Definitions
- the invention relates to inlet elements at disposal facilities for pollutants containing process gases. It is particularly applicable to process waste disposal facilities used in a variety of technologies where surface modifications and coatings are made.
- process emissions generated by semiconductor device manufacturing involve a wide variety of toxic substances.
- the US 6,494,944 relates to an apparatus and a method for the controlled thermal aftertreatment of exhaust gases containing pollutants.
- DE 102 44 893 A1 discloses an inlet member at a pollutant disposal apparatus having a porous, gas-permeable wall member through which cathode exhaust gas of a fuel cell is supplied into the anode exhaust gas-carrying interior of the inlet member.
- the inlet element according to the invention at a disposal facility for pollutants-containing process exhaust gas in this case has a porous and gas-permeable wall element, via which an inert gas in the process exhaust gas inside the inlet member 1 can be fed.
- the feeding of the guided through the wall element inert gas can be effected via a gas space which surrounds the wall element.
- the respective length of the wall element in the flow direction of the process exhaust gas should be at least twice as large as the inner diameter or a surface diagonal the free cross-section of the inlet element, through which the process exhaust gas flows into the respective disposal device, be.
- the wall member may be suitably formed of a sintered material, which may be a metal (e.g., stainless steel), plastic (e.g., polyethylene), or a ceramic.
- a gas pressure which is greater than the pressure of the process exhaust gas within the inlet element should be set within the already mentioned gas space, so that inert gas, preferably nitrogen, can flow through the wall element into the interior of the inlet element.
- the wall element should be designed in its permeability so that at a slightly elevated pressure in the gas space addressed a uniform flow of the inert gas through the wall and in the interior of the inlet member away from the wall can be achieved. This is preferably achieved by using sintered materials with a pore size of 1 to 10 ⁇ m for the wall elements.
- FIG. 1 is shown in schematic form and a sectional view of an example of an inlet element 1 at a disposal facility.
- pollutants-containing process exhaust gas as indicated by the large arrow, through the inlet member 1, which is arranged directly on the respective disposal device, this supplied.
- a porous and gas-permeable wall element 2 is present.
- the wall element 2 is surrounded on the outside by a closed gas space 3, into the nitrogen as a suitable inert gas, as with the small arrow in FIG. 1 indicated, is introduced.
- the wall element 2 Due to the slightly increased pressure of the inert gas in the gas space 3, the wall element 2 is flowed through by the nitrogen and then passes with the process exhaust gas in the disposal facility, of which a chamber wall 4 only schematically in the FIGS. 1 and 2 is indicated.
- the wall element 2 may be formed as a hollow cylinder, with a circular cross-section.
- the gas space 3 in turn can be designed in the form of an annular channel around such a hollow cylinder or else a wall element 2 designed with a different cross-sectional shape.
- a wall element 2 may also have a rectangular or square cross-section.
- the respective edges should be rounded inside and outside to ensure a constant wall thickness of the wall element 2.
- a constant wall thickness should, however, also be maintained in the case of wall elements 2 designed as hollow cylinders in order to be able to maintain equal flow resistances on the entire wall element 2, so that a uniform flow of the inert gas through the wall element 2 can be achieved.
- Such an embodiment of an inlet element 1 can preferably be used on a thermal disposal device for process exhaust gases.
- the wall element 2 has an additional end-side likewise gas-permeable termination 2 "in the direction of the disposal device.
- FIG. 2 is the end-side termination 2 '' of the wall element 2 orthogonal to the flow direction of the process exhaust gas and accordingly also aligned with the longitudinal axis of the inlet element 1.
- a part of the wall element 2 and the end-side termination 2 '' form a right angle.
- FIG. 2 clearly shows, the wall element 2 was formed in the edge transition region 2 'with reduced wall thickness, so that constant flow resistance conditions can be maintained even in this critical area.
- an entire wall element 2 or only the end-side termination 2 "in the flow direction of the process exhaust gas can be designed to widen conically.
- a wall element 2 may also have been formed with an end-side termination 2 "which forms a convex curvature pointing into the interior of the disposal device.
- FIG. 2 can be seen, an inlet element 1 and / or a front-side termination 2 '' of a wall element 2 flush with the respective disposal facility.

Description
- In
- In
