Die Erfindung betrifft ein Verfahren zur Befestigung von
Leitungsdrähten an Elektrodenklemmen oder auf aus Hableiter- oder Isoliersubstraten ausgebildeten Leitern.
Es sind bereits verschiedene Verfahren zur Verbindung eines Metalldrahtes an einer Elektrode einer Halbleitereinrichtung
bekannt. Beispielsweise ein Wärme-Druck-Befesbigungsverfahren,
bei dem ein Metalldraht, beispielsweise aus Gold, und ein Befestigungsbereich
aus einer Aluminiumelektrode aufgeheizt und gepreßt werden. Ferner ist ein Ul traschall-Befestigiiugsverfahren
bekannt, bei dem ein Metalldraht auf den Befesbigungsbereich einer
Elektrode mit einer vorherbestimmten Kraft gepreßt und [Jl. tmschallschwingungen
angelegt werden. Diese Verfahren weisen jedoch
Mängel auf, insbesondere dann, wenn die Elektrode auf »j i.riura verhält,-nismäßig
schwachen Substrat eines Halbleit.erelemenbeu ausgebildet
ist. Hierbei entstehen durch die Beanspruchung bei. hohem Druol;.

mechanische Schäden wie Risse. Bei niedrigem Druck dagegen ist die Verbindung schlecht. Auch sind die oben erwähnten.Verfahren
nicht in allen Fällen anwendbar.
Beispielsweise kann bei Hybriden4.ntegrierten Schaltungen
ein Metalldraht nach dem Wärme-Druck- oder dem Ultraschallverfahren nicht sicher befestigt werden, da die Verbindungsschicht
eine auf einem Isoliersubstrat ausgebildete metallisierte Schicht enthält, die nach dem Druckverfahren aufgebracht ist und im allgemeinen
ein Bindematerial wie Glas in einem Metallpulver enthält. In diesem Fall kann das Metall, beispielsweise Gold, selektiv auf
den Befestigungsbereich der metallisierten Schicht durch Plattieren
oder Auf-dampfen aufgebracht werden, um den Metalldraht nach
dem Wärme-Druck- oder Ultraschallverfahren sichai/an der metallisierten
Schicht zu befestigen. Hierbei besteht jedoch der Nachteil, daß selektiv plattiert oder aufgedampft werden muß, so daß
das Herstellungsverfahren kompliziert wird.
Das Löten an einer Metallelektrode mit niedrigem Schmelzpunkt (im folgenden als gelötete Elektrode bezeichnet), hat den
Vorteil, daß die Haftfestigkeit groß ist, und daß,verglichen
mit den obigen Befestigungsverfahren,ein verhältnismäßig starker
Metalldraht verwendet werden kann. Das Lötverfahren ist ebenso bei der Verbindung von Hochleistungs-Halbleitereinrichtungen-anwendbar.
Es gLbt verschiedene Verfahren zur Befestigung eines Metalldrahtes an gelöteten Elektroden, beispielsweise

■•Οι . ein Verfahren, bei dem ein Metall-Zuleitungsdraht eines Gehäuses
direkt über einen Verbindungsdraht mit einer Legierungselektrode
eines Transistors vom Legierungs-Übergangs-Typ verbunden
wird, oder bei dem ein Metalldraht zwischen die Löt-Plattierelektrode und den Leitungsdraht des Gehäuses gelegt
wird. Beide Metalldrähte und die Elektrode werden partiell durch eine Wasserst of ff lamme oder dergleichen geheizt, so daß
die Legierung oder das Lötmetall unter Berührung desv Metalldrahtes
und der Elektrode geschmolzen wird.
2. Ein Verfahren, bei dem eine Lötmetallschicht auf einer metallisierten
Verbindungsschicht,beispielsweise hybriden integrierten Schaltung oder dergleichen aufgebracht wird. Hierbei
wird ein Metalldraht zwischen jeden hiermit in Berührung stehenden Verbindungsbereich gelegt und auf die bei elektronischen
Teilen übliche Weise gelötet.
3. Ein Verfahren, bei dem bei Legierungs-Übergangstransistoren vorher mittels eines Haar_rohrs ein Metalldraht in eine Elektrode
eingebettet wird, und bei den die Elektrode durch die Hitze einer Wasserstoffflamme oder dergleichen erhitzt wird,
um den Metalldraht daran anzulöten, nachdem er an der Elektrode befestigt ist.
4. Ein Verfahren, bei dem zur Wärmeerzeugung einem Metalldraht ein elektrischer Strom zugeführt wird. Die hierbei entstehende
Wärme wird zu der gelöteten Elektrode geführt, so daß der Metalldraht bei schmelzender Lötelektrode in dieselbe eingebettet
wird.

