Abstract
本发明涉及高亮度发光二极管外延片及其制备方法,包括衬底以及依次位于其上的低温氮化物缓冲层、非掺杂氮化物层、n型氮化物层、MO应力释放氮化物层、发光层、低温p型层、电子阻挡层、p型氮化物层;本发明通过TMG源粗体生长MO应力释放层,为后续发光层的生长提供应力释放,提升发光层的生长质量,降低大尺寸GaN层生长龟裂,提升发光二极管亮度。
Description
技术领域
本发明涉及一种高亮度发光二极管外延片及其制备方法,属于半导体光电器件领域。
背景技术
GaN基发光二极管LED是一种半导体发光器件,具有寿命长、能耗低、体积小、可靠性高等优点,成为目前最有前景的照明光源,是先导照明技术的一个重要趋势;但依然存在发光强度和效率低的问题,进一步提高LED的发光强度和光效是LED照明技术发展的目标。
目前GaN基半导体材料MOCVD外延都是异质衬底上生长的外延技术,由于衬底与外延层间的晶格与热膨胀失配导致外延生长的晶体材料位错密度较高及应力较大,容易出现翘曲裂纹等现象,这些位错在器件工作时表现为非辐射复合中心而影响器件效率,同时引起漏电流增大而使器件迅速老化,影响器件的工作效率及寿命,制约了其在半导体电子领域中的应用;另外,随着半导体照明与显示等市场发展,衬底需求越来越转向更大尺寸,大尺寸蓝宝石等异质衬底上GaN厚膜中残留的应力而导致的翘曲裂纹也是GaN异质外延技术难以克服的难题,这对GaN材料生长提出更大的困难与挑战。
目前国内外研究及生产工艺,采用量子阱发光层前设置低温氮化物插入层,通过低温氮化物插入层工艺控制释放应力,有效降低量子阱发光层生长应力,改善量子阱发光层的晶体质量,但低温插入层工艺需要设置最佳匹配温度,工艺调试控制过程复杂,且存在高温氮化物层需要大幅降温及降温后需升温至生长发光层温度的过程,降温过快,容易导致应力释放太快,外延片破裂,降温太慢增加程序运行时间,造成机台程序运行时间加长,生产成本增加。
鉴于LED照明技术中存在的发光强度和效率低的问题,同时面临异质衬底外延生长应力导致发光阱质量较差的生长技术挑战,所以有必要提出一种新外延结构改善量子阱发光层应力提高发光二极管发光强度和效率。
高纯金属有机化合物MO源是外延半导体化合物的关键材料和掺杂剂,常用重结晶、升华和精馏等方法提纯,为获得高纯MO源国内外相继发展了络合物组分、惰性添加剂排挤法、吸附法和加合物提纯法等,然而提纯工艺容易引入杂质元素、对设备密闭性要求高、安全性差、存在安全隐患等,加大MO源制备成本。
MO源的纯度越高,杂质越少,其产品质量越高,光电行业半导体材料外延生长一般对杂质元素纯度要求一般要大于6N(纯度99.9999%),然而评价MO源质量好坏最根本的是看使用该MO源外延所得产品的光电性能的好坏,是否满足器件性能要求以及成本的高低。
发明内容
本发明的目的是克服现有技术存在的不足,提供一种高亮度发光二极管外延片及其制备方法。
高亮度发光二极管外延片,特点是:包括衬底以及依次位于其上的低温氮化物缓冲层、非掺杂氮化物层、n型氮化物层、MO应力释放氮化物层、发光层、低温p型层、电子阻挡层、p型氮化物层。
进一步地,上述的高亮度发光二极管外延片,其中,所述衬底为蓝宝石、碳化硅、硅、氧化锌或氮化镓;
低温氮化物缓冲层为厚度20~60nm的非掺杂GaN层;
非掺杂氮化物层为厚度1~3μm的非掺杂GaN层;
n型氮化物为厚度为1~3μm的nGaN层,Si的掺杂浓度为1×1018cm-3~1×1020cm-3;
发光层为循环生长5~20对InGaN/GaN量子阱,阱的厚度为2~5nm,垒的厚度为3~20nm;
低温p型层为15~100nm的p型GaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
电子阻挡层为15~100nm的p型AlGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
p型氮化物层为50~200nm的pGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
进一步地,上述的高亮度发光二极管外延片,其中,所述MO应力释放氮化物层为厚度20~200nm的GaN层。
本发明高亮度发光二极管外延片的制备方法,包括以下步骤:
1)对衬底表面洁净处理;
2)在衬底上生长一层厚度为20nm~60nm的低温氮化物缓冲层,低温氮化物缓冲层为非掺杂GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为550℃~650℃,生长压力为600mbar~700mbar;
