本发明属于材料技术领域,本发明涉及一种In-48Sn-xCuZnAl复 合钎料的制备方法及其在3D封装领域的应用。
背景技术
In-48Sn共晶焊料由于具有低熔点(118℃)、高延展性和长疲劳 寿命等特点,被广泛用于柔性电子器件。此外,In-48Sn共晶焊料还 经常被应用于一些特定的领域,如热敏器件、玻璃上的芯片粘接、激 光芯片粘接、光伏(PV)和阶梯焊接序列。然而,由于In-48Sn共晶焊料的机械强度低,其开发和应用受到限制。
近年来,通过添加Ag、Cu和Zn等元素,开展了大量的研究,以 改善In-48Sn共晶焊料的微观结构、热力学性能和机械性能。Han等人 [Microstructure and mechanicalproperties of the In-48Sn-xAg low-temperature alloy.J Mater Sci,2 55(2020).]报道,在In-48Sn共晶合 金中加入0.5-1.5wt.%的Ag,可大大增强其伸长率,而In-48Sn-xAg合 金的拉伸强度没有明显增强。Shen等人[Effect of Cu addition on themicrostructure and mechanical properties of In-Sn-based low-temperaturealloy.Mat Sci Eng B-Adv.C 804(2021).]也研究了Cu元素对In-48Sn合 金的影响。结果发现,与In-48Sn合金相比,In-48Sn-xCu合金表现出 两倍以上的伸长率和1.5倍的拉伸强度。Wang等人[Effect of Zinc Addition on the Microstructure,Thermal andMechanical Properties of Indium-Tin-xZinc Alloys.J Electron Mater.2 48(2018)]发现,加入Zn 元素后,In-48Sn共晶焊料的熔点从118℃降低到108.32℃。然而,他 们并没有调查焊料和基板之间的连接情况。
以前的研究表明,在焊料,如Sn、Sn-58Bi和Sn-Ag-Cu,中加入 Cu-Zn-Al颗粒,是改善焊点性能的一种有效方法。Sun等人[Effect of addition of CuZnAl particle on theproperties of Sn solder joint.J Mater Process Tech.11 278(2019)]研究了添加Cu-Zn-Al颗粒对Sn/Cu焊点的 熔化温度、润湿性和机械强度的影响。结果表明,焊点的熔化温度略 有降低,而润湿性和剪切强度则明显增强。加入Cu-Zn-Al颗粒后,焊 点的IMC层的生长受到抑制,Cu6Sn5的晶粒取向变得更加随机。Yang 等人[ Effects of CuZnAl Particleson Properties and Microstructure of Sn-58Bi Solder.Materials.5 10(2017).]发现,加入Cu-Zn-Al颗粒后, Sn-58Bi焊料的润湿性和微观结构得到明显改善。加入0.2wt.%的 Cu-Zn-Al颗粒后,Sn-58Bi焊料的铺展面积增加了13.9%,IMC层的厚 度从1.62μm下降到1.03μm。Sn-58Bi-xCuZnAl焊料的熔点与共晶 Sn-58Bi焊料的熔点接近。Zhang等人[Microstructures,interface reaction,and properties of Sn–Ag–Cu and Sn–Ag–Cu–0.5CuZnAl solders on Fe substrate.J Mater Sci-Mater El.9 31(2020)]在铁基材上的 Sn-3.8Ag-0.7Cu焊料中加入了0.5wt.