Description
daß der erste Silizium-Wafer mit einer Mehrzahl von Durchgangsöffnungen versehen ist, daß die mindestens eine Durchgangsöffnung in dem zweiten Silizium-Wafer als durchgehende Rahmenöffnung ausgebildet ist und eine Mehrzahl von Klappen aufweist, welche jeweils über einen membranartigen Steg einteilig mit dem zweiten Silizium-Wafer verbunden sind, wobei die Steuermittel der einzelnen Klappen in Abhängigkeit von einer Steuereinrichtigung selektiv betätigbar sind.
- daß in den ersten Wafer ein Kapillarkanal eingeätzt und bis auf eine anströmseitige Einlaßöffnung und eine abströmseitige Auslaßöffnung abgedeckt ist,
- daß der Einlaß- und der Auslaßöffnung des Kapillarkanals je eine Klappe des zweiten Wafers zugeordnet ist und
- daß an die Auslaßöffnung ein Drucksensor oder ein Anemometer anschließbar ist. Der Kapillarkanal muß eine vorgegebene Länge aufweisen und wird daher mäanderförmig in den ersten Wafer eingeätzt. Vor Inbetriebnahme des Brenners wird die anströmseitige Einlaßöffnung geschlossen und die abströmseitige Auslaßöffnung geöffnet. Im Kapillarkanal stellt sich also der Atmosphärendruck ein. Sobald dies geschehen ist, wird die abströmseitige Auslaßöffnung geschlossen und die anströmseitige Einlaßöffnung geöffnet. Das Gas durchströmt nun den Kapillarkanal, und zwar mit einer Geschwindigkeit, die neben den geometrischen Verhältnissen von der Viskosität des Gases abhängt. Letztere ist ihrerseits ein Maß für die anstehende Gasqualität. Da also vor jedem Brennerstart die Gasqualität erfaßt und in die Steuerung einbezogen werden kann, ergibt sich eine weitere Erhöhung der Regelgüte.

Claims (12)
- Ventilanordnung zur Druck- und Durchflußsteuerung eines Fluids, miteinem ersten Wafer (2) und einem zweitem Wafer (3), die miteinander verbunden sind und die jeweils mindestens eine eingeätzte Durchgangsöffnung (6, 8) aufweisen, wobei in der mindestens einen Durchgangsöffnung (8) des zweiten Wafers (3) eine Klappe (7) elastisch bewegbar angeordnet ist, die der mindestens einen Durchgangsöffnung (6) des ersten Wafers zugeordnet ist,mit Steuermitteln (10), die am Ort der mindestens einen Klappe (7) vorgesehen sind und deren Öffnungs- und Schließbewegungen bewirken,daß der erste Silizium-Wafer (2) mit einer Mehrzahl von Durchgangsöffnungen (6) versehen ist,daß die mindestens eine Durchgangsöffnung (8) in dem zweiten Silizium Wafer (3) als durchgehende Rahmenöffnung ausgebildet ist und eine Mehrzahl von Klappen (7) aufweist, welche jeweils über einen membranartigen Steg (9) einteilig mit dem zweiten Silizium-Wafer (3) verbunden sind, wobei die Steuermittel (10) der einzelnen Klappen (7) in Abhängigkeit von einer Steuereinrichtung selektiv betätigbar sind.
- Ventilanordnung nach Anspruch 1,
dadurch gekennzeichnet, daß den einzelnen Klappen (7) des zweiten Wafers (3) unterschiedliche Anzahlen und/oder Größen von Durchgangsöffnungen (6) des ersten Wafers (2) zugeordnet sind. - Ventilanordnung nach Anspruch 1 oder 2,
dadurch gekennzeichnet, daß mindestens einige der Durchgangsöffnungen (6) des ersten Wafers (2) in Strömungsrichtung konisch verjüngt sind und daß die zugehörigen Klappen (7) des zweiten Wafers (3) einteilig mit komplementär ausgebildeten Verschlußvorsprüngen (13) versehen sind. - Ventilanordnung nach einem der Ansprüche 1 bis 3,
dadurch gekennzeichnet, daß die membranartigen Stege (9) der Klappen (7) durch Dotieren des Siliziums in Schließrichtung vorgespannt sind. - Ventilanordnung nach einem der Ansprüche 1 bis 4,
dadurch gekennzeichnet, daß der zweite Wafer (3) auf seiner vom ersten Wafer (2) abgewandten Seite einen als Staubsieb geätzten dritten Silizium-Wafer (4) aufweist. - Ventilanordnung nach einem der Ansprüche 1 bis 5,
dadurch gekennzeichnet, daß die Steuermittel (10) zum selektiven Bewirken der Öffnungs- und Schließbewegungen der Klappen (7) zwischen dem ersten und dem zweiten Wafer (2, 3) und/oder zwischen dem zweiten und dem dritten Wafer (3, 4) vorgesehen sind. - Ventilanordnung nach einem der Ansprüche 1 bis 6,
dadurch gekennzeichnet, daß die Steuermittel (10) kapazitive oder magnetfeldinduzierte Abstoßungs- bzw. Anziehungskräfte auf die Klappen (7) ausüben. - Ventilanordnung nach einem der Ansprüche 1 bis 7,
dadurch gekennzeichnet, daß die Klappen (7) bei stromlosen elektrischen Steuermitteln (10) ihre Schließstellung einnehmen. - Ventilanordnung nach einem der Ansprüche 1 bis 8,
dadurch gekennzeichnet, daß mindestens einer der Wafer (2 bis 4) im Bereich der Öffnungen mit einer Beschichtung (12) aus thermisch blähfähigem Material versehen ist. - Ventilanordnung nach einem der Ansprüche 1 bis 9,
dadurch gekennzeichnet, daß in den ersten Wafer (2) Druckmeßdosen (17, 18) eingeätzt sind, die druckseitig jeweils von einer einteilig mit dem Wafer verbundenen Membran geschlossen sind. - Ventilanordnung nach einem der Ansprüche 1 bis 8,
dadurch gekennzeichnet,daß in den ersten Wafer (2) ein Kapillarkanal (14) eingeätzt und bis auf eine anströmseitige Einlaßöffnung (15) und eine abströmseitige Auslaßöffnung (16) abgedeckt ist,daß der Einlaß- und der Auslaßöffnung (15, 16) des Kapillarkanals (14) je eine Klappe (7) des zweiten Wafers (3) zugeordnet ist unddaß an die Auslaßöffnung (16) ein Drucksensor oder ein Anemometer anschließbar ist - Ventilanordnung nach Anspruch 11,
dadurch gekennzeichnet, daß der Drucksensor des Kapillarkanals (14) als eingeätzte Druckmeßdose ausgebildet ist, die von einer einteilig mit dem ersten Wafer (2) verbundenen Membran geschlossen ist.
