Stand der Technik State of the art
Microlithography is used to fabricate microstructured devices such as integrated circuits or LCDs. The microlithography process is carried out in a so-called projection exposure apparatus which has an illumination device and a projection objective. The image of a mask (= reticle) illuminated by means of the illumination device is hereby projected onto a substrate (eg a silicon wafer) coated with a photosensitive layer (photoresist) and arranged in the image plane of the projection objective in order to apply the mask structure to the photosensitive coating of the Transfer substrate.
Both in the illumination device and in the projection objective, it is known to set, in particular, a tangential polarization distribution for a high-contrast imaging. "Tangential polarization" (or "TE polarization") is understood to mean a polarization distribution in which the oscillation planes of the electric field strength vectors of the individual linearly polarized light beams are oriented approximately perpendicular to the radius directed onto the optical system axis. By contrast, "radial polarization" (or "TM polarization") is understood to mean a polarization distribution in which the oscillation planes of the electric field strength vectors of the individual linearly polarized light beams are oriented approximately radially to the optical system axis.
Moreover, there is also a need to adjust further polarization distributions varying across the pupil of the illumination device.
ZUSAMMENFASSUNG DER ERFINDUNG SUMMARY OF THE INVENTION
It is an object of the present invention to provide an optical system, in particular a microlithographic projection exposure apparatus, which enables the flexible adjustment of different polarization distributions, including a mixed tangential-radial polarization distribution.
- – wenigstens einen Drahtgitterpolarisator, welcher ein Substrat und eine Anordung von Drahtelementen auf diesem Substrat aufweist;
- At least one wire grid polarizer having a substrate and an array of wire elements on said substrate;
- - Wherein this Drahtgitterpolarisator converts in at least one configuration of the polarization-influencing optical arrangement, a linear polarization distribution with a constant over the light beam cross-polarization preferred direction of passing through the Drahtgitterpolarisator light beam in a mixed tangential radial polarization distribution.
In particular, the present invention is based on the concept of designing a polarization-influencing optical arrangement with a wire grid polarizer such that its polarization-influencing effect does not correspond to the conversion of a constant linear polarization distribution (with constant polarization preferred direction across the light beam cross-section) into a radial or a tangential polarization distribution, but to the conversion in a mixed tangential radial polarization distribution. Such a "mixed tangential-radial polarization distribution" (which may also be referred to as TE / TM polarization distribution or TM / TE polarization distribution) is understood here and below to mean a polarization distribution which has a (continuous or stepwise) transition between a tangential and a radial polarization distribution.
In other words, such a polarization distribution in the transition between locations in the pupil in which the vibration planes of the electric field strength vectors of the individual linearly polarized light beams are oriented approximately perpendicular to the radius directed to the optical system axis, and locations in which the vibration planes of the electric field strength vectors individual linearly polarized light rays are oriented approximately parallel to the radius directed onto the optical system axis, locations in which the vibration levels of the electric field strength vectors lie between these two "extreme" positions and transition continuously or stepwise across the pupil from the tangential to the radial orientation.
According to one embodiment, the polarization-influencing optical arrangement further comprises at least one further polarization-influencing optical element.
According to one embodiment, the polarization-influencing optical arrangement further comprises an actuator, by means of which the wire grid polarizer and the at least one further polarization-influencing optical element are movable independently of one another between a position within the optical beam path and a position outside the optical beam path.
- – wenigstens einen Drahtgitterpolarisator, welcher ein Substrat und eine Anordung von Drahtelementen auf diesem Substrat aufweist;
- At least one wire grid polarizer having a substrate and an array of wire elements on said substrate;
- At least one further polarization-influencing optical element; and
- An actuator by means of which the wire grid polarizer and the at least one further polarization-influencing optical element are movable independently of one another between a position within the optical beam path and a position outside the optical beam path.
According to one embodiment, the polarization-influencing optical arrangement has at least one lambda / 2 plate. In this way, in the polarization-influencing optical arrangement, the output polarization distribution set by the wire grid polarizer can be further modified, whereby, for example, a tangential polarization distribution initially set by the wire grid polarizer can be converted into a mixed tangential-radial polarization distribution. In this case, the polarization-influencing effect of the lambda / 2 plate corresponds to a reflection of the preferred direction of polarization of the incident light on the optical crystal axis of the lambda / 2 plate and can therefore be approximately in the case of a rotatable embodiment of the lambda / 2 plate around the optical system axis or order an axis parallel to the light propagation direction axis can be further changed in a flexible manner.
