发光二极管主要使用的半导体材料通常为周期表中三族元素及五族元素所构成的合金化合物,通过不同材料的选用,电子/电洞所占的能阶会有所不同,能阶的高低差将影响电子/电洞结合后光子能量而产生不同波长的光,亦即可发出不同颜色的光,例如红光、橙光、黄光、绿光、蓝光或紫外光等,并可通过不同颜色的发光二极管的光源混合产生不同颜色。
现有的发光二极管磊晶结构大多仅具有单一发光层,少数设计至多具有二发光层,因此只能发出单一或两种波长的光,而其发光波长受限于材料特性影响,所能涵盖频谱范围相当有限。当需要产生的发光波段种类增加,则必须对应增加所需使用的不同发光二极管数量,以期能混合出所需的光。
发明内容
基于上述目的,本发明提供一种多波长发光二极管磊晶结构,其包含基板以及至少三个发光元件。至少三个发光元件层叠地设置于基板上。相邻的二个发光元件中,设置于较接近出光面的发光元件的能隙比设置于较远离出光面的发光元件的能隙高。
可选地,每一发光元件包含发光层,发光层具有多重量子井结构。
可选地,至少一发光元件进一步包含第一包覆层和第二包覆层,第一包覆层和第二包覆层位于以发光层为基准而相对的二侧,使发光层位于第一包覆层和所述第二包覆层之间,第一包覆层与第二包覆层的厚度相异。
可选地,至少一发光元件进一步包含第一包覆层和第二包覆层,第一包覆层和第二包覆层位于以发光层为基准而相对的二侧,使发光层位于第一包覆层和所述第二包覆层之间,第一包覆层与第二包覆层的厚度相同。
可选地,相邻且分别设置有第一包覆层及第二包覆层的二个发光元件中,设置于较接近出光面的发光元件的第一包覆层及第二包覆层的折射率比设置于较远离出光面的发光元件的第一包覆层及第二包覆层的折射率高,且同一发光元件中,第一包覆层及第二包覆层中较接近出光面的一个的折射率比较远离出光面的另一个高。
可选地,第一包覆层及第二包覆层分别对应为电子/电洞注入层、电子/电洞传输层、电子/电洞局限层或其组合。
可选地,发光层、第一包覆层及第二包覆层分别独立地包含选自由铝、镓、铟、氮、砷及磷所组成的群组中的材料。
可选地,本发明的多波长发光二极管磊晶结构的发光波段为紫外光或红外光。
可选地,相邻设置的第一包覆层及第二包覆层的总厚度不超过1μm。
可选地,基板包含转置基板或再生基板。
可选地,基板与邻近基板的发光元件之间还设置有黏合层。
根据本发明提供的多波长发光二极管磊晶结构,仅需单一发光二极管即可同时发出若干种不同激发光谱范围的光,而可同时涵盖更广的发光频谱范围。

具体实施方式
本发明的技术特征、内容与优点,将参照实施例及所附附图进行更详细地描述如下。其中,所绘制的附图仅为示意及辅助说明书使其更容易理解之用,并非必然为本发明实施后的真实比例与精准配置,故不应就其比例与配置关系局限本发明的范围。
请参阅图1,其为本发明的多波长发光二极管磊晶结构的第一实施例示意图。如图所示,本发明的多波长发光二极管磊晶结构1包含基板10、以及三个发光元件,分别为第一发光元件21、第二发光元件22和第三发光元件23。第一发光元件21、第二发光元件22和第三发光元件23依序堆叠堆叠设置于基板10上,各发光元件于接收到符合对应自身材料发光的半导体能隙的能量时发光。
本发明的任意二个相邻的发光元件中,设置于较接近出光面W1的发光元件的能隙比设置于较远离出光面的发光元件的能隙高,也就是说,在本实施例中,设置于较接近出光面W1的第三发光元件23的能隙比设置于较远离出光面W1的第二发光元件22的能隙高,而设置于较接近出光面W1的第二发光元件22的能隙又比设置于较远离出光面W1的第一发光元件21的能隙高。在本实施例中,第一发光元件21、第二发光元件22和第三发光元件23的能隙为0.640eV至1.707eV之间,较佳为0.512eV至5.12eV之间。本发明的多波长发光二极管磊晶结构通过将各发光元件的发光能隙分布为朝出光面阶梯式地递增的设计,可减少离出光面较远的发光元件所发出的光的被吸收量,亦即可避免短波长(高能隙)光源在穿透第一层时就被吸收掉,以提高出光率。
本发明的磊晶方法可包含目前已知的液相沉积磊晶法(Liquid Phase Epitaxy,LPE)、气相磊晶法(Vapor Phase Epitaxy,VPE)、金属有机化学气相磊晶法(Metal OrganicChemical-Vapor Deposition,MOCVD)、分子束磊晶法((Molecular Beam Epitaxy,MBE)等。