Bei dem unter (1) beschriebenen Verfahren ist eine verhältnismäßig
lange Zeit zur Befestigung erforderlich, da der gesamte
Befestigungsbereich und der angrenzende Teil erhitzt werden
müssen. Ferner besteht die Gefahr, daß sich die gegenseitige Lage der Lötelektrode und des Metalldrahtes ändert. Bei dem
Verfahren nach (2) sind getrennte Befestigungsschritte erforderlich,
so daß das Herstellungsverfahren kompliziert ist. Bei dem Verfahren nach (3) ist ein BeheizungssGhritt und damit eine Heizeinrichtung,
bei der ein heißer Gasstrom verwendet wird, erforderlich, so daß auch dieses Verfahren kompliziert ist. Bei dem Verfahren
nach (4) ist es schwierig, den elektrischen Strom einem Leitungsdraht
mit niedrigem spezif. Widerstand, der noch dazu äuiSerst
dünn ist, zuzuführen. Ferner ist die Wärmeleitung zum Befestigungsbereich schlecht. Dieses Verfahren ist daher nur beschränkt anwendbar,
da die Zufuhr von elektrischer Leistung begrenzt ist. Es ist daher schwierig, das Verfahren nach (4) außer bei Legierungs-Übergangstransistoren
anzuwenden, wo das Metall beispielsweise aus Nickel mit hohem spezifischen Widerstand besteht und
die Querschnittsfläche dick ist.
Der vorliegenden Erfindung liegt daher die Aufgabe zugrunde, ein Verfahren zur Befestigung von Leitungsdrähten an
Metallelektroden anzugeben, bei dem die oben genannten Schwierigkeiten
vermieden werden. Ferner soll ein Verfahren zur Be- . festigung von Leitungsdrähten an Lötelektroden angegeben werden,
nach dem das Löten äußerst einfach, schnell und wirkungsvoll
erfolgen kann.

Das erfindungsgemäße Verfahren zeichnet sich dadurch aus,
daß ein Endbereich eines Leitungsdrahtes mittels eines Kapillarrohrs auf eine Lötelektrode gepreßt wird, das auf eine Temperatur
erhitzt ist, die nicht unter dem Schmelzpunkt der Lötelektrode liegt.
Die Erfindung wird im folgenden anhand der Zeichnung näher erläutert. Es zeigen:
Figuren 1a bis 1c Querschnitte eines Kapillarrohrs und eines Befestigungsbereiches
zur Erläuterung der einzelnen Schritte einer Ausführungsform des erfindungsgemäßen Verfahrens;
und
Figuren 2a und 2b Querschnitte eines Kapillarrohrs und eines Befestigungsbereiches
zur Erläuterung einer weiteren Ausführungsform des erfindungsgemäßen Verfahrens.
In den Figuren la bis 1c ist ein Isoliersubstrat 1 gezeigt,
das aus einem Material wie Keramik für Halbleitereinrichtungen, beispielsweise- hybride inte gierte Schaltungen besteht.
Auf dem Substrat 1 ist mittels eines Druckverfahrens eine Elektrode oder Verbindungsschicht 2 ausgebildet. Die Elektrode 2
ist durch eine Löbme tails chlcht^abgedeckt, die aus Blei und Zinn
besteht. Mit 4 ist ein als Führung dienendes Kapillarrohr mit einem
zugespitzten Ende bezeichnet. Durch das Kapillarrohr -f verläuft
ein Metalldraht 5, der beispielsweise aus Silber besteht.
Die Spitze 6 des Metalldrahtes 5 ist in Form eines Nadalkopfes