%的Cu-Zn-Al颗粒。结果表明,添 加Cu-Zn-Al颗粒可以降低界面FeSn2 IMC层的增长速度和元素扩散系 数。此外,Sn-3.8Ag-0.7Cu/Fe焊点的Von Mises应力和等效蠕变应变 都随着Cu-Zn-Al颗粒的加入而下降。然而,关于Cu-Zn-Al颗粒对Cu/In-48Sn/Cu焊点性能影响的研究却鲜有报道。本发明研究了添加 Cu-Zn-Al颗粒对In-48Sn复合焊料的润湿性和微观结构的影响。测量 了横断面IMC层的厚度和复合焊点的剪切强度。
发明内容
本发明的目的在于克服现有技术中的不足,提供一种 In-48Sn-xCuZnAl复合钎料的制备方法及其在3D封装领域的应用。
本发明的另一个目的是提供一种In-48Sn-xCuZnAl复合钎料的制 备方法及其在3D封装领域的应用。
实现本发明目的(1)的技术解决方案为:一种In-48Sn-xCuZnAl 复合钎料,由Cu-Zn-Al颗粒和In-48Sn共晶焊膏组成。
优选地,所述In-48Sn-xCuZnAl复合钎料中,Cu-Zn-Al颗粒的加 入量为In-48Sn-xCuZnAl复合钎料重量的0-1.0%;进一步优选为 0-0.6%,更优选为0.2%。本发明惊奇的发现,当控制Cu-Zn-Al颗粒 的加入量时,可以改变In-48Sn复合钎料焊点的润湿性、微观结构和 剪切性能,尤其是限定为0.2%时,综合性能最为优异, Cu/In-48Sn-0.2CuZnAl/Cu焊点的剪切强度高达16.8MPa。
优选地,所述In-48Sn-xCuZnAl复合钎料中,Cu-Zn-Al颗粒的尺 寸约为0.5μm;颗粒中的Cu、Zn和Al的质量分数分别约为70%、 27%和3%。
根据本发明的另一个方面,本发明提供了一种In-48Sn-xCuZnAl 复合钎料的制备方法,在In-48Sn共晶焊膏中加入不同重量百分比的 Cu-Zn-Al颗粒在坩埚中搅拌即得。
优选地,所述搅拌时间为2h。
优选地,所述Cu-Zn-Al颗粒的加入量为In-48Sn-xCuZnAl复合 钎料重量的0-0.6%,更优选为0.2%。
根据本发明的又一个方面,本发明提供了一种In-48Sn-xCuZnAl 复合钎料的用途,用于3D封装领域。
本发明具有如下有益效果:
1)本发明首次在In-48Sn共晶焊膏引入Cu-Zn-Al颗粒形成 In-48Sn-xCuZnAl复合钎料;
2)本发明对Cu-Zn-Al颗粒的添加量对形成的复合钎料焊点的润 湿性、微观结构和剪切性能的影响做了进一步研究,引入Cu-Zn-Al 颗粒后焊点的断裂模式由韧性脆性混合断裂变为韧性断裂、尤其是焊 点的剪切强度高达16.8MPa。

具体实施方式
实施例中Cu-Zn-Al颗粒的尺寸约为0.5μm。颗粒中的Cu、Zn 和Al的质量分数分别约为70%、27%和3%。通过在In-48Sn共晶焊 膏中加入不同重量百分比的Cu-Zn-Al颗粒,得到In-48Sn-xCuZnAl(x=0,0.1,0.2,0.4,0.6wt.%,以Cu-Zn-Al为In-48Sn-xCuZnAl的重量百分比计算)复合焊料。为了使焊料与颗粒充分混合,复合焊料在 坩埚中搅拌了2小时。
In-48Sn-xCuZnAl复合焊料的润湿性是通过接触角和扩散系数来 评价的。将约0.23(±1%)克In-48Sn-xCuZnAl焊料置于25mm×25 mm×0.1mm的铜板中心,在160℃的峰值温度下进行回流焊接。冷却到室温后,沿铜片中心线切割试样得Cu/In-48Sn-xCuZnAl复合焊 点,用GX51奥林巴斯光学显微镜观察截面。测量焊点的接触角、扩 散区直径和高度。扩散系数K的计算方法如下。