所选用的基板10的材质可包含蓝宝石(Al2O3)、钻石(C)、硅(Si)、碳化硅(SiC)、氮化铝(AlN)、铝氮化镓(AlGaN)、砷化镓(GaAs)、磷化镓(GaP)氮化镓(GaN)及氧化锌(ZnO)中至少一种材料或其他替代性材料。
在本实施例中,发光元件的材料可选自铝(Al)、镓(Ga)、铟(In)、氮(N)、砷(As)及磷(P)所组成的群组中的三五族半导体。举例而言,所选的材料可为二元的GaP、GaAs、GaN、InP;三元的AlGaAs、AlGaP、AlInP、GaAsP、InGaP、InGaAs、InGaN、AlGaN;甚至是四元的AlInGaP、AlInGaN、AlInGaAs、InGaAsP等中一种或多种组合,但本发明所选用的材料并不限于此。
在本实施例中,第一发光元件21、第二发光元件22和第三发光元件23分别仅包含发光层,发光层可具有多重量子井结构(Multiple Quantum Well,MQW)。其中,多重量子井结构中包含若干层彼此交替堆叠的井层及/或阻障层。在本实施例中,井层设置在阻障层之间,交替堆叠的井层及阻障层的堆叠层数为低于50层,较佳为10至40层。
请参阅图2,其为本发明的多波长发光二极管磊晶结构的第二实施例示意图。如图所示,其与图1的实施例的主要差异在于:第一发光元件21由第一包覆层一211、第一发光层212及第二包覆层一213所构成。其中,第一发光层212与第二发光元件22的发光层及第三发光元件23的发光层一样具有多重量子井结构,第三发光元件23的发光层的能隙大于第二发光元件22的发光层的能隙,且第二发光元件22的发光层的能隙大于第一发光层212。
在本实施例中,第一发光元件21包含第一包覆层一211,以及相对于第一包覆层一211设置于第一发光层212的另一侧的第二包覆层一213。其中,第一发光元件21中较接近出光面W1的第二包覆层一213的折射率比较远离出光面W1的第一包覆层一211的折射率高。本案通过将包覆层的折射率设置为朝出光面W1阶梯式递增,可进一步避免各个发光元件所发出的光,在远离出光面W1较远的层面就反射过多,且可减少离出光面W1较远的光源的被反射量,进而提高出光率。其中,就本实施例中第一包覆层一211及第二包覆层一213的折射率分布而言,第一包覆层一211及第二包覆层一213的折射率可设置为1至5之间。
第一包覆层一211及第二包覆层一213分别对应为电子/电洞注入层、电子/电洞传输层、电子/电洞局限层或其组合。第一包覆层一211、第二包覆层一213及第一发光层212的构成材料可选自如图1所描述的发光元件的材料,且第一包覆层一211和第二包覆层一213互为p型/n型半导体。
在本实施例中,第一发光层212和第二发光元件22的发光层和第三发光元件23的发光层的发光波段在200nm至2000nm之间,较佳为在范围内的紫外光或红外光,或在600nm至1800nm之间,更佳为在600nm至1800nm内的红外光。且各发光元件的发光层波段设置为朝出光面阶梯式递增,进一步减少离出光面较远的发光元件所发出的光的被吸收量,以提高出光率。
请进一步参阅图3,其为本发明的多波长发光二极管磊晶结构的第三实施例示意图。如图所示,其与第一实施例的主要差异在于:第一发光元件21由第一包覆层一211、第一发光层212及第二包覆层一213所构成,而第一发光元件22由第一包覆层二221、第二发光层222及第二包覆层二223所构成。其中,第一发光层212和第二发光层222与第三发光元件23的发光层一样具有多重量子井结构,第三发光元件23的发光层的能隙大于第二发光层222的能隙,且第二发光层222的能隙大于第一发光层212的能隙。
在本实施例中,设置于较接近出光面W1的第二发光元件22的第一包覆层二221及第二包覆层二223的折射率比设置于较远离出光面W1的第一发光元件21的第一包覆层一211及第二包覆层一213的折射率高,且同一发光元件中,较接近出光面的第二包覆层二223的折射率比较远离出光面第一包覆层二221的折射率高,而较接近出光面的第二包覆层一213的折射率又比较远离出光面第一包覆层一211的折射率高。也就是说,折射率大小分别为第二包覆层二223>第一包覆层二221>第二包覆层一213>第一包覆层一211。