aus dem Kapillarrohr 4 herausgeführt. Eine Düse 7 einer Kühleinrichtung
dient zur Erhärtung der geschmolzenen Lötelektrode, las Kapillarrohr 4 enthält zu seiner Erhitzung auf eine vorherbestimmte
Temperatur in seinem oberen Teil eine nichtgezeigte Heizeinrichtung. Es besteht aus einer Legierung, an der das Lötmetall
nicht anhaftet. Derartige Kapillarrohre sind beispielsweise bei der Wärme-Druck-Befestigung üblich. Der Nadelkopf 6 des Metalldrahtes
5 wird durch Wegbrennen des Metalldrahtes 6 mittels einer Wasserstoffflamme gebildet. Der Antriebs- und Steuermechanismus
für das Kapillarrohr ist der gleiche wie bei den üblichen Befestigungseinrichtungen zur Durchführung der Wärme-Lruck-Befestigung.
•Bei der Durchführung des erfindungsgemäßen Verfahrens
wird das Kapillarrohr 4 gemäß Fig. 1a über die Lötelektrode 3 gehalten, und zwar so, daß der Nadelkopf β an einer vorbestimmten
Befestigungsfläche der Lötmetallschicht 3 liegt. Das Kapillarrohr
4 wird durch Widerstandsheizung auf eine Temperatur aufgeheizt,
die nicht geringer ist als der Schmelzpunkt der Lötmetallschicht 3.
Die Temperatur kann auf beliebige Temperaturen eingestellt
werden, die nicht geringer sind als der Schmelzpunkt der Lötmetallschicht 3· Liegt die Temperatur jedoch in der Nähe des
Schmelzpunktes, so dauert die Befestigung im nächsten Verfahrensschritt entsprechend lange. Es werden Temperaturen bevorzugt,

die um 20 bis 1000O höher liegen als der Schmelzpunkt. Beispielsweise
wird bei einem Lötmetall, dessen eutektischer Punkt bei 2200O liegt, das Kapillarrohr 4 auf eine Temperatur von 3000O
aufgeheizt. Das Substrat 1 oder die Lötmetallschicht 3 brauchen nicht aufgeheizt zu werden. Sie können auf Raumtemperatur gehalten
werden. Es ist jedoch auch möglich, sie auf eine Temperatur
aufzuheizen, die nicht höher liegt als der Schmelzpunkt.des Lötmetalls,
um dasselbe zu erweichen. Beispielsweise kann das Substrat 1 auf 1000O aufgeheizt werden.
Darauf wird, wie in Fig. 1b dargestellt ist, das Kapillarrohr
4 abgesenkt und der Nadelkopf 6 des Silberdrahtes 5 wird durch die Spitze des Kapillarrohrs 4 auf die Lötmetallschicht 3
gedrückt.
Hierbei wird der Nadelkopf durch die vom Kapillarrohr 4
zugeführte Wärme auf eine Temperatur aufgeheizt, dienicht unter dem Schmelzpunkt der Lötmetallschicht 3 liegt. Der erhitzte Nadelkopf
6 wird mit einer vorbestimmten Belastung auf die Lötmetallschicht 3 gedrückt. Der Nadelkopf 6 wird daher in der Lötmetallschicht
3 versenkt, während der Teil der Lötmetallschicht 3 geschmolzen wird, den der Nadelkopf 6 berührt. Das Gewicht der
auf den BerUhrungsteil über das Kapillarrohr 4 aufgebrachten Belastung
kann frei gewählt werden, da die Belastung die Festigkeit der Verbindung nicht stärker als eine Veränderung der Zelt
für die Befestigung beeinflußt. Bei Vergrößerung der Belastung

