Description
The present invention relates to a method for producing an exposure mask for photo-etching technology, in which a lead sulfide layer is applied to a glass plate and after application an etching mask, e.g. B. in the form of a photoresist layer, the uncovered parts of the lead sulfide layer with Chromosulfuric acid can be etched out.
In the manufacture of printed circuit boards using the photo-etching technique and in the etching of molded parts Exposure masks are used that consist of glass plates that have an approximately 1 μm thick lead sulfide layer with the desired pattern. The production of these glass originals takes place in the way, that an approximately 1 μ thick lead sulfide layer is applied to a glass plate, over it by means of photo-etching technology an etching mask is made, after which the lead sulfide layer is made with the help of chromic acid is etched. During this etching process, the lead sulfide is oxidized to lead chromate and lead sulfate. These reaction products are sparingly soluble and remain on the etched surface as a yellow protective skin adhere, so that the etching through of the lead sulfide layer is slowed down. Only after etching through can the reaction products such. B. by wiping with a wet sponge, remove. the However, the contour accuracy of the glass originals produced in this way is limited because during the etching causes undercutting of the edges. The present invention is based on the object to specify a process for the production of glass originals, which is the production of glass originals permitted with greater contour accuracy.
To solve this problem, a method of the type mentioned is proposed according to the invention the etching is carried out in several process stages and after each partial etching the etched parts are treated with complexing agents in order to remove the etching products formed, whereupon the etching is continued.
The yellow top layer described is removed here. The resulting lead sulfide is then further etched and the newly formed yellow cover layer again removed with complexing agents. A 4-step process is usually sufficient to etch a plate.
Als besonders gut geeignet hat sich die Verwen-The use of
ao dung von Dinatriumsalz von Äthylendiamintetra-Essigsäure erwiesen. Andere geeignete Komplexbildner sind unter anderem: ammoniakalische Weinsäurelösung, neutrale Lösungen von Nitrilotriessigsäure und Diäthylentriaminpentaessigsäure.ao formation of the disodium salt of ethylenediaminetetra-acetic acid proven. Other suitable complexing agents include: ammoniacal tartaric acid solution, neutral solutions of nitrilotriacetic acid and diethylenetriaminepentaacetic acid.
Es ist daher möglich, hiernach Glasoriginale mit sehr geringen Toleranzen herzustellen.as The undercut resulting from this process of the lead sulfide pattern is extremely small. It is therefore possible to use glass originals with very low Establish tolerances.
Glass plates that had an approximately 1 μ thick layer of lead sulfide on which the one not to be etched Parts covering mask was applied, were first wetted with tap water, in a suitable Frame inserted and then spray etched with an etching solution for 10 seconds 150 g per liter of chromium trioxide, 112 ml per liter more concentrated Sulfuric acid, 3 ml per liter of concentrated hydrochloric acid at a temperature of about 45 ° subjected. The glass plates treated in this way were then rinsed with deionized water and placed in a Complex solution of about 150 g of the disodium salt of ethylenediaminetetra-acetic acid in 21 deionized Exposed to water. At the same time, the surface of the original glass was painted with a soft, flat brush Painted over until the yellow lead chromate layer formed by the etching was removed and the gray color the underlying lead sulfide layer came to light. After another rinse with tap water the etching was continued for about 7 to 8 seconds. This followed again a treatment in the complexing agent solution. As a rule, this ends the etching process. If this is not the case, a further etching, which this time only takes 2 seconds. This is followed by a further rinse in tap water, then rinsing in deionized water and then drying the glass originals with compressed air.
