本发明涉及一种防水型导热胶,包括石墨粉、丙烯酸胶水、石墨、增粘树脂、导热胶基体、磷酸二氢铝和改性丙烯酸低聚物,其原料各组分按重量计,所述石墨粉20‑30份、丙烯酸胶水15‑18份、石墨8‑15份、增粘树脂10‑15份、导热胶基体22‑26份、磷酸二氢铝3‑8份和改性丙烯酸低聚物3‑9份。本发明所述的导热胶具有的柔软性解决了传统导热材料脆性的问题,而采用本发明所述的导热胶制成的产品可大幅提高散热性,其可靠性高,导热性好,粘结能力强,耐磨、耐高温,稳定性好,无毒,环保并且具有节能环保的效果。
Description
技术领域
本发明涉及界面散热材料领域,尤其涉及一种防水型导热胶。
背景技术
随着微电子器件集成密度越来越高,微电子器件的散热需求也越来越高,因此,开发一种具有高导热性能的界面散热材料具有重要意义。由于导热胶具备环境友好性和低成本特点,已逐渐取代传统锡铅焊料互连材料。然而,传统导热胶发展过程也遇到一些瓶颈,如导热性能不高、密度大,稳定性不高等问题。
发明内容
本发明解决其技术问题所采用的技术方案是:提供一种防水型导热胶,其特征是:包括石墨粉、丙烯酸胶水、锌粉、增粘树脂、导热胶基体、磷酸二氢铝和改性丙烯酸低聚物,其原料各组分按重量计,所述石墨粉20-30份、丙烯酸胶水15-18份、锌粉8-15份、增粘树脂10-15份、导热胶基体22-26份、磷酸二氢铝3-8份和改性丙烯酸低聚物3-9份。
作为优选,所述的防水型导热胶,其特征是:其原料各组分按重量计,包含石墨粉20份、丙烯酸胶水15份、锌粉8份、增粘树脂10份、导热胶基体22份、磷酸二氢铝3份和改性丙烯酸低聚物3份。
作为优选,所述的防水型导热胶,其特征是:所述增粘树脂为有机硅树脂、乙炔碳黑、甲基苯基硅通过搅拌催化形成的混合物。
作为优选,所述的防水型导热胶,其特征是:由下述方法制备:
(1) 按重量份配比配置好各种原料 ;
(2) 将配置好的各种原料一一加入搅拌反应器中,抽真空至 0.2MPa,在转速为 60rpm的条件下搅拌 2h,即可制得防水型导热胶。

1.一种防水型导热胶,其特征是:包括石墨粉、丙烯酸胶水、锌粉、增粘树脂、导热胶基体、磷酸二氢铝和改性丙烯酸低聚物,其原料各组分按重量计,所述石墨粉20-30份、丙烯酸胶水15-18份、锌粉8-15份、增粘树脂10-15份、导热胶基体22-26份、磷酸二氢铝3-8份和改性丙烯酸低聚物3-9份。
2.如权利要求1所述的防水型导热胶,其特征是:其原料各组分按重量计,包含石墨粉20份、丙烯酸胶水15份、锌粉8份、增粘树脂10份、导热胶基体22份、磷酸二氢铝3份和改性丙烯酸低聚物3份。
3.如权利要求1-2所述的防水型导热胶,其特征是:所述导热胶基体为有机硅树脂、乙炔碳黑、甲基苯基硅通过搅拌催化形成的混合物。
4.如权利要求1-2所述的防水型导热胶,其特征是:由下述方法制备:
(1) 按重量份配比配置好各种原料 ;
(2) 将配置好的各种原料一一加入搅拌反应器中,抽真空至 0.2MPa,在转速为 60rpm的条件下搅拌 2h,即可制得防水型导热胶。
