünschte Aktuatordeformation bei der Soll-Form der Oberfläche eingestellt wird. Die Anpassung der Form der Spiegeloberfläche kann nun nahezu unabhängig von der Temperatur über die an den Aktuator angelegte Spannung eingestellt werden. Claims
1. Optische Baugruppe (30) einer Projektionsbelichtungsanlage (1 ) für die Halb leiterlithographie mit
- einem optischen Element (31) und
- einem Aktuator (33) zur Deformation des optischen Elementes (31) dadurch gekennzeichnet, dass der Aktuator (33) in einer Nullstellung von einer vorhandenen Steuerung mit einer Vorspannung zur Erzeugung einer Auslenkung beaufschlagt ist.
2. Optische Baugruppe (30) nach Anspruch 1 , dadurch gekennzeichnet, dass die Vorspannung so bestimmt ist, dass sich die durch eine Temperaturände rung bewirkte Formänderung des Aktuators (33) und die durch eine Tempera turänderung bewirkte Sensitivitätsreduzierung der durch eine Spannung bedingten Formänderung des Aktuators (33) kompensieren.

Optische Baugruppe (30) einer Projektionsbelichtungsanlage (1) für die Halb leiterlithographie, insbesondere nach Anspruch 1 oder 2, dadurch gekennzeichnet, dass die optische Baugruppe (30) ein Kompensationselement (40) zur Kompensa tion einer durch eine Temperaturänderung bewirkten Geometrieänderung des Aktuators (33) umfasst.
4. Optische Baugruppe (30) nach Anspruch 3, dadurch gekennzeichnet, dass das Kompensationselement (40) eine von dem Aktuator (33) abweichende Wärmeausdehnung besitzt.
5. Optische Baugruppe (30) nach einem der Ansprüche 3 oder 4, dadurch gekennzeichnet, dass das Kompensationselement (40) eine Wärmeausdehnung mit einem umge kehrten Vorzeichen wie die Wärmeausdehnung des Aktuators (33) besitzt.
6. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche 3-5, dadurch gekennzeichnet, dass das Kompensationselement (40) eine negative Wärmeausdehnung besitzt.
7. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche, dadurch gekennzeichnet, dass der Aktuator (33) elektrostriktive und/oder piezoelektrische und/oder magne tostriktive Elemente (34,35, 39) umfasst.
8. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche 3-7, dadurch gekennzeichnet, dass das Kompensationselement (40) zwischen dem optischen Element (31) und dem Aktuator (33) angeordnet ist.
9. Optische Baugruppe (30) nach einem der Ansprüche 3 bis 8, dadurch gekennzeichnet, dass der Aktuator (33) das Kompensationselement (40) umfasst.
10. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche, dadurch gekennzeichnet, dass der Aktuator (33) schichtweise aufgebaut ist.
11. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche 3-10, dadurch gekennzeichnet, dass das Kompensationselement (40) mehrere Schichten (42) umfasst.
12. Optische Baugruppe (30) nach Anspruch 10 oder 11, dadurch gekennzeichnet, dass der Aktuator (33) derart aufgebaut ist, dass sich die Schichten (35) aus elekt- rostriktivem Material (39) und Schichten (42) aus Material des Kompensati onselementes (40) abwechseln.
13. Optische Baugruppe (30) nach einem der Ansprüche 10 bis 12, dadurch gekennzeichnet, dass zwischen den einzelnen Schichten (34,35,42) Elektroden angeordnet sind.
14. Optische Baugruppe (30) nach Anspruch 13, dadurch gekennzeichnet, dass die Elektroden (36,37) derart angeordnet sind, dass sich über die Schichten (42) des Kompensationselementes (40) kein elektrisches Feld ausbildet.
15. Optische Baugruppe (30) nach einem der Ansprüche 9 bis 14, dadurch gekennzeichnet, dass der Aktuator (33) derart aufgebaut ist, dass das Kompensationselement (40) in Form von mehreren Einzelelementen (43) im Material (39) des Aktuators (33) eingebettet ist.

