Abstract

本实用新型提供一种柔性非晶硅薄膜太阳电池,太阳电池的结构层依次是,聚酰亚胺薄膜作基体/ITO导电薄膜为正极/P型非晶硅/本征型非晶硅/n型非晶硅/铝膜为负极/光聚树脂。聚酰亚胺薄膜的厚度小于0.1mm,其透光率要达93%。ITO导电薄膜层是用磁控溅射,在聚酰亚胺薄上在真空室中沉积形成厚约0.8μm层。铝膜层是采用磁控溅射制成,其厚度约1μm。光聚树脂是滚涂生长在铝膜表面上。优点是,具有可卷曲的优点,其曲率半径可小于5mm,高效率:其初始效率高于8%(AM1.5,100mW/cm2,25℃);极高的重量比功率,可达1500W/kg以上。

本实用新型涉及到一种采用透明可卷曲聚酰亚胺薄膜作基体制成的非晶硅太阳电池。
背景技术
目前尚没有一种可卷曲的太阳电池板,使其可安装于任何曲面建筑物上。
发明内容
为解决前述问题,本实用新型提供一种柔性非晶硅薄膜太阳电池,太阳电池的结构层依次是,聚酰亚胺薄膜作基体/ITO导电薄膜为正极/P型非晶硅/本征型非晶硅/n型非晶硅/铝膜为负极/光聚树脂。
聚酰亚胺薄膜的厚度小于0.1mm,其透光率要达93%。
ITO导电薄膜层是用磁控溅射,在聚酰亚胺薄上在真空室中沉积形成厚约0.8μm层。
铝膜层是采用磁控溅射制成,其厚度约1μm。
光聚树脂是滚涂生长在铝膜表面上。
本实用新型的优点是,这种特殊结构的非晶硅电池,具有可卷曲的优点,其曲率半径可小于5mm,卷曲300次以上不会影响其使用寿命;高效率:由于采用特殊的结构,其初始效率高于8%(AM 1.5,100mW/cm 2,25℃);极高的重量比功率,可达1500W/kg以上;极强的抗辐射能力,如采用1MeV,通量达1015电子/cm2电子辐照,其抗辐照能力要比单晶硅太阳电池强100倍以上。

具体实施方式
请参阅附图所示,图中的1是一种透光率超过93%的耐高温聚酰亚胺薄膜,其可耐300℃以上高温,表面不平整度小于1μm,具有耐紫外,耐各种宇宙射线辐照的能力,作为非晶硅太阳电池的基体;2是电池的正极,材料是ITO薄膜,采用磁控溅射的办法在真空室中沉积,其电阻率小于10Ω-cm,透光率高于92%,厚度约0.8μm;3、4、5是非晶硅太阳电池,采用PECVD方法在真空反应室内沉积,先制P型层,后制本征层,再制N型层;6是电池的负极,材料是铝膜,采用磁控溅射的办法制成,其厚度约1μm;7是一层光聚树脂, 采用滚涂方法生长在6表面上,再采用紫外线照射固化,其厚度约1-5μm;是一种耐腐蚀的树脂,对非晶太阳电池起保护作用,同时可以与多种材料粘接。
如附图所示,太阳光通过高透光率的1层和导电透光的2层进入由pin三层半导体非晶硅薄膜制成的太阳电池内,产生光生电流和约0.8-0.9伏的电压,其能量分别通过2和6引出,为外电路供电。

1.一种柔性非晶硅薄膜太阳电池,其特征在于:该太阳电池的结构层依次是,  聚酰亚胺薄膜作基体/ITO导电薄膜为正极/P型非晶硅/本征型非晶硅/n型非晶硅/铝膜为负极/光聚树脂。
2.按权利要求1所述的柔性非晶硅薄膜太阳电池,其特征在于:聚酰亚胺薄膜的厚度小于0.1mm,其透光率要达93%。
3.按权利要求1所述的柔性非晶硅薄膜太阳电池,其特征在于:ITO导电薄膜层厚度约0.8μm层。
4.按权利要求1所述的柔性非晶硅薄膜太阳电池,其特征在于:铝膜层厚度约1μm。
5.按权利要求1所述的柔性非晶硅薄膜太阳电池,其特征在于:光聚树脂是滚涂生长在铝膜表面上。
