Abstract

Three-dimensional memory and manufacturing method thereof
Technical Field
The present invention relates to a memory and a method for fabricating the same, and more particularly, to a three-dimensional memory and a method for fabricating the same.
Background
With the continued emphasis on highly integrated electronic devices, there is a continuing need for semiconductor memory devices that operate at higher speeds and lower powers and have increased device densities. To achieve this, devices with smaller dimensions and multi-layer devices with transistor cells arranged in horizontal and vertical arrays have been developed. The three-dimensional memory is an emerging flash memory type developed in the industry, the limitation caused by a two-dimensional or planar flash memory is solved by vertically stacking a plurality of layers of data storage units, the three-dimensional memory has excellent precision, higher storage capacity can be accommodated in a smaller space, storage equipment with the storage capacity being several times higher than that of the similar flash memory technology can be manufactured, the cost and the energy consumption are further effectively reduced, and the requirements of numerous consumer mobile equipment and the enterprise deployment with the severest requirements can be comprehensively met.
The conventional three-dimensional memory utilizes a source selection gate to control the conduction and the disconnection of a source end channel on a silicon substrate, so that current is conducted from a flash memory string to a common source contact.
As shown in fig. 1A to 1C, the conventional method for manufacturing a three-dimensional memory requires a process for thinning the back surface of a substrate and a process for extracting a back metal pad in sequence, and the above-mentioned method has the following disadvantages:
1. the need to thin the backside of the substrate by a hard mask deposition/photolithography/dry or wet etching/Chemical Mechanical Polishing (CMP) process is complicated and costly, and introduces additional problems (e.g., wafer defects);
2. silicon wafers are wasted and cannot be recycled after the bonding process.

The manufacturing method of the three-dimensional memory provided by the invention comprises the following steps:
providing a first wafer and a second wafer, wherein the first wafer comprises a first substrate and a first dielectric layer, and the upper part of the second wafer is a peripheral device of the three-dimensional memory;
forming a well region of an array unit of the three-dimensional memory in the first dielectric layer, and forming the array unit on the upper part of the first wafer;
bonding the first wafer and the second wafer, wherein a first bonding interface is formed between the array unit and the peripheral device;
and cutting the first wafer along a first cutting interface between the first dielectric layer and the first substrate, so that the first wafer is peeled off from the first substrate.
Preferably, in the method for manufacturing the three-dimensional memory provided by the present invention, the step of providing the first wafer may further include:
providing the first substrate and the third substrate;
forming the first dielectric layer in the third substrate;
bonding the first substrate and the third substrate, wherein a second bonding interface is formed between the first substrate and the first dielectric layer;

The peripheral interconnection layer covers the transistors for electrical signal conduction, and includes one or more interlayer insulating layers. The peripheral interconnect layer may further include one or more contacts in an interlayer insulating layer, and one or more interconnect conductor layers. The contact and interconnect conductor layers are made of conductive materials, which may be one or a combination of tungsten, cobalt, copper, aluminum, and metal silicide, or other suitable materials. The interlayer insulating layer is made of an insulating material, and may be one or a combination of silicon oxide, silicon nitride, silicon oxynitride and doped silicon oxide, or other suitable materials.

It can be understood by those skilled in the art that the hydrogen injection layer 12 is used as the first dielectric layer, and the porous silicon oxide layer 16 is formed in the first substrate 11, which is only a preferred solution provided in the present embodiment, and is mainly used for performing the subsequent cutting operation, so as to further simplify the process of thinning the back surface of the substrate. The separation of the first substrate 11 can be facilitated by providing the porous silicon oxide layer 16 to be distinguished from the hydrogen implantation layer 12.
In other embodiments, a person skilled in the art may also use other methods to cut the first wafer 10 to peel off the first substrate 11. Accordingly, when other methods are used to cut the first wafer 10, the first substrate 11 does not necessarily need to be on top, nor does the first substrate 11 necessarily need to have the porous silicon oxide layer 16 formed therein.

It will be understood by those skilled in the art that the step 206 provides the polishing process for the first cutting interface 31 after the first wafer 10 is cut, but this embodiment provides a preferred solution, which is mainly used to planarize the first cutting interface 31. forming a well region of an array unit of the three-dimensional memory in the first dielectric layer, and forming the array unit on the upper part of the first wafer;
bonding the first wafer and the second wafer, wherein a first bonding interface is formed between the array unit and the peripheral device;
and cutting the first wafer along a first cutting interface between the first dielectric layer and the first substrate, so that the first wafer is peeled off from the first substrate.
2. The method of manufacturing of claim 1, wherein the step of providing the first wafer further comprises:
providing the first substrate and a third substrate;
forming the first dielectric layer in the third substrate;
bonding the first substrate and the third substrate, wherein a second bonding interface is formed between the first substrate and the first dielectric layer;
and cutting the third substrate by taking the interface of the first dielectric layer in the third substrate as a second cutting interface, so that the first dielectric layer is stripped from the third substrate.
3. The method of manufacturing of claim 2, wherein forming the first dielectric layer in the third substrate further comprises:
and carrying out hydrogen injection treatment on the surface of the third substrate to form a hydrogen injection layer, wherein the first dielectric layer is the hydrogen injection layer.
4. The method of manufacturing of claim 3, wherein forming a well region of an array cell of the memory in the first dielectric layer further comprises:
performing ion implantation on the hydrogen injection layer to form the well region;
and high-temperature annealing is carried out so as to solidify the PN junction in the well region and degas the hydrogen injection layer into a hydrogen-rich layer.
5. The method of manufacturing of claim 2, wherein providing the first substrate further comprises:
performing a porous oxidation treatment in the first substrate to form a porous silicon oxide layer.
6. The method of manufacturing of claim 2, wherein bonding the first substrate to the third substrate further comprises:
and inverting the third substrate to enable the first dielectric layer to be bonded on the upper surface of the first substrate.
7. The manufacturing method according to claim 2, further comprising, after cutting the third substrate:
and polishing the second cutting interface.
8. The method of manufacturing of claim 1, wherein after dicing the first wafer, further comprising:
and polishing the surface of the first dielectric layer.
9. The manufacturing method according to claim 7 or 8, wherein the polishing treatment is chemical mechanical polishing.
10. The method of manufacturing of claim 1, wherein bonding the first wafer and the second wafer further comprises:
and inverting the first wafer to enable the array units to be bonded on the upper surface of the peripheral device, wherein the stripped first substrate is located on the top.
11. The method of manufacturing of claim 1, wherein bonding the first wafer and the second wafer further comprises:
inverting the second wafer to enable the peripheral devices to be bonded on the upper surfaces of the array units;
the step of dicing the first wafer further comprises:
and inverting the bonded first wafer and the bonded second wafer, wherein the peeled first substrate is positioned on the top.
12. The manufacturing method according to claim 1 or 2, wherein the cutting is performed by a smart cut process.
13. A three-dimensional memory manufactured by the manufacturing method according to any one of claims 1 to 12.