Optische Baugruppe (30) nach einem der vorangehenden Ansprüche 3-15, dadurch gekennzeichnet, dass der Aktuator (33) und das Kompensationselement (40) zusammen derart aus gebildet sind, dass bei einer Temperaturänderung zumindest in der Wirkrich tung des Aktuators (33) Geometrieabweichungen von einem Zielwert von weniger als 5ppm/K, insbesondere weniger als 1ppm/K, bevorzugt von weni ger als 0,1ppm/K, besonders bevorzugt von weniger als 0,01ppm/K auftreten.

Optische Baugruppe (30) nach einem der vorangehenden Ansprüche 3-16, dadurch gekennzeichnet, dass der Aktuator (33) und das Kompensationselement (40) zusammen derart aus gebildet sind, dass bei einer Temperaturänderung eine der Geometrieände rung eines mit dem Aktuator (33) und/oder dem Kompensationselement (40) verbundenen Bauteils (31) korrespondierende Ausdehnung auftritt.

Optische Baugruppe (30) nach einem der Ansprüche 3 bis 17, dadurch gekennzeichnet, dass der Aktuator (33) und das Kompensationselement (40) zusammen derart aus gebildet sind, dass sie bei einer Temperaturänderung eine Ausdehnung eines mit dem Aktuator (33) und/oder dem Kompensationselement (40) verbunde nen Bauteils (31) kompensieren.
19. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche, dadurch gekennzeichnet, dass der Aktuator (33) derart ausgebildet ist, dass eine Deformation des optischen Elementes (31) durch die Querdeformation des Aktuators (33) bewirkt wird.
20. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche, dadurch gekennzeichnet, dass das optische Element (31) als Spiegel ausgebildet ist.
21. Optische Baugruppe (30) nach einem der vorangehenden Ansprüche, dadurch gekennzeichnet, dass die optische Baugruppe (30) mehrere einzelne Aktuatoren (33) umfasst.
22. Projektionsbelichtungsanlage (1) für die Halbleiterlithographie, umfassend eine optische Baugruppe (30) nach einem der vorangehenden Ansprüche.
23. Verfahren zum Betrieb eines Aktuators (33) zur Deformation eines optischen Elementes (31) für die Halbleiterlithographie dadurch gekennzeichnet, dass der Aktuator (33) von einer vorhandenen Steuerung mit einer Vorspannung beaufschlagt wird.
24. Verfahren nach Anspruch 23, dadurch gekennzeichnet, dass die Vorspannung derart gewählt ist, dass der Aktuator (33) beim Anlegen der Vorspannung eine Nullstellung des optischen Elementes (31) bewirkt.
25. Verfahren nach Anspruch 23 oder 24, dadurch gekennzeichnet, dass die Vorspannung derart gewählt ist, dass sich die durch eine Temperaturän derung bewirkte Formänderung des Aktuators (33) und die durch eine Tem peraturänderung bewirkte Sensitivitätsreduzierung der durch eine Spannung bedingten Formänderung des Aktuators (33) kompensieren.
26. Verfahren nach Anspruch 25, dadurch gekennzeichnet, dass der Aktuator (33) in Normalenrichtung zu einer zu aktuierenden Oberfläche wirkt.
27. Verfahren nach Anspruch 26, dadurch gekennzeichnet, dass ein Kompensationselement (40) mit einer von derjenigen des Aktuators (33)
abweichenden Wärmeausdehnung vorhanden ist.
28. Verfahren nach Anspruch 27, dadurch gekennzeichnet, dass das Kompensationselement (40) eine Wärmeausdehnung mit einem umge kehrten Vorzeichen wie die Wärmeausdehnung des Aktuators (33) besitzt.
29. Verfahren nach einem der Ansprüche 27 oder 28, dadurch gekennzeichnet, dass das Kompensationselement (40) eine negative Wärmeausdehnung besitzt.