各包覆层的折射率可通过调整掺杂不同折射率的材料,例如:硅的氮氧化物;铝、锂、钙、镁的氧化物或氟化物;钛、铪、锡、锑、锆、钽、锰、硫化锌的氧化物;第三族氮化物;第三族砷化物;第三族磷化物;以及掺杂上述材料的合金或其组成的化合物的掺杂比例进行调整。
请进一步参阅图4,其为本发明的多波长发光二极管磊晶结构的第四实施例示意图,其与前述实施例的主要差异在于进一步包含第四发光元件24,且各发光元件均包含有第一包覆层及第二包覆层。通过图4,描述在本发明中多波长发光二极管磊晶结构中,层叠设置的各发光元件的能隙大小、折射率高低、包覆层种类及厚度变化。
图4中,多波长发光二极管磊晶结构共设置有四个发光元件,分别为第一发光元件21、第二发光元件22、第三发光元件23以及第四发光元件24。第一发光元件21中设置有第一包覆层一211、第一发光层212以及第二包覆层一213;第二发光元件22中设置有第一包覆层二221、第二发光层222以及第二包覆层二223;第三发光元件23中设置有第一包覆层三231、第三发光层232以及第二包覆层三233;第四发光元件24中设置有第一包覆层四241、第四发光层242以及第二包覆层四243,上述各元件依序层叠设置于基板10上。其中,第一发光层212、第二发光层222、第三发光层232及第四发光层242均具有多重量子井结构,其能隙大小依序为第四发光层242>第三发光层232>第二发光层222>第一发光层212,也就是越接近出光面W1,其发光层的能隙越大。在一实施例中,第一发光元件21、第二发光元件22、第三发光元件23和第四发光元件24的能隙为0.640至1.70eV,较佳为0.512至5.12eV。
其中,出光面W1位于第二包覆层四243的上方,设置于较接近出光面W1的第四发光元件24的第一包覆层四241及第二包覆层四243的折射率至较远离出光面W1的第一发光元件21的第一包覆层一211及第二包覆层一213的折射率系依序递减;除此之外,在同一个发光元件中,第一包覆层及第二包覆层中较接近出光面W1的一个的折射率比较远离出光面W1的另一个高。亦即,其折射率大小依序为第二包覆层四243>第一包覆层四241>第二包覆层三233>第一包覆层三231>第二包覆层二223>第一包覆层二221>第二包覆层一213>第一包覆层一211。
发光元件中的第一包覆层及第二包覆层除了可通过所包含的材料及/或成分比例调整其折射率而影响发光方向之外,还可通过调整在第一包覆层及第二包覆层内部折射率材料的分布位置,使同一发光元件的发光层透过第一包覆层及第二包覆层的构成而产生全反射光路,进而可调整本发明的多波长发光二极管磊晶结构1的发光方向。或者,通过调整在各个发光元件中的第一包覆层及第二包覆层的折射率材料的分布位置构成波导结构,借以调整发光方向;或者,亦可选择性地在第一包覆层及第二包覆层通过调整材料的分布而形成表面粗化,其中表面粗化的方法包含湿式或干式,通过表面粗化结构的设置,进一步增加发光元件出光量。
在本实施例中,第一包覆层及第二包覆层可分别对应为电子/电洞注入层、电子/电洞传输层、电子/电洞局限层或其组合。在本发明的多波长发光二极管磊晶结构1中,设置于不同发光元件中但相邻设置的第一包覆层及第二包覆层具有不同的载子特性,举例而言,当第二包覆层一213为电子注入层及/或电子传输层,则第一包覆层二221对应为电洞注入层及/或电洞传输层。借此使相邻设置的第二包覆层一213及第一包覆层二221之间的接面构成p-n接面。此时,相邻设置的第二包覆层二223及第一包覆层三231中,第二包覆层二223若为电子注入层及/或电子传输层,则第一包覆层三231对应为电洞注入层及/或电洞传输层,同样地,相邻设置的第二包覆层三233及第一包覆层四241中,第二包覆层三233若为电子注入层及/或电子传输层,第一包覆层四241亦对应为电洞注入层及/或电洞传输层。除此之外,设置于同一发光元件中的第一包覆层及第二包覆层亦具有不同的载子特性,举例而言,在同一发光元件中,第一包覆层为电子注入层及/或电子传输层,第二包覆层则对应为电洞注入层及/或电洞传输层,借此使同一发光元件内的第一包覆层及第二包覆层分别提升注入发光层的电子/电洞,以增进发光效率。