3)在低温氮化物缓冲层上生长厚度为1~3μm的非掺杂氮化物层,非掺杂氮化物层为非掺杂GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1200℃~1250℃,生长压力为250mbar~650mbar;
4)在非掺杂氮化物层上生长厚度为1~3μm的n型氮化物层,n型氮化物层为nGaN层,Si的掺杂浓度1×1018cm-3~5×1019cm-3;生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1200℃~1250℃,生长压力为100mbar~200mbar;
5)在n型氮化物层上生长厚度为20~200nm的MO应力释放氮化物层,MO应力释放氮化物层为GaN层,生长所需的Ga源为TMG源粗体,生长气氛为H2气氛,生长温度为800℃~1000℃,生长压力为200mbar~500mbar,Si的掺杂浓度5×1017cm-3~5×1019cm-3;
6)在MO应力释放氮化物层上生长发光层,共生长5~20对InGaN/GaN量子阱,阱的厚度为2~5nm,垒的厚度为3~20nm,生长所需的Ga源为TEG,In源为TMIn,生长气氛切换为N2气氛,生长温度为850℃~950℃,生长压力为300mbar~400mbar;
7)在发光层上生长厚度为15~100nm低温p型层,低温p型层为p型GaN层,生长所需的Ga源为TMG源,Mg源为Cp2Mg,生长气氛为H2气氛,生长温度为900℃~1000℃,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
8)在低温p型层上生长厚度为15~100nm的电子阻挡层,电子阻挡层为p型掺杂AlGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3,生长所需的Ga源为TMG源,Al源为TMAl,Mg源为Cp2Mg,生长气氛为N2气氛,生长温度为950℃~1050℃,生长压力为100mbar~200mbar;
9)在电子阻挡层上生长厚度为50~200nm的p型氮化物层,p型氮化物层为pGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3,生长所需的Ga源为TMG源,Mg源为Cp2Mg,生长气氛切换为H2气氛,生长温度为1050℃~1150℃,生长压力为450mbar~650mbar,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
更进一步地,上述的高亮度发光二极管外延片的制备方法,其中,步骤5),Ga源为TMG源粗体,纯度99.99~99.999%,是指合成纯化过程中未经过高纯化提纯工艺处理的TMG源,杂质元素浓度10~100ppm;
步骤2)~步骤4)以及步骤6)~步骤9)中使用的TMG、TMIn、TEG、TMAl、Cp2Mg源纯度不低于99.999%,是指合成纯化过程中经过高纯化提纯工艺的电子级源,杂质元素浓度小于1ppm。
本发明与现有技术相比具有显著的优点和有益效果,具体体现在以下方面:
本发明在n型氮化物层和发光层间通过TMG源切换TMG源粗体生长MO应力释放氮化物层,通过TMG源粗体的高的杂质掺杂制备外延生长位错密度较高晶体质量较差的MO源应力氮化物外延层,为后续发光层的生长提供应力释放,提升发光层的生长质量,降低大尺寸GaN层生长龟裂,提升发光二极管亮度和改善大电流下效率降低效应。
通过MOCVD工艺切换TMG源粗体,相较MOCVD外延低温氮化物插入层工艺调节控制应力方法,工艺简单,可控性强,同时,降低高纯TMG源的使用消耗,高温n型氮化物层降温至应力释放层工艺时间缩短,提高生产产能,降低GaN外延材料生长成本。

衬底1为蓝宝石、碳化硅、硅、氧化锌、氮化镓或其他材料衬底;
低温氮化物缓冲层2为厚度20~60nm的非掺杂GaN;
非掺杂氮化物层3为厚度1~3μm的非掺杂GaN层;
n型氮化物层4为厚度为1~3μm的nGaN层,Si的掺杂浓度1×1018cm-3~5×1019cm-3;
发光层6为循环生长5~20对InGaN/GaN量子阱,阱的厚度为2~5nm,垒的厚度为3~20nm;
低温p型层7为15~100nm的p型GaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
电子阻挡层8为15~100nm的p型AlGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
p型氮化物层9为50~200nm的pGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
实施例1
1)首先将衬底1在温度1200℃的H2氛围进行衬底表面洁净处理5min;