Cu/In-48Sn-xCuZnAl/Cu复合钎料焊点的微观结构和界面IMCs 层形态是通过配备能量分散光谱(EDS)的INSPECT S50扫描电子 显微镜(SEM)观察的。用X-act INCA150XRD检测In-48Sn复合 焊料中的析出相,并在30°-90°范围内以2°/min的扫描速度进行。InSn4 相的平均晶粒尺寸和IMCs层的平均厚度由Image-Pro Plus软件测量。 IMCs层的平均厚度是通过IMCs层的总面积除以界面IMCs层的长度 来计算。InSn4相的平均晶粒尺寸是通过相的尺寸之和除以相的数量而得到的。
Cu/In-48Sn-xCuZnAl/Cu复合焊点的剪切强度是由UTMS 5305电 子万能试验机以0.2mm/min的拉伸速率进行测试,焊点的厚度约为 50μm。剪切试验的基体尺寸分别为12.00毫米×12.00毫米×3.93毫米 和10.00毫米×10.00毫米×4.00毫米。剪切数据的平均值是在测试三 次后取得的。用SEM观察了复合焊点的剪切断裂的显微照片。
一、Cu-Zn-Al添加量对In-48Sn-xCuZnAl复合焊料润湿性的影响
润湿性作为电子产品可靠性的一个关键因素,在焊料与基材的结 合中起着重要作用。图1显示了In-48Sn-xCuZnAl(x=0-0.6)复合焊 料的润湿性。
结果表明,加入适量的Cu-Zn-Al颗粒后,In-48Sn焊料的润湿性 得到改善。In-48Sn焊料的接触角和扩散系数分别约为27.1°和87.8%。 随着Cu-Zn-Al颗粒含量的增加,接触角先下降后上升,而扩散系数 先上升后下降。当Cu-Zn-Al颗粒的含量为0.2wt.%时,接触角达到最 小值18.6°,铺展系数达到最大值92.9%。部分颗粒倾向于积聚在焊 料的表面打破固、液、气之间的平衡,因此焊料的表面张力被降低, 焊料的润湿性得到改善。
此外,过量的Cu-Zn-Al颗粒抑制了液体焊料的流动,降低了 In-48Sn焊料的润湿性。因此,当Cu-Zn-Al含量为0.2wt.%时,焊料 的润湿性得到了最明显的提高。
二、Cu-Zn-Al添加量对In-48Sn-xCuZnAl复合焊料显微结构的影 响
图2展示了In-48Sn-xCuZnAl(x=0-0.6)复合焊料的微观结构。 In-48Sn复合焊料的微观结构由片状结构富Sn相和富In相的基体组 成(如图2(a)所示)。根据以前的相关研究,已知富Sn是伪体心 四边形结构的γ-InSn4,而富In相是六边形结构的β-In3Sn。
随着Cu-Zn-Al颗粒含量的增加,In-48Sn-xCuZnAl(x=0-0.6)复 合焊料的微观结构首先被细化,然后变粗。图3测量了 In-48Sn-xCuZnAl(x=0-0.6)复合焊料中γ-InSn4相的平均尺寸。结 果显示,加入Cu-Zn-Al颗粒后,γ-InSn4相的平均尺寸有所减少。 In-48Sn焊料中的γ-InSn4相的平均尺寸约为18.3μm,加入0.2wt%的 Cu-Zn-Al颗粒后,它被降低到最小为10.5μm。根据非平衡结晶理论, 具有高熔点的Cu-Zn-Al颗粒可以优先析出并分散分布在焊料中,作 为焊接过程中的异质成核点。因此,Cu-Zn-Al颗粒的加入细化了 γ-InSn4相的尺寸。
当Cu-Zn-Al颗粒的含量达到0.6wt.%时,γ-InSn4相的平均尺寸 逐渐增加到14.5μm。过量的Cu-Zn-Al颗粒的加入导致了团聚效应, 抑制了液态焊料的流动性,在焊接过程中很难发挥成核点的作用。因 此,In-48Sn-xCuZnAl(x=0.4-0.6)焊料的微观结构会变粗。因此, 当In-48Sn焊料中加入0.2wt%的Cu-Zn-Al颗粒时,γ-InSn4相的平均尺寸最小。在In-48Sn-0.6CuZnAl复合焊料上可以观察到深灰色的块 状IMCs相(如图2(e)所示)。根据第1点的EDS光谱,深灰色的 IMC可能是Cu2(In,Sn)相。图4显示了In-48Sn-0.6CuZnAl复合 焊料的XRD图案。结果显示,除了β-In3Sn和γ-InSn4相之外,还检 测到了Cu2(In,Sn)相、Zn和Al相。