其中,第一包覆层及第二包覆层的半导体材料中,可选用的p型半导体的掺杂物可包含镁、铍、锌、碳或其组合等,而可选用的n型半导体的掺杂物可包含硅、磷、砷、锑或其组合等。
在本实施例中,各发光元件的厚度具有自最接近出光面W1朝最远离出光面W1的方向递增的趋势。在图4的实施例中,第一发光元件21的整体厚度为H1,第二发光元件21的整体厚度为H2,第三发光元件23的整体厚度为H3,第四发光元件24的整体厚度为H4,出光面W1设置于第四发光元件24上,其中各个发光元件厚度比较为H1>H2>H3>H4。通过厚度的改变,亦可进而调整各发光元件的能隙大小。而,发光元件所包含的第一包覆层及第二包覆层,两者的厚度相异或相同。
请进一步参照图5,其为本发明的多波长发光二极管磊晶结构的第五实施例示意图。如图所示,在本实施例中,多波长发光二极管磊晶结构1包含基板20、黏合层70、反射层60、透明导电薄膜50以及设置于透明导电薄膜50上依序堆叠的若干个发光元件。发光元件设置的数量为三个以上,分别为第一发光元件21、第二发光元件22、第三发光元件23、……、及第N发光元件。
第一发光元件21包含第一包覆层一211、第一发光层212及第二包覆层一213;第二发光元件22包含第一包覆层二221、第二发光层222及第二包覆层二223;第三发光元件23包含第一包覆层三231、第三发光层232及第二包覆层三233;……;第N发光元件2N包含第一包覆层N 2N1、第N发光层2N2及第二包覆层N 2N3,且各发光元件的能隙大小依序为第N发光层2N2>……>第三发光层232>第二发光层222>第一发光层212。其中,N为大于3的整数,例如:多波长发光二极管磊晶结构1中的发光元件被设置为5层,也就是说其还包含第四发光元件24以及第五发光元件25。
其中,在本发明的一实施例中,相邻设置的第一包覆层及第二包覆层的厚度总合不超过1μm。举例而言,第二包覆层一213与第一包覆层二221的总厚度不超过1μm;第二包覆层二223与第一包覆层三231的总厚度不超过1μm。
其中,透明导电薄膜50包含沉积至一预定厚度或导电性的纳米银线(SilverNanowire,SNW或AgNWs)、纳米银粒子、纳米金粒子、纳米金线或纳米材料,以及可选地包含金属氧化物,例如:氧化铟锡(ITO)、氧化铟(InO)、氧化锡(SnO)、氧化镉锡(CTO)、氧化铝锡(ATO)、氧化铝锌(AZO)、氧化锌锡(ZTO)、氧化镓锌(GZO)、氧化锌(ZnO)、磷化镓(GaP)、氧化铟锌(IZO)、类钻碳薄膜(DLC)、氧化铟镓(IGO)、氧化镓铝锌(GAZO)、石墨烯(Graphene)等化合物或其混和物。透明导电薄膜50的厚度及导电性可通过增加或减少透明导电薄膜50生产阶段中的纳米银线或其他纳米材料密度进行配置。透明导电层50可降低电流拥挤效应(current crowding),从而让电流均匀扩散至本发明的磊晶结构。
在本发明的部分实施例中,透明导电薄膜50下方还设置有反射层60。反射层60的材质可为铝、铝合金、金、铟、锡、钛、铂、铋或其组合或其他高反射率材料制成,本发明所属技术领域中具有通常知识者,可视实际需要,弹性选择反射层60的材质。另,其厚度可根据制程以及在本发明多波长发光二极管磊晶结构1的发光元件所发出光的波长所需要而决定,通过反射层的设置,可使发光元件发射出照向反射层的光能被反射向出光面,进一步增加发光效率。
在本实施例中,反射层60下方还设置有用于黏合基板20的黏合层70。因本发明的磊晶方式亦可为颠倒长,例如可先在磊晶基板上依序磊晶成长能隙由高至低的第N发光元件2N、……、第三发光元件23、第二发光元件22及第一发光元件21,将具有黏合层70之另一基板20(或称为转置基板)黏附于第一发光组件21上并移除磊晶基板,接续进行翻转而使另一基板20位于底层,另一基板20上为第一发光组件21,第二发光组件22至第N发光组件2N依序位于第一发光组件21上,使得最终所得的多波长发光二极管磊晶结构1中越靠近出光面W1的发光元件中的发光层能隙越高。其中,通过黏合层70的设置,除了能黏合基板20与反射层60,黏合层70本身亦可反射发光单元所发出穿过反射层的光,使照向黏合层70的光被反射向出光面,除此之外,透过黏合层70的设置,使本发明的磊晶结构的散热效率提升,在施加高电流于本发明的磊晶结构时,本发明的磊晶结构仍能正常运作。