2)在衬底1上生长一层厚度25nm的低温氮化物缓冲层2,为非掺杂GaN,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为600℃,生长压力为650mbar;
3)在低温氮化物缓冲层2上生长一层2.5μm的非掺杂氮化物层3,为非掺杂GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1215℃,生长压力为300mbar;
4)在非掺杂氮化物层3上生长一层n型氮化物层4,厚度为2.5μm的nGaN层,Si的掺杂浓度5×1018cm-3,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1210℃,生长压力为150mbar;
5)在n型氮化物层4上生长MO应力释放氮化物层5,厚度为20nm的nGaN,生长所需的Ga源为TMG源粗体,生长气氛为H2气氛,生长温度为950℃,生长压力为300mbar,Si的掺杂浓度2×1018cm-3cm-3;
6)在MO应力释放氮化物层5上生长发光层6,共生长10对InGaN/GaN量子阱,阱的厚度为3nm,生长温度为850℃,生长压力为300mbar,垒的厚度为11nm,生长温度为950℃,生长压力为400mbar生长所需的Ga源为TEG,In源为TMIn,生长气氛切换为N2气氛;
7)在发光层6上生长低温p型层7,为50nm的p型GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为920℃,Mg掺杂浓度为2×1019cm-3;
8)在低温p型层7上生长一层厚度为25nm的电子阻挡层8,为p型掺杂AlGaN层,生长所需的Ga源为TMG源,Al源为TMAl,生长气氛为N2气氛,生长温度为1000℃,生长压力为150mbar。
9)在电子阻挡层8上生长一层p型氮化物层9,为80nm的pGaN层,生长所需的Ga源为TMG源,生长气氛切换为H2气氛,生长温度为1100℃,生长压力为500mbar,Mg掺杂浓度为5×1019cm-3。
实施例2
与实施例1不同之处在于:MO应力释放氮化物层5,nGaN的厚度为100nm,发光层阱的厚度为4nm,垒的厚度为12.5nm。
通过MO应力释放层厚度调整,更好释放发光层应力,提高发光层生长质量,量子阱厚度调整更好地俘获电子空穴对,提高发光载流子复合发光,提高外延片亮度,降低大电流下引起的发光效率降低效应。
实施例3
与实施例1不同之处在于:MO应力释放氮化物层5,厚度为200的nGaN,发光层阱的厚度为4nm,垒的厚度为13.5nm。
通过MO应力释放层厚度调整,更好释放发光层应力,提高发光层生长质量,量子阱厚度调整更好地俘获电子空穴对,提高发光载流子复合发光,提高外延片亮度,降低大电流下引起的发光效率降低效应。
实施例4
与实施例1不同之处在于:MO应力释放氮化物层5,厚度为150的nGaN,Si的掺杂浓度8×1018cm-3,通过MO应力释放层厚度调整可以提高Si掺,在更好释放发光层应力的同时,改善芯片抗静电能力,降低芯片电压。
面积1mm2的蓝光(456nm)芯片,常规没有MO原应力释放层的1000mA下的发光效率相对峰值效率衰减46.5%,对应实施例1、实施例2)、实施例3衰减分别为32.5%、30.9%和29.8%,发光效率降低效应改善,实施例4厚度和掺杂调整相对实施例1,电压降低0.03V,抗静性能ESD提升2%。
本发明通过MO应力释放层厚度调整,可以匹配不同厚度的发光层,一方面更好释放发光层应力,可以提高发光层生长质量,另一方面量子阱厚度调整更好地俘获电子空穴对,提高发光载流子复合发光,提高外延片亮度,降低大电流下引起的发光效率降低效应。

Claims (10)
1.高亮度发光二极管外延片,其特征在于:包括衬底(1)以及依次位于其上的低温氮化物缓冲层(2)、非掺杂氮化物层(3)、n型氮化物层(4)、MO应力释放氮化物层(5)、发光层(6)、低温p型层(7)、电子阻挡层(8)、p型氮化物层(9)。
2.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述衬底(1)为蓝宝石、碳化硅、硅、氧化锌或氮化镓。
3.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述低温氮化物缓冲层(2)为厚度20~60nm的非掺杂GaN层;
非掺杂氮化物层(3)为厚度1~3μm的非掺杂GaN层;
n型氮化物层(4)为厚度为1~3μm的nGaN层,Si的掺杂浓度为1×1018cm-3~1×1020cm-3。