wird die Zeit für die Befestigung verkürzt. Beispielsweise wird bei -einem Silberdraht mit einem Durchmesser von 125 /u. eine Belastung
von 200 g gewählt. Auf diese Weise wird die Belastung aufgebracht, bis der gesamte Nadelkopf 6 in die Lötmetallschicht
3, oder das spitze Ende des Kapillarrohrs A etwas in die Lötmetallschicht
3 eingedrungen ist. Darauf wird zur Aushärtung des Lötmetalls aus einer Düse 7 ein Kühlgas aufgeblasen.
Darauf wird gem. Fig. 1c das Kapillarrohr 4 nach oben gezogen, während der Silberdraht am oberen Teil des Kapillarrohrs
eingeklemmt ist. Hierdurch werden zu starke Kräfte auf' die Lötstelle vermieden. Die Klemmeinrichtung wird verwendet,
um eine Zerstörung der Lötstelle durch eine beim Hochziehen des Kapillarrohrs auf den Silberdraht wirkende starke Spannung zu
verhindern. Beispielsweise ist die Klemmeinrichtung so aufgebaut, daß der Silberdraht unter einem geeigneten Druck durch
Reibung zwischen zwei Backen gehalten wird. Unter Umständen ist jedoch keine spezielle Klemmeinrichtung erforderlich, wenn der
Draht von einer Zuführeinrichtung zugeführt wird, die auf den Metalldraht 5 keine große Spannung ausübt. In diesem Fall wird
der Nadelkopf β des Silberdrahtes 5 weggelassen, der Draht wird
in die Lötmetallschicht 3 gehalten und in diesem Zustand gelötet.
Die oben beschriebene Ausführungsform des erfindungsgemäßen
Verfahrens kann auch dann anwendbar sein, wenn das Substrat 1 statt aus Keramik aus einem Halbleitersubstrat besteht und ein
Metalldraht an eine Lötmetallschicht gelötet wird, beispiels-

weise eine Lötmetallschicht, die auf einem Halbleitersubstrat ausgebildet ist, oder an eine Metallelektrode mit niedrigem
Schmelzpunkt bei Legierungs-Übergangstransistoren oder ferner
an einem üblichen Drucksubstrat bzw. einer gedruckten Schaltung.
Die Figuren 2a und 2b zeigen eine weitere Ausführungsform des erfindungsgemäßen Verfahrens. Hierbei wird nach der
Befestigung eines Metalldrahtes, beispielsweise aus Silber, an einem Teil einer Lötelektrode am Halbleitersubstrat auf die
oben erwähnte Weise das Kapillarrohr 4 über einen anderen Teil der Lötschicht 3 gebracht, die auf der metallisierten Schicht
2 des Verbindungssubstrates 1 angebracht ist, und zwar ohne den
Silberdraht abzuschneiden. Dabei kann der Silberdraht zunächst an der ersten Befestigungsstelle auch durch Wärme-Druck-Befestigung
angebracht worden sein.
In Fig. 2a wurde das Kapillarrohr auf eine Temperatur
aufgeheizt, die nicht unter dem Schmelzpunkt der Lötmetallschicht 3 liegt, worauf das Kapillarohr auf die Oberfläche der
Lötmetallschicht 3 abgesenkt wurde. Das hakenförmige Teil 9 des Silberdrahtes 5 wird mittels des Kapillarohrs 4 auf die Lötmetallschicht
3 gedrückt und bei geschmolzenem Lötmetall in dasselbe eingebettet. Darauf wird aus der Düse 7 auf den Befestigungsbereich
ein Kühlgas aufgeblasen.

