Abstract
The invention concerns a semiconductor integrated circuit with a component (3) which is formed on a semiconductor substrate (2) and comprises an active PN junction (6) formed between a first semiconductor region (4) with a first type of conductivity and a second semiconductor region (5) with a second type of conductivity. Die bekannte inte¬ grierte Halbleiterschaltung besitzt zur Vermeidung von ESD- Schäden auf dem Halbleitersubstrat des Bauelementes ausgebil¬ dete Schutzschaltungen zur Ableitung von Überspannungen ins¬ besondere in der Form von Schutzdioden, welche beispielsweise zwischen einer Anschlußstelle des aktiven pn-Überganges des Bauelementes und mit Masse verbunden sind. Die Schutzschal¬ tung ist in unmittelbarer Nähe des gegen Überspannungen zu schützenden Bauelementes angeordnet, und zwar auf demselben Halbleitersubstrat wie das Bauelement. Insbesondere bei opto- elektronischen Sendebauelementen mit einem Halbleitersubstrat aus einer III-V-Verbindung wie beispielsweise Galliumarsenid, Indiumphoεphid und dergleichen kann die Fertigung der Schutz- schaltung auf demselben Substrat zu Schwierigkeiten führen. Zum einen kann aus Layout-Gründen der für die Ausbildung der Schutzschaltung zur Verfügung stehende Platz auf dem Halblei¬ tersubstrat eingeschränkt sein. Des weiteren erfordern insbe¬ sondere optoelektronische Sendebauelemente aufgrund der in

Galliumarsenid oder Indiumphosphid als Grundmaterial des Halbleitersubstrates 2. Zur Abführung der im Betrieb des Sendebauelementes 3 entstehenden Wärme ist dieses auf einem großflächigen Halbleiterträger 7 aus einem Material mit hoher Wärmeleitfähigkeit, insbesondere Silizium, thermisch angekop¬ pelt. Als Schutz gegen elektrostatische Aufladungen oder Spannungsspitzen des aktiven Sendebauelementes 3 in Sperrich- tung ist eine dem Bauelement 3 zugeordnete Schutzschaltung 8 in Form einer Schutzdiode vorgesehen, die in erfindungsgemä¬ ßer Weise einen auf dem Halbleiterträger 7 ausgebildeten Schutz-pn-Übergang 9 mit einem in dem Halbleiterträger ange- ordneten ersten Halbleiterträgerbereich 10 vom p-Leitfähig- keitεtyp und einem zweiten Halbleiterträgerbereich 11 vom n- Leitfähigkeitstyp aufweist. Der n-Bereich 11 der Schutzdiode 8 ist elektrisch mit einer auf der Oberfläche 12 des Halblei¬ terträgers 7 angeordneten metallischen Kontaktfläche 13 elek- trisch verbunden, die über einen Bonddraht 14 mit einer elek¬ trisch leitenden Bauelementkontaktierung 15 auf der Oberflä¬ che des p-Bereicheε 4 elektrisch verbunden ist. Der p-Bereich

1. Integrierte Halbleiterschaltung mit einem auf einem Halb- leiterεubεtrat (2) auεgebildeten Bauelement (3) , welcheε ei- nen zwiεchen einem ersten Halbleiterbereich (4) eines ersten Leitfähigkeitstypε und einem zweiten Halbleiterbereich (5) eines zweiten Leitfähigkeitstyps ausgebildeten aktiven pn- Übergang (6) besitzt, und mit einer dem Bauelement (3) zuge¬ ordneten Schutzschaltung (8) zur Ableitung von Überspannungen bzw. elektrostatischen Aufladungen, dadurch gekennzeichnet, daß die dem Bauelement (3) zugeordnete Schutzschaltung (8) zur Ableitung von Überspannungen bzw. elektrostatiεchen Aufladun¬ gen einen auf einem Halbleiterträger (7) auεgebildeten Schutz-pn-Übergang (9) mit einem in dem Halbleiterträger (7) angeordneten ersten Halbleiterträgerbereich (10) vom ersten Leitfähigkeitstyp und einem zweiten Halbleiterträgerbereich (11) vom zweiten Leitfähigkeitεtyp aufweiεt, und der zweite Halbleiterträgerbereich (11) vom zweiten Leitfähigkeitεtyp mit dem in dem Halbleitersubstrat (2) ausgebildeten ersten Halbleiterbereich (4) des ersten Leitfähigkeitstyps elek¬ trisch gekoppelt ist.1.