图5显示了Cu/In-48Sn-xCuZnAl(x=0-0.6)复合焊点的IMCs层 的横截面图。实验结果表明,界面上的IMCs厚度随着Cu-Zn-Al颗 粒含量的增加而减少。In-48Sn复合焊点的界面IMC形态如图5(a) 所示。结果显示,部分IMC生长到复合焊料的内部。随着Cu-Zn-Al 颗粒含量的增加,Cu/In-48Sn-xCuZnAl(x=0.1-0.6)复合焊料的界面 IMC逐渐变得更平。以前的研究显示,IMC层和焊料之间的接触面 积越小,界面IMC的表面自由能越低。图5(e)显示了 In-48Sn-0.6CuZnAl复合接头的界面IMC形态。与In-48Sn复合接头相比,加入0.6重量%的Cu-Zn-Al颗粒后,界面IMC层与复合焊料 之间的接触面积减少。结果表明,添加Cu-Zn-Al颗粒可以降低界面 IMC的自由能。第2点的EDS结果显示在图5(f)中。根据元素比例,推测界面IMC是Cu2(In,Sn)。为了进一步分析元素分布,Cu/ In-48Sn-0.2CuZnAl复合焊点的元素图谱显示在图6。In和Sn来自 In-48Sn焊料基体。Cu来自Cu基体和Cu-Zn-Al颗粒,而Zn和Al 来自Cu-Zn-Al颗粒。根据Al元素的分布,我们发现一些Cu-Zn-Al 颗粒分布在In-48Sn焊料的相界处。
测得的IMC的平均厚度如图7所示。Cu/In-48Sn复合焊点的IMCs 层厚度约为11.8μm,加入Cu-Zn-Al颗粒后,其厚度有所减少。 Cu/In-48Sn-0.6CuZnAl焊点得到的最小IMC层厚度约为8.1μm。结果表明,添加Cu-Zn-Al颗粒抑制了Cu/In-48Sn界面IMC的生长。一方 面,Cu-Zn-Al颗粒可以吸附在IMC晶粒的晶界上,阻碍了Cu元素 从Cu基体向In-48Sn焊料的扩散。另一方面,具有高表面活性的 Cu-Zn-Al颗粒会吸附在IMC晶粒的表面,减少IMC晶粒的生长驱动 力。根据界面的表面自由能表达式。
其中,k是界面IMC Cu2(In,Sn)晶粒的第k个平面,是吸附 Cu-Zn-Al粒子后的平面张力,是没有吸附Cu-Zn-Al粒子的初始平面 k的表面张力,是粒子在平面k的吸附量,c是Cu-Zn-Al粒子的浓度, R是气体常数,T是绝对温度,Ak是平面k的面积。在IMC晶粒表 面吸收的Cu-Zn-Al颗粒越多,IMC晶粒的表面自由能就越小,整个 系统就越稳定。

这表明,Cu-Zn-Al颗粒含量越高,颗粒在IMC晶粒表面的吸附 量越大,整个界面IMC的表面自由能越低。因此,Cu-Zn-Al颗粒的 加入导致了Cu/In-48Sn界面IMC厚度的减少,在Cu-Zn-Al颗粒含量 为0.6%时,界面IMC厚度达到最小。
三、Cu-Zn-Al添加量对In-48Sn-xCuZnAl复合焊点的剪切强度的 影响
图8展示了Cu/In-48Sn-xCuZnAl/Cu(x=0-0.6)复合焊点的剪切 强度。实验结果表明,添加Cu-Zn-Al颗粒可以提高Cu/In-48Sn/Cu复合焊点的剪切强度。Cu/In-48Sn/Cu焊点的剪切强度约为8.6MPa。 加入0.2wt%的Cu-Zn-Al颗粒后,焊点的剪切强度达到最大值约 16.8MPa。复合焊点剪切强度的提高主要归因于分散强化和晶粒细化 强化。一方面,一些具有高显微硬度的Cu-Zn-Al颗粒分布在In-48Sn 焊料的相界处(如图6所示),阻碍了剪切变形过程中相界的滑动。