According to one embodiment, the substrate of the Drahtgitterpolarisators may be formed as a retarder. In this way, it can be achieved that a polarization distribution set by the wire elements of the wire grid polarizer is further influenced by the polarization-optical effect of the retarder. A retarder is understood, in accordance with standard terminology, to be an optical element which causes a retardation corresponding to an optical path length difference between two orthogonal (mutually perpendicular) states of polarization, using as material of the retarder a linearly birefringent material, such as magnesium fluoride (US Pat. MgF 2 ), sapphire (Al 2 O 3 ) or crystalline quartz with orientation perpendicular to the direction of light propagation of the optical crystal axis can be used. In this case, as explained in more detail below, the polarization-influencing effect be configured, for example, such that a first generated by the wire elements mixed tangential radial polarization distribution by the following in the light path substrate with the effect of a lambda / 2 plate in a tangential polarization distribution (= "TE -Polarisation ") is converted.
- – wenigstens einen Drahtgitterpolarisator, welcher ein Substrat und eine Anordung von Drahtelementen auf diesem Substrat aufweist;
- At least one wire grid polarizer having a substrate and an array of wire elements on said substrate;
- - Wherein the substrate of the Drahtgitterpolarisators is designed as a retarder.
The substrate of the Drahtgitterpolarisators may be formed in particular as a lambda / 2-plate.
According to one embodiment, the polarization-influencing optical arrangement has at least one rotator, in particular a 90 ° rotator. This allows, instead of the above mentioned (TE / TM or TM / TE) output polarization distribution to produce an output polarization distribution in which there is again a continuous or stepwise transition between a tangential and a radial polarization distribution, but due to the rotation of the polarization preferred direction introduced by the 90 ° rotator straight with a direction of polarization preferential direction at the positions where in the example described above had had radial polarization, and vice versa.
In embodiments, both a lambda / 2 plate and a rotator, in particular a 90 ° rotator, may be provided, wherein furthermore, in particular, these optical elements can also be selectively and independently moved into the optical beam path or moved out of the optical beam path be able to flexibly switch between different output polarization distributions depending on the combination of the components located in the beam path.
According to one embodiment, the polarization-influencing optical arrangement has at least one depolarizer, which converts incident light into unpolarized light in connection with a light mixing system onto the depolarizer. In this way, even when using a linearly polarized light-generating light source such. of an excimer laser, the wire grid polarizer used in accordance with the invention is operated with unpolarized light, the adjustment of the desired output polarization distribution only taking place through the wire elements of the wire grid polarizer.
According to one embodiment, the wire grid polarizer has a plurality of segmented areas of separate wire elements on the substrate.
According to one embodiment, at least two segmented regions have wire elements arranged parallel to one another. In this case, these two segmented regions with wire elements arranged parallel to one another can be arranged in particular opposite one another.
According to one embodiment, at least two segmented regions have mutually perpendicularly arranged wire elements. In this case, these two segmented regions with mutually perpendicularly arranged wire elements can be arranged in particular offset from each other in the circumferential direction by an angle of 90 °.
According to one embodiment, the wire grid polarizer is arranged in a pupil plane.
According to one embodiment, a changing device for exchanging the Drahtgitterpolarisators is further provided. By such a change device can be achieved that, starting from the same input polarization distribution by switching between different Drahtgitterpolarisatoren can be switched in a flexible manner between different Ausgangsspolarisationsverteilungen.
According to one embodiment, the wire grid polarizer is designed for operation in reflection. In other words, in such an embodiment, the proportion of incident on the Drahtgitterpolarisator light in the optical system (eg in the lithography process or in the illumination device of the projection exposure system as illumination light) is used, which has a polarization direction which is parallel to the wire elements, whereas that of Wireframe polarizer transmitted light (with the wire elements perpendicular polarization direction) remains unused and, for example, in a beam trap o. The like. Absorbed.
The invention further relates to a microlithographic projection exposure apparatus and to a method for microlithographic production of microstructured components.
Further embodiments of the invention are described in the description and the dependent claims.
The invention will be explained in more detail with reference to embodiments shown in the accompanying drawings.