Nach der Befestigung des Silberdrahtes 5 wird das Kapillarrohr
4 nach oben bewegt und der Silberdraht 5 wird mittels einer Wasserstoffflamme 10 auseinandergeschweißt (Fig. 2b).
Auf diese Weise kann eine Verbindung zwischen den Elektroden durch den Metalldraht hergestellt werden. Die Schritte
können daher aufeinanderfolgend durchgeführt werden.
Nach dem erfindungsgernäßen Verfahren haben der Befestigungsbereich
des Silberdrahtes und die Lötmetallschicht die gleiche Festigkeit wie die Bruchfestigkeit des Verbindungsdrahtes.
Mit anderen Worten, es wird eine sehr hohe Verbindungsfestigkeit
erreicht, da das Ende des Silberdrahtes vollständig in der Lötmetallschicht eingebettet ist, ohne daß eine Formänderung desselben
durch ein Werkzeug, beispielsweise ein Kapillarrohr, eintritt.
Da bei dem erfindungsgemäßen Verfahren auch eine 3efestigungseinrichtung
wie bei der Wärme-Druck-Befestigung verwendet werden kann, und da die Temperatur durch entsprechende Wahl
eines Metalls mit niedrigem Schmelzpunkt gleich gehalten werden kann, kann das erfindungsgemäße Verfahren auch zusammen mit
anderen Verfahren angewendet werden, beispielsweise dem Wärme-Druck- Verfahren. So kann beispielsweise das Wärme-Druck-Verfahren
bei einer Elektrode angewendet werden, die eine starke Belastung aushält, während das erfindungsgemäße Verfahren bei einer ande-

ren Elektrode angewendet wird, die sich für die Wärme-Druck-Behandlung
nicht eignet.
Wie bei der Beschreibung der AusfUhrungsformen des erfindungsgemäßen Verfahrens erläutert wurde, kann hiernach sehr
leicht ein Metalldraht an einer Lötmetallelektrode befestigt werden, indem ein Kapillarrohr auf eine Temperatur aufgeheizt
wird, die nicht geringer ist als der Schmelzpunkt des Lötmetalls Hierbei besteht keine Gefahr, daß an der Lötstelle große Beanspruchungen
auftreten, wie es bei der Wärme-Druck-Befestigung
und freier Anbringung einer Last de£ Fall ist.
Ferner besteht bei dem erfindungsgemäßen Verfahren der
Vorteil, daß auch die Einrichtungen zur Durchführung der Wärme-Druck-Befestigung
verwendet werden können.
Obwohl in den vorstehend beschriebenen Ausfü^iungsformen
Silber als Leitungsdraht verwendet wird, kann stattdessen auch Gold benutzt werden.
. Es sei darauf hingewiesen, daß das Kapillarrohr auf eine
Temperatur aufgeheizt werden sollte, die nicht unter dem Schmelzpunkt der Metallschicht liegt, jedoch geringer ist als der
Schmelzpunkt des Leitungsdrahtes.

Claims (2)
- _ 12 _ANSP R_ Jj GHEVerfahren zum Anlöten-.eines Leitungsdrahtes an einer auf einem Substrat ausgebildeten Metallschicht, dadurch gekennzeichnet , daß der Leitungsdraht durch den Kanal eines Kapillarrohrs geführt wird, daß das Endteil des Leitungsdrahtes auf die Metallschicht gedrückt wird, daß das Kapillarrohr auf eine Temperatur aufgeheizt wird, die nicht unter dem Schmelzpunkt der Metallschicht liegt, jedoch niedriger ist als der Schmelzpunkt des Leitungsdrahtes, so daß das Ende des Leitungsdrahtes in die Metallschicht eingebettet wird, während diese geschmolzen ist, daß die Metallschicht gekühlt wird, um den Leitungsdraht an der Metallschicht zu befestigen, und daß das Kapillarrohr von der Metallschicht weggezogen wird, so daß der Leitungsdraht mit der Metallschicht verbunden zurückbleibt.

Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß der Leitungsdraht im wesentlichen aus Silber besteht .3· Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß der Leitungsdraht im wesentlichen aus Gold besteht.-1Ό9 8 27/1077bib=;·.