4.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述MO应力释放氮化物层(5)为厚度20~200nm的GaN层。
5.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述发光层(6)为循环生长5~20对InGaN/GaN量子阱,阱的厚度为2~5nm,垒的厚度为3~20nm。
6.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述低温p型层(7)为15~100nm的p型GaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
7.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述电子阻挡层(8)为15~100nm的p型AlGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
8.根据权利要求1所述的高亮度发光二极管外延片,其特征在于:所述p型氮化物层(9)为50~200nm的pGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
9.权利要求1所述的高亮度发光二极管外延片的制备方法,其特征在于:包括以下步骤:
1)对衬底(1)表面洁净处理;
2)在衬底(1)上生长一层厚度为20nm~60nm的低温氮化物缓冲层(2),低温氮化物缓冲层(2)为非掺杂GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为550℃~650℃,生长压力为600mbar~700mbar;
3)在低温氮化物缓冲层(2)上生长厚度为1~3μm的非掺杂氮化物层(3),非掺杂氮化物层(3)为非掺杂GaN层,生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1200℃~1250℃,生长压力为250mbar~650mbar;
4)在非掺杂氮化物层(3)上生长厚度为1~3μm的n型氮化物层(4),n型氮化物层(4)为nGaN层,Si的掺杂浓度1×1018cm-3~5×1019cm-3;生长所需的Ga源为TMG源,生长气氛为H2气氛,生长温度为1200℃~1250℃,生长压力为100mbar~200mbar;
5)在n型氮化物层(4)上生长厚度为20~200nm的MO应力释放氮化物层(5),MO应力释放氮化物层(5)为GaN层,生长所需的Ga源为TMG源粗体,生长气氛为H2气氛,生长温度为800℃~1000℃,生长压力为200mbar~500mbar,Si的掺杂浓度5×1017cm-3~5×1019cm-3;
6)在MO应力释放氮化物层(5)上生长发光层(6),共生长5~20对InGaN/GaN量子阱,阱的厚度为2~5nm,垒的厚度为3~20nm,生长所需的Ga源为TEG,In源为TMIn,生长气氛切换为N2气氛,生长温度为850℃~950℃,生长压力为300mbar~400mbar;
7)在发光层(6)上生长厚度为15~100nm低温p型层(7),低温p型层(7)为p型GaN层,生长所需的Ga源为TMG源,Mg源为Cp2Mg,生长气氛为H2气氛,生长温度为900℃~1000℃,Mg掺杂浓度为1×1019cm-3~5×1020cm-3;
8)在低温p型层(7)上生长厚度为15~100nm的电子阻挡层(8),电子阻挡层(8)为p型掺杂AlGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3,生长所需的Ga源为TMG源,Al源为TMAl,Mg源为Cp2Mg,生长气氛为N2气氛,生长温度为950℃~1050℃,生长压力为100mbar~200mbar;
9)在电子阻挡层(8)上生长厚度为50~200nm的p型氮化物层(9),p型氮化物层(9)为pGaN层,Mg掺杂浓度为1×1019cm-3~5×1020cm-3,生长所需的Ga源为TMG源,Mg源为Cp2Mg,生长气氛切换为H2气氛,生长温度为1050℃~1150℃,生长压力为450mbar~650mbar,Mg掺杂浓度为1×1019cm-3~5×1020cm-3。
10.根据权利要求9所述的高亮度发光二极管外延片的制备方法,其特征在于:步骤5),Ga源为TMG源粗体,纯度99.99~99.999%,是指合成纯化过程中未经过高纯化提纯工艺处理的TMG源,杂质元素浓度10~100ppm;
步骤2)~步骤4)以及步骤6)~步骤9)中使用的TMG、TMIn、TEG、TMAl、Cp2Mg源纯度不低于99.999%,是指合成纯化过程中经过高纯化提纯工艺的电子级源,杂质元素浓度小于1ppm。