磊晶方式为颠倒长的情况下,其磊晶基板可和转置后所用的基板相同或不相同。在本实施例中,磊晶基板和转置后所用的基板为不同,转置后所用的基板可为和磊晶材料晶格不匹配的材质构成,例如树酯或氧化树脂。在其他实施例中,磊晶基板和转置后所用的基板为相同,也就是说,基板可为磊晶过程中所使用的同一基板,其为经移除光元件后的磊晶基板(此称原生基板),经翻转后再重复使用的基板(亦称为再生基板)。
在本实施例中,第二包覆层一213和第一包覆层二221之间、第二包覆层二223和第一包覆层三231之间、…等可进一步包含有利于提升发光效率的穿隧层,且其材料的选择和发光层一样。另,第二包覆层N 2N3上设置有窗口(Window),且透明导电薄膜50和第一包覆层一211之间,以及窗口上进一步设置有接触层(Contact layer),其材料可选自铝、镓、砷等。
综上所述,本发明的多波长发光二极管磊晶结构可依需求结合三层以上的发光层,使得仅通过单一发光二极管即可同时发出三种以上的波长,进而可发光涵盖更大的频谱范围,达到多种混光的目的。
本发明可以不同形式来实现,故不应被理解仅限于此处所陈述的实施例,相反地,对所属技术领域具有通常知识者而言,所提供的实施例将使本公开更加透彻与全面且完整地传达本发明的范畴,且本发明依所附的权利要求书来定义。
Claims (11)
1.一种多波长发光二极管磊晶结构,其特征在于,其包含:
基板;以及
至少三个发光元件,层叠地设置于所述基板上;
其中,相邻的二个所述发光元件中,设置于较接近出光面的所述发光元件的能隙比设置于较远离所述出光面的所述发光元件的能隙高。
2.如权利要求1所述的多波长发光二极管磊晶结构,其特征在于,每一所述发光元件包含发光层,所述发光层具有多重量子井结构。
3.如权利要求2所述的多波长发光二极管磊晶结构,其特征在于,至少一个所述发光元件进一步包含第一包覆层和第二包覆层,所述第一包覆层和所述第二包覆层位于以所述发光层为基准而相对的二侧,使所述发光层位于所述第一包覆层和所述第二包覆层之间,所述第一包覆层与所述第二包覆层的厚度相异。
4.如权利要求2所述的多波长发光二极管磊晶结构,其特征在于,至少一个所述发光元件进一步包含第一包覆层和第二包覆层,所述第一包覆层和所述第二包覆层位于以所述发光层为基准而相对的二侧,使所述发光层位于所述第一包覆层和所述第二包覆层之间,所述第一包覆层与所述第二包覆层的厚度相同。
5.如权利要求3或4所述的多波长发光二极管磊晶结构,其特征在于,相邻且分别设置有所述第一包覆层及所述第二包覆层的二个所述发光元件中,设置于较接近所述出光面的所述发光元件的所述第一包覆层及所述第二包覆层的折射率比设置于较远离所述出光面的所述发光元件的所述第一包覆层及所述第二包覆层的折射率高,且同一所述发光元件中,所述第一包覆层及所述第二包覆层中较接近所述出光面的一个的折射率比较远离所述出光面的另一个高。
6.如权利要求3或4所述的多波长发光二极管磊晶结构,其特征在于,所述第一包覆层及所述第二包覆层分别对应为电子/电洞注入层、电子/电洞传输层、电子/电洞局限层或其组合。
7.如权利要求3或4所述的多波长发光二极管磊晶结构,其特征在于,所述发光层、所述第一包覆层及所述第二包覆层分别独立地包含选自由铝、镓、铟、氮、砷及磷所组成的群组中的材料。
8.如权利要求3或4所述的多波长发光二极管磊晶结构,其特征在于,其中一个所述发光层的所述第一包覆层与相邻设置的另一个所述发光层的所述第二包覆层的总厚度不超过1μm。
9.如权利要求1所述的多波长发光二极管磊晶结构,其特征在于,所述多波长发光二极管磊晶结构的发光波段为紫外光或红外光。
10.如权利要求1所述的多波长发光二极管磊晶结构,其特征在于,所述基板包含转置基板。
11.如权利要求1所述的多波长发光二极管磊晶结构,其特征在于,所述基板与邻近所述基板的所述发光元件之间还设置有黏合层。