另一方面,具有高熔化温度的Cu-Zn-Al颗粒可以为In-48Sn焊料的 凝固提供成核点,从而使复合焊料的微观结构得到细化。在 In-48Sn-0.2CuZnAl焊料的细小的微观结构中存在大量的相界。因此,在剪切过程中,位错运动受到强烈阻碍,焊点的剪切强度得到提高。 此外,通过Cu/In-48Sn-0.2CuZnAl复合焊点获得了厚度为9.3μm的 合适的IMCs层,它可以在焊料和Cu基材之间提供良好的结合能力, 从而提高焊点的结合强度。进一步增加Cu-Zn-Al颗粒的含量, Cu/In-48Sn-0.6CuZnAl/Cu焊点的剪切强度下降到约14.1MPa。添加过 量的Cu-Zn-Al颗粒在冷却和凝固过程中往往会结块,导致焊点的微 观结构变粗。这不利于承受焊点的相对较大的应力。因此,焊点的剪切强度下降。
图9展示了Cu/In-48Sn-xCuZnAl/Cu(x=0-0.6)焊点的断裂形态。 Cu/In-48Sn/Cu焊点的断裂呈现阶梯状形态,且有少量的韧窝,断裂 模式是韧性脆性混合断裂。在断裂表面检测到了β-In3Sn相和γ-InSn4 相,而Cu2(In,Sn)相没有检测到,说明断裂位于复合焊点内部。与坚 硬的锡基焊点不同,相对柔软的In-48Sn焊料可以通过允许足够的塑 性变形来释放焊点内的剪切引起的应力。在剪切过程中,只有相对小部分的应力可以从焊点内部转移到界面区域。因此,断裂位于焊点内 部。与Cu/In-48Sn/Cu焊点相比,Cu/In-48Sn-0.2CuZnAl/Cu焊点的断 裂形态具有数量增加和尺寸缩小的凹痕,断裂模式为韧性断裂。根据 EDS扫描分析的结果,韧窝的底部是较硬的InSn4相,而撕裂棱的边 缘是柔软的In3Sn相。在Cu/In-48Sn-0.6CuZnAl/Cu焊点的断裂形态 上也可以观察到韧窝,断裂模式仍为韧性断裂。
综上,本发明研究了添加不同含量的Cu-Zn-Al颗粒对In-48Sn 复合钎料焊点的润湿性、微观结构和剪切性能的影响。结果表明, In-48Sn复合钎料焊点的润湿性被Cu-Zn-Al颗粒所改善。加入0.2wt.% 的Cu-Zn-Al颗粒后,接触角达到最小值约18.6°,扩散系数达到最大 值约92.9%。γ-InSn4相的平均尺寸从In-48Sn复合焊料中的18.3μm 减小到In-48Sn-0.2Cu-Zn-Al复合焊料中的10.5μm。In-48Sn复合焊点 的IMC层厚度随着Cu-Zn-Al颗粒含量的增加而减少,In-48Sn-0.6CuZnAl焊点的IMC层厚度最小,约为8.1μm。 Cu/In-48Sn/Cu焊点的剪切强度约为8.6MPa,当加入0.2wt.%的Cu-Zn-Al颗粒时,达到最大为16.8MPa。由于In-48Sn焊料的软性质, Cu/In-48Sn-xCuZnAl/Cu复合焊点的断裂位于焊点内部。加入 Cu-Zn-Al颗粒后,焊点的断裂模式由韧性脆性混合断裂变为韧性断 裂。

Claims (4)
1.一种In-48Sn-xCuZnAl复合钎料,由Cu-Zn-Al颗粒和In-48Sn共晶焊膏组成;
所述In-48Sn-xCuZnAl复合钎料中,Cu-Zn-Al颗粒的加入量为In-48Sn-xCuZnAl复合钎料重量的0.2%;
所述In-48Sn-xCuZnAl复合钎料中,Cu-Zn-Al颗粒的尺寸约为0.5μm;颗粒中的Cu、Zn和Al的质量分数分别约为70%、27%和3%。
2.一种权利要求1所述的In-48Sn-xCuZnAl复合钎料的制备方法,在In-48Sn共晶焊膏中加入不同重量百分比的Cu-Zn-Al颗粒在坩埚中搅拌即得。
3.根据权利要求2所述的方法,其特征在于:搅拌时间为2h。
4.一种权利要求1所述的In-48Sn-xCuZnAl复合钎料或权利要求3所述方法制备的In-48Sn-xCuZnAl复合钎料的用途,用于3D封装领域。